[カルボキシル基含有不飽和樹脂溶液A-1の調製]
還流冷却管、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコ内に、クレゾールノボラック型エポキシ樹脂(新日鉄住金化学株式会社製、品番YDCN-700-10、エポキシ当量205)205質量部、ジエチレングリコールモノエチルエーテルアセテート110質量部、メトキノン0.2質量部、アクリル酸72質量部、及びトリフェニルホスフィン2質量部を投入して混合することで混合物を調製した。この混合物を、四つ口フラスコ中に空気を吹き込みながら、加熱温度115℃、加熱時間12時間の条件で攪拌しながら加熱して付加反応を進行させた。続いて、四つ口フラスコ内に更にテトラヒドロ無水フタル酸77質量部、及びジエチレングリコールモノエチルエーテルアセテート82質量部を添加した。そして、この混合物を加熱温度80℃、加熱時間3時間の条件で攪拌しながら加熱した。続いて、四つ口フラスコ内に更にグリシジルメタクリレート11.4質量部、及びジエチレングリコールモノエチルエーテルアセテート6質量部を添加した。そして、この混合物を加熱温度110℃、加熱時間8時間の条件で攪拌しながら加熱し、更に加熱温度80℃、加熱時間3時間の条件で攪拌しながら加熱した。このようにして得られた樹脂溶液をカルボキシル基含有不飽和樹脂溶液A-1とした。溶液A-1におけるカルボキシル基含有不飽和樹脂の、重量平均分子量は13020、固形酸価は65であり、含有量は65質量%であった。
[カルボキシル基含有不飽和樹脂溶液A-2の調製]
還流冷却管、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコ内に、フェノールノボラック型エポキシ樹脂(DIC株式会社製、品番EPICLON N-775、エポキシ当量189)189質量部、ジエチレングリコールモノエチルエーテルアセテート103質量部、メトキノン0.2質量部、アクリル酸72質量部、及びトリフェニルホスフィン2質量部を投入して混合することで混合物を調製した。この混合物を、四つ口フラスコ中に空気を吹き込みながら、加熱温度115℃、加熱時間12時間の条件で攪拌しながら加熱して付加反応を進行させた。続いて、四つ口フラスコ内に更にテトラヒドロ無水フタル酸77質量部、及びジエチレングリコールモノエチルエーテルアセテート80質量部を添加した。そして、この混合物を加熱温度80℃、加熱時間3時間の条件で攪拌しながら加熱した。続いて、四つ口フラスコ内に更にグリシジルメタクリレート11.4質量部、及びジエチレングリコールモノエチルエーテルアセテート6質量部を添加した。そして、この混合物を加熱温度110℃、加熱時間8時間の条件で攪拌しながら加熱し、更に加熱温度80℃、加熱時間3時間の条件で攪拌しながら加熱した。このようにして得られた樹脂溶液をカルボキシル基含有不飽和樹脂溶液A-2とした。溶液A-2におけるカルボキシル基含有不飽和樹脂の、重量平均分子量は7032、固形酸価は68であり、含有量は65質量%であった。
[カルボキシル基含有不飽和樹脂溶液B-1の調製]
還流冷却管、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコ内に、クレゾールノボラック型エポキシ樹脂(新日鉄住金化学株式会社製、品番YDCN-700-10、エポキシ当量205)205質量部、ジエチレングリコールモノエチルエーテルアセテート110質量部、メトキノン0.2質量部、アクリル酸72質量部、及びトリフェニルホスフィン2質量部を投入して混合することで混合物を調製した。この混合物を、四つ口フラスコ中に空気を吹き込みながら、加熱温度115℃、加熱時間12時間の条件で攪拌しながら加熱して付加反応を進行させた。続いて、四つ口フラスコ内に更にテトラヒドロ無水フタル酸77質量部、及びジエチレングリコールモノエチルエーテルアセテート82質量部を添加した。そして、この混合物を加熱温度80℃、加熱時間3時間の条件で攪拌しながら加熱した。このようにして得られた樹脂溶液をカルボキシル基含有不飽和樹脂溶液B-1とした。溶液B-1におけるカルボキシル基含有不飽和樹脂の、重量平均分子量は8080、固形酸価は80であり、含有量は65質量%であった。

[カルボキシル基含有不飽和樹脂溶液B-4の調製]
還流冷却管、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコ内に、ビスフェノールA型エポキシ樹脂(新日鉄住金化学株式会社製、品番YD-011、エポキシ当量473)473質量部、ジエチレングリコールモノエチルエーテルアセテート255質量部、メトキノン0.2質量部、アクリル酸72質量部、及びトリフェニルホスフィン2質量部を投入して混合することで混合物を調製した。この混合物を、四つ口フラスコ中に空気を吹き込みながら、加熱温度115℃、加熱時間15時間の条件で攪拌しながら加熱して付加反応を進行させた。続いて、四つ口フラスコ内に更にシクロヘキサン-1,2,4-トリカルボン酸-1,2-無水物99質量部、及びジエチレングリコールモノエチルエーテルアセテート92質量部を添加した。そして、この混合物を加熱温度80℃、加熱時間5時間の条件で攪拌しながら加熱した。続いて、四つ口フラスコ内に更にグリシジルメタクリレート11.4質量部、及びジエチレングリコールモノエチルエーテルアセテート6質量部を添加した。そして、この混合物を加熱温度110℃、加熱時間8時間の条件で攪拌しながら加熱し、更に加熱温度80℃、加熱時間3時間の条件で攪拌しながら加熱した。このようにして得られた樹脂溶液をカルボキシル基含有不飽和樹脂溶液B-4とした。溶液B-4におけるカルボキシル基含有不飽和樹脂の、重量平均分子量は5064、固形酸価は80であり、含有量は65質量%であった。
[カルボキシル基含有不飽和樹脂溶液B-5の調製]
還流冷却管、温度計、空気吹き込み管及び攪拌機を取り付けた四つ口フラスコ内に、クレゾールノボラック型エポキシ樹脂(新日鉄住金化学株式会社製、品番YDCN-700-10、エポキシ当量205)205質量部、ジエチレングリコールモノエチルエーテルアセテート110質量部、メトキノン0.2質量部、アクリル酸72質量部、及びトリフェニルホスフィン2質量部を投入して混合することで混合物を調製した。この混合物を、四つ口フラスコ中に空気を吹き込みながら、加熱温度115℃、加熱時間12時間の条件で攪拌しながら加熱して付加反応を進行させた。続いて、四つ口フラスコ内に更にテトラヒドロ無水フタル酸77質量部、及びジエチレングリコールモノエチルエーテルアセテート82質量部を添加した。そして、この混合物を加熱温度80℃、加熱時間3時間の条件で攪拌しながら加熱した。続いて、四つ口フラスコ内に更にイソホロンジイソシアネート4.5質量部、ジブチルスズラウレート0.06質量部、及びジエチレングリコールモノエチルエーテルアセテート5質量部を添加した。そして、この混合物を加熱温度85℃、加熱時間3時間の条件で攪拌しながら加熱した。このようにして得られた溶液の赤外吸収スペクトルでは、2260cm-1で示されるイソシアネート基による吸収が確認できない程度に消失していたため、イソホロンジイソシアネートが反応に消費されたことを確認した。その後、四つ口フラスコ内に更にグリシジルメタクリレート11.4質量部、及びジエチレングリコールモノエチルエーテルアセテート3質量部を添加した。そして、この混合物を加熱温度110℃、加熱時間8時間の条件で攪拌しながら加熱し、更に加熱温度80℃加熱時間3時間の条件で攪拌しながら加熱した。このようにして得られた樹脂溶液をカルボキシル基含有不飽和樹脂溶液B-5とした。溶液B-5におけるカルボキシル基含有不飽和樹脂の、重量平均分子量は18325、固形酸価は64であり、含有量は65質量%であった。
実施例1~15及び比較例1~8のそれぞれにおいて、表1~3に示す成分を3本ロールで混練して感光性樹脂組成物を得た。なお、表1~3に示される成分の詳細は次の通りである。
・結晶性エポキシ化合物A:トリス(2,3-エポキシプロピル)イソシアヌレ-ト(高融点型)、融点150~158℃;
・結晶性エポキシ化合物B:ハイドロキノン型結晶性エポキシ樹脂(新日鉄住金化学株式会社製、品番YDC-1312)、融点138~145℃;
・結晶性エポキシ化合物C:トリス(2,3-エポキシプロピル)イソシアヌレ-ト(低融点型)、融点98~107℃;
・非晶性エポキシ化合物溶液A:ビスフェノールAノボラック型エポキシ樹脂(DIC株式会社製、品番EPICLON N-865、軟化点64~72℃)を固形分含有量で75質量%となるようにジエチレングリコールモノエチルエーテルアセテートに溶解させた溶液;
・非晶性エポキシ化合物溶液B:クレゾールノボラック型エポキシ樹脂(新日鉄住金化学株式会社製、品番YDCN-700-7、軟化点68~78℃)を固形分含有量で75質量%となるようにジエチレングリコールモノエチルエーテルアセテートに溶解させた溶液;
・非晶性エポキシ化合物溶液C:フェノールノボラック型エポキシ樹脂(DIC株式会社製、品番EPICLON N-775、軟化点70~80℃)を固形分含有量で75質量%となるようにジエチレングリコールモノエチルエーテルアセテートに溶解させた溶液;・非晶性エポキシ化合物溶液D:クレゾールノボラック型エポキシ樹脂(DIC株式会社製、品番EPICLON N-695、軟化点90~100℃)を固形分含有量で75質量%となるようにジエチレングリコールモノエチルエーテルアセテートに溶解させた溶液;
・アシルフォスフィンオキサイド系光重合開始剤A:2,4,6-トリメチルベンゾイルジフェニルフォスフィンオキサイド(BASF社製、品番Irgacure TPO);
・アシルフォスフィンオキサイド系光重合開始剤B:ビス(2,4,6-トリメチルベンゾイル)-フェニルフォスフィンオキサイド(BASF社製、品番Irgacure 819);
・水素引抜型光重合開始剤A:2,4-ジエチルチオキサントン(日本化薬株式会社製、品番カヤキュアDETX-S);
・水素引抜型光重合開始剤B:4,4’-ビス(ジエチルアミノ)ベンゾフェノン(保土ヶ谷化学工業株式会社製、品番EAB);
・α-アミノアルキルフェノン系光重合開始剤:2-メチル-1-(4-メチルチオフェニル)-2-モルフォリノプロパン-1-オン(BASF社製、品番Irgacure 907);
・オキシムエステル系光重合開始剤:エタノン,1-[9-エチル-6-(2-メチルベンゾイル)-9H-カルバゾール-3-イル]-,1-(0-アセチルオキシム)(BASF社製、品番Irgacure OXE02);
・光重合性化合物:ジペンタエリスリトールヘキサアクリレート(日本化薬株式会社製、品番KAYARAD DPHA);
・メラミン:日産化学工業株式会社製、品番メラミンHM;
・黒色着色剤A:カーボンブラック(Pigment Black 7);

・消泡剤:シメチコン(ジメチコンとケイ酸の混合物)(信越シリコーン株式会社製、品番KS-66)。
各実施例及び比較例の感光性樹脂組成物を、ポリエチレンテレフタレート製のフィルム上にアプリケータで塗布してから、95℃で25分加熱することで乾燥させて、フィルム上に厚み30μmのドライフィルムを形成した。
各実施例及び比較例のテストピースを用いて、下記の評価試験を行った。その結果を後掲の表1~3に示す。
線幅100μmのソルダーダムの断面を観察し、ソルダーダム表面の線幅からソルダーダム底部の線幅を差し引いた値を求め、その結果を次に示すように評価した。
A:ソルダーダム表面の線幅からソルダーダム底部の線幅を引いた値が、25μm未満である。
B:ソルダーダム表面の線幅からソルダーダム底部の線幅を引いた値が、25μm以上35μm未満である。
C:ソルダーダム表面の線幅からソルダーダム底部の線幅を引いた値が、35μm以上50μm未満である。
D:ソルダーダム表面の線幅からソルダーダム底部の線幅を引いた値が、50μm以上である。
テストピースに形成されたソルダーダムに、セロハン粘着テープを貼り付けた後、このセロハン粘着テープを剥離する剥離試験(テープテスト)を行なった。この剥離試験の結果、残存したソルダーダムのうち、最も線幅の細いものの幅を測定した。その結果を以下の基準で評価した。
A:最も細いソルダーダムの線幅が、40μmである。
B:最も細いソルダーダムの線幅が、60μmである。
C:最も細いソルダーダムの線幅が、80μmである。
D:線幅が80μmのソルダーダムが形成されない、又は線幅が80μmのソルダーダムが剥離した。
室温下でテストピースを10%の硫酸水溶液に30分間浸漬した後、ソルダーレジスト層の外観を観察した。その結果を次に示すように評価した。
A:ソルダーレジスト層にふくれ、剥離、変色等の異常は認められない。
B:ソルダーレジスト層にふくれ、剥離等の異常はみとめられないが、変色が僅かに認められる。
C:ソルダーレジスト層に変色とともに、ふくれ、剥離等の異常が僅かに認められる。
D:ソルダーレジスト層にふくれ、剥離、変色等の異常が顕著に認められる。
水溶性フラックス(ロンドンケミカル社製、品番LONCO 3355-11)を、テストピースのソルダーレジスト層に塗布し、続いてソルダーレジスト層を260℃の溶融はんだ浴に10秒間浸漬してから水洗した。この処理を3回繰り返してから、ソルダーレジスト層の外観を観察し、その結果を次に示すように評価した。
A:ソルダーレジスト層にふくれ、剥離、変色等の異常は認められない。
B:ソルダーレジスト層にふくれ、剥離等の異常はみとめられないが、変色が僅かに認められる。
C:ソルダーレジスト層に変色とともに、ふくれ、剥離等の異常が僅かに認められる。
D:ソルダーレジスト層にふくれ、剥離、変色等の異常が顕著に認められる。
市販のメッキ液を用いて、テストピースに無電解ニッケルメッキと無電解金メッキを順次施した。その後、このソルダーレジスト層にセロハン粘着テープ剥離試験を行うことで、メッキ後のソルダーレジスト層と基板との密着状態、及びソルダーレジスト層の外観を確認した。その結果を、次のようにして評価した。
A:セロハン粘着テープ剥離試験でソルダーレジスト層の剥離は認められない。また、ソルダージスト層に変色は見られない。
B:セロハン粘着テープ剥離試験でソルダーレジスト層の剥離は認められないが、ソルダーレジスト層に若干の変色が見られる。
C:セロハン粘着テープ剥離試験でソルダーレジスト層の一部剥離が認められる。
D:セロハン粘着テープ剥離試験でソルダーレジスト層の大きな剥離が認められる。または、ソルダーレジスト層に強い変色が見られる。
テストピースを温度121℃の飽和水蒸気中に8時間放置した後、このテストピースのソルダーレジスト層の外観を観察した。その結果を次に示すように評価した。
A:ソルダーレジスト層にふくれ、剥離、変色等の異常は認められない。
B:ソルダーレジスト層にふくれ、剥離等の異常はみとめられないが、変色が僅かに認められる。
C:ソルダーレジスト層にふくれ、剥離、変色等の異常が僅かに認められる。
D:ソルダーレジスト層にふくれ、剥離、変色等の異常が顕著に認められる。
テストピースの導体配線(ライン幅/スペース幅が100μm/100μmのくし型電極)にDC12Vのバイアス電圧を印加しながら、テストピースを121℃、97%R.H.の試験環境下に100時間曝露した。この試験環境下におけるソルダーレジスト層のくし型電極間の電気抵抗値を常時測定し、その結果を次の評価基準により評価した。
A:試験開始時から100時間経過するまでの間、電気抵抗値が常に106Ω以上を維持した。
B:試験開始時から90時間経過するまでは電気抵抗値が常に106Ω以上を維持したが、試験開始時から100時間経過する前に電気抵抗値が106Ω未満となった。
C:試験開始時から80時間経過するまでは電気抵抗値が常に106Ω以上を維持したが、試験開始時から90時間経過する前に電気抵抗値が106Ω未満となった。
D:試験開始時から80時間経過する前に電気抵抗値が106Ω未満となった。
テストピースの銅箔上のソルダーレジスト層と基板上のソルダーレジスト層との各々の外観色を分光測色計(コニカミノルタセンシング株式会社製、型番CM-600d)で数値化し、その数値はL*a*b*表色系におけるL*値、a*値、及びb*値で示された。そして、銅箔上のソルダーレジスト層のL*値から基板上のソルダーレジスト層のL*値を差し引いたΔL*、銅箔上のソルダーレジスト層のa*値から基板上のソルダーレジストのa*値を差し引いたΔa*値、及び銅箔上のソルダーレジスト層のb*値から基板上のソルダーレジストのb*値を差し引いたΔb*値を求め、下記のように判定した。
A:銅箔上のソルダーレジスト層のL * 値が30以下であり、a*値が-5.0以上+5.0以下の範囲内であり、b*値が-5.0以上+5.0以下の範囲内であり、ΔL*値が-0.4以上+0.4以下の範囲内であり、Δa*値が-0.2以上+0.2未満の範囲内である。
B:銅箔上のソルダーレジスト層のL*値が30以下であり、a*値が-5.0以上+5.0以下の範囲内であり、b*値が-5.0以上+5.0以下の範囲内であり、ΔL*値が-0.4以上+0.4以下の範囲内であり、Δa*値が-0.3以上-0.2未満の範囲内又は+0.2以上+0.3未満の範囲内である。

D:銅箔上のソルダーレジスト層のL*値が30より大きい、又は銅箔上のソルダーレジスト層のa*値が-5.0以上+5.0以下の範囲外である、又は銅箔上のソルダーレジスト層のb*値が-5.0以上+5.0以下の範囲外である、又はΔL*値が-0.4以上+0.4以下の範囲外である、又はΔa*値が-0.4未満である、又はΔa*値が+0.4以上である。
以上から明らかなように、本開示に係る第一の態様の感光性樹脂組成物は、カルボキシル基含有不飽和樹脂(A)、着色剤(B)、光重合開始剤(C)、光重合性化合物(D)、エポキシ化合物(E)、及びメラミンとメラミン誘導体とのうちの少なくとも一方(F)を含有する。前記カルボキシル基含有不飽和樹脂(A)は、クレゾールノボラック骨格及びフェノールノボラック骨格の少なくとも一方とカルボキシル基とエチレン性不飽和基とを有する樹脂(A11)中のカルボキシル基の一部と、エポキシ基を有する不飽和基含有単量体(A12)中のエポキシ基とを反応させた構造を有する樹脂(A1)を含む。前記樹脂(A1)はウレタン結合を有しない。前記着色剤(B)は黒色着色剤(B1)を含む。前記光重合開始剤(C)は、アシルフォスフィンオキサイド系光重合開始剤(C1)及び水素引抜型光重合開始剤(C2)を含む。
Claims (11)
- カルボキシル基含有不飽和樹脂(A)、
着色剤(B)、
光重合開始剤(C)、
光重合性化合物(D)、
エポキシ化合物(E)、及び
メラミンとメラミン誘導体とのうちの少なくとも一方(F)を含有し、
前記カルボキシル基含有不飽和樹脂(A)は、クレゾールノボラック骨格及びフェノールノボラック骨格の少なくとも一方とカルボキシル基とエチレン性不飽和基とを有する樹脂(A11)中のカルボキシル基の一部と、エポキシ基を有する不飽和基含有単量体(A12)中のエポキシ基とを反応させた構造を有する樹脂(A1)を含み、
前記樹脂(A1)はウレタン結合を有さず、
前記着色剤(B)は黒色着色剤(B1)を含み、
前記光重合開始剤(C)は、アシルフォスフィンオキサイド系光重合開始剤(C1)及び水素引抜型光重合開始剤(C2)を含む、
感光性樹脂組成物。 - 前記樹脂(A1)の重量平均分子量は4000以上50000以下の範囲内である、
請求項1に記載の感光性樹脂組成物。 - 前記樹脂(A11)は、クレゾールノボラック骨格及びフェノールノボラック骨格の少なくとも一方とエチレン性不飽和基と二級の水酸基とを有する樹脂(a1)における二級の水酸基に、多塩基酸無水物(a2)を反応させた構造を有する樹脂(A11-1)を含む、
請求項1又は2に記載の感光性樹脂組成物。 - 前記樹脂(a1)は、クレゾールノボラック骨格及びフェノールノボラック骨格の少なくとも一方とエポキシ基とを有する化合物(a11)におけるエポキシ基と不飽和基含有カルボン酸(a12)におけるカルボキシル基とが反応した構造を有し、この反応により生じた二級の水酸基を有する、
請求項3に記載の感光性樹脂組成物。 - 前記エポキシ化合物(E)は、結晶性エポキシ化合物(E1)を含む、
請求項1から4のいずれか1項に記載の感光性樹脂組成物。 - 前記結晶性エポキシ化合物(E1)は、融点135℃以上の結晶性エポキシ化合物(E11)を含む、
請求項5に記載の感光性樹脂組成物。 - 前記エポキシ化合物(E)は、軟化点80℃以下の非晶性エポキシ化合物(E21)を含む、
請求項1から6のいずれか1項に記載の感光性樹脂組成物。 - 前記黒色着色剤(B1)は、カーボンブラックを含有する、
請求項1から7のいずれか1項に記載の感光性樹脂組成物。 - 銅箔上に厚み25μmの前記感光性樹脂組成物の硬化物からなる層を形成した場合に、前記層の表面のL*値が30以下、a*値が-5以上+5以下、及びb*値が-5以上+5以下である、
請求項1から8のいずれか1項に記載の感光性樹脂組成物。 - 請求項1から9のいずれか1項に記載の感光性樹脂組成物を含有する、
ドライフィルム。 - 請求項1から9のいずれか1項に記載の感光性樹脂組成物の硬化物を含むソルダーレジスト層を備える、
プリント配線板。
