Description
それ故、本発明は、紫外線発光ダイオード用の緑色、赤色、及び白色発光素子と、青色発光ダイオード用のブルーラグーン(bluelagoon)、ピンク、及び白色半導体発光装置と、長波長の紫外線及び青色領域帯をエネルギー源とする応用分野と、に適用することができる。
それと共に、発光ダイオード自体の製造工程における困難及び製造コストに関する問題を画期的に解決することができる。

Claims (10)
- 一般式が(A1−x−yEux(MI 0.5MIII 0.5)y)B2S4(ここでx+y<1)であり、ここで、Aは、Ba、Sr、Caよりなる群から選択された少なくとも1つの元素であり、Bは、Al、Ga、Inよりなる群から選択された少なくとも1つの元素であり、xは、0.01から0.1の範囲内に設定され、MIは、Li、Na、Kよりなる群から選択された少なくとも1つの元素であり、MIIIは、Sc、Y、Lu、Gd、Laよりなる群から選択された少なくとも1つの元素であり、yは、0<y<1の範囲内に設定されることを特徴とするチオガレート(thiogallate)系緑色蛍光体。
- 一般式がAx−aEuaGeSzであり、ここで、Aは、Ca、Srよりなる群から選択された少なくとも1つの元素であり、z=x+2であり、xは、2から5の範囲内に設定され、a/xは、0.0005から0.02の範囲内に設定されることを特徴とするアルカリ土類金属硫化物系赤色蛍光体。
- 青色光を放出する発光ダイオードと、
前記発光ダイオードの上部に設置され、前記発光ダイオードから放出された光により励起されて緑色光を放出するチオガレート緑色蛍光体と、
前記発光ダイオードの上部に設置され、前記発光ダイオードから放出された光により励起されて赤色光を放出するアルカリ土類金属硫化物系赤色蛍光体と、を含み、前記緑色光及び前記赤色光が前記発光ダイオードから放出された前記青色光の一部と混色されて白色光を放出することを特徴とする白色発光素子。 - 紫外線を放出する紫外発光ダイオードをさらに含み、
前記緑色蛍光体及び前記赤色蛍光体のうち少なくとも1つは、前記紫外発光ダイオードから放出された光により励起されて光を放出することを特徴とする請求項3に記載の白色発光素子。 - 透光性モールド材をさらに含み、
前記チオガレート緑色蛍光体及び前記アルカリ土類金属硫化物系赤色蛍光体は、前記透光性モールド材内に分散されることを特徴とする請求項3に記載の白色発光素子。 - 前記チオガレート系緑色蛍光体は、一般式(A1−x−yEux(MI 0.5MIII 0.5)y)B2S4(ここでx+y<1)であり、ここで、Aは、Ba、Sr、Caよりなる群から選択された少なくとも1つの元素であり、Bは、Al、Ga、Inよりなる群から選択された少なくとも1つの元素であり、xは、0.01から0.1の範囲内に設定され、MIは、Li、Na、Kよりなる群から選択された少なくとも1つの元素であり、MIIIは、Sc、Y、Lu、Gd、Laよりなる群から選択された少なくとも1つの元素であり、yは、0<y<1の範囲内に設定されることを特徴とする請求項3に記載の白色発光素子。
- 前記アルカリ土類金属硫化物系赤色蛍光体は、一般式がAx−aEuaGeSzであり、ここで、Aは、Ca、Srよりなる群から選択された少なくとも1つの元素であり、z=x+2であり、xは、2から5の範囲内に設定され、a/xは、0.0005から0.02の範囲内に設定されることを特徴とする請求項3に記載の白色発光素子。
- 前記アルカリ土類金属硫化物系赤色蛍光体は、一般式が(Ca、Sr)1−x−yEuxCy(S1−zSez)であり、ここで、Cは、Mn及びPbよりなる群から選択された少なくとも1つの元素であり、xは、0.0005から0.1の範囲内に設定され、yは、0から0.5の範囲内に設定され、zは、0から1の範囲内に設定されることを特徴とする請求項3に記載の白色発光素子。
- 前記アルカリ土類金属硫化物系蛍光体は、一般式が(Ca、Sr)1−x−yEuxPbySであり、ここで、xは、0.0005から0.01の範囲内に設定され、yは、0から0.5の範囲内に設定されることを特徴とする請求項8に記載の白色発光素子。
- 前記アルカリ土類金属硫化物系蛍光体は、組成によって600nmから660nmの範囲の波長の光を放出することを特徴とする請求項8に記載の白色発光素子。
