Description
Claims (1)
- 【特許請求の範囲】 1. 少なくとも一部が複数の積層構造物(2)を有するコーティング(6) で被覆された基板(1)であって、該構造物はそれぞれ、 a−C:Hとa−Si:Oの相互侵入網目構造を有し、上記基板に最も接近し ている第1のダイヤモンド状ナノコンポジット組成物層(3)と、 該第1層の上部にある第2のダイヤモンド状カーボン組成物層(4)と、 該第1層と第2層との間にある上記ダイヤモンド状ナノコンポジットとダイヤ モンド状カーボン組成物との混合物を含有する遷移層(5)と を含んでおり、積層構造物(2)の数が1層以上である場合、上記コーティング (6)は、連続的な積層構造物(2)の各ペアの間に挟まれた、上記ダイヤモン ド状カーボン及びダイヤモンド状ナノコンポジット組成物の混合物を含有する中 間層(7)を含む基板。 2. 前記第1層(3)の厚さが、0.1以上3μm以下である請求項1記載 の基板。 3. 前記第2層(4)は、前記第1層より薄く、厚さが0.1〜2μmであ る請求項2記載の基板。 4. 前記遷移層(5)の厚さが、0.1〜1μmである請求項1記載の基板 。 5. その外面にダイヤモンド状ナノコンポジット組成物を含む上部層(8) を前記コーティング(6)の上に有する請求項1記載の基板。 6. 前記ナノコンポジット組成物は、C、Si及びOの総量に比例してC4 0〜90%、Si5〜40%及びO5〜25%を含む請求項1記載の基板。 7. 前記第1層、第2層、遷移層及び中間層のうち少なくとも1層が遷移金 属でさらにドーピングされる請求項1記載の基板。 8. 前記第1層、第2層、遷移層及び中間層のうち少なくとも1層が不活性 ガス0.5〜5%を含む請求項1記載の基板。 9. a)真空室で前記第1層(3)を付着するステップであって、まず付着 すべき元素C、H、Si及びOを適正比率に含む流体有機前駆物質を連続的に導 入し、該前駆物質からプラズマを連続的に形成させ、該プラズマからの組成物を 負のバイアス電圧が加えられる基板上に付着するステップと、 b)前記前駆物質を炭化水素により漸進的に交換し、前駆物質と炭化水 素との混合物からプラズマを連続的に形成させ、プラズマ形態の前記混合物より 遷移層(5)をダイヤモンド状ナノコンポジット組成物(3)で被覆された負荷 電基板上に付着し、これによって前記混合組成物をダイヤモンド状ナノコンポジ ット組成物からダイヤモンド状カーボンに漸進的に変えていくステップと、 c)前記炭化水素からダイヤモンド状カーボン組成物層(4)のプラズ マ付着を連続して、1層以上の積層構造物(2)を付着すべき場合に、別個のそ のような積層構造物の付着を行うステップと、 d)まず、前記ステップc)から炭化水素を適切な有機前駆物質により 漸進的に交換し、炭化水素と前記前駆物質との混合物からプラズマを連続的に形 成させ、プラズマ形態の前記混合物から中間層(7)を前記構造物(2)で被覆 された負荷電基板上に付着することにより、前記混合組成物をダイヤモンド状カ ーボン組成物からダイヤモンド状ナノコンポジット組成物に漸進的に変えていく ステップと、 e)前記ステップa)〜c)を繰り返すステップと を含んでなる請求項1記載の被覆基板(1)を製作する方法。 10. 前記液状有機前駆物質がシロキサン、とりわけヘキサメチルジシロキサ ンである請求項9記載の方法。 11. 前記炭化水素がC1〜C5系の脂肪族炭化水素ガスである請求項9記載 の方法。 12. 前記炭化水素が芳香族炭化水素液体である請求項9記載の方法。 13. 前記液体がベンゼンまたは置換ベンゼンである請求項12記載の方法。 14. 前記プラズマが、高温フィラメントからの電子放出を用いる誘導プラズ マである請求項9記載の方法。 15. 前記誘導プラズマ付着は、フィラメント電流50〜150A、負フィラ メントDCバイアス電圧50〜300V及びプラズマ電流0.1〜20Aのフィ ラメントを用いる電子アシストDC放電を含む請求項14記載の方法。 16. 前記基板上にナノコンポジット組成物層を付着する場合、負DCバイア ス又は負RF自体バイアス電圧200〜1200Vを加え、またダイヤモンド状 カーボン組成物層を付着する場合は、負自体バイアス電圧150〜180Vを基 板に加えてプラズマからイオンを発生させる請求項9〜14のいずれか1項に記 載の方法。 17. 前記RF電圧の周波数が30〜1000kHzである請求項16記載の 方法。 18. 前記ステップa)〜e)のいずれかの間、真空室に不活性ガスを導入し 、成長層のイオン衝撃によりイオン化して混入させる請求項9記載の方法。 19. ダイヤモンド状ナノコンポジット組成物を付着する場合、シロキサン前 駆物質を真空室に導入するためのキャリアガスと混合し、該混合物を加熱して前 駆物質を蒸発させる請求項9記載の方法。 20. 前記キャリアガスが不活性ガス及び/又は炭化水素ガスを含む請求項1 9記載の方法。 21. 前記ステップa)〜e)のいずれかの間、スパッタリング又は加熱蒸発 により少なくとも一つの遷移金属を助付着する請求項9記載の方法。 22. 前記ステップa)を行う前に、基板を不活性ガスのイオン衝撃によりプ ラズマエッチングする請求項9記載の方法。
