Abstract

本発明が解決しようとする課題は、ポリシロキサン等のケイ素原子を含有する重合性化合物を含有し、基板への密着性及び微細パターンモールドでの離型性に優れ、かつ、モールド汚染が非常に少ないインプリント用硬化性組成物を提供することである。 分子中にケイ素原子を含有する重合性化合物(A)と、光重合開始剤(B)と、添加剤(C)とを含む光インプリント用硬化性組成物であって、前記添加剤(C)が、下記式(C1): 又は下記式(C2): [式(C1)中のR1は炭素数12~30のアルキル基であり、X1は水素原子又はアシル基であり、nは0~50の整数である。式(C2)中のX2及びX3は、各々独立に、水素原子又はアシル基を表し、p、q、rは各々独立に1~50の整数である。]で表される化合物であることを特徴とする、光インプリント用硬化性組成物を提供することで、上記課題を解決する。

Description

光インプリント用硬化性組成物及びそれを用いたパターン転写方法
 本発明は、基板密着性に優れ、モールド離型時にパターン欠陥とパターン倒れが無く、パターンモールド汚染の非常に少ないインプリント用硬化性組成物及びそれを用いたパターン形成方法に関する。
 ナノインプリント法は、光ディスク作製ではよく知られているエンボス技術を発展させ、凹凸のパターンを形成したモールドを、樹脂にプレスして力学的に変形させて微細パターンを精密に転写する技術である。その中でも光ナノインプリント法は、透明モールドや透明基板を通して光を照射し、光硬化性組成物を光硬化させて転写する技術であり、室温でのインプリントが可能になることから、寸法安定性の向上及びスループットの向上が期待されている。モールドを一度作製すれば、十~数百nmレベルのナノ構造体が簡単に繰り返して成型できるため経済的であるとともに、有害な廃棄・排出物が少ないナノ加工技術であるため、近年、様々な分野への応用が期待されている。
 光ナノインプリント法で形成された微細凹凸パターンは、例えば反射防止膜などの光学用途では透明性、耐熱性、耐候性、耐久性などの性能が要求され、またレジスト用途では耐酸性、耐溶剤性、ドライエッチング耐性などに優れたものであることが要求される。ポリシロキサン成分は有機材料にはない特徴的な性質を示すことから、ポリシロキサン成分を含有する光硬化性組成物のナノインプリントへの適用が検討されている。例えば、透明性や耐久性、そして低表面エネルギーが必要となるナノインプリント用樹脂モールド、または酸素ガスを主成分とするプラズマエッチングに供されるナノインプリントレジストとしての応用などが報告されている(特許文献1、2)。
 光ナノインプリント法の最大の課題は、光硬化性組成物にモールドを押し付け、光硬化させた後にモールドから引き剥がす際に発生する離型欠陥の問題である。離型欠陥としては、パターン倒れ、パターン欠損、基板剥がれ、充填不良、ゴミ・バブルによる欠陥などがある。一般的に、モールドパターンが微細に、かつアスペクト比が大きくなるほど離型性は悪くなる。最近、ナノインプリントを半導体分野に適用する試みが行われているが、パターン幅が20nm以下の超微細な転写パターンで、要求される欠陥密度は1個/cmという非常に高い目標値を掲げ、検討が進められている(非特許文献1)。
 ナノインプリントの離型性を改良する方法として、光硬化性組成物を硬化して得られたナノインプリント樹脂硬化物と、接触するモールド表面との親和性の調整が報告されている。例えば、非特許論文2では、モールド表面をフッ素系シランカップリング剤により離型処理を施し、接触するナノインプリント樹脂硬化物との接着仕事を低減することによって離型性を向上させる方法が報告されている。また、特許文献3では、モールドとの接着力を低減することを目的に、フッ素系界面活性剤を内添したインプリント材料が報告されている。また、特許文献4では、インプリント用硬化性組成物に潤滑剤を添加する方法が開示されている。
 しかしながら、モールド表面に離型処理を施す方法では、光硬化性組成物のモールドへの濡れ性が悪くなり、モールドへの充填に時間がかかり、スループットに不利となる。また、超微細なモールドへの離型処理は、充填不良又は転写パターン寸法の不均一化の原因となるため、モールドへの離型処理は実用的ではない。また、インプリント材料にフッ素系界面活性剤を内添する方法では、連続転写を行う際に界面活性剤がモールド側へ付着して汚染が進み、モールドへの濡れ性が徐々に悪くなる等の問題が生じる。また、潤滑剤を添加する方法でも、連続離型時のモールド汚染の問題だけでなく、硬化性組成物の下層膜に対する密着性が悪くなりパターン剥がれが発生しやすくなるなど、十分な方法とはいえない。さらに、ポリシロキサン成分を主成分とする硬化性組成物は、シロキサン結合の高い柔軟性により弾性率が低いため、100nm以下の微細なパターン又はアスペクト比の高いパターンを形成する際に、パターン倒れが起きやすくなってしまうという問題が生じていた。

 上述の通り、ナノインプリントの離型性を改良する方法についてこれまで検討されてきたが、ポリシロキサン成分を含有し、基板への密着性に優れ、微細パターンモールドを離型する際にパターン欠陥とパターン倒れが無く、更にモールドへの汚染が低減された組成物は得られていなかった。本発明が解決しようとする課題は、ポリシロキサン等のケイ素原子を含有する重合性化合物を含有し、基板への密着性及び微細パターンモールドでの離型性に優れ、かつ、モールド汚染が非常に少ないインプリント用硬化性組成物を提供することである。
 発明者らは鋭意検討した結果、分子中にケイ素原子を含有する重合性化合物と、光重合開始剤と、特定の添加剤とを含む光インプリント用硬化性組成物が、上記課題を解決できることを見出し、本発明を完成させた。
 すなわち本発明は、以下の項1~項15に関する。
項1.分子中にケイ素原子を含有する重合性化合物(A)と、光重合開始剤(B)と、添加剤(C)とを含む光インプリント用硬化性組成物であって、前記添加剤(C)が、下記式(C1)又は(C2)で表される化合物であることを特徴とする、光インプリント用硬化性組成物。

(但し、ここでいうHLB値とは、上記式(C1)で表される化合物中のRで表される基の式量をMR1、ポリエチレンオキシドユニットの式量をMEOとしたとき、(MEO/(MR1+MEO))×20で表される値をいう。)
項4.上記式(C1)において、nが0である項1~3の何れか一項に記載の光インプリント用硬化性組成物。
項5.上記式(C1)において、Xがアクリロイル基又はメタクリロイル基である、項1~4の何れか一項に記載の光インプリント用硬化性組成物。
項6.上記式(C2)で表される化合物のMEO/(MEO+MPO)で表される値が0.1~0.4である、項1に記載の光インプリント用硬化性組成物。

項7.上記式(C2)において、Xがアクリロイル基又はメタクリロイル基であり、Xが、アクリロイル基又はメタクリロイル基である、項1又は6に記載の光インプリント用硬化性組成物。
項8.前記添加剤(C)の含有量が0.1~5重量%である、項1~7何れか一項に記載の光インプリント用硬化性組成物。
項9.前記重合性化合物(A)が、2つ以上の重合性官能基を有するポリシロキサンである項1に記載の光インプリント用硬化性組成物。
項10.前記重合性化合物(A)が有する重合性官能基が、エチレン性不飽和結合である項9に記載の光インプリント用硬化性組成物。

 本発明の光インプリント用硬化性組成物は、基板密着性に優れ、モールド離型時にパターン欠陥とパターン倒れが無く、パターンモールド汚染が非常に少ないという極めて顕著な効果を奏する。
<重合性化合物(A)>
 本発明の重合性化合物(A)としては、分子中にケイ素原子を含有する重合性化合物であれば特に制限なく用いることができるが、硬化性の観点では2つ以上の重合性官能基を有するポリシロキサン構造を有するものが好ましく、当該重合性官能基がエチレン性不飽和結合であるものがより好ましい。また、ポリシロキサン成分の特徴的な性能を提供する用途の例として、例えばドライエッチング用レジストとして好適に用いられるためには、化合物中のケイ素原子の量は、好ましくは15重量%以上であり、より好ましくは20重量%以上である。本発明の重合性化合物(A)の例を以下に述べる。
 本発明の重合性化合物(A)は、市販品として入手が可能であり、その具体例としてX-22-174ASX、X-22-174BX、KF-2012、X-22-2426、X-22-2475、X-22-2445、X-22-1602、X-22-164、X-22-164AS、X-22-164A、X-22-164B、X-22-164C、X-22-164E、KR-513、X-40-2672B、X-40-9272B(以上、信越化学工業株式会社製)、AC-SQ TA-100、MAC-SQ TM-100、AC-SQ SI-20、MAC-SQ SI-20、MAC-SQ HDM(以上、東亞合成株式会社製)などを挙げることができる。
 本発明の重合性化合物(A)は、(メタ)アクリレート基を有する市販の原料を用いて合成することも可能である。前記(メタ)アクリレート基を有する市販の原料としては、例えば、3-アクリロイルオキシプロピルトリメトキシシラン、3-アクリロイルオキシプロピルトリエトキシシラン、3-メタクリロイルオキシプロピルトリメトキシシラン、3-アクリロイルオキシプロピルトリクロロシラン、2-メタクリロイルオキシプロピルメチルジメトキシシラン、2-ヒドロキシエチルアクリレート、2-ヒドロキシエチルメタクリレート、2-ヒドロキシエチルアクリレート、ヒドロキシプロピルアクリレート、4-ヒドロキシブチルアクリレート、アリルアクリレート、アリルメタクリレート等を挙げることができる。
 本発明の重合性化合物(A)の合成方法は、特に限定はなく、公知慣用の方法を用いることができる。例えば、重合性不飽和基とアルコキシシラン基とを有する化合物を原料としてゾルゲル反応によりポリシロキサン構造を形成する方法や、重合性不飽和基と水酸基とを有する化合物およびSiCl基を有するシリコーン化合物を原料として脱塩酸反応で合成する方法、重合性不飽和基と水酸基とを有する化合物およびアルコキシシラン基を有するシリコーン化合物を原料としてエステル交換で合成する方法、複数のビニル基を有する化合物およびSiH基を有するシリコーン化合物を原料としてヒドロシリル化反応による合成する方法等、を挙げることができる。本発明の重合性化合物(A)の合成方法の一例を以下に詳述するが、本発明の重合性化合物(A)はこれらに限定されるべきものではない。
<ビニル系重合体セグメントとポリシロキサンセグメントとがグラフト構造またはブロック構造により化学的に結合した化合物の例>
 本発明の重合性化合物(A)は、分子中にケイ素原子を含有していれば、ケイ素を含有しないセグメントと化学的に結合していてもよい。例えば、ビニル系重合体セグメントの側鎖としてポリシロキサンセグメントを化学的に結合したグラフト構造を有する化合物や、ビニル系重合体セグメントとポリシロキサンセグメントとが化学的に結合したブロック構造を有する化合物等が挙げれられる。例えば、ビニル系重合体セグメントとポリシロキサンセグメントとが一般式(1)で表される構造により結合された化合物が挙げられる。

 前記ビニル系重合体セグメントは、例えば、アクリル系重合体、ビニルエステル系重合体、芳香族系ビニル系重合体、ポリオレフィン系重合体等のビニル重合体セグメント等が挙げられる。ビニル系重合体セグメントは、汎用の(メタ)アクリルモノマーを重合または共重合させて得られる。(メタ)アクリルモノマーとしては特に限定はなく、またビニルモノマーも共重合可能である。例えば、メチル(メタ)アクリレート、エチル(メタ)アクリレート、n-プロピル(メタ)アクリレート、n-ブチル(メタ)アクリレート、イソブチル(メタ)アクリレート、tert-ブチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、ラウリル(メタ)アクリレート等の炭素原子数が1~22のアルキル基を有するアルキル(メタ)アクリレート類;ベンジル(メタ)アクリレート、2-フェニルエチル(メタ)アクリレート等のアラルキル(メタ)アクリレート類;シクロヘキシル(メタ)アクリレート、イソボルニル(メタ)アクリレート、ジシクロペンテニル(メタ)アクリレート、ジシクロペンテニルオキシエチル(メタ)アクリレート、ジシクロペンタニル(メタ)アクリレート、アダマンチル(メタ)アクリレート等のシクロアルキル(メタ)アクリレート類;2-メトキシエチル(メタ)アクリレート、4-メトキシブチル(メタ)アクリレート等のω-アルコキシアルキル(メタ)アクリレート類;スチレン、α-メチルスチレン、o-メチルスチレン、m-メチルスチレン、p-メチルスチレン、1,3-ジメチルスチレン、ビニルナフタレン、ビニルアントラセン等のビニル芳香族類;酢酸ビニル、プロピオン酸ビニル、ピバリン酸ビニル、安息香酸ビニル等のカルボン酸ビニルエステル類;クロトン酸メチル、クロトン酸エチル等のクロトン酸のアルキルエステル類;ジメチルマレート、ジ-n-ブチルマレート、ジメチルフマレート、ジメチルイタコネート等の不飽和二塩基酸のジアルキルエステル類;エチレン、プロピレン等のα-オレフィン類;エチルビニルエーテル、n-ブチルビニルエーテル等のアルキルビニルエーテル類;シクロペンチルビニルエーテル、シクロヘキシルビニルエーテル等のシクロアルキルビニルエーテル類;N,N-ジメチル(メタ)アクリルアミド、N-(メタ)アクリロイルモルホリン、N-(メタ)アクリロイルピロリジン、N-ビニルピロリドン等の3級アミド基含有モノマー類等が挙げられる。
 前記ビニル系重合体セグメントに、分子中にビニル基を有する有機官能基とケイ素に結合した加水分解性の基とを有する化合物を用いて共重合させ、ケイ素に結合した加水分解性の基をグラフト点として利用してもよい。ケイ素に結合した加水分解性の基の加水分解反応とそれに後続する脱水縮合反応とにより、前記ポリシロキサンセグメントと一般式(1)で表される構造により結合された化合物が得られる。分子中にビニル基を有する有機官能基とケイ素に結合した加水分解性の基とを有する化合物としては特に限定はなく、例えば、ビニルトリメトキシシラン、ビニルトリエトキシシラン、p-スチリルトリメトキシシラン、3-メタクリロキシプロピルジメトキシシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルメチルジエトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、3-アクリロキシプロピルトリメトキシシラン等を用いることができる。
 前記モノマーを共重合させる際の重合方法、溶剤、あるいは重合開始剤にも特に限定はなく、公知の方法によりビニル系重合体セグメントを得ることができる。例えば、塊状ラジカル重合法、溶液ラジカル重合法、非水分散ラジカル重合法等の種々の重合法により、2,2’-アゾビス(イソブチロニトリル)、2,2’-アゾビス(2,4-ジメチルバレロニトリル)、2,2’-アゾビス(2-メチルブチロニトリル)、tert-ブチルパーオキシピバレート、tert-ブチルパーオキシベンゾエート、tert-ブチルパーオキシ-2-エチルヘキサノエート、ジ-tert-ブチルパーオキサイド、クメンハイドロパーオキサイド、ジイソプロピルパーオキシカーボネート等の重合開始剤を使用してビニル系重合体セグメントを得ることができる。
 前記ポリシロキサンセグメントは、例えば、分子中に有機官能基とケイ素に結合した脱離性もしくは加水分解性の基を有する化合物の、加水分解反応とそれに後続する脱水縮合反応とにより得られる。分子中に有機官能基とケイ素に結合した脱離性もしくは加水分解性の基を有する汎用の化合物しては特に限定はない。例えば、メチルトリメトキシシラン、ジメチルジメトキシシラン、フェニルトリメトキシシラン、メチルトリエトキシシラン、ジメチルジエトキシシラン、フェニルトリエトキシシラン、n-プロピルトリメトキシシラン、n-プロピルトリエトキシシラン、ヘキシルトリメトキシシラン、ヘキシルトリエトキシシラン、オクチルトリエトキシシラン、デシルトリメトキシシラン、ビニルトリメトキシシラン、ビニルトリエトキシシラン、2-(3,4―エポキシシクロヘキシル)エチルトリメトキシシラン、3-グリシドキシプロピルメチルジメトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、3-グリシドキシプロピルトリエトキシシラン、p-スチリルトリメトキシシラン、3-メタクリロキシプロピルジメトキシシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルメチルジエトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、3-アクリロキシプロピルトリメトキシシラン等が挙げられる。重合性化合物(A)は重合性を有するため、分子中に重合性官能基を導入するためには、ビニルトリメトキシシラン、ビニルトリエトキシシラン、2-(3,4―エポキシシクロヘキシル)エチルトリメトキシシラン、3-グリシドキシプロピルメチルジメトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、3-グリシドキシプロピルトリエトキシシラン、p-スチリルトリメトキシシラン、3-メタクリロキシプロピルジメトキシシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルメチルジエトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、3-アクリロキシプロピルトリメトキシシラン等を共重合させることが好ましい。
<重合性官能基を有する基Qを含有し、分子中にケイ素原子を含有する化合物の例>
 本発明の重合性化合物(A)は、下記一般式(2)で表される重合性官能基を有する基Qを含有し、分子中にケイ素原子を含有する化合物であってもよい。

(上記一般式(2)において、酸素原子はケイ素原子に結合し、Yは重合性官能基を表し、Rはヘテロ原子を含んでもよい非置換または置換の炭素数1~25のアルキル基、又は、直接結合を表す)
 前記重合性官能基を有する基Qにおける重合性官能基とは、例えばラジカル重合性官能基が挙げられる。ラジカル重合性官能基としては、具体的にはビニル基、(メタ)アクリロイル基、アリル基、イソプロペニル基、スチリル基、ビニロキシ基、ビニロキシカルボニル基、ビニルカルボニル基、N-ビニルアミノ基等が挙げられ、特に好ましくは(メタ)アクリロイル基である。重合性官能基を有する基Qとは、上記重合性官能基を有する基であればよい。
 一般式(2)で表される重合性官能基を有する基Qとしては、例えば以下のような構造が挙げられる。

 本発明の重合性化合物(A)の一例としては、直鎖状であっても分岐状であってもかまわない。例えば、以下のような構造が挙げられる。

 ポリシロキサン成分の特徴的な性能を提供する用途の例として、例えばドライエッチング用レジストとして好適に用いられるためには、重合性化合物(A)は、ケイ素原子を5個以上有する構造であることが好ましい。これは、分子中にケイ素原子が5個以上あることで、ドライエッチングにより表面に生じた生成物の脱離および揮発が抑制されるためである。
<分子中にケイ素原子を含有しない重合性化合物>
 本発明の硬化性組成物は、分子中にケイ素原子を含有する重合性化合物(A)とは別に、ポリシロキサン成分の特徴的な性能(例えばドライエッチング耐性)を損なわない範囲で、分子中にケイ素原子を含有しない重合性化合物を含有しても構わない。分子中にケイ素原子を含有しない重合性化合物が有する重合性基は、前記分子中にケイ素原子を含有する重合性化合物(A)の有する重合性基と反応する基であることが好ましく、例えば分子中にケイ素原子を含有する重合性化合物(A)の有する重合性基が(メタ)アクリロイル基である場合、分子中にケイ素原子を含有しない重合性化合物の有する重合性基も(メタ)アクリロイル基であることが好ましい。

 前記分子中にケイ素原子を含有しない重合性化合物の含有量は、重合性化合物(A)に対して20重量%以下であることが好ましく、10重量%以下であることがさらに好ましい。20重量%以下であれば、分子中にケイ素原子を含有する重合性化合物の特徴である、耐酸性や耐候性、ドライエッチング耐性を損なわない。
<光重合開始剤(B)>
 本発明で用いる光重合開始剤(B)としては、具体的には2,2-ジメトキシ-1,2-ジフェニルエタン-1-オン、1-ヒドロキシ-シクロヘキシル-フェニル-ケトン、1-[4-(2-ヒドロキシエトキシ)-フェニル]-2-ヒドロキシ-2-メチル-1-プロパン-1-オン、2-メチル-1-[4-(メチルチオ)フェニル]-2-モルフォリノプロパン-1-オン、2-ベンジル-2-ジメチルアミノ-1-(4-モルフォリノフェニル)-ブタノン-1、ビス(2,4,6-トリメチルベンゾイル)-フェニルフォスフィンオキサイド、2-ヒドロキシ-1-{4-[4-(2-ヒドロキシ-2-メチル-プロピオニル)-ベンジル]-フェニル}-2-メチル-プロパン、1,2-オクタンジオン,1-[4-(フェニルチオ)-,2-(O-ベンゾイルオキシム)]、2-ヒドロキシ-2-メチル-1-フェニル-プロパン-1-オン、フェニルグリオキシリックアシッドメチルエステル、2,4,6-トリメチルベンゾイル-ジフェニル-フォスフィンオキサイド等が挙げられるが、光硬化時に使用する光源に吸収をもつものであれば、特に限定されるものではない。これらは、単独でも二種類以上を併用して用いることもできる。
 上記化合物は、市販品として入手可能であり、IRGACURE(登録商標)651、同184、同2959、同907、同369、同379、同819、同127、同OXE01、02、DAROCUR(登録商標)1173、同MBF、同TPO(以上、BASFジャパン株式会社製)、ESACURE(登録商標)KIP150、同TZT、同KTO46、同1001M、同KB1、同KS300、同KL200、同TPO、同ITX、同EDB(以上、日本シイベルヘグナー株式会社製)などが挙げられる。
 本発明の硬化性組成物における光重合開始剤(B)の含有量は、重合性化合物(A)に対して0.5~20重量%であることが好ましく、1重量%から10重量%であることがさらに好ましい。0.5重量%以上であれば、硬化性が高まり、パターン形成性に優れる。
<添加剤(C)>
 本発明で用いる添加剤(C)としては、下記式(C1)又は式(C2)で表される化合物を好適に用いることができ、より好適には下記式(C1)で表される化合物を用いることができる。

 式(C1)中、Rは炭素数12~30のアルキル基であり、好ましくは炭素数16~30のアルキル基である。
 Xは水素原子又はアシル基であり、好ましくはアシル基であり、該アシル基が重合性官能基を有する基であることがより好ましい。Xがアクリロイル基又はメタクリロイル基である場合が特に好ましい。
 nは0~50の整数であり、好ましくは0~20であり、より好ましくは0~10であり、特に好ましくは0である。
 ここで、上記式(C1)で表される化合物のHLB値が10以下である化合物を用いることがモールド離型性の観点から好ましい。HLB値が10以下である化合物を用いることで、Rで表されるアルキル基同士が分子ファスナー効果により密に並びやすくなり、硬化性組成物とモールドとの界面に添加剤(C1)の層が緻密に形成され、モールド離型時の剥離エネルギーが小さくなることで離型性に優れた硬化性組成物が得られる。但し、ここでいうHLB値とは、上記式(C1)で表される化合物中のRで表される基の式量をMR1、ポリエチレンオキシドユニットの式量をMEOとしたとき、(MEO/(MR1+MEO))×20で表される値をいう。
 式(C2)中、X及びXは、それぞれ独立に、水素原子又はアシル基であり、好ましくはアシル基であり、該アシル基が重合性官能基を有する基であることがより好ましい。X及びXは、それぞれ独立に、アクリロイル基又はメタクリロイル基である場合が特に好ましい。
 ここで、上記式(C2)で表される化合物の「MEO/(MEO+MPO)」で表される値が0.1以上0.4以下である化合物を用いることがモールド離型性の観点から好ましい。「MEO/(MEO+MPO)」で表される値が0.1以上である化合物を用いることで、両親媒性を示し硬化性組成物とモールドとの界面に添加剤(C2)が偏析しやすくなり、「MEO/(MEO+MPO)」で表される値が0.4以下であることでポリプロピレンオキシドユニットのメチル基が多くモールドとの界面に現れ、モールド離型時の剥離エネルギーが小さくなることで離型性に優れた硬化性組成物が得られる。但し、MEOは上記式(C2)におけるポリエチレンオキシドユニットの式量を表し、MPOは上記式(C2)におけるポリプロピレンオキシドユニットの式量を表す。
 本発明の硬化性組成物における添加剤(C)の含有量は、硬化性組成物中、0.1~5重量%であることが好ましく、0.2~3重量%であることがより好ましく、0.3~2重量%であることがさらに好ましい。0.1重量%以上であれば、硬化性組成物とモールドとの界面に添加剤(C)が十分に偏析し、モールド離型性に優れた硬化性組成物が得られる。
 また、本発明の硬化性組成物は更に溶剤(D)を含有してもよい。溶剤を添加することで、硬化性組成物の粘度を調整することができる。溶剤としては、例えば、n-へキサン、n-ヘプタン、n-オクタン、シクロヘキサン、シクロペンタン等の脂肪族系または脂環族系の炭化水素類;トルエン、キシレン、エチルベンゼン、アニソール等の芳香族炭化水素類;メタノール、エタノール、n-ブタノール、エチレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノエチルエーテル等のアルコール類;酢酸エチル、酢酸n-ブチル、酢酸イソブチル、エチレングリコールモノメチルエーテルアセテート、プロピレングリコールモノメチルエーテルアセテート等のエステル類;アセトン、メチルエチルケトン、メチルイソブチルケトン、シクロヘキサノン等のケトン類;アルキルエーテル類;1,2-ジメトキシエタン、テトラヒドロフラン、ジオキサン等のエーテル類;N-メチルピロリドン、ジメチルホルムアミド、ジメチルアセトアミドを単独または2種類以上を併用して使用することができる。
 溶剤(D)を使用する場合、硬化性組成物中、溶剤以外の成分の含有量が0.1~100重量%の範囲となるような量で使用することができる。
 本発明の硬化性組成物は、本発明の効果を損ねない範囲でその他の配合物を配合しても構わない。その他の配合物としては、有機顔料、無機顔料、体質顔料、有機フィラー、無機フィラー、光増感剤、紫外線吸収剤、酸化防止剤、密着補助剤等が挙げられる。
<レジスト材料として用いる場合>
 本発明の硬化性組成物はレジスト用として使用することができる。本発明の硬化性組成物を含有するレジスト材料を硬化することで、レジスト膜が得られる。本発明の硬化性組成物を含有するレジスト材料にパターンを形成する工程と、前記パターン形成層に光を照射する工程を経てパターンを形成されたレジスト膜を得ることができる。
 本発明の硬化性組成物を含有するレジスト材料は、基材上に塗布したうえでパターンを形成する。基材上に塗布する方法としては、特に限定は無く、スプレー法、スピンコート法、ディップ法、ロールコート法、ブレードコート法、ドクターロール法、ドクターブレード法、カーテンコート法、スリットコート法、スクリーン印刷法、インクジェット法等、様々な方法を用いればよい。
 モールドを用いたパターン形成の場合、前記方法にて作製した膜に、予めパターンが形成されたモールドを押し付け、接触した状態で硬化させることにより、パターンが形成されたレジスト膜が得られる。得られたレジスト材料は、特に100nm以下のパターン形成にも好適に使用することが可能である。
 インプリント用モールドの材質としては、光を透過する材質として、石英、紫外線透過ガラス、サファイア、ダイヤモンド、ポリジメチルシロキサン等のシリコーン材料、シクロオレフィン樹脂、その他光を透過する樹脂材等が挙げられる。また、使用する基材が光を透過する材質であれば、インプリント用モールドは光を透過しない材質でもよい。光を透過しない材質としては、金属、SiC、マイカ等が挙げられる。この中でも、紫外線を良好に透過し、硬度が高く、表面平滑性が高いことから特に好ましくは石英モールドである。インプリント用モールドは平面状、ベルト状、ロール状、ロールベルト状等の任意の形状のものを選択できる。
 硬化性組成物の硬化の方法は、モールドが光を透過する材質の場合はモールド側から光を照射する方法、基材が光を透過する材質の場合は基材側から光を照射する方法が挙げられる。光照射に用いる光としては、光重合開始剤が反応する光であればよく、中でも光重合開始剤が容易に反応し、より低温で硬化させることができる面から、450nm以下の波長の光(紫外線、X線、γ線等の活性エネルギー線)が好ましい。
 また、形成するパターンの追従性に不具合があれば、光照射時に十分な流動性が得られる温度まで加熱させてもよい。加熱する場合の温度は、0~300℃が好ましく、0~200℃がより好ましく、0~150℃がさらに好ましく、25~80℃が特に好ましい。前記温度範囲において、硬化性組成物から形成されるパターン形状が精度よく保持される。
 硬化後、モールドを離型することにより、モールドの凹凸パターンを転写した凸凹パターンが形成されたレジスト膜が得られる。パターン欠陥やパターン倒れ無く転写物を得るため、離型工程としては、モールドを基板と垂直方向に上昇させ、離型速度を1~10000μm/sec程度に精密に制御しながら剥離する方法が好ましい。
 モールドを離型後、モールドにレジスト残渣が確認される場合には洗浄を行う。モールドは繰り返し使用するため、モールドにレジスト残渣があると、次の工程でのパターン形成に悪影響を及ぼす。
 モールドの洗浄に用いる洗浄液としては、酸、アルカリ、熱水等が挙げられる。酸洗浄液としては、硫酸、塩酸、硝酸、炭酸、酢酸、リン酸、王水、希フッ酸、硫酸過水、塩酸過水等が挙げられ、アルカリ洗浄液としては苛性ソーダ、苛性カリなどの苛性アルカリや、各種のケイ酸塩、リン酸塩、炭酸塩等の無機アルカリだけでなく、テトラメチルアンモニウムヒドロキサイドなどの有機アルカリ、アンモニア水、アンモニア水素水、アンモニア過水等が挙げられる。アルカリ洗浄液はSiO2を溶解する恐れがあるため、モールドがガラスや石英の場合には酸洗浄液が好ましく、特に好ましくは硫酸過水である。特に100nm以下の微細パターンをもつ石英モールドの洗浄においては、アルカリ洗浄液にSiO2の溶解作用によりモールドの矩形性を損なう恐れがあるため、酸洗浄液を用いることで微細パターンの損傷無くモールドが洗浄され、繰り返し用いることが出来る。
 洗浄方法としては、特に限定は無いが、スプレー、シャワー、浸漬、加温浸漬、超音波浸漬、スピン法、バブリング、揺動法、ブラッシング、スチーム、研磨等が挙げられ、洗浄された汚染物の再付着防止のためには、スピン法が特に好ましい。
 得られたレジスト膜は、基材に積層することで積層体を形成する。積層体を形成する基材としては、種々の用途によって選択可能であり、例えば、石英、サファイア、ガラス、プラスチック、セラミック材料、蒸着膜(CVD、PVD、スパッタ)、磁性膜、反射膜、Ni,Cu,Cr,Fe,ステンレス等の金属基板、紙、SOG(Spin On Glass)、SOC(Spin On Carbon)、ポリエステルフィルム、ポリカーボネートフィルム、ポリイミドフィルム等のポリマー基板、TFTアレイ基板、PDPの電極板、ITOや金属等の導電性基材、絶縁性基材、シリコン、窒化シリコン、ポリシリコン、酸化シリコン、アモルファスシリコンなどの半導体作製基板等が挙げられる。
 また、第二レジスト層と下層基板とを有する二層レジスト用の基材であってもかまわない。二層レジスト用の基材の組み合わせとしては特に限定は無いが、第二レジスト層の材質としてはCr、Al、Ni等のメタルマスクや、ノボラック樹脂等のフェノール樹脂、ヒドロキシビニルナフタレン共重合体、ポリビニルフェノール協重合体等のビニル樹脂、ノルトリシクレン共重合体、インデン共重合体、アセナフチレン共重合、フラーレン誘導体等の多環芳香族系樹脂、これら樹脂の硬化物等からなるSOC層や、CVDで形成されるアモルファスカーボン膜等が挙げられる。また、3層、4層と異なる材料が積層された多層基材であってもよく、本発明の硬化性組成物を用いて得られたレジスト膜を下層膜として用いることもできる。
 また、基材の形状も特に制限はなく、平板、シート状、あるいは3次元形状全面にまたは一部に曲率を有するもの等目的に応じた任意の形状であってよい。また、基材の硬度、厚み等にも制限はない。
 本発明の硬化性組成物を用いて積層体を得るためには、基材上にレジスト材料を塗布し、その場で硬化してレジスト膜を形成してもよいし、仮基材上で形成されたレジスト膜を剥離して、基材に張り付けて積層体としてもかまわない。レジスト膜がパターン形成されたものであれば、積層体をドライエッチングすることで、ドライエッチングによりパターンが基材に転写された、パターン形成物が得られる。
 得られたレジスト膜は、ドライエッチング耐性に優れるため、ドライエッチングの際にもパターン等の崩れがなく、ナノサイズの微細なエッチングパターンであっても、基材に転写が可能である。
 ドライエッチングに使用するガスとしては、公知のものを用いればよく、例えば、酸素、一酸化炭素、二酸化炭素などの酸素原子含有ガス、ヘリウム、窒素、アルゴン等の不活性ガス、塩素、三塩化ホウ素などの塩素系ガス、フッ素ガス、フルオロカーボン系ガス、水素ガス、アンモニアガス等を使用することができ、これらのガスは単独でも、適宜混合して用いてもかまわない。得られたレジスト膜はケイ素を多く含有するため、酸素ガス単独、または酸素ガスを主成分とする混合ガスを用いたドライエッチングに好適に用いることができる。これらのエッチングガスを用いてエッチングすることにより、基材上に所望のパターンを形成することができる。
 次に、本発明を、実施例及び比較例により具体的に説明をする。例中断りのない限り、「部」「%」は重量基準である。
 以下、本発明を更に詳しく説明するが、本発明はこれらの実施例に限定されるものではない。
[合成例1]
 〔重合性化合物(A-1)の調製〕
 攪拌機、温度計、滴下ロート、冷却管及び窒素ガス導入口を備えた反応容器に、フェニルトリメトキシシラン20.1部、ジメチルジメトキシシラン24.4部、酢酸n-ブチル107.7部を仕込んで、窒素ガスの通気下、攪拌しながら、80℃まで昇温した。次いで、メチルメタクリレート14.5部、n-ブチルメタクリレート2部、シクロヘキシルメタクリレート105部、アクリル酸7.5部、3-メタクリロイルオキシプロピルトリメトキシシラン4.5部、2-ヒドロキシエチルメタクリレート15部、酢酸n-ブチル15部、tert-ブチルパーオキシ-2-エチルヘキサノエート6部を含有する混合物を、同温度で、窒素ガスの通気下、攪拌しながら、前記反応容器中へ4時間で滴下した。さらに同温度で2時間撹拌したのち、前記反応容器中に、リン酸イソプロピル0.05部と脱イオン水 12.8部の混合物を、5分間をかけて滴下し、同温度で4時間攪拌することにより、フェニルトリメトキシシラン、ジメチルジメトキシシラン、3-メタクリロイルオキシプロピルトリメトキシシランの加水分解縮合反応を進行させた。反応生成物を、1H-NMRで分析したところ、前記反応容器中のシランモノマーが有するトリメトキシシリル基のほぼ100%が加水分解していた。次いで、同温度にて10時間攪拌することにより、TBPEHの残存量が0.1%以下の反応生成物であるビニル系重合体が得られた。次いで、得られたビニル系重合体307部に、メチル系シリコーンレジンKR-515(商品名、信越化学工業社製)162.5部を添加して、5分間攪拌したのち、脱イオン水27.5部を加え、80℃で4時間攪拌を行い、前記反応生成物とポリシロキサンの加水分解縮合反応を行った。得られた反応生成物を、10~300kPaの減圧下で、40~60℃の条件で2時間蒸留することにより、生成したメタノール及び水を除去し、次いで、メチルエチルケトン(MEK) 150部、酢酸n-ブチル 27.3部を添加し、不揮発分が50.0%である重合性化合物(A-1)600部を得た。
[合成例2]
 〔重合性化合物(A-2)の調製〕
 メチル系シリコーンレジンKR-500(商品名、信越化学工業社製)(110.8部)、2-ヒドロキシエチルアクリレート(58.1部)、パラトルエンスルホン酸一水和物(0.034部)を混合、120℃に昇温し、縮合反応により生成したメタノールを留去しながら3時間撹拌して反応させ、重合性単量体(A-2)153.9部を得た。
得られた化合物の物性値は、以下の通りであったことから、分子中にケイ素原子を含有する重合性化合物であることが確認できた。1H-NMR(300MHz,CDCl3)δ(ppm):6.43(m,CH=C),6.13(m,C=CH-C=O),5.83(m,CH=C),4.25(br,CH2-O-C=O),3.96(br,CH2-O-Si),3.50(s,Si-OCH3),0.15(s,Si-CH3).重量平均分子量を測定したところ、1650であった。
 〔硬化性組成物の調製〕
 後述する表1に示す配合表に基づいて配合し、さらに重合禁止剤として4-メトキシフェノールが重合性単量体に対して200ppmとなるように加えて本発明の組成物及び比較用組成物を調製した。これを孔径0.2μmのテトラフルオロエチレン製のメンブレンフィルターでろ過し、硬化性組成物を調製した。なお、表は、重量比で示している。

<評価>
 得られた実施例及び比較例の硬化性組成物について、以下の評価を行った。結果を表2に示す。
<パターン形成方法>
 実施例1~14及び比較例1~6で得られた硬化性組成物を、プロピレングリコールモノメチルエーテルアセテート溶剤を用いて希釈し、膜厚1.0μmとなるようにシリコンウエハ基板上にスピンコート塗布した後、SCIVAX社製ナノインプリント装置X300の下面ステージにセットした。45~100nmのライン/スペースパターンを有し、溝深さが100nmの石英を材質とするモールド(NTTアドバンストテクノロジ社製、NIM PHL-45)をUVオゾンクリーナーにより表面を洗浄し、モールド表面の水に対する接触角が10°未満になったことを確認した後、上記装置の上面ステージにセットした。上記装置の上面ステージを下降させてモールドを硬化性組成物に接触させ、室温で10秒間かけて100Nまで加圧し、30秒間保持して膜中の気泡を除去した後、モールドの裏面からピーク波長365±5nmのLED光源を用いて500mJ/cm2の条件で露光し、1mm/minの速度で上面ステージを上昇させてモールドを剥離し基板上にパターンを形成させた。同一のモールドを用いて10枚のシリコンウエハ基板に前記方法により繰返しパターンを転写し、2回目および10回目の転写後のモールドおよび得られたパターンについて以下の方法で評価を行った。

 上記パターン形成を行った後のモールドを、45nmのライン/スペースパターンの領域について、走査型電子顕微鏡で観察し、以下のように評価した。
 ○:ライン/スペースパターンの閉塞が全く観察されない
 ×:1箇所以上のライン/スペースパターンの閉塞が観察された
(モールド表面汚染性)
 上記パターン形成を行った後のモールドを、協和界面科学社製の接触角計Drop Master DM-500にセットし、室温で2μLの脱イオン水の液滴を滴下し、1秒後の接触角をθ/2法で測定した。同様の測定法で5回測定し、その平均値を接触角とし、以下のように評価した。
 ◎:接触角が10°未満である
 ○:接触角が10°以上30°未満である
 △:接触角が30°以上60°未満である
 ×:接触角が60°以上である
(パターン倒れ)
上記パターン形成方法により得られたパターンのうち、45nmのライン/スペースパターンの領域について、パターンの倒れを走査型電子顕微鏡で観察し、以下のように評価した。
 ◎:パターン倒れが全く見られない
 ○:全パターン面積に対して、2%未満の領域でパターン倒れが見られる
 △:全パターン面積に対して、2%以上、5%未満の領域でパターン倒れが見られる
 ×:全パターン面積に対して、5%以上の領域でパターン倒れが見られる
<基板密着性>
 実施例1~14及び比較例1~6で作成した硬化性組成物を、プロピレングリコールモノメチルエーテルアセテート溶剤を用いて希釈し、膜厚1.0μmとなるようにシリコンウエハ基板上にスピンコート塗布した後、窒素雰囲気中(酸素濃度が0.1%以下)でピーク波長365±5nmのLED光源を用いて500mJ/cm2の条件で露光し、硬化性組成物の硬化膜を得た。得られた硬化膜の基板密着性をクロスカット法(JIS K5600)で評価した。硬化膜に25マスの格子パターンを切り込み、粘着テープを貼り付け、粘着テープを引き剥がして試験面を観察し、以下のように評価した。
 ○:25マスすべてが剥離しなかった
 ×:25マスのうち1マス以上が剥離した

 本発明の硬化性組成物は、種々のインプリント技術に用いることができるが、特に、ナノサイズの微細パターンの形成のための硬化性組成物として好ましく用いることができる。具体的には、半導体集積回路、マイクロ電気機械システム(MEMS)、センサ素子、光ディスク、高密度メモリーディスク等の磁気記録媒体、回折格子やレリーフホログラム等の光学部品、ナノデバイス、光学デバイス、フラットパネルディスプレイ作製のための光学フィルムや偏光素子、液晶ディスプレイの薄膜トランジスタ、有機トランジスタ、カラーフィルタ、オーバーコート層、マイクロレンズアレイ、免疫分析チップ、DNA分離チップ、マイクロリアクター、ナノバイオデバイス、光導波路、光学フィルター、フォトニック液晶、3D印刷による造形物等の作製に用いることができる。

Claims (15)

  1. 分子中にケイ素原子を含有する重合性化合物(A)と、光重合開始剤(B)と、添加剤(C)とを含む光インプリント用硬化性組成物であって、前記添加剤(C)が、下記式(C1)又は(C2)で表される化合物であることを特徴とする、光インプリント用硬化性組成物。

    [式(C1)中のRは炭素数12~30のアルキル基であり、Xは水素原子又はアシル基であり、nは0~50の整数である。式(C2)中のX及びXは、各々独立に、水素原子又はアシル基を表し、p、q、rは各々独立に1~50の整数である。]
  2. 上記式(C1)において、Rが炭素数16~30のアルキル基である、請求項1に記載の光インプリント用硬化性組成物。
  3. 上記式(C1)で表される化合物のHLB値が10以下である、請求項1又は2に記載の光インプリント用硬化性組成物。
    (但し、ここでいうHLB値とは、上記式(C1)で表される化合物中のRで表される基の式量をMR1、ポリエチレンオキシドユニットの式量をMEOとしたとき、(MEO/(MR1+MEO))×20で表される値をいう。)
  4. 上記式(C1)において、nが0である請求項1~3の何れか一項に記載の光インプリント用硬化性組成物。
  5. 上記式(C1)において、Xがアクリロイル基又はメタクリロイル基である、請求項1~4の何れか一項に記載の光インプリント用硬化性組成物。
  6. 上記式(C2)で表される化合物のMEO/(MEO+MPO)で表される値が0.1~0.4である、請求項1に記載の光インプリント用硬化性組成物。
    (但し、MEOは上記式(C2)におけるポリエチレンオキシドユニットの式量を表し、MPOは上記式(C2)におけるポリプロピレンオキシドユニットの式量を表す。)
  7. 上記式(C2)において、Xがアクリロイル基又はメタクリロイル基であり、Xが、アクリロイル基又はメタクリロイル基である、請求項1又は6に記載の光インプリント用硬化性組成物。
  8. 前記添加剤(C)の含有量が0.1~5重量%である、請求項1~7に記載の光インプリント用硬化性組成物。
  9. 前記重合性化合物(A)が、2つ以上の重合性官能基を有するポリシロキサンである請求項1に記載の光インプリント用硬化性組成物。
  10. 前記重合性化合物(A)が有する重合性官能基が、エチレン性不飽和結合である請求項9に記載の光インプリント用硬化性組成物。
  11. 溶剤(D)を更に含む、請求項1~10何れか一項に記載の光インプリント用硬化性組成物。
  12. 請求項1~11に記載の光インプリント用硬化性組成物を基板上に塗布する工程と、表面に凹凸パターンが形成されたインプリント用モールドを押圧する工程と、光インプリント用硬化性組成物を硬化する工程と、前記インプリント用モールドを離型する工程とを有するインプリントパターン形成方法に用いられる、光インプリント用硬化性組成物。
  13. 前記インプリント用モールドのパターン表面が、離型層で被覆されていないことを特徴とする、請求項12に記載の光インプリント用硬化性組成物。
  14. レジスト用である、請求項1~13に記載の光インプリント用硬化性組成物。
  15. 請求項1~14に記載の光インプリント用硬化性組成物の硬化物を含有するパターン形成物を被加工体の上に設置する工程と、前記硬化物をエッチングマスクとして被加工体をエッチングする工程と、パターンを被加工体に転写する工程とを有することを特徴とする、パターン転写方法。
