Abstract
本開示の一実施形態の半導体発光素子は、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする窒化物半導体基板と、窒化物半導体基板上に設けられ、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなると共に、窒化物半導体基板の主面と(1-100)面とが交差する交線に沿った転位を有する第1層およびAly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなると共に、窒化物半導体基板の主面と(0001)面とが交差する交線に沿った転位を有する第2層が積層された下地層と、下地層上に設けられた活性層を含むデバイス層とを備える。
Description
本開示は、例えば窒化物半導体材料を用いた半導体発光素子に関する。
近年、光源用途として窒化物半導体を用いた青色帯域~緑色帯域の光を発する半導体レーザ(LD:Laser Diode)および発光ダイオード(LED:Light Emitting Diode)の開発が活発に行われている。その中でも、半極性や非極性の窒化物半導体は、ピエゾ電界の影響を小さくでき、長波長帯域の光を発する半導体発光素子を構成する上で効果的である。
GaInNからなる活性層を有する半導体発光素子の発光波長を長波長化するためには、インジウム(In)の組成を高くする必要がある。一般的な方法を用いて高In組成の活性層をGaN基板上に結晶成長させる場合、高In組成の活性層はGaN基板と格子整合しながら成長するため格子不整合度が高くなり、結晶欠陥や転位が導入されて結晶性が悪化する。
これに対して、例えば特許文献1では、GaN基板と光学素子構造との間に、ヘテロ界面周辺のミスフィット転位を空間的に制限することにより格子緩和された格子定数を有する層を設けた光学素子が開示されている。
ところで、窒化物半導体を用いた半導体発光素子では、発光特性の向上が求められている。
発光特性を向上させることが可能な半導体発光素子を提供することが望ましい。
本開示の一実施形態の半導体発光素子は、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする窒化物半導体基板と、窒化物半導体基板上に設けられ、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなると共に、窒化物半導体基板の主面と(1-100)面とが交差する交線に沿った転位を有する第1層およびAly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなると共に、窒化物半導体基板の主面と(0001)面とが交差する交線に沿った転位を有する第2層が積層された下地層と、下地層上に設けられた活性層を含むデバイス層とを備えたものである。
本開示の一実施形態の半導体発光素子では、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする窒化物半導体基板上に、層内の転位方向が互いに異なる下地層を2層設けるようにした。この2層の下地層は、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなる第1層と、Aly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなる第2層であり、それぞれの転位方向は、窒化物半導体基板の主面と(1-100)面と、および(0001)面とが交差する交線に沿った2方向である。これにより、十分に格子緩和された下地層が形成され、窒化物半導体基板の上方に形成される活性層の結晶性を改善する。
本開示の一実施形態の半導体発光素子によれば、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする窒化物半導体基板上に、上記のように、層内に互いに異なる転位方向を有するAlx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなる第1層と、Aly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなる第2層とが積層された下地層を形成するようにしたので、下地層の格子緩和が促進され、窒化物半導体基板の上方に形成される活性層の結晶品質が向上する。よって、優れた発光特性を有する半導体発光素子を提供することが可能となる。
なお、ここに記載された効果は必ずしも限定されるものではなく、本開示中に記載されたいずれの効果であってもよい。
以下、本開示における実施の形態について、図面を参照して詳細に説明する。以下の説明は本開示の一具体例であって、本開示は以下の態様に限定されるものではない。また、本開示は、各図に示す各構成要素の配置や寸法、寸法比等についても、それらに限定されるものではない。なお、説明する順序は、下記の通りである。

<1.実施の形態>
図1は、本開示の一実施の形態に係る半導体発光素子(半導体発光素子1)の断面構成を模式的に表したものである。この半導体発光素子1は、例えば可視領域、特に480nm以上の波長の光を出射する半導体レーザ(LD)あるいは発光ダイオード(LED)等である。本実施の形態の半導体発光素子1は、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11(窒化物半導体基板)上に、層内の転位方向が互いに異なる第1下地層12(第1層)および第2下地層13がこの順に積層されたものであり、第2下地層13(第2層)上には、さらに活性層(例えば、活性層23)を有するデバイス層20(デバイス)が設けられている。なお、図1は、半導体発光素子1の断面構成を模式的に表したものであり、実際の寸法,形状とは異なっている。
図1は、本開示の一実施の形態に係る半導体発光素子(半導体発光素子1)の断面構成を模式的に表したものである。この半導体発光素子1は、例えば可視領域、特に480nm以上の波長の光を出射する半導体レーザ(LD)あるいは発光ダイオード(LED)等である。本実施の形態の半導体発光素子1は、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11(窒化物半導体基板)上に、層内の転位方向が互いに異なる第1下地層12(第1層)および第2下地層13がこの順に積層されたものであり、第2下地層13(第2層)上には、さらに活性層(例えば、活性層23)を有するデバイス層20(デバイス)が設けられている。なお、図1は、半導体発光素子1の断面構成を模式的に表したものであり、実際の寸法,形状とは異なっている。
(1-1.半導体レーザの構成)
図2は、半導体発光素子1の一具体例としての半導体レーザ1Aの断面構成の一例を模式的に表したものである。半導体レーザ1Aは、例えば480nm以上のピーク波長を有するレーザ光を発振する窒化物系の半導体レーザであり、例えばレーザディスプレイやポインタ等の光源として用いられるものである。半導体レーザ1Aでは、上記基板11、第1下地層12および第2下地層13からなるテンプレート基板10上に、デバイス層20として、n型クラッド層21、n型ガイド層22、活性層23、p型ガイド層24、リッジ部25Xを有するp型クラッド層25、コンタクト層26およびp型クラッド層25の上面からリッジ部25Xの側面およびコンタクト層26の側面に設けられた電流狭窄層27が順に積層された構成を有する。基板11の裏面(上記デバイス層20の形成面とは反対側の面)およびコンタクト層26上には、それぞれ、下部電極31および上部電極32が設けられている。
図2は、半導体発光素子1の一具体例としての半導体レーザ1Aの断面構成の一例を模式的に表したものである。半導体レーザ1Aは、例えば480nm以上のピーク波長を有するレーザ光を発振する窒化物系の半導体レーザであり、例えばレーザディスプレイやポインタ等の光源として用いられるものである。半導体レーザ1Aでは、上記基板11、第1下地層12および第2下地層13からなるテンプレート基板10上に、デバイス層20として、n型クラッド層21、n型ガイド層22、活性層23、p型ガイド層24、リッジ部25Xを有するp型クラッド層25、コンタクト層26およびp型クラッド層25の上面からリッジ部25Xの側面およびコンタクト層26の側面に設けられた電流狭窄層27が順に積層された構成を有する。基板11の裏面(上記デバイス層20の形成面とは反対側の面)およびコンタクト層26上には、それぞれ、下部電極31および上部電極32が設けられている。
基板11は、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする窒化物半導体基板である。基板11の面方位は、例えば、(10-11)、(20-21)、(30-31)および(1-100)のうちのいずれかである。基板11の厚みは、例えば300μm~500μmである。
第1下地層12は、基板11上に設けられており、例えば、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)により構成されており、詳細は後述するが、基板11の主面と(1-100)面との交線方向に転位が導入されている(図6A参照)。第1下地層12は、高いインジウム(In)組成を有することが好ましい。例えば、第1下地層12のインジウム(In)組成x1は6%以上であることが好ましく、より好ましくは20%以上、さらに好ましくは30%以上である。上限については特に問わないが、第1下地層12の結晶成長の条件や成長後の表面状態を鑑みて、例えば50%以下であることが好ましい。第1下地層12の厚み(d1)は、例えば3nm以上であることが好ましく、より好ましくは10nm以上、さらに好ましくは15nm以上である。上限については、後述する第2下地層13よりも薄膜であることが好ましく、例えば50nm未満である。
第2下地層13は、第1下地層12上に設けられており、例えば、Aly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)により構成されており、詳細は後述するが、基板11の主面と(0001)面との交線方向に転位が導入されている(図6B参照)。第2下地層13は、第1下地層12よりも(In)組成が低いことが好ましく、例えば、第2下地層13のインジウム(In)組成y1は6%未満であることが好ましい。下限は0.5%以上であることが好ましく、より好ましくは2%以上、さらに好ましくは4%以上である。第2下地層13の厚み(d2)は、第1下地層12よりも厚膜であることが好ましく、例えば50nm以上であることが好ましく、より好ましくは、200nm以上、さらに好ましくは300nm以上である。上限については、表面の平坦性を鑑みて、1μm以下とすることが好ましい。
なお、上記第1下地層12および第2下地層13の上記転位方向は、層内において大部分、例えば80%以上を占めるものであり、上記以外の転位が導入されていてもよい。また、第1下地層12および第2下地層13には、それぞれ、n型ドーパントとして、例えばケイ素(Si)がドープされている。更に、図1および図2では、第1下地層12および第2下地層13をこの順に積層した例を示したがこれに限らず、第2下地層13上に第1下地層12を形成するようにしてもよい。
テンプレート基板10上のデバイス層20は、窒化物半導体により構成されている。窒化物半導体は、例えば、GaN、AlGaN、GaInN、または、AlGaInN等である。窒化物半導体には、所望に応じて、ホウ素(B)原子、タリウム(Tl)原子、ケイ素(Si)、酸素(O)、ヒ素(As)原子、リン(P)原子およびアンチモン(Sb)原子等が含まれていてもよい。
n型クラッド層21は、テンプレート基板10の第2下地層13上に設けられており、n型のドーパントとして、例えばシリコン(Si)がドープされたGaInNにより構成されている。
n型ガイド層22は、n型クラッド層21上に設けられており、n型のドーパントとして、例えばシリコン(Si)がドープされたGaInNにより構成されている。
活性層23は、n型ガイド層22上に設けられている。活性層23は、単一量子井戸構造または、障壁層を間に複数の量子井戸層が積層された多重量子井戸構造を有する。活性層23は、量子井戸層および障壁層共に、例えばAlaInbGacN(0≦a≦1,0≦b≦1,0<c≦1)からなる。量子井戸層はインジウム(In)を含んでいることが好ましく、AlGaInNにおけるIn組成は、例えば15%以上50%以下であることが好ましく、さらに好ましくは、20%以上50%以下である。活性層23の厚みは、例えば2nm以上10nm以下であることが好ましい。活性層23から発振されるレーザ光のピーク波長は、例えば480nm以上であることが好ましく、より好ましくは500nm以上である。
p型ガイド層24は、活性層23上に設けられており、例えばアンドープのGaInNにより構成されている。
p型クラッド層25は、p型ガイド層24上に設けられており、p型のドーパントとして、例えばマグネシウム(Mg)がドープされたAlGaNにより構成されている。p型クラッド層25の一部には、光導波路として、電流狭窄のための共振器方向(図2では、Z軸方向)に延長された細いストライプ状のリッジ部25Xが形成されている。リッジ部25Xは、例えば1μm~50μmの幅(図2ではX軸方向:w)を有し、例えば0.1~1μmの高さ(図2ではY軸方向:h)を有する。リッジ部25Xの共振器方向の長さは、例えば200μm以上3000μm以下であることが好ましい。
コンタクト層26は、p型クラッド層25のリッジ部25X上に設けられており、例えばマグネシウム(Mg)がドープされたGaNにより構成されている。
リッジ部25Xの側面を含むp型クラッド層25上およびコンタクト層26の側面には、例えば酸化ケイ素(SiO2)からなる電流狭窄層27が形成されている。
下部電極31は、基板11の裏面に形成されており、金属によって構成されている。下部電極31の一例としては、例えばチタン(Ti)、白金(Pt)および金(Au)を基板11側から順に積層した多層膜(Ti/Pt/Au)が挙げられる。下部電極31は、基板11等を介してn型クラッド層21と電気的に接続されていればよく、必ずしも基板11の裏面に形成されていなくてもよい。
上部電極32は、例えばコンタクト層26上から電流狭窄層27を間にリッジ部25Xの側面にかけて設けられており、下部電極31と同様に金属によって構成されている。上部電極32の一例としては、例えばパラジウム(Pd)、白金(Pt)および金(Au)をコンタクト層26の側から順に積層した多層膜(Pd/Pt/Au)が挙げられる。上部電極32は、電流狭窄をするように帯状に延長されており、この上部電極32に対応する活性層23の領域が発光領域となる。
(1-2.半導体レーザの製造方法)
本実施の形態の半導体レーザ1Aは、例えば以下のように製造することができる。図3は、半導体レーザ1Aの製造方法の流れを表したものであり、図4A~図4Cは、半導体レーザ1Aの製造方法を工程順に表したものである。
本実施の形態の半導体レーザ1Aは、例えば以下のように製造することができる。図3は、半導体レーザ1Aの製造方法の流れを表したものであり、図4A~図4Cは、半導体レーザ1Aの製造方法を工程順に表したものである。
まず、リアクター内に、例えば(20-21)面を成長の主面とするGaNよりなる基板11を用意する(ステップS101)。次に、図4Aに示したように、基板11の上面(結晶成長面)に、例えばMOCVD(Metal Organic Chemical Vapor Deposition;有機金属化学気相成長)法を用いて、第1下地層12および第2下地層13をこの順に形成する(ステップS102)。
続いて、図4Bに示したように、第2下地層13上に、例えばMOCVD法を用いてn型クラッド層21、n型ガイド層22、活性層23、p型ガイド層24、p型クラッド層25およびコンタクト層26を、この順に形成する(ステップS103)。
なお、MOCVDを行う際、ガリウムの原料ガスとしては、例えばトリメチルガリウム((CH3)3Ga)、アルミニウムの原料ガスとしては、例えばトリメチルアルミニウム((CH3)3Al)、インジウムの原料ガスとしては、例えばトリメチルインジウム((CH3)3In)をそれぞれ用いる。また、窒素の原料ガスとしてはアンモニア(NH3)を用いる。また、ケイ素の原料ガスとしては例えばモノシラン(SiH4)を用い、マグネシウムの原料ガスとしては例えばビス(シクロペンタジエニル)マグネシウム((C5H5)2Mg)を用いる。
続いて、図4Cに示したように、リッジ部25Xおよび電流狭窄層27を形成する(ステップS104)。具体的には、例えばコンタクト層26上にマスクを形成し、このマスクを利用して、例えばRIE(Reactive Ion Etching;反応性イオンエッチング)法によりコンタクト層26およびp型クラッド層25の一部を選択的に除去してリッジ部25Xを形成する。次に、p型クラッド層25およびコンタクト層26の上に、例えばSiO2膜を成膜したのち、リッジ部25Xの上面に開口を設けて電流狭窄層27を形成する。
続いて、コンタクト層26および電流狭窄層27上に、例えば蒸着法またはスパッタ法等を用いてパラジウム(Pd)、白金(Pt)および金(Au)を順に積膜したのち、例えばフォトリソグラフィ法を用いたエッチングにより所望の形状にパターニングして上部電極32を形成する。次に、基板11の裏面側を研磨して基板11を所定の厚さ、例えば90μmの厚みにしたのち、基板11の裏面に下部電極31を形成する(ステップS105)。
続いて、劈開により共振器端面を形成する(ステップS106)。また、共振器端面と平行方向のバー状に分割する。以上により、本実施の形態の半導体レーザ1Aが完成する。
その後、バー状の端面の一方に低反射率の絶縁膜を成膜し、他方に高反射率の絶縁膜を成膜したのち、バーをペレット化する。以降は、一般的な半導体レーザの製造方法に従って製造する。
本実施の形態の半導体レーザ1Aでは、下部電極31と上部電極32との間に所定の電圧が印加されると活性層23に電流が注入され、電子と正孔との再結合により発光が生じる。この光は、一対の共振器端面において繰り返し反射されたのち、一方の端面から所定の波長のレーザ光として出射する。このようにして、レーザ発振がなされる。
(1-3.作用・効果)
前述したように、近年、光源用途として窒化物半導体を用いた青色帯域~緑色帯域の光を発する半導体レーザおよび発光ダイオードの開発が活発に行われている。その中でも、半極性や非極性の窒化物半導体は、ピエゾ電界の影響を小さくでき、長波長帯域の光を発する半導体発光素子を構成する上で効果的である。
前述したように、近年、光源用途として窒化物半導体を用いた青色帯域~緑色帯域の光を発する半導体レーザおよび発光ダイオードの開発が活発に行われている。その中でも、半極性や非極性の窒化物半導体は、ピエゾ電界の影響を小さくでき、長波長帯域の光を発する半導体発光素子を構成する上で効果的である。
一般的な方法を用いてGaN基板上に形成される活性層はコヒーレントに成長している。GaInNからなる活性層を有する半導体発光素子の発光波長を長波長化するためには、インジウム(In)の組成を高くする必要があるが、Inの組成が高くなるとGaN基板との格子定数差が大きくなり、臨界膜厚を超えてしまう。これにより、活性層には結晶欠陥や転位が導入され、結晶性が悪化する。この問題を解決する方法としては、GaN基板上にヘテロ界面周辺のミスフィット転位を空間的に制限することにより格子緩和された格子定数を有する層を設けることで、GaN基板の主面を格子緩和させる方法が挙げられる。しかしながら、半極性面や非極性面を主面とするGaN基板は結晶の異方性を有するため、上記方法では十分に格子緩和させることが難しく、部分緩和となってしまう場合が多い。
これに対して、本実施の形態の半導体発光素子1(および半導体レーザ1A)では、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11上に、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなり、基板11の主面と(1-100)面との交線方向に沿った転位を有する第1下地層12と、Aly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなり、基板11の主面と(0001)面との交線方向に沿った転位を有する第2下地層13とを積層するようにした。
図5は、GaN基板の結晶面の立体配置と交差する(0001)面および(1-100)面の交線を表したものである。c軸から傾斜した面を主面とするGaN基板からなる基板11は、成長方向(基板主面に対する垂直方向)に対して異方性を有する。第1下地層12は、上述したように、高いインジウム(In)組成を有すると共に、例えば厚さ3nm以上50nm未満の薄膜として形成した場合、局所的に大きな歪がかかり、図6Aに示したように、GaN基板からなる基板11の主面と(1-100)面との交線方向に転位が導入される。第2下地層13は、上述したように、低いインジウム(In)組成を有すると共に、例えば厚さ50nm以上500nm以下の厚膜として形成した場合、第1下地層12よりも広範囲に歪がかかり、図6Bに示したように、基板11の主面と(0001)面との交線方向に転位が導入される。これら第1下地層12および第2下地層13を基板11上に積層することにより、基板11上に十分に格子緩和した下地層を形成することが可能となる。よって、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11の上方に形成される、活性層23の結晶性を改善することが可能となる。
以上のように、本実施の形態の半導体発光素子1(および半導体レーザ1A)では、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11上に、上記のように、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなり、基板11の主面と(1-100)面との交線方向に転位を有する第1下地層12と、Aly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなり、基板11の主面と(0001)面との交線方向に転位を有する第2下地層13とを積層するようにした。これにより、下地層による格子緩和が促進され、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11の上方に形成される活性層23の結晶品質が向上する。よって、優れた発光特性を有する半導体発光素子1(および半導体レーザ1A)を提供することが可能となる。特に、高いインジウム(In)組成を有する活性層23を備えた、例えば480nm以上の長波長帯域にピーク強度を有する半導体発光素子1(および半導体レーザ1A)の発光特性を向上させることが可能となる。
<2.変形例>
図7は、本開示の一実施の形態に係る半導体発光素子(半導体発光素子2)の断面構成を模式的に表したものである。この半導体発光素子2は、上記実施の形態と同様に、例えば可視領域、特に480nm以上の波長の光を出射する半導体レーザ(LD)あるいは発光ダイオード(LED)等である。本変形例の半導体発光素子2は、半導体発光素子1と同様に、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11上に、第1下地層12および第2下地層13がこの順に積層されたテンプレート基板40上に、活性層(例えば、活性層23)を有するデバイス層20(デバイス)が設けられたものである。本変形例では、テンプレート基板40として、基板11と第1下地層12との間、第1下地層12と第2下地層13との間、第2下地層13とデバイス層20との間に、それぞれ中間層44,45,46が設けられた点が上記実施の形態とは異なる。
図7は、本開示の一実施の形態に係る半導体発光素子(半導体発光素子2)の断面構成を模式的に表したものである。この半導体発光素子2は、上記実施の形態と同様に、例えば可視領域、特に480nm以上の波長の光を出射する半導体レーザ(LD)あるいは発光ダイオード(LED)等である。本変形例の半導体発光素子2は、半導体発光素子1と同様に、c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする基板11上に、第1下地層12および第2下地層13がこの順に積層されたテンプレート基板40上に、活性層(例えば、活性層23)を有するデバイス層20(デバイス)が設けられたものである。本変形例では、テンプレート基板40として、基板11と第1下地層12との間、第1下地層12と第2下地層13との間、第2下地層13とデバイス層20との間に、それぞれ中間層44,45,46が設けられた点が上記実施の形態とは異なる。
中間層44,45,46は、n型のドーパントとして、例えばシリコン(Si)がドープされたGaNにより構成されている。中間層44,45,46は、第1下地層12および第2下地層13が基板11よりも格子定数が大きなAlGaInNの4元混晶で構成されている場合に設けることが好ましい。中間層44,45,46の厚みは、例えば2nm以上100nm以下である。
以上のように、基板11よりも大きな格子定数を有するAlGaInN層により第1下地層12および第2下地層13を形成する場合には、基板11と第1下地層12との間、第1下地層12と第2下地層13との間、第2下地層13とデバイス層20との間に、例えばシリコン(Si)がドープされたGaNからなる中間層44,45,46をそれぞれ設けることで、平坦性を向上することが可能となる。これにより、上記実施の形態と同様の効果を得ることができる。
なお、中間層44,45,46は全て設ける必要はなく、いずれか1層を設けるようにしてもよい。
以上、実施の形態および変形例を挙げて本開示を説明したが、本開示は上記実施の形態等に限定されるものではなく、種々変形可能である。例えば、上記実施の形態において例示した半導体レーザ1Aの構成要素、配置および数等は、あくまで一例であり、全ての構成要素を備える必要はなく、また、他の構成要素をさらに備えていてもよい。
また、上記実施の形態等において説明した効果は一例であり、本開示の効果は、他の効果であってもよいし、更に他の効果を含んでいてもよい。
なお、本開示は以下のような構成であってもよい。

前記窒化物半導体基板上に設けられ、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなると共に、前記窒化物半導体基板の主面と(1-100)面とが交差する交線に沿った転位を有する第1層およびAly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなると共に、前記窒化物半導体基板の主面と(0001)面とが交差する交線に沿った転位を有する第2層が積層された下地層と、
前記下地層上に設けられた活性層を含むデバイス層と
を備えた半導体発光素子。

Claims (8)
- c面からm軸方向に60°以上90°以下の範囲で傾斜した面を主面とする窒化物半導体基板と、
前記窒化物半導体基板上に設けられ、Alx2Inx1Ga(1-x1-x2)N(0<x1<1,0≦x2<1)からなると共に、前記窒化物半導体基板の主面と(1-100)面とが交差する交線に沿った転位を有する第1層およびAly2Iny1Ga(1-y1-y2)N(0<y1<1,0≦y2<1)からなると共に、前記窒化物半導体基板の主面と(0001)面とが交差する交線に沿った転位を有する第2層が積層された下地層と、
前記下地層上に設けられた活性層を含むデバイス層と
を備えた半導体発光素子。 - 前記第1層のインジウム(In)組成x1および前記第2層のインジウム(In)組成y1は下記式(1)を満たす、請求項1に記載の半導体発光素子。
