Abstract
Description
図1-1は、本実施の形態1の冷却装置付きパワーモジュールの斜視図である。図1-2は本実施の形態で用いられるパワーモジュールの要部拡大斜視図である。図1-1に示すように、本実施の形態1の冷却装置付きパワーモジュール100は、パワーモジュール20とこれを冷却するための冷却装置10とで構成される。冷却装置10は、パワーモジュール20が密着して装着される、ベース面1Aを有するヒートシンク2を備える。ヒートシンク2は、ベース面1Aを備えた本体1と、本体1よりも熱伝導率の高い、第1及び第2の高熱伝導体(第1及び第2の異方性高熱伝導体2a1、2a2、2b1、2b2)とを備える。第1及び第2のチップが、それぞれ、第1及び第2の高熱伝導体の一端に当接し、第1及び第2の異方性高熱伝導体を介して、それぞれ矢印で示すように、独立した2グループの熱分散経路に接続されるようにしたことを特徴とする。
図3は本発明の実施の形態2による冷却装置付きパワーモジュールの斜視図である。図3に示すように、実施の形態2では積層される高熱伝導体の順を逆にしている。パワーモジュール20の直下には熱伝導率がx方向とz方向に高く、y方向には小さい第1異方性高熱伝導体2b1及び第2異方性高熱伝導体2b2が配置され、その下に熱伝導率がy方向とz方向に高く、x方向には小さい第1異方性高熱伝導体2a1と第2異方性高熱伝導体2a2が配置され、ヒートシンク2と密着せしめられている。
図4は本発明の実施の形態3による冷却装置付きパワーモジュールの斜視図である。図4に示すように、実施の形態1,2では同一サイズの異方性高熱伝導体を積層したが本実施の形態では、パワーモジュール20側に配置される異方性高熱伝導体のサイズを、熱伝導率が小さいy方向ではパワーモジュールと同程度に小さくしたことを特徴とする。すなわち、パワーモジュール側に配置される、熱伝導率がx方向とz方向に高く、y方向には小さい第1異方性高熱伝導体2b1と第2異方性高熱伝導体2b2のサイズをパワーモジュール20のy方向のサイズに合わせて配置している。その下に、熱伝導率がy方向とz方向に高く、x方向には小さい第1異方性高熱伝導体2a1と第2異方性高熱伝導体2a2がヒートシンク2のサイズに合わせて密着して配置されている。
図5は本発明の実施の形態4による冷却装置付きパワーモジュールの斜視図である。実施の形態3では積層構造の異方性高熱伝導体のうち、パワーモジュール20側にy方向の熱伝導率の小さい異方性高熱伝導体のサイズをy方向で小さくしたが、本実施の形態では、図5に示すように、パワーモジュール20側に配置される異方性高熱伝導体をx方向で熱伝導率が小さいものとした。そしてこの異方性高熱伝導体のサイズを、熱伝導率が小さいx方向ではパワーモジュールの配線基板21の外縁と一致する程度に小さくしたことを特徴とする。すなわち、図5に示すように、本実施の形態4では積層される高熱伝導体のパワーモジュール20側に配置される、熱伝導率がy方向とz方向に高く、x方向には小さい第1異方性高熱伝導体2a1と第2異方性高熱伝導体2a2のサイズをパワーモジュール20の配線基板のx方向のサイズに合わせて小さくして配置している。その下に、熱伝導率がx方向とz方向に高く、y方向には小さい第1異方性高熱伝導体2b1と第2異方性高熱伝導体2b2がヒートシンク2のサイズに合わせて密着して配置されている。
図6は本発明の実施の形態5による冷却装置付きパワーモジュールの斜視図である。図6に示すように、冷却装置10は、例えばアルミニウムからなる複数の平板フィン3とベース面1Aを有する本体1から構成されるヒートシンク2を有する。また、ベース面1Aにはパワーモジュール20が設けられ、ベース面1Aと反対側の面である平板フィン形成面1Bには平板フィン3が設けられている。
図7は本発明の実施の形態6による冷却装置の斜視図である。図7に示すように、実施の形態6ではヒートシンクのy方向のサイズと同等サイズの第1平板状ヒートパイプ31及び第2平板状ヒートパイプ32が配置され、ヒートシンク2と密着されている。
Claims (9)
- 発熱する第1及び第2のチップを備えたパワーモジュールを冷却するための冷却装置であって、
前記パワーモジュールが密着して装着される、ベース面を有するヒートシンクを備え、
前記ヒートシンクは、
前記ベース面を備えた本体と、
前記本体よりも熱伝導率の高い、第1及び第2の高熱伝導体とを備え、
前記第1及び第2のチップが、それぞれ、前記第1及び第2の高熱伝導体の一端に当接し、前記第1及び第2の高熱伝導体を介して、それぞれ独立した熱分散経路に接続されることを特徴とする冷却装置。 - 前記第1及び第2の高熱伝導体は縦、横、奥行方向の内の2方向の熱伝導率が高く1方向の熱伝導率が低い平板状の異方性高熱伝導体で構成されたことを特徴とする請求項1に記載の冷却装置。
- 前記第1及び第2の高熱伝導体は、
前記ヒートシンクのベース面に沿って配された2層構造の積層異方性高熱伝導体で構成され、
第1層目は熱伝導率の低い方向が前記ヒートシンクの表面と水平であり、
第2層目は熱伝導率の低い方向が前記ヒートシンクの表面と水平でかつ1層目の熱伝導率が低い方向とは垂直になるように積層されたことを特徴とする請求項2に記載の冷却装置。 - 前記2層構造の積層異方性高熱伝導体は、
それぞれ、1層目と2層目で、ヒートシンク面と水平な面の面積が異なることを特徴とする請求項3に記載の冷却装置。 - 前記積層異方性高熱伝導体は、モジュールに近い側の1層目が2層目よりもヒートシンク面と水平な面の面積が小さいことを特徴とする請求項4に記載の冷却装置。
- 前記第1及び第2の高熱伝導体は、平板状ヒートパイプであることを特徴とする請求項1に記載の冷却装置。
- 前記平板状ヒートパイプは、蒸気流路を避けた位置に取付穴を有し、
前記パワーモジュールと、前記平板状ヒートパイプと、前記ヒートシンクは、ネジ止めで密着させたことを特徴とする請求項6に記載の冷却装置。 - 請求項1~7のいずれか1項に記載の冷却装置と、
前記冷却装置の前記ヒートシンクの前記ベース面に密着された第1及び第2のチップとを備えたことを特徴とする、冷却装置付きパワーモジュール。 - 前記第1及び第2のチップに加え、1個以上の第3のチップを具備し、
発熱量が最大となる前記第1のチップと発熱量が2番目に大きい第2のチップとが隣同士にならないように配された、請求項8に記載の冷却装置付きパワーモジュール。
