で表される構造単位(1’)を繰り返し単位とし、その両末端にフェノール性水酸基を有する軟化点70〜200℃のフェノール性水酸基含有樹脂であって、前記一般式(1’)中、Xは水素原子又は下記一般式(1”)
で表される構造部位であり、かつ、前記一般式(1’)及び一般式(1”)中のRは下記一般式(2’)
で表される構造単位(I’)を繰り返し単位とし、その両末端にフェノール性水酸基を有する軟化点70〜200℃のフェノール性水酸基含有樹脂であって、前記一般式(1’)中、Xは水素原子又は下記一般式(1”)
1官能性芳香族カルボン酸又はその塩化物(a1−3)と芳香族ジカルボン酸又は芳香族ジカルボン酸塩化物(a1−2)との混合物とを反応させて得られる活性エステル樹脂(A)、及びエポキシ樹脂(B)を必須成分とすることを特徴とする熱硬化性樹脂組成物に関する。

本発明は、更に、上記熱硬化性樹脂組成物を有機溶剤に希釈したものを基材フィルム上に塗布し、乾燥させることによって得られるビルドアップフィルムに関する。
で表される構造部位(II)を介して結節され、かつ、前記ポリナフチレンオキサイド構造(I)の芳香核に、アリールカルボニルオキシ基を有する樹脂構造を有するものである。

であることが、硬化物における難燃性、耐熱性、及び誘電特性に優れたものとなる点から好ましい。

方法2:フェノール性水酸基含有樹脂(a1−1)に1官能性芳香族カルボン酸又はその塩化物(a1−3)を反応させた後、芳香族ジカルボン酸又は芳香族ジカルボン酸塩化物(a1−2)を反応させる方法。
で表されるナフチレンエーテル構造部位(α)が、下記構造式3−2
ノボラック型エポキシ樹脂を用いることが好ましい。
2)軟化点測定法:JIS K7234に準拠した。

5)FD−MS :日本電子株式会社製 二重収束型質量分析装置「AX505H(FD505H)」により測定した。
温度計、滴下ロート、冷却管、分留管、撹拌器を取り付けたフラスコに、2,7−ジヒドロキシナフタレンを160g(1.0モル)、ベンジルアルコール25g(0.25モル)、キシレン160g、パラトルエンスルホン酸・1水和物2gを仕込み、室温下、窒素を吹き込みながら撹拌した。その後、140℃に昇温し、生成する水を系外に留去しながら4時間攪拌した(同時に留去するキシレンは系内に戻す)。その後、150℃に昇温し、生成する水とキシレンを系外に留去しながら3時間攪拌した。反応終了後、20%水酸化ナトリウム水溶液2gを添加して中和した後、水分およびキシレンを減圧下除去してフェノール性水酸基含有樹脂(A−1)を178g得た。得られたフェノール性水酸基含有樹脂(A−1)は褐色固体であり、水酸基当量は178グラム/当量、軟化点は130℃であった。
得られたフェノール性水酸基含有樹脂(A−1)のGPCチャートを図1に示す。
従って2,7−ジヒドロキシナフタレン1モルにベンジル基が1モル結合した構造の化合物および2モル結合した構造の化合物であることを確認した。
従って、b.は、2,7−ジヒドロキシナフタレン2量体エーテル化合物であることを確認した。
従って、c.は、2,7−ジヒドロキシナフタレン3量体エーテル化合物および2,7−ジヒドロキシナフタレン2量体エーテルの1モルに2,7−ジヒドロキシナフタレンが1モル核脱水して生成した構造の3量体化合物であることを確認した。
従って、d.は、2,7−ジヒドロキシナフタレン4量体エーテル化合物および2,7−ジヒドロキシナフタレン3量体エーテルの1モルに2,7−ジヒドロキシナフタレンが1モル核脱水して生成した構造の4量体化合物であることを確認した。
従って、e.は、2,7−ジヒドロキシナフタレン5量体エーテル化合物および2,7−ジヒドロキシナフタレン4量体エーテルの1モルに2,7−ジヒドロキシナフタレンが1モル核脱水して生成した構造の5量体化合物および2,7−ジヒドロキシナフタレン3量体エーテルの1モルに2,7−ジヒドロキシナフタレンが2モル核脱水して生成した構造の5量体化合物であることを確認した。
従ってb〜eのそれぞれに1モルにベンジル基が1モル結合した構造の化合物および2モル結合した構造の化合物であることを確認した。
反応温度を150℃3時間とし、ベンジルアルコールの使用量を108g(1.0モル)に変え、キシレン160gを添加しなかった以外は合成例1と同様に反応を行い、フェノール性水酸基含有樹脂(A−2)を240g得た。このフェノール性水酸基含有樹脂(A−2)は褐色固体であり、水酸基当量は160グラム/当量、軟化点は77℃であった。
温度計、滴下ロート、冷却管、分留管、撹拌器を取り付けたフラスコにフェノール性水酸基含有樹脂(A−1)178gとメチルイソブチルケトン(以下、「MIBK」と略記する。]816gを仕込み、系内を減圧窒素置換し溶解させた。次いで、塩化ベンゾイル126.5g(0.90モル)を仕込みその後、窒素ガスパージを施しながら、系内を60℃以下に制御して、20%水酸化ナトリウム水溶液189.0gを3時間かけて滴下した。次いでこの条件下で1.0時間撹拌を続けた。反応終了後、静置分液し、水層を取り除いた。更に反応物が溶解しているMIBK相に水を投入して約15分間撹拌混合し、静置分液して水層を取り除いた。水層のPHが7になるまでこの操作を繰り返した。その後、デカンタ脱水で水分を除去し、続いて減圧脱水でMIBKを除去し、活性エステル樹脂(B−1)を得た。この活性エステル樹脂(B−1)の官能基当量は仕込み比より272グラム/当量、軟化点は125℃であった。またフェノール性水酸基に対するエステル化率は90%であった。MSスペクトルからフェノール性水酸基含有樹脂(A−1)に含まれるそれぞれの化合物に塩化ベンゾイルが脱塩酸を伴い反応する化合物のピークを活性エステル樹脂に確認した。13C−NMRの165ppmピークよりエステル基由来のカルボニルの炭素の生成を確認した。
塩化ベンゾイル70.3g(0.50モル)に変えた以外は合成例3と同様に反応し、活性エステル樹脂(B−2)を得た。この活性エステル樹脂(B−2)の官能基当量は仕込み比より230グラム/当量、軟化点は128℃であった。
温度計、滴下ロート、冷却管、分留管、撹拌器を取り付けたフラスコに活性エステル樹脂(B−1)272gとメチルイソブチルケトン(以下、「MIBK」と略記する。]816gを仕込み、系内を減圧窒素置換し溶解させた。次いで、イソフタル酸クロライド10.1g(0.05モル)を仕込みその後、窒素ガスパージを施しながら、系内を60℃以下に制御して、20%水酸化ナトリウム水溶液21gを3時間かけて滴下した。次いでこの条件下で1.0時間撹拌を続けた。反応終了後、静置分液し、水層を取り除いた。更に反応物が溶解しているMIBK相に水を投入して約15分間撹拌混合し、静置分液して水層を取り除いた。水層のPHが7になるまでこの操作を繰り返した。その後、デカンタ脱水で水分を除去し、続いて減圧脱水でMIBKを除去し、活性エステル樹脂(B−3)を得た。この活性エステル樹脂(B−3)の官能基当量は仕込み比より278グラム/当量、軟化点は135℃であった。またフェノール性水酸基に対するエステル化率は100%であった。得られた活性エステル樹脂のGPCチャートを図4に示す。MSスペクトル(図5)から活性エステル樹脂(B−1)に含まれるそれぞれの化合物にイソフタル酸クロライドが脱塩酸を伴い反応する化合物のピークを活性エステル樹脂(B−3)に確認した。13C−NMR(図6)の165ppmピークよりエステル基由来のカルボニルの炭素の生成を確認した。
活性エステル樹脂(B−2)230gに、イソフタル酸クロライド50.5g(0.25モル)に変えた以外は実施例1と同様に反応し、活性エステル樹脂(B−4)を得た。この活性エステル樹脂(B−4)の官能基当量は仕込み比より262グラム/当量、軟化点は175℃であった。
温度計、滴下ロート、冷却管、分留管、撹拌器を取り付けたフラスコに、合成例2で得られたフェノール性水酸基含有樹脂(A−2)160gとメチルイソブチルケトン(以下、「MIBK」と略記する。]480gを仕込み、系内を減圧窒素置換し溶解させた。次いで、イソフタル酸クロライド69.0g(0.34モル)、塩化ベンゾイル46.4g(0.33モル)を仕込みその後、窒素ガスパージを施しながら、系内を60℃以下に制御して、20%水酸化ナトリウム水溶液210gを3時間かけて滴下した。次いでこの条件下で1.0時間撹拌を続けた。反応終了後、静置分液し、水層を取り除いた。更に反応物が溶解しているMIBK相に水を投入して約15分間撹拌混合し、静置分液して水層を取り除いた。水層のPHが7になるまでこの操作を繰り返した。その後、デカンタ脱水で水分を除去し、続いて減圧脱水でMIBKを除去し、活性エステル樹脂(B−5)を得た。この活性エステル樹脂(B−5)の官能基当量は仕込み比より238グラム/当量、軟化点は189℃であった。またフェノール性水酸基に対するエステル化率は100%であった。MSスペクトルからフェノール性水酸基含有樹脂(A−2)に含まれるそれぞれの化合物に塩化ベンゾイルおよびイソフタル酸クロライドが脱塩酸を伴い反応する化合物のピークを活性エステル樹脂(B−5)に確認した。
温度計、滴下ロート、冷却管、分留管、撹拌器を取り付けたフラスコにフェノール樹脂(A−1)178gとメチルイソブチルケトン(以下、「MIBK」と略記する。]816gを仕込み、系内を減圧窒素置換し溶解させた。次いで、塩化ベンゾイル126.5g(0.90モル)とイソフタル酸クロライド10.1g(0.05モル)を仕込みその後、窒素ガスパージを施しながら、系内を60℃以下に制御して、20%水酸化ナトリウム水溶液210.0gを3時間かけて滴下した。次いでこの条件下で1.0時間撹拌を続けた。反応終了後、静置分液し、水層を取り除いた。更に反応物が溶解しているMIBK相に水を投入して約15分間撹拌混合し、静置分液して水層を取り除いた。水層のPHが7になるまでこの操作を繰り返した。その後、デカンタ脱水で水分を除去し、続いて減圧脱水でMIBKを除去し、活性エステル樹脂(B−6)を得た。この活性エステル樹脂(B−6)の官能基当量は仕込み比より272グラム/当量、軟化点は130℃であった。またフェノール性水酸基に対するエステル化率は100%であった。得られた活性エステル樹脂のGPCチャートを図7に示す。
フェノール性水酸基含有樹脂(A−1)をフェノールノボラック樹脂(DIC(株)製「フェノライト TD−2090」、水酸基当量105g/eq、軟化点120℃)105gに変えた以外は合成例3と同様(塩化ベンゾイル126.5g(0.90モル)を使用。)に反応し(使用)、活性エステル樹脂(B−7)を188g得た。この活性エステル樹脂(B−7)の官能基当量は仕込み比より199グラム/当量であった。
下記、表1記載の配合に従い、エポキシ樹脂として、フェノールノボラック型エポキシ樹脂(DIC(株)製「N−770」、エポキシ当量:183g/eq)、硬化剤として(B−3)〜(B−7)を配合し、更に、硬化触媒としてジメチルアミノピリジン0.5phrを加え、最終的に各組成物の不揮発分(N.V.)が58質量%となるようにメチルエチルケトンを配合して調整した。
基材:日東紡績株式会社製 ガラスクロス「#2116」(210×280mm)
プライ数:6 プリプレグ化条件:160℃
硬化条件:200℃、40kg/cm2で1.5時間、成型後板厚:0.8mm
粘弾性測定装置(DMA:レオメトリック社製固体粘弾性測定装置RSAII、レクタンギュラーテンション法;周波数1Hz、昇温速度3℃/min)を用いて、弾性率変化が最大となる(tanδ変化率が最も大きい)温度をガラス転移温度として評価した。
JIS−C−6481に準拠し、アジレント・テクノロジー株式会社製インピーダンス・マテリアル・アナライザ「HP4291B」により、絶乾後23℃、湿度50%の室内に24時間保管した後の試験片の1GHzでの誘電率および誘電正接を測定した。
UL−94試験法に準拠し、厚さ0.8mmの試験片5本用いて燃焼試験を行った。

なお、「自消」で示した評価結果は、V−1に要求される難燃性(ΣF≦250秒且つFmax≦30秒)は満たさないが、燃焼(炎のクランプ到達)には至らず消火したレベルである。
Claims (12)
- 下記一般式(1’)
で表される構造単位(1’)を繰り返し単位とし、その両末端にフェノール性水酸基を有する軟化点70〜200℃のフェノール性水酸基含有樹脂であって、前記一般式(1’)中、Xは水素原子又は下記一般式(1”)
- 下記一般式(1’)
で表される構造単位(I’)を繰り返し単位とし、その両末端にフェノール性水酸基を有する軟化点70〜200℃のフェノール性水酸基含有樹脂であって、前記一般式(1’)中、Xは水素原子又は下記一般式(1”)
1官能性芳香族カルボン酸又はその塩化物(a1−3)と芳香族ジカルボン酸又は芳香族ジカルボン酸塩化物(a1−2)との混合物とを反応させて得られる活性エステル樹脂(A)、及びエポキシ樹脂(B)を必須成分とすることを特徴とする熱硬化性樹脂組成物。 - 前記活性エステル樹脂(A)が、その樹脂構造中に有するアリールカルボニルオキシ基を1官能性の官能基とした場合の官能基当量が220〜350g/eq.の範囲となるものである請求項1、2、又は3記載の熱硬化性樹脂組成物。
- 請求項1〜4の何れか1つ記載のエポキシ樹脂組成物を硬化させて得られる硬化物。
- 下記一般式(1’)
で表される構造単位(I’)を繰り返し単位とし、その両末端にフェノール性水酸基を有する軟化点70〜200℃のフェノール性水酸基含有樹脂であって、前記一般式(1’)中、Xは水素原子又は下記一般式(1”)
- 下記一般式(1’)
で表される構造単位(I’)を繰り返し単位とし、その両末端にフェノール性水酸基を有する軟化点70〜200℃のフェノール性水酸基含有樹脂であって、前記一般式(1’)中、Xは水素原子又は下記一般式(1”)
1官能性芳香族カルボン酸又はその塩化物(a1−3)と芳香族ジカルボン酸又は芳香族ジカルボン酸塩化物(a1−2)との混合物とを反応させて得られる樹脂構造を有することを特徴とする活性エステル樹脂。 - 請求項1〜4の何れか1つに記載のエポキシ樹脂組成物における前記活性エステル樹脂(A)及び前記エポキシ樹脂(B)に加え、更に無機質充填材(C)を組成物中70〜95質量%となる割合で含有する熱硬化性樹脂組成物からなることを特徴とする半導体封止材料。
- 請求項1〜4の何れか1つに記載の熱硬化性樹脂組成物を有機溶剤に希釈したものを補強基材に含浸し、得られる含浸基材を半硬化させることによって得られるプリプレグ。
- 請求項1〜4の何れか1つに記載の熱硬化性樹脂組成物を有機溶剤に希釈したワニスを得、これを板状に賦形したものと銅箔とを加熱加圧成型することにより得られる回路基板。
- 請求項1〜4の何れか1つに記載の熱硬化性樹脂組成物を有機溶剤に希釈したものを基材フィルム上に塗布し、乾燥させることを特徴とするビルドアップフィルム。
