Description
図1は、本発明の実施の形態1に係る半導体製造装置および半導体製造方法において用いられるウェハカセット100を示す上面図である。また、図2は図1におけるA−A’断面図であり、図3は図1におけるB−B’断面図である。
Claims (5)
- 1枚の半導体基板(300)を収納する上面が開口したカセット(100)と、
前記半導体基板(300)にウェットエッチング処理を含む所定の処理を行うための複数の処理手段と、
前記複数の処理手段間において前記半導体基板(300)を収納した前記カセット(100)を搬送する搬送手段と、
前記カセット(100)に装着されることにより、前記カセット(100)に収納された前記半導体基板(300)が前記カセット(100)から落下するのを防止する基板落下防止治具(600)と
を備え、
前記カセット(100)は、
前記半導体基板(300)と略等しい形状の外周を有し前記半導体基板(300)の裏面を支える第一保持部(102)と、
前記第一保持部(102)より高い位置に前記外周に沿い形成され前記半導体基板(300)の側面を支える第二保持部(104)と
を有し、
前記基板落下防止治具(600)は、
前記カセット(100)に装着された場合に前記半導体基板(300)の外周を前記半導体基板(300)の表面側から支える環状の第三保持部(602)と、
前記第三保持部(602)の外側において前記第三保持部(602)よりも高い位置に形成され、前記カセット(100)に装着された場合に前記カセット(100)の前記第二保持部(104)に接触する第四保持部(604)と
を有し、
前記基板落下防止治具(600)が前記カセット(100)に装着された場合に、前記基板落下防止治具(600)の前記第三保持部(602)と、前記カセット(100)の前記第一保持部(102)との間に、前記半導体基板(300)の前記表面側と前記裏面側とに通じ、前記ウェットエッチング処理で用いられるエッチング液が流れることが可能な隙間(610)が形成される半導体製造装置。 - 請求項1に記載の半導体製造装置であって、
前記基板落下防止治具(600)の前記第三保持部(602)は、前記半導体基板(300)の側に複数の凸部を有する半導体製造装置。 - 請求項1又は請求項2に記載の半導体製造装置であって、
前記基板落下防止治具は、
環状をしている前記第三保持部(602)の中央開口部に当該中央開口部を横切るように設けられた支持枠(620)
をさらに有する半導体製造装置。 - 請求項1ないし請求項3のいずれか1項に記載の半導体製造装置であって、
前記半導体基板(300)を収納した前記カセット(100)を複数個収納するケース(500)をさらに備える半導体製造装置。 - (a)1枚の半導体基板(300)を上面が開口したカセット(100)に収納する工程と、
(b)ウェットエッチング処理を含む所定の処理を行うための複数の処理手段において前記半導体基板(300)をカセット(100)に収納した状態で処理する工程と、
(c)前記複数の処理手段間において前記半導体基板(300)を収納した前記カセット(100)を搬送する工程と、
(d)前記半導体基板(300)が収納された前記カセット(100)に基板落下防止治具(600)を装着する工程と
を備え、
前記カセット(100)は、
前記半導体基板(300)と略等しい形状の外周を有し前記半導体基板(300)の裏面を支える第一保持部(102)と、
前記第一保持部(102)より高い位置に前記外周に沿い形成され前記半導体基板(300)の側面を支える第二保持部(104)と
を有し、
前記基板落下防止治具(600)は、
前記カセット(100)に装着された場合に前記半導体基板(300)の外周を前記半導体基板(300)の表面側から支える環状の第三保持部(602)と、
前記第三保持部(602)の外側において前記第三保持部(602)よりも高い位置に形成され、前記カセット(100)に装着された場合に前記カセット(100)の前記第二保持部(104)に接触する第四保持部(604)と
を有し、
前記基板落下防止治具(600)が前記カセット(100)に装着された場合に、前記基板落下防止治具(600)の前記第三保持部(602)と、前記カセット(100)の前記第一保持部(102)との間に、前記半導体基板(300)の前記表面側と前記裏面側とに通じ、前記ウェットエッチング処理で用いられるエッチング液が流れることが可能な隙間(610)が形成され、
前記工程(b)は、
前記半導体基板(300)が収納された前記カセット(100)に前記基板落下防止治具(600)が装着された状態で、前記ウェットエッチング処理を行う工程
を含む半導体製造方法。
