Abstract
Description
このフープからハンド部を用いて半導体ウエハを搬出する場合、半導体ウエハを搬出し損なう可能性がある。これでは、所定枚数の半導体ウエハを正しく処理することができない。そこで、ハンド部に半導体ウエハの存在を検出するセンサを設け、半導体ウエハを正確に搬出する構成が提案されている(特許文献1参照)。
本発明の目的は、上下に離間した状態で配置された複数枚の半導体ウエハの存在を、1つのセンサで検出することができるエンドエフェクタ装置を提供することにある。
前記ハンドに設けられ、複数枚の基板が1つの平面に略平行且つ該1つの平面に略直交する第1方向に互いに間隔をおいて配置されるように、該複数枚の基板を保持する複数の保持部と、前記第1方向から見て前記複数枚の基板の外側に配置され、1枚毎に前記基板の周縁部に対向した状態で当該基板の存在を検出することが可能なように構成された1つの検出器と、該1つの検出器が全ての各基板の周縁部に対向するように、該1つの検出器を前記第1方向に前記複数の基板に相対的に移動させる検出器移動機構とを備えている。
本発明は基板搬送用ロボットのアームの先端部に、取り付けられるエンドエフェクタ装置に関する。先ず基板搬送用ロボットの全体を説明する。また、基板搬送用ロボットが搬送する基板として、円板状の半導体ウエハを例示するが、基板は該半導体ウエハに限定されない。例えば、基板は、半導体プロセスによって処理される薄型液晶ディスプレイ、有機ELディスプレイ用のガラス基板であってもよい。また、半導体ウエアは、半導体デバイスの基板材料であり、シリコンウエハ、シリコンカーバイドウエハ、サファイアウエハ等を含む。
本実施形態にあっては、基板搬送用ロボットは、フープから所定の処理を行う他の箇所に複数枚の半導体ウエハを搬送するロボットであって、後記の如く、この搬送の際に、隣り合う半導体ウエハの上下ピッチを変換するピッチ変換機構を備えている。以下の記載では、ピッチ変換機構はフープから他の箇所に複数枚の半導体ウエハを搬送する際に隣り合う半導体ウエハの上下ピッチを広げる動作を行うものとする。
また、ハンド3を駆動する機構は、上記の如く、アーム20、基台21、支持台22、アーム支持軸23、軸体24を備えた構成に限定されず、例えば、直交座標型、円筒座標型、多関節型、パラレルリンク型等の種々の構成が採用され得る。
ハンド3は、基台21に固定された1つの本体部30と、該本体部30の後端側に位置して、基台21上を前進及び後退可能に設けられた1つの可動部31とを備えている。該本体部30と可動部31はともに中空に形成されていて、内部にこの中空部分からなる収納空間が形成されている。本体部30の上面には、半導体ウエハ9を保持する領域に水平な対向面32が形成されており、該対向面32の周囲に、夫々が半導体ウエハ9の周縁部を保持する複数の、図1では4つの保持部が設けられている。
保持部は、本体部30の先端部に、左右に互いに離間して設けられた2つの第1保持部4Aと、各可動部31の先端部に設けられた2つの第2保持部4Bとから構成される。即ち、複数の第1保持部4Aと第2保持部4Bとによって、半導体ウエハ9の周縁部の互いに異なる部位を保持する。ハンド3と両保持部4A、4Bとによって、基板搬送用ロボット2の先端部に取り付けられるエンドエフェクタ装置1の主要部が構成される。第1保持部4Aは本体部30に設けられているから、前後に移動しない。第2保持部4Bは可動部31に設けられているから、可動部31ともに前後に移動する。可動部31が前進した状態で、第1保持部4Aと第2保持部4Bとによって、半導体ウエハ9が保持される。可動部31が後退した状態で、第2保持部4Bが半導体ウエハ9から離れて、保持が解除される。
本体部30内には、可動部31を前後に移動させるシリンダ装置100が設けられいる。このシリンダ装置100はエアシリンダであって、ハウジング120にピストン110を出没自在に設けて構成される。ピストン110の先端部が可動部31に接続される。図3(a)に示すように、ピストン110がハウジング120内に引っ込められると、可動部31が前進し、前記の如く、第1保持部4Aと第2保持部4Bとによって、半導体ウエハ9が保持される。図3(b)に示すように、ピストン110がハウジング120から延びると、可動部31が後退し、半導体ウエハ9の保持が解除される。
第1保持部4A及び第2保持部4Bは、夫々半導体ウエハ9の周縁部を保持するように、半導体ウエハ9の枚数に対応して、半導体ウエハ9の周縁部に沿って連なった5つの直線移動体から構成され、後記するように、各直線移動体は半導体ウエハ9のピッチを変換するように、異なる高さ位置にまで上昇される。即ち、可動部31が前進完了し半導体ウエハ9を保持可能な状態にて、第1保持部4A及び第2保持部4Bの各直線移動体は異なる高さ位置にまで上昇される。
本体部30内にて、第1ネジ筒51と第2ネジ筒52との間には、ボールスプライン機構55が設けられている。このボールスプライン機構55は、中心軸S1を中心として回転可能に設けられた外筒を備えており、該外筒内に第1シャフト53の先端部と第2シャフト54の後端部とが互いに前後に間隔をおいた状態にて嵌まっている。即ち、第1シャフト53の先端部と第2シャフト54の後端部とは、公知のスプライン軸として作用し、第1シャフト53が第2シャフト54に対して接近離間しても、第1シャフト53の回転は第2シャフト54に伝達される。
各検出器移動機構6は、駆動片56の左右両端部に接続され主スライド体5に連動して回転する無端ベルト61と、この無端ベルト61の前端部に設けられて無端ベルト61の回転に連動して回転するピニオンギア62と、このピニオンギア62に噛合して半導体ウエハ9に対して相対的に昇降する昇降柱63と、この昇降柱63の上端部内側に取り付けられたセンサ60とを備えて構成される。各検出器移動機構6の構成部品の中で、昇降柱63とセンサ60とは、可動部31の外側に設けられ、他の構成部品は可動部31内に設けられている。主スライド体5が前後摺動すると、無端ベルト61及びピニオンギア62を介して昇降柱63及びセンサ60が昇降する。
一対のセンサ60は、半導体ウエハ9の周縁部が両センサ60間に位置するように設けられ、両センサ60にてセンサ対60aを構成する。一対のセンサ60は何れか一方が発光素子、他方が受光素子であって、発光素子からの光が半導体ウエハ9の周縁部に遮られて、受光素子に達しなければ、一対のセンサ60間に半導体ウエハ9の周縁部が位置していることが検出される。即ち、センサ対60aにて、本発明の「検出器」が構成され、センサ対60aを昇降させることによって、1つのセンサ対60aのみにて全ての高さの半導体ウエハ9の存在を検出することができる。尚、センサ60は透過型センサに限定されず、反射型センサであってもよい。また、センサ60の位置は、図2乃至図4に示す位置に限定されず、半導体ウエハ9の周縁部が両センサ60間に位置していればよい。
本実施形態において、本体部30に対して第1保持部4Aは水平方向には相対的に変位しない。一方、ハンド3の本体部30に対して第2保持部4Bは、前後方向に相対的に変位する。このように構成することにより、第2保持部4Bの動作を第1保持部4Aに伝える必要がなくなり、駆動系をシンプルに構成することが可能になる。
制御装置200には、前記のセンサ60、シリンダ装置100、モータM、前進検出スイッチSW1、後退検出スイッチSW2の他に、センサ60を介して得たハンド3上の半導体ウエハ9の有無情報が格納される記憶部210、動作プログラムが格納されたROM220、一時的に情報を記録するワークメモリとして働くRAM230が接続されている。シリンダ装置100のピストン110の出没状態によって、制御装置200は可動部31が前進状態又は後退状態に何れにあるかが判る。
以下に、第1保持部4Aと第2保持部4Bを構成する5つの直線移動体を説明する。図6(a)、(b)は、第1保持部4Aの斜視図である。図6(a)、(b)では本体部30の左側の第1保持部4Aを前方から見た状態を示すが、本体部30の右側の第1保持部4Aも同じ構成である。
第1保持部4Aは、把持して昇降させるべき半導体ウエハ9の枚数に対応して半導体ウエハ9の周縁部に沿って連なった4本の直線移動体40A、40B、40C、40Dと、各直線移動体40A、40B、40C、40Dを夫々異なる高さだけ上昇させるピッチ変換機構とを備えている。把持する半導体ウエハ9は5枚であるのに対し、直線移動体40A、40B、40C、40Dが4本であるのは、最下位の半導体ウエハ9はハンド3上に固定された受け部42に支持されて、昇降されないからである。
4本の直線移動体40A、40B、40C、40Dは上下移動可能に設けられ、各直線移動体40A、40B、40C、40Dは夫々縦長の板材である直線移動部41A、41B、41C、41Dの先端部、即ち上端部に半導体ウエハ9の周縁部下面を支持する受け部42を設けて構成されている。
尚、第2保持部4Bは第1保持部4Aと同じく、半導体ウエハ9の周縁部に沿って順に高く又は低くなるように上昇する4つの直線移動部41A、41B、41C、41Dと、ピッチ変換機構を備えた構成である。第1保持部4Aの受け部42と、該受け部42と同じ高さに位置する第2保持部4Bの受け部42とによって、半導体ウエハ9が保持される。該受け部42に保持された状態で、半導体ウエハ9はハンド3の対向面32に略平行な面内に位置する。即ち、対向面32が、本発明における「1つの平面」に相当し、上下方向が本発明の「第1方向」に該当する。また、前後方向が、本発明における「第2方向」である。
また、1つの第1保持部4Aが備える複数の水平片43のうち、少なくとも2つが上から見て互いに重ならないように配置されていれば、少なくとも当該2つの水平片43同士が互いに干渉することなくピッチを変換することができる。
ハンド3はフープ90に対向した状態にて(図1参照)、可動部31が本体部30に対して後方に離れた図3(b)に示す状態にある。この状態から、アーム支持軸23が下降し、アーム20及び基台21が水平面内を回転して、ハンド3が前進する。ハンド3はフープ90の下側を通り、図7(a)に示すように、第1保持部4Aがフープ90内の半導体ウエハ9の下側前方、第2保持部4Bがフープ90内の半導体ウエハ9の下側後方に夫々位置する。第1保持部4A及び第2保持部4Bは各受け部42が最下位にて揃った図6(a)に示す状態にある。
この後、図3(a)に示すように、ピストン110をハウジング120に引っ込めることにより、可動部31が前進し、第2保持部4Bの受け部42が半導体ウエハ9の周縁部に接する。この状態で、アーム支持軸23が少し上昇して、第1保持部4A及び第2保持部4Bが半導体ウエハ9をフープ90から少し持ち上げる。アーム20及び基台21が水平面内を回転して、ハンド3が後退し、フープ90から半導体ウエハ9を取り出すことができる。
図8は、ハンド3の本体部30の収納空間を示す平面図であって、前記のピッチ変換機構7を示す。図9は、図8のピッチ変換機構7をA1方向から見た側面図であり、基台21を図示しない。第1保持部4Aと第2保持部4Bは夫々同様のピッチ変換機構7を備えており、説明の便宜上、図8では図2にてハンド3の左側に位置する第1保持部4Aのピッチ変換機構7を示す。
ピッチ変換機構7は、前記各直線移動部41A、41B、41C、41Dと、本体部30内を前後にスライドする第1スライダ70と、該第1スライダ70と各直線移動部41A、41B、41C、41Dとに連結され、該第1スライダ70の前後移動を上下移動に変換し、本体部30内に配置された第1乃至第4のリンク機構8A、8B、8C、8Dとを備えて構成される。即ち、ピッチ変換機構7は第1乃至第4直線移動部41A、41B、41C、41Dが本体部30の外部に位置し、第1スライダ70と第1乃至第4のリンク機構8A、8B、8C、8Dとが本体部30内に位置する。また、図1に示す如く、半導体ウエハ9は本体部30の上方に位置するから、ピッチ変換機構7の第1スライダ70と第1乃至第4のリンク機構8A、8B、8C、8Dとは半導体ウエハ9を保持する受け部42の直ぐ近くに存在する。第1乃至第4のリンク機構8A、8B、8C、8Dによって、本発明の「駆動部」が構成される。
図8では、本体部30の最も内側に位置するリンク機構を第1のリンク機構8Aとし、外側に向かうに従って、夫々第2、第3、第4のリンク機構8B、8C、8Dとする。第1乃至第4のリンク機構8A、8B、8C、8Dは、対応する第1乃至第4直線移動部41A、41B、41C、41Dに接続される。
尚、図8に示すように、第1スライダ70の側部であって、第1リンク部材80が設けられた側とは反対側には、長尺板であって第1リンク部材80よりも短い第3リンク部材82の基端部が取り付けられ、該第3リンク部材82は第1軸線L1を中心として回動可能に設けられる。また、前記の結合軸88は第1軸線L1と平行に延びて第3リンク部材82に接続される。後記するように、第1リンク部材80と第2リンク部材81が回動すると、結合軸88を介して第3リンク部材82も回動する。
図9に実線で示すように、第1スライダ70が前進すると、第2スライダ71は前後移動ができず上下移動のみが許されるから、第1リンク部材80は第1軸線L1を中心として第2スライダ71が上向きになるように回動する。第2リンク部材81も第3軸線L3を中心として結合軸88が上向きになるように回動する。第1スライダ70が所定距離だけ前進すると、第2スライダ71及び第1直線移動部41の受け部42は最上位に達する。この状態から、第1スライダ70が後退すると、上記と逆の動作を辿って第1直線移動部41Aは下降する。なお、第2リンク部材81は、第1リンク部材80の回動を補助するものであるので、これを省略してもよい。
そこで、結合軸88の周りに図9に一点鎖線で示すネジリバネ89を設け、該ネジリバネ89の脚片を第1リンク部材80と第2リンク部材81とに取り付け、該結合軸88を上向きに付勢してもよい。また、第2スライダ71が最下位に位置する状態で、第2軸線L2が第1軸線L1及び第3軸線L3よりも上側に位置していれば、第1スライダ70が前進した際に、両リンク部材80、81が突っ張る可能性は解消される。
第1スライダ70が後退した状態では、図10に一点鎖線で示すように、第1リンク部材80及び第4リンク部材83はともに略水平位置にあり、第3スライダ72及び第2直線移動部41Bの受け部42は最下位に位置する。
図10に実線で示すように、第1スライダ70が前進すると、前記の如く、第1リンク部材80は第1軸線L1を中心として第3スライダ72が上向きになるように回動する。第1スライダ70が所定距離だけ前進すると、第4リンク部材83は第2直線移動部41Bの重量により他端部が下向きとなるように傾き、第3スライダ72及び第2直線移動部41Bの受け部42は最上位に達する。
第1スライダ70が後退した状態では、図11に一点鎖線で示すように、第3リンク部材82及び第5リンク部材84はともに略水平位置にあり、第4スライダ73及び第3直線移動部41Cの受け部42は最下位に位置する。
図11に実線で示すように、第1スライダ70が前進すると、前記の如く、第3リンク部材82は第1軸線L1を中心として第4スライダ73が上向きになるように回動する。第1スライダ70が所定距離だけ前進すると、第5リンク部材84は第3直線移動部41Cの重量により他端部が下向きとなるように傾き、第4スライダ73及び第3直線移動部41Cの受け部42は最上位に達する。
第1スライダ70が前進すると、図12に実線で示すように、第3リンク部材82は前記の如く、第1軸線L1を中心として第5スライダ74が上向きになるように回動する。第1スライダ70が所定距離だけ前進すると、第6リンク部材85は第4直線移動部41Dの重量により他端部が下向きとなるように傾き、第5スライダ74及び第4直線移動部41Dの受け部42は最上位に達する。
結合軸88に前記のネジリバネ89を嵌め、該ネジリバネ89の脚片を第3リンク部材82と第6リンク部材85とに取り付け、該結合軸88を上向きに付勢してもよい。
また、第1リンク部材80と第3リンク部材82は第2軸線L2を通る結合軸88によって互いに同期して回動する。即ち、各第1乃至第4のリンク機構8A、8B、8C、8Dについて、第1リンク部材80及び第3リンク部材82が水平状態における第1軸線L1と第2軸線L2との間の第1距離と、第2軸線L2と第4乃至第7軸線L4~L7との間の第2距離の和は、互いに同じ距離である。
これにより、第1乃至第4直線移動部41A、41B、41C、41Dの受け部42が上昇する高さを互いに違えている。即ち、各第1乃至第4直線移動部41A、41B、41C、41Dの受け部42が保持すべき半導体ウエハ9の高さ位置に応じて、第1乃至第4直線移動部41A、41B、41C、41Dを上昇させるリンク機構を好適に実現することができる。
本実施形態では、第1乃至第4のリンク機構8A、8B、8C、8Dはハンド3の本体部30及び可動部31内に配置されているから、該パーティクルは本体部30及び可動部31の外に出ることはなく、該パーティクルが半導体ウエハ9に付着する可能性はない。更に、パーティクルが本体部30及び可動部31の外に出ないようにすべく、本体部30及び可動部31内は負圧に設定されている。
また、ピッチ変換機構7は各直線移動体40A、40B、40C、40Dの受け部42の真下に位置する。これにより、受け部42の間隔を変換する動作の精度を高めることができる。
前記に示す如く、主スライド体5の前進によって、上下に隣り合う半導体ウエハ9はピッチが広くなるように上昇する。また、主スライド体5の前後移動によって、昇降柱63及びセンサ60が昇降する。本実施形態にあっては、主スライド体5の前進時に、センサ対60aを下降させることによって、1つのセンサ対60aにて全ての半導体ウエハ9の存在を検出している。
図13(a)、(b)は、図3(a)、(b)及び図4に示す検出器移動機構6をF1方向から見た図であり、図13(a)は主スライド体5の駆動片56の後退状態を、図13(b)は駆動片56の前進状態を夫々示す。検出器移動機構6を構成する前記の無端ベルト61は、前後に離間した一対のローラ64間に架けられており、無端ベルト61の上側に駆動片56が取り付けられている。前方に位置するローラ64にピニオンギア62が同軸に嵌められている。駆動片56が前進すると、ピニオンギア62が時計方向に回転して、昇降柱63及びセンサ60が下降する。逆に、駆動片56が後退すると、ピニオンギア62が反時計方向に回転して、昇降柱63及びセンサ60が上昇する。
この状態から、駆動片56が前進すると、センサ60が下降する。半導体ウエハ9はピッチが広がるように上昇するから、センサ60の下降中に全ての半導体ウエハ9の存在を検出することができる。逆に、駆動片56が後退すると、半導体ウエハ9はピッチが短くなるように下降し、センサ60は逆に上昇するから上昇中に全ての半導体ウエハ9の存在を検出することができる。これにより、全ての半導体ウエハ9の存在を検出するのに必要なセンサ60の最大移動距離は、隣り合う半導体ウエハ9のピッチが最も広く設定された状態にて、最上位の半導体ウエハ9と最下位の半導体ウエハ9との間隔以下の距離となる。従って、エンドエフェクタ装置1の薄型化、小型化を達成することができる。
換言すれば、半導体ウエハ9のピッチが広がる際に、センサ60を上昇させて半導体ウエハ9を検出しようとすると、以下の不利益がある。全ての半導体ウエハ9の存在を検出するのに必要なセンサ60の最大移動距離は、隣り合う半導体ウエハ9のピッチが最も広く設定された状態にて、最上位の半導体ウエハ9と最下位の半導体ウエハ9との間隔を上回る距離となる。これでは、エンドエフェクタ装置1の薄型化、小型化に不利であるから、半導体ウエハ9のピッチの伸縮方向と、センサ60の昇降方向とを互いに逆向きに設定している。
また、ピッチ変換機構7と検出器移動機構6は互いに連繋されて、1つの共通のモータMにて駆動される。即ち、モータMは本発明の「駆動源」を構成する。これにより、ピッチ変換機構7と検出器移動機構6を駆動する構成が簡素になる。また、ピッチ変換機構7と検出器移動機構6とを容易に同期させて駆動することができる。
上記の構成を備えたエンドエフェクタ装置1の動作概要、即ちピッチ変換時の半導体ウエハ9の検出動作は、図14のフローチャートに示される。
制御装置200は、シリンダ装置100を作動させて(ステップS1)、可動部31を本体部30に接近させ、第1保持部4Aと第2保持部4Bの受け部42にて、上下に配列された5枚の半導体ウエハ9を保持する。次に、モータMを駆動して(ステップS2)、第1スライダ70を前進させて、半導体ウエハ9のピッチを広げる。制御装置200は同時にセンサ60を作動させて(ステップS3)、センサ60からの検出信号を記憶部210に記憶させる。制御装置200は前進検出スイッチSW1からの信号を受信すると(ステップS4)、モータMの回転を停止する(ステップS5)。第1スライダ70の前進完了状態で、半導体ウエハ9のピッチは最大となり、一方、センサ60は下降完了しているから、このセンサ60によって5枚全ての半導体ウエハ9の存在が検出される。制御装置200は記憶部210内の情報から、第1保持部4Aと第2保持部4Bの受け部42に5枚の半導体ウエハ9が正しく保持されているか否かを検出する(ステップS6)。仮に、第1保持部4Aと第2保持部4Bの受け部42に5枚の半導体ウエハ9が正しく保持されていない、例えば4枚の半導体ウエハ9しか受け部42に保持されていない場合は、その旨を使用者に報知する(ステップS7)。第1保持部4Aと第2保持部4Bの受け部42に5枚の半導体ウエハ9が正しく保持されていれば、その旨を表示するとともに、所定の処理を行う他の箇所に5枚の半導体ウエハを搬送する。
可動部31上に設けられた回転中心軸640には、サポートリンク620の一端部が回転可能に取り付けられており、このサポートリンク620の先端部に嵌め軸630が設けられている。この嵌め軸630が長孔610に摺動可能に嵌まって、センサリンク600が支持される。
図15(a)に示すように、駆動片56が後退した状態では、センサリンク600は先端部が上昇するように傾いており、センサ60は最上位の半導体ウエハ9よりも上方に位置している。5枚の半導体ウエハ9は前記の如く、最も狭いピッチで受け部42上に載置されている。
図16は、他の検出器移動機構6の構成を示す平面図であり、図17は図16の検出器移動機構6をF1方向から見た図である。この検出器移動機構6にあっては、センサ60を備えた昇降柱63をピニオンギア62にて駆動させる構成は、図2乃至図4に示す構成と同様であるが、ピニオンギア62はモータMとは別個の補助モータM1にて駆動される。この補助モータM1は可動部31内に配備されて、図5に示すように、制御装置200に接続される。即ち、無端ベルト61や駆動片56は不要となり、センサ60の昇降動作と半導体ウエハ9のピッチ変換動作は互いに独立している。
このセンサ60及び昇降柱63を補助モータM1にて昇降させることにより、図17に示すように、隣り合う半導体ウエハ9のピッチが最小に設定された状態にて、5枚の半導体ウエハ9の存在を検出することができる。従って、センサ60の昇降距離を短くすることができ、これにより、エンドエフェクタ装置1の薄型化、小型化を達成することができる。
本実施形態に係るエンドエフェクタ装置1にあっては、以下の効果がある。
1.ハンド3上には複数枚の半導体ウエハ9が上下方向に互いに間隔をおいて配置されている。検出器移動機構6によって1つのセンサ対60aが上下方向に移動することにより、該1つのセンサ対60aにて全ての半導体ウエハ9の存在を検出することができる。即ち、半導体ウエハ9の数に対応して複数のセンサ60を設ける必要がないから、半導体ウエハ9の存在を検出する構成が簡素になり、エンドエフェクタ装置1全体のコスト低減にも繋がる。
2.ピッチ変換機構7は、リンク部材81、83、84、85やスライダ71、72、73、74等の摺動又は回転部材を含むから、摺動又は回転時に塵芥等のパーティクルを発生する場合がある。しかし、ピッチ変換機構7は本体部30及び可動部31の内部に配置されているから、パーティクルは本体部30及び可動部31から外に出ず、本体部30及び可動部31の外側に位置する直線移動体の受け部42にて受けられた半導体ウエハ9には付着しない。これにより、半導体ウエハ9がピッチ変換機構7に起因するパーティクルによって汚染されることを防止できる。
また、上記記載では、ピッチ変換機構7はフープ90から他の処理すべき箇所に複数枚の半導体ウエハ9を搬送する際に隣り合う半導体ウエハ9の上下ピッチを広げるとしたが、該上下ピッチを狭めてもよい。
上述の実施形態では、主スライド体5の前進に伴い、半導体ウエハ9のピッチが広がり、逆にセンサ60が下降するとした。しかし、半導体ウエハ9のピッチの伸縮方向と、センサ60の昇降方向とが互いに逆向きであればよく、主スライド体5の後退に伴い、半導体ウエハ9のピッチが広がり、逆にセンサ60が下降する構成としてもよい。
上記記載では、図6(a)に示すように、半導体ウエハ9は受け部42の水平片43にて周縁部下面が支持されるとした。しかし、これに代えて、図18に示すように、受け部42を内面が第1斜面45と該第1斜面45よりも勾配の緩やかな第2斜面46とが連続するように形成し、両斜面45、46の境目SMにて半導体ウエハ9の周縁を支持してもよい。
図18に示す構成であれば、半導体ウエハ9は受け部42に保持される際には、受け部42の第1斜面45を滑って境目SMに載置される。これにより、半導体ウエハ9の水平位置及び水平姿勢が矯正されて安定に保持される。また、受け部42と半導体ウエハ9は線接触するから、受け部42と半導体ウエハ9との接触面積が小さい。これにより、半導体ウエハ9への異物付着が減少する。

Claims (7)
- ハンドと、
前記ハンドに設けられ、複数枚の基板が1つの平面に略平行且つ該1つの平面に略直交する第1方向に互いに間隔をおいて配置されるように、該複数枚の基板を保持する複数の保持部と、
前記第1方向から見て前記複数枚の基板の外側に配置され、1枚毎に前記基板の周縁部に対向した状態で当該基板の存在を検出することが可能なように構成された1つの検出器と、
該1つの検出器が全ての各基板の周縁部に対向するように、該1つの検出器を前記第1方向に前記複数の基板に相対的に移動させる検出器移動機構とを備えた、エンドエフェクタ装置。 - 前記の各保持部は、前記の1つの平面に略平行となるように各基板の周縁部を受けるとともに、該基板の枚数に対応して前記第1方向に配置された複数の受け部と、
各受け部を前記第1方向に移動させて隣り合う基板の間隔を変換するように構成された、ピッチ変換機構と、を含み、
前記検出器移動機構は、前記ピッチ変換機構が隣り合う基板の間隔を変換する向きとは逆向きに前記検出器を第1方向に移動させる、請求項1に記載のエンドエフェクタ装置。 - 前記ピッチ変換機構と前記検出器移動機構とは互いに連繋されて、共通の駆動源にて駆動される、請求項2に記載のエンドエフェクタ装置。
- 前記の各保持部は、前記の1つの平面に略平行となるように各基板の周縁部を受けるとともに、該基板の枚数に対応して前記第1方向に配置された複数の受け部と、
各受け部を前記第1方向に移動させて隣り合う基板の間隔を変換するように構成された、ピッチ変換機構と、を含み、
前記ピッチ変換機構と前記検出器移動機構とは、別々の駆動源にて駆動され、
前記検出器移動機構は、前記ピッチ変換機構によって隣り合う基板の間隔が最小の間隔に設定された状態にて、複数枚の基板の存在を検出すべく、前記検出器を第1方向に移動させる、請求項1に記載のエンドエフェクタ装置。 - 前記ピッチ変換機構は、夫々が前記第1方向に移動して前記受け部を前記基板の枚数に対応して備える複数の直線移動体と、前記駆動源に連結されて1つの平面に略平行な第2方向に直線移動して前記複数の直線移動体を前記第1方向に移動させるスライダと、を含み、
前記検出器移動機構は前記スライダの直線移動に連動して駆動される、請求項3又は4に記載のエンドエフェクタ装置。 - 前記ハンドは、前記第2方向に延びるように形成されて先端部と基端部とを有する本体部と、前記本体部の基端側にて前記第2方向に前進及び後退可能に連結された可動部とを含み、
前記本体部と可動部はともに内部に収納空間を形成し、前記ピッチ変換機構は、前記複数の直線移動体と前記スライダとの間に配置される駆動部を含み、
前記駆動部は、前記本体部及び可動部の収納空間内に配置され、前記複数の直線移動体は前記本体部及び可動部の外側に設けられた、請求項5に記載のエンドエフェクタ装置。 - 前記複数の保持部は、前記本体部の先端部に設けられた第1保持部と、前記可動部に設けられた第2保持部とを含み、
前記可動部が前進したとき、前記第1保持部と前記第2保持部の前記複数の受け部によって前記複数枚の基板の周縁部が保持され、且つ前記可動部が後退したとき、前記第2保持部の前記受け部から前記複数枚の基板の周縁部が解放されるように構成されている、請求項6に記載のエンドエフェクタ装置。
