Description
〔1〕有機アミン、有機ホスホン酸および水を含有する剥離剤組成物であって、有機アミンの含有量が0.2〜30重量%、有機ホスホン酸の含有量が0.05〜10重量%、水の含有量が60〜99.75重量%であり、20℃における該組成物のpHが9〜13である剥離剤組成物、
〔2〕前記〔1〕記載の剥離剤組成物を用いて半導体基板または半導体素子を洗浄する、半導体基板または半導体素子の洗浄方法、ならびに
〔3〕前記〔2〕記載の洗浄方法を用いた洗浄工程を含む半導体基板または半導体素子の製造方法、
に関する。
このようにして得られた本発明の剥離剤組成物は、低温短時間でホール内のアッシング残渣をほぼ剥離できるにもかかわらず、金属配線、特にアルミニウムを含有する金属配線に対して優れた防食性を有する。
以下の構造を有する直径0.25μmのビアホールを形成した未洗浄のホール形成ウエハを1cm角に分断して評価用ウエハとした。
(ホール形成ウエハの構造)
SiO2(絶縁層)/TiN(バリア層)/Al-Cu(導電層)/TiN(バリア層)/下地
なお、ビアホールはバリア層を貫通し導電層まで到達している。
表1に示す組成(数値は重量%)の剥離剤組成物を調製し、以下の試験を行い、Tiを含む残渣(Ti残渣)に対する剥離性およびAlを含む金属配線(Al配線)に対する防食性の評価を行った。
FE-SEM(走査型電子顕微鏡)を用いて50000倍〜100000倍の倍率下で、未洗浄のホール形成ウエハのホール内のTi残渣およびAl配線を観察した。次いで、30mlの剥離剤組成物に25℃で1分間、ホール形成ウエハを浸漬した。その後、剥離剤組成物からホール形成ウエハを取り出し、30mlの超純水に25℃で1分間、ホール形成ウエハを浸漬した。この超純水への浸漬を2回繰り返した後、ホール形成ウエハに窒素ガスを吹き付けて乾燥した。乾燥後、FE-SEM(走査型電子顕微鏡)を用いて50000倍〜100000倍の倍率下で、ホール形成ウエハのホール内のTi残渣およびAl配線を観察し、試験前のホール形成ウエハのホール内のTi残渣およびAl配線と比較して、以下の評価基準に従って剥離性および防食性の評価を行った。
◎:残渣が完全に除去されている
○:残渣がほぼ除去されている
△:残渣が大部分残存している
×:残渣除去できず
◎:Al配線の腐食が全く確認されない
○:Al配線の腐食が一部発生している
△:Al配線の腐食が大部分発生している
×:Al配線の腐食が発生している
表2の記載の組成となるよう実施例5〜9の剥離剤組成物を調製した。
(1) 100ml容のポリエチレン容器に剥離剤組成物100gを入れ、25℃におけるpHを測定する。
(2) 40℃に調温した水浴中に(1)の剥離剤組成物の入った容器を浸漬し、マグネティックスターラーを用いて6時間、十分に攪拌する。
(3) (2)の操作の後、25℃まで冷却した剥離剤組成物のpHを測定し、(1)で測定したpHとの差を求め、試験前後のpH変化を算出する。
○:試験前後のpH変化が0.2未満
△:試験前後のpH変化が0.2以上0.5未満
×:試験前後のpH変化が0.5以上
Claims (5)
- 有機アミン、有機ホスホン酸および水を含有する剥離剤組成物であって、有機アミンの含有量が0.2〜30重量%、有機ホスホン酸の含有量が0.05〜10重量%、水の含有量が60〜99.75重量%であり、20℃における該組成物のpHが9〜13であり、該組成物における有機アミンと有機ホスホン酸との重量比(有機アミン/有機ホスホン酸)が、1/1〜7.5/1である、剥離剤組成物。
- アルミニウムを含有する金属配線を有する半導体基板または半導体素子の洗浄に用いる請求項1記載の剥離剤組成物。
- 請求項1又は2記載の剥離剤組成物を用いて半導体基板または半導体素子を洗浄する、半導体基板または半導体素子の洗浄方法。
- 枚葉式洗浄法により洗浄する請求項3記載の洗浄方法。
- 請求項3又は4記載の洗浄方法を用いた洗浄工程を含む半導体基板または半導体素子の製造方法。
