Abstract
Description
より詳細には、高い撥水性と撥油性を硬化膜表面に有する画像を形成可能なポジ型感光性樹脂組成物及びその硬化膜、並びに該硬化膜を用いた各種材料に関する。このポジ型感光性樹脂組成物は、特に液晶ディスプレイやELディスプレイにおける層間絶縁膜、インクジェット方式に対応した遮光材料や隔壁材料として用いるのに好適である。
しかしインクジェット法でバンクに囲まれたインク滴を滴下する場合、バンクを超えて隣の画素にインク滴が溢れる事態を防ぐため、基板には親インク性(親水性)を持たせ、バンク表面には撥水性を持たせる必要がある。
本発明はこうした事情にも鑑みてなされたものであり、膜硬化時にはリフロー等を起こさずに良好な画像を維持し、且つ、硬化膜が良好なリワーク性を有するポジ型感光性樹脂組成物の提供を目的とする。
(A)成分:酸解離性基、脂肪族水酸基及びN置換マレイミド基を有するアクリル重合体、
(B)成分:酸解離性基及びブロックイソシアナート基を有するアクリル重合体、
(C)成分:酸解離性基、脂肪族水酸基、炭素原子数3乃至10のフルオロアルキル基及びシリルエーテル基を有するアクリル重合体、
(D)成分:光酸発生剤。
第2観点として、(A)成分、(B)成分及び(C)成分における酸解離性基が夫々独立して炭素原子数2乃至11のアルコキシアルキル基である、第1観点に記載のポジ型感光性樹脂組成物に関する。
第3観点として、(A)成分が、酸解離性基、脂肪族水酸基及びN置換マレイミド基を5乃至50:5乃至50:20乃至70のモル比で有するアクリル重合体である、第1観点又は第2観点に記載のポジ型感光性樹脂組成物に関する。
第4観点として、(B)成分が、酸解離性基及びブロックイソシアナート基を5乃至50:15乃至80のモル比で有するアクリル重合体である、第1観点乃至第3観点のうちいずれか一項に記載のポジ型感光性樹脂組成物に関する。
第5観点として、(C)成分が、酸解離性基、脂肪族水酸基、炭素原子数3乃至10のフルオロアルキル基及びシリルエーテル基を5乃至40:5乃至50:5乃至50:10乃至60のモル比で有するアクリル重合体である、第1観点乃至第4観点のうちいずれか一項に記載のポジ型感光性樹脂組成物に関する。
第6観点として、(A)成分100質量部に基づいて、(B)成分を5乃至50質量部、(C)成分を0.5乃至30質量部、及び(D)成分を0.1乃至20質量部にて含有する、第1観点乃至第5観点のうちいずれか一項に記載のポジ型感光性樹脂組成物に関する。
第7観点として、(E)成分としてシロキサン化合物を(A)成分100質量部に基づいて0.05乃至10質量部含有する、第1観点乃至第6観点のうちいずれか一項に記載のポジ型感光性樹脂組成物に関する。
第8観点として、(F)成分として1分子中に2個以上のビニルエーテル基を有する化合物を(A)成分100質量部に基づいて0.5乃至10質量部含有する、第1観点乃至第7観点のうちいずれか一項に記載のポジ型感光性樹脂組成物に関する。
第9観点として、(A)成分、(B)成分及び(C)成分として下記のアクリル重合体を夫々含有する、第1観点乃至第8観点のうちいずれか一項に記載のポジ型感光性樹脂組成物に関する。
(A)成分:酸解離性基を有するモノマー、脂肪族水酸基を有するモノマー及びN置換マレイミドモノマーを含むモノマー混合物を重合して得られるアクリル重合体、
(B)成分:酸解離性基を有するモノマー及びブロックイソシアナート基を有するモノマーを含むモノマー混合物を重合して得られるアクリル重合体、
(C)成分:酸解離性基を有するモノマー、脂肪族水酸基を有するモノマー、炭素原子数3乃至10のフルオロアルキル基を有するモノマー及びシリルエーテル基を有するモノマーを含むモノマー混合物を重合して得られるアクリル重合体。
第10観点として、第1観点乃至第9観点のうちいずれか一項に記載のポジ型感光性樹脂組成物を硬化して作られる硬化膜に関する。
第11観点として、第10観点に記載の硬化膜を有する表示素子に関する。
第12観点として、第10観点に記載の硬化膜を有する有機EL素子に関する。
第13観点として、感光性樹脂組成物を基材に塗布して被膜を形成した後、露光及び現像を行うことにより画像を形成する方法であって、該樹脂組成物が第1観点乃至第9観点のうちいずれか一項に記載のポジ型感光性樹脂組成物であって、露光後現像前において更に温度50乃至150℃で露光後加熱(PEB)する工程を含む画像形成方法に関する。
第14観点として、現像後において更に温度130乃至250℃で加熱(ポストベーク)する工程を含む第13観点に記載の画像形成方法に関する。
また、本発明の上記ポジ型感光性樹脂組成物を用いて得られる硬化膜は、インクジェットを用いた基板作製において、バンクを超えて隣の画素にインク滴が溢れる事態を防ぐことができ、さらに、斯様な硬化膜を用いて作られる各種の素子・材料を提供することができる。
本発明の組成物は、上記(C)成分のアクリル重合体を含有することで、炭素原子数3乃至10のフルオロアルキル基及びシリルエーテル基が表面付近に偏在する膜を形成することができる。これにより、膜表面に撥水性と撥液性を効率的に付与することができる。
また、上記(A)乃至(C)成分のアクリル重合体を含むことにより、良好なリワーク性を実現するとともに、硬化時にリフローを起こさずに良好な画像を維持することができる。
以下、各成分の詳細を説明する。
(A)成分は酸解離性基、脂肪族水酸基及びN置換マレイミド基を有するアクリル重合体である。
アルコキシアルキル基において、アルキル基は炭素原子数1乃至5であることが好ましく、より好ましくは炭素原子数1乃至3のアルキル基である。またここでのアルコキシ基は、炭素原子数1乃至6であることが好ましい。このようなアルコキシアルキル基としては、メトキシメチル基、メトキシエチル基、エトキシエチル基、プロポキシエチル基、イソプロポキシエチル基、イソプロポキシエチル基、ブトキシエチル基、イソブトキシエチル基、t-ブトキシエチル基、及びシクロヘキシルオキシエチル基が挙げられる。
上記t-アルキル基としては、t-ブチル基、及びt-アミル基等が挙げられる。
橋かけ環式炭化水素基としては、ノルボルネニル基、2-メチルアダマンチル基、及び1-メチルアダマンチル基等が挙げられる。
アルコキシカルボニル基としては、t-ブトキシカルボニル基等が挙げられる。
また上記(A)成分のアクリル重合体の数平均分子量は1,500乃至20,000であることが好ましい。
このようにして得られるアクリルAは、通常、このアクリルAが溶剤に溶解した溶液の状態であり、この状態で(単離することなく)本発明のポジ型感光性樹脂組成物に用いることもできる。
本発明においては、アクリルAの粉体をそのまま用いても良く、あるいはその粉体を、たとえば後述する溶剤に再溶解して溶液の状態として用いても良い。
これらの溶剤は、一種単独で、または二種以上の組合せで使用することができる。
(B)成分は、酸解離性基及びブロックイソシアナート基を有するアクリル重合体である。
上記酸解離性基としては、前述の(A)成分において挙げた酸解離性基と同じものを挙げることができる。
上記保護基(ブロック部分)は高温で熱解離して外れ、イソシアネート基を生じ、ここで保護基は140℃以上でイソシアネート基から解離することが好ましい。
このようなブロック剤の具体例としては、メチルエチルケトンオキシム、メチルイソブチルケトンオキシム、シクロヘキサノンオキシム、ジイソブチルケトンオキシム、アセトンオキシム、ブタナールオキシム、アセトアルデヒドオキシム等のオキシム類、イプシロンカプロラクタム、ヘプタノラクタム等のラクタム類、フェノール、クレゾール等のフェノール類、ピラゾール、3,5-ジメチルピラゾール、及び3-メチルピラゾール等のピラゾール類等が挙げられる。
また上記(B)成分のアクリル重合体の数平均分子量は、2,000乃至30,000であることが好ましい。
このようにして得られるアクリルBは、通常、このアクリルBが溶剤に溶解した溶液の状態であり、この状態で(単離することなく)本発明のポジ型感光性樹脂組成物に用いることもできる。
また、上記のようにして得られたアクリルBの溶液は、前記アクリルAの溶液同様、再沈殿、沈殿物の濾過・洗浄、常圧又は減圧下で常温あるいは加熱乾燥を必要に応じて繰り返すことにより、アクリルBと共存する重合開始剤や未反応モノマーを除去し、精製したアクリルBの粉体とすることができる。
またアクリルAの粉体同様、本発明においてはアクリルBの粉体をそのまま用いても良く、あるいはその粉体を、たとえば後述する溶剤に再溶解して溶液の状態として用いても良い。
また、その他モノマーBは、前記アクリルAの製造方法で用いた脂肪族水酸基を有するモノマー及びその他モノマーAと同じものを用いることができる。
(C)成分は、酸解離性基、脂肪族水酸基、炭素原子数3乃至10のフルオロアルキル基及びシリルエーテル基を有するアクリル重合体である。
上記酸解離性基及び脂肪族水酸基としては、前述の(A)成分において挙げた酸解離性基及び脂肪族水酸基と同じものを挙げることができる。
このようなフルオロアルキル基としては、2,2,2-トリフルオロエチル基、2,2,3,3,3-ペンタフルオロプロピル基、2-(パーフルオロブチル)エチル基、3-パーフルオロブチル-2-ヒドロキシプロピル基、2-(パーフルオロヘキシル)エチル基、3-パーフルオロヘキシル-2-ヒドロキシプロピル基、2-(パーフルオロオクチル)エチル基、3-パーフルオロオクチル-2-ヒドロキシプロピル基、2-(パーフルオロデシル)エチル基、2-(パーフルオロ-3-メチルブチル)エチル基、3-(パーフルオロ-3-メチルブチル)-2-ヒドロキシプロピル基、2-(パーフルオロ-5-メチルヘキシル)エチル基、2-(パーフルオロ-5-メチルヘキシル)-2-ヒドロキシプロピル基、2-(パーフルオロ-7-メチルオクチル)エチル基、及び2-(パーフルオロ-7-メチルオクチル)-2-ヒドロキシプロピル基、等が挙げられる。

(式中、X1、X2、X3はそれぞれ独立して炭素原子数1乃至3のアルキル基を表し、X4は炭素原子数1乃至6のアルキレン基を表す。)
また上記(C)成分のアクリル重合体の数平均分子量は、2,000乃至30,000であることが好ましい。
このようにして得られるアクリルCは、通常、このアクリルCが溶剤に溶解した溶液の状態であり、この状態で(単離することなく)本発明のポジ型感光性樹脂組成物に用いることもできる。
また、上記のようにして得られたアクリルCの溶液は、前記アクリルAの溶液同様、再沈殿、沈殿物の濾過・洗浄、常圧又は減圧下で常温あるいは加熱乾燥を必要に応じて繰り返すことにより、アクリルCと共存する重合開始剤や未反応モノマーを除去し、精製したアクリルCの粉体とすることができる。
またアクリルAの粉体同様、本発明においてはアクリルCの粉体をそのまま用いても良く、あるいはその粉体を、たとえば後述する溶剤に再溶解して溶液の状態として用いても良い。
このようなその他モノマーCの具体例としては、メチルメタクリレート、エチルメタクリレート、イソプロピルメタクリレート、ベンジルメタクリレート、ナフチルメタクリレート、アントリルメタクリレート、アントリルメチルメタクリレート、フェニルメタクリレート、グリシジルメタクリレート、シクロヘキシルメタクリレート、イソボルニルメタクリレート、メトキシトリエチレングリコールメタクリレート、2-エトキシエチルメタクリレート、2-アミノメチルメタクリレート、テトラヒドロフルフリルメタクリレート、3-メトキシブチルメタクリレート、γ-ブチロラクトンメタクリレート、2-プロピル-2-アダマンチルメタクリレート、8-メチル-8-トリシクロデシルメタクリレート、8-エチル-8-トリシクロデシルメタクリレート、メチルアクリレート、エチルアクリレート、イソプロピルアクリレート、ベンジルアクリレート、ナフチルアクリレート、アントリルアクリレート、アントリルメチルアクリレート、フェニルアクリレート、グリシジルアクリレート、シクロヘキシルアクリレート、イソボルニルアクリレート、メトキシトリエチレングリコールアクリレート、2-エトキシエチルアクリレート、2-アミノメチルアクリレート、テトラヒドロフルフリルアクリレート、3-メトキシブチルアクリレート、γ-ブチロラクトンアクリレート、2-プロピル-2-アダマンチルアクリレート、8-メチル-8-トリシクロデシルアクリレート、8-エチル-8-トリシクロデシルアクリレート、スチレン、ビニルナフタレン、ビニルアントラセン、及びビニルビフェニル等が挙げられる。
(D)成分は、光酸発生剤(PAG)である。これは、露光に使用される光の照射によって直接もしくは間接的に酸(スルホン酸類、カルボン酸類など)を発生する物質であり、斯様な性質を有するものであれば、その種類及び構造などは特に限定されるものでない。
本発明において、(E)成分としてシロキサン化合物を用いてもよい。この(E)成分であるシロキサン化合物は、本発明のポジ型感光性樹脂組成物から硬化膜(パターン形成膜)を形成する過程で行う一連の加熱処理工程、すなわち、(A)成分のアクリル重合体と(C)成分のアクリル重合体との架橋反応のための加熱処理、露光後加熱処理、そして(B)成分との架橋反応のための加熱処理において、パターン表面に滲み出る特性を有するものであることが好ましい。
上記(E)成分は、具体的には、数平均分子量が100乃至2,000のシロキサン化合物である。ここで言うところのシロキサン化合物とは、オルガノシロキサン化合物及びその一部が水素原子やヒドロキシ基で置換された化合物並びにこれらの変性物をさす。
ここで言うところのフッ素変性シロキサン化合物とは、上述のオルガノシロキサン化合物及びその一部が水素原子やヒドロキシ基で置換された化合物並びにそれらの変性物がフッ素でさらに変性された化合物をさす。
ここでフルオロアルキル基の導入量は10乃至100%が好ましく、より好ましくは20乃至80%である。フルオロアルキル基の導入量が少ない場合は撥油性が低下し、フルオロアルキル基の導入量が多すぎる場合はUV-オゾン処理耐性が低下することがある。
このような(F)成分としては、慣用のプリベーク温度(例えば80℃~150℃)で(A)成分のアクリル重合体と熱架橋することができるようなビニルエーテル基を1分子中二個以上有する化合物であればよく、その種類及び構造について特に限定されるものでない。
更に、本発明のポジ型感光性樹脂組成物は、本発明の効果を損なわない限りにおいて、必要に応じて、界面活性剤、レオロジー調整剤、シランカップリング剤等の接着補助剤、顔料、染料、保存安定剤、消泡剤、または多価フェノール、多価カルボン酸等の溶解促進剤等を含有することができる。
本発明のポジ型感光性樹脂組成物は、(A)成分のアクリル重合体、(B)成分のアクリル重合体、(C)成分のアクリル重合体、(D)成分の光酸発生剤を含有し、且つ、本発明の効果を損なわない限りにおいて、それぞれ所望により、(E)成分のシロキサン化合物、(F)成分の1分子中に2個以上のビニルエーテル基を有する化合物、及びその他添加剤のうち一種以上を更に含有することができる組成物である。
[1]:(A)成分100質量部に基づいて、5乃至50質量部の(B)成分、0.5乃至30質量部の(C)成分、及び、0.1乃至20質量部の(D)成分を含有するポジ型感光性樹脂組成物。
[2]:上記[1]の組成物において、(A)成分100質量部に基づいて、8乃至40質量部の(B)成分、1乃至20質量部の(C)成分、又は0.5乃至10質量部の(D)成分を含有するポジ型感光性樹脂組成物。
(E)成分の化合物の使用量が上記範囲の上限を超える量であると、塗膜形成時に白化や膜ムラが発生する場合がある。
そして、(E)成分であるシロキサン化合物の種類や使用量を適宜選択することで、得られる塗膜及び硬化膜に生成する空孔の大きさを制御することも可能である。
(F)成分の化合物の使用量が前記範囲の上限を超える量であると、膜の感度が大きく低下し、現像後にパターン間の残渣が生じるようになる。
斯様な(E)溶剤としては、例えば、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、メチルセロソルブアセテート、エチルセロソルブアセテート、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、トルエン、キシレン、メチルエチルケトン、シクロペンタノン、シクロヘキサノン、2-ヘプタノン、γ―ブチロラクトン、2-ヒドロキシプロピオン酸エチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、エトキシ酢酸エチル、ヒドロキシ酢酸エチル、2-ヒドロキシ-3-メチルブタン酸メチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチル、N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、及びN-メチル-2-ピロリドン等が挙げられる。
これらの溶剤は、一種単独で、または二種以上の組合せで使用することができる。
本発明のポジ型感光性樹脂組成物を半導体基板(例えば、シリコン/二酸化シリコン被覆基板、シリコンナイトライド基板、金属例えばアルミニウム、モリブデン、クロムなどが被覆された基板、ガラス基板、石英基板、ITO基板等)の上に、回転塗布、流し塗布、ロール塗布、スリット塗布、スリットに続いた回転塗布、インクジェット塗布などによって塗布し、その後、ホットプレートまたはオーブン等で予備乾燥することにより、塗膜を形成することができる。その後、この塗膜を加熱処理することにより、ポジ型感光性樹脂膜が形成される。
また、ポジ型感光性樹脂組成物から形成されるポジ型感光性樹脂膜の膜厚は、例えば0.1乃至30μmであり、また例えば0.2乃至10μmであり、更に例えば0.2乃至5μmである。
使用され得るアルカリ性現像液としては、例えば、水酸化カリウム、水酸化ナトリウムなどのアルカリ金属水酸化物の水溶液、水酸化テトラメチルアンモニウム、水酸化テトラエチルアンモニウム、コリンなどの水酸化第四級アンモニウムの水溶液、エタノールアミン、プロピルアミン、エチレンジアミンなどのアミン水溶液等のアルカリ性水溶液が挙げられる。さらに、これらの現像液には、界面活性剤などを加えることもできる。
上記の中、水酸化テトラエチルアンモニウム0.1乃至2.38質量%水溶液は、フォトレジストの現像液として一般に使用されており、本発明のポジ型感光性樹脂組成物においても、このアルカリ性現像液を用いて、膨潤などの問題をひき起こすことなく良好に現像することができる。
また、現像方法としては、液盛り法、ディッピング法、揺動浸漬法など、いずれも用いることができる。その際の現像時間は、通常、15乃至180秒間である。
ポストベークとしては、一般に、温度130℃乃至250℃の範囲の中から選択された加熱温度にて、ホットプレート上の場合には5乃至30分間、オーブン中の場合には30乃至90分間処理するという方法が採られる。
而して、斯かるポストベークにより、目的とする、良好なパターン形状を有する硬化膜を得ることができる。
[数平均分子量及び重量平均分子量の測定]
以下の合成例に従い得られた共重合体の数平均分子量及び重量平均分子量を、日本分光(株)製GPC装置(Shodex(登録商標)カラムKF803LおよびKF804L)を用い、溶出溶媒テトラヒドロフランを流量1ml/分でカラム中に(カラム温度40℃)流して溶離させるという条件で測定した。なお、下記の数平均分子量(以下、Mnと称す。)及び重量平均分子量(以下、Mwと称す。)は、ポリスチレン換算値にて表される。

CHMI 45.0g、HEMA 15.0g、BEMA 25.0g、MAA 3.0g、MMA 12g、AIBN 4.4gをPMA 230.6gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P1)。得られたアクリル重合体のMnは4,700、Mwは9,800であった。
MOI 69.0g、BEMA 23.0g、MMA 23g、AIBN 5.2gをPMA 309.2gに溶解し85℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度28質量%)を得た(P2)。得られたアクリル重合体のMnは4,900、Mwは9,500であった。
MOI 69.0g、BEMA 23.0g、CHMI 23g、AIBN 5.2gをPMA 309.2gに溶解し85℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度28質量%)を得た(P3)。得られたアクリル重合体のMnは5,900、Mwは10,300であった。
TMSSMA 32.0g、HEMA 12.0g、BEMA 12.0g、PFHMA 20.0g、MMA 4.0g、AIBN 2.3gをPMA 192.0gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P4)。得られたアクリル重合体のMnは4,900、Mwは8,400であった。
TMSSMA 32.0g、HEMA 12.0g、BEMA 12.0g、PFOMA 20.0g、MMA 4.0g、AIBN 2.3gをPMA 192.0gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P5)。得られたアクリル重合体のMnは4,300、Mwは7,900であった。
TMSSMA 32.0g、HEMA 12.0g、BEMA 12.0g、TFMMA 20.0g、MMA 4.0g、AIBN 2.3gをPMA 192.0gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P6)。得られたアクリル重合体のMnは4,700、Mwは8,600であった。
HEMA 15.0g、BEMA 25.0g、MAA 48.0g、MMA 12g、AIBN 4.4gをPMA 230.6gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P7)。得られたアクリル重合体のMnは5,500、Mwは10,300であった。
CHMI 45.0g、BEMA 25.0g、MAA 3.0g、MMA 27g、AIBN 4.4gをPMA 230.6gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P8)。得られたアクリル重合体のMnは4,400、Mwは9,300であった。
TMSSMA 32.0g、BEMA 12.0g、PFHMA 20.0g、MMA 16.0g、AIBN 2.3gをPMA 192.0gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P9)。得られたアクリル重合体のMnは4,100、Mwは7,900であった。
TMSSMA 32.0g、HEMA 12.0g、BEMA 12.0g、PFHMA 20.0g、CHMI 4.0g、AIBN 2.3gをPMA 192.0gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P10)。得られたアクリル重合体のMnは5,200、Mwは8,700であった。
MAA 15.3g、CHMI 35.5g、HEMA25.5g、MMA23.7g、AIBN 5.0gをPMA 233.3gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P11)。得られたアクリル重合体のMnは4,100、Mwは7,600であった。
CHMI 6.7g、HEMA 6.7g、MAA 3.3g、TMSSMA 25.0g、PFHMA 14.7g、BEMA 10.0g、AIBN 2.3gをPMA 160.8gに溶解し90℃にて20時間反応させることによりアクリル重合体溶液(固形分濃度30質量%)を得た(P12)。得られたアクリル重合体のMnは5,400、Mwは8,600であった。
次の表3に示す組成に従い、(A)成分の溶液、(B)成分の溶液、(C)成分の溶液、(D)成分、(E)成分、(F)成分を所定の割合で(G)溶剤に溶解し、室温で3時間撹拌して均一な溶液とすることにより、各実施例及び各比較例のポジ型感光性樹脂組成物を調製した。
ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコーターを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜を0.4質量%の水酸化テトラメチルアンモニウム(以下、TMAHと称す)水溶液に60秒間浸漬した後、超純水で20秒間流水洗浄を行った。次いでこの塗膜を温度230℃で30分間加熱することによりポストベークを行い、膜厚2.0μmの硬化膜を形成した。この硬化膜上の水およびアニソールの接触角を協和界面科学(株)製Drop Masterを用いて測定した。得られた結果を表4に示す。
ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコーターを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜を0.4質量%の水酸化テトラメチルアンモニウム(以下、TMAHと称す)水溶液に60秒間浸漬した後、超純水で20秒間流水洗浄を行った。次いでこの塗膜を温度230℃で30分間加熱することによりポストベークを行い、膜厚2.0μmの硬化膜を形成した。この硬化膜を(株)テクノビジョン製UV-312を用いて10分間オゾン洗浄した。オゾン洗浄処理した膜上の水およびアニソールの接触角を協和界面科学(株)製Drop Masterを用いて測定した。得られた結果を表4に示す。
ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコーターを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜に20μmのラインアンドスペースパターンのマスクを介しキヤノン(株)製紫外線照射装置PLA-600FAにより365nmにおける光強度が5.5mW/cm2の紫外線を一定時間照射し、次いで温度110℃で120秒間ホットプレート上において露光後加熱(PEB)を行った。その後0.4%TMAH水溶液に60秒間浸漬することで現像を行った後、超純水で20秒間流水洗浄を行った。次いでこのラインアンドスペースパターンが形成された塗膜を温度230℃で30分間加熱することによりポストベークを行い硬化させた。硬化したラインアンドスペースパターンの断面形状を(株)日立ハイテクノロジーズ製走査型電子顕微鏡S-4100を用いて観察した。得られた結果を表4に示す。
ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコーターを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜を0.4質量%の水酸化テトラメチルアンモニウム(以下、TMAHと称す)水溶液に60秒間浸漬した後、超純水で20秒間流水洗浄を行った。次いでこの塗膜を温度230℃で30分間加熱することによりポストベークを行い、膜厚2.0μmの硬化膜を形成した。この硬化膜をN-メチル-2-ピロリドンに1分間浸漬した後膜厚を測定し、ポストベーク後の膜厚から3%以上の変化がなかったものを○、3%以上の変化が見られたものを×とした。得られた結果を表4に示す。
ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコーターを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜にキヤノン(株)製紫外線照射装置PLA-600FAにより365nmにおける光強度が5.5mW/cm2の紫外線を一定時間照射し、次いで温度110℃で120秒間ホットプレート上において露光後加熱(PEB)を行った。その後0.4%TMAH水溶液に60秒間浸漬することで現像を行った後、超純水で20秒間流水洗浄を行った。露光部において溶け残りのなくなる最低の露光量(mJ/cm2)を感度とした。得られた結果を表4に示す。
ポジ型感光性樹脂組成物を23℃にて1週間保管し調製後の粘度と比較して粘度変化が10%以上見られたものを×、10%以下のものを○とした。得られた結果を表4に示す。
ポジ型感光性樹脂組成物をシリコンウェハ上にスピンコーターを用いて塗布した後、温度100℃で120秒間ホットプレート上においてプリベークを行い、膜厚2.5μmの塗膜を形成した。この塗膜に20μmのラインアンドスペースパターンのマスクを介しキヤノン(株)製紫外線照射装置PLA-600FAにより365nmにおける光強度が5.5mW/cm2の紫外線を一定時間照射し、次いで温度110℃で120秒間ホットプレート上において露光後加熱(PEB)を行った。その後0.4%TMAH水溶液に60秒間浸漬させて現像した後、超純水で20秒間流水洗浄を行った。得られたラインアンドスペースパターンをPGMEAに2分間浸漬した。パターンが完全に消失したものを○、パターンが残存しているものを×とした。得られた結果を表4に示す。
Claims (14)
- 下記(A)成分、(B)成分、(C)成分及び(D)成分を含有するポジ型感光性樹脂組成物。
(A)成分:酸解離性基、脂肪族水酸基及びN置換マレイミド基を有するアクリル重合体、
(B)成分:酸解離性基及びブロックイソシアナート基を有するアクリル重合体、
(C)成分:酸解離性基、脂肪族水酸基、炭素原子数3乃至10のフルオロアルキル基及びシリルエーテル基を有するアクリル重合体、
(D)成分:光酸発生剤。 - (A)成分、(B)成分及び(C)成分における酸解離性基が夫々独立して炭素原子数2乃至11のアルコキシアルキル基である、請求項1に記載のポジ型感光性樹脂組成物。
- (A)成分が、酸解離性基、脂肪族水酸基及びN置換マレイミド基を5乃至50:5乃至50:20乃至70のモル比で有するアクリル重合体である、請求項1又は請求項2に記載のポジ型感光性樹脂組成物。
- (B)成分が、酸解離性基及びブロックイソシアナート基を5乃至50:15乃至80のモル比で有するアクリル重合体である、請求項1乃至請求項3のうちいずれか一項に記載のポジ型感光性樹脂組成物。
- (C)成分が、酸解離性基、脂肪族水酸基、炭素原子数3乃至10のフルオロアルキル基及びシリルエーテル基を5乃至40:5乃至50:5乃至50:10乃至60のモル比で有するアクリル重合体である、請求項1乃至請求項4のうちいずれか一項に記載のポジ型感光性樹脂組成物。
- (A)成分100質量部に基づいて、(B)成分を5乃至50質量部、(C)成分を0.5乃至30質量部、及び(D)成分を0.1乃至20質量部にて含有する、請求項1乃至請求項5のうちいずれか一項に記載のポジ型感光性樹脂組成物。
- (E)成分としてシロキサン化合物を(A)成分100質量部に基づいて0.05乃至10質量部含有する、請求項1乃至請求項6のうちいずれか一項に記載のポジ型感光性樹脂組成物。
- (F)成分として1分子中に2個以上のビニルエーテル基を有する化合物を(A)成分100質量部に基づいて0.5乃至10質量部含有する、請求項1乃至請求項7のうちいずれか一項に記載のポジ型感光性樹脂組成物。
- (A)成分、(B)成分及び(C)成分として下記のアクリル重合体を夫々含有する、請求項1乃至請求項8のうちいずれか一項に記載のポジ型感光性樹脂組成物。
(A)成分:酸解離性基を有するモノマー、脂肪族水酸基を有するモノマー及びN置換マレイミドモノマーを含むモノマー混合物を重合して得られるアクリル重合体、
(B)成分:酸解離性基を有するモノマー及びブロックイソシアナート基を有するモノマーを含むモノマー混合物を重合して得られるアクリル重合体、
(C)成分:酸解離性基を有するモノマー、脂肪族水酸基を有するモノマー、炭素原子数3乃至10のフルオロアルキル基を有するモノマー及びシリルエーテル基を有するモノマーを含むモノマー混合物を重合して得られるアクリル重合体。 - 請求項1乃至請求項9のうちいずれか一項に記載のポジ型感光性樹脂組成物を硬化して作られる硬化膜。
- 請求項10に記載の硬化膜を有する表示素子。
- 請求項10に記載の硬化膜を有する有機EL素子。
- 感光性樹脂組成物を基材に塗布して被膜を形成した後、露光及び現像を行うことにより画像を形成する方法であって、該樹脂組成物が請求項1乃至請求項9のうちいずれか一項に記載のポジ型感光性樹脂組成物であって、露光後現像前において更に温度50乃至150℃で露光後加熱(PEB)する工程を含む画像形成方法。
- 現像後において更に温度130乃至250℃で加熱(ポストベーク)する工程を含む請求項13に記載の画像形成方法。
