また、紫外線硬化型感光性レジストは、紫外線を照射することによって硬化するが、露光量を減少させる目的で蛍光剤の使用を増加すると、樹脂の深部が硬化する前に表面で硬化が起こる欠点を生じている。

これらの化合物は、単独で用いても良いし、二種以上を適宜組み合わせて用いても良い。
一般式(I)で表されるピラゾリン化合物は、例えば一般式(XIII)
で表されるケトンと、一般式(XIV)
で表されるホルミル化合物をエタノール水溶液中、ピペリジン等の塩基性触媒の存在下で縮合することにより、一般式(XV)
で表されるα,β-不飽和カルボニル化合物が生成する。
で表されるフェニルヒドラジンを酢酸中で反応させた後、次いで、トリメチルシリルアセチレンとTHFおよびトリエチルアミン中で、ビス(トリフェニルホスフィン)パラジウム(II)ジクロリドまたはテトラキス(トリフェニルホスフィン)パラジウム(0)と沃化銅を触媒として反応させることにより、トリメチルシリルエチニル基で置換された一般式(I)で表されるピラゾリン化合物を製造することができる。
で表されるフェニルアセチレンを用いることにより、フェニルエチニル基で置換された一般式(I)
で表されるピラゾリン化合物を得ることができる。
で表されるアルデヒド化合物と一般式(XIX)
で表される化合物をエタノール水溶液中、ピペリジン等の塩基触媒の存在下で縮合した後、次いで、トリメチルシリルアセチレンとTHFおよびトリエチルアミン中でビス(トリフェニルホスフィン)パラジウム(II)ジクロリドまたはテトラキス(トリフェニルホスフィン)パラジウム(0)とヨウ化銅を触媒として反応させることにより、トリメチルシリルエチニル基で置換された一般式(III)の製造することができる。
で表される化合物と一般式(XXI)
で表される化合物をエタノール水溶液中、ピペリジン等の塩基触媒の存在下で縮合した後、次いで、トリメチルシリルアセチレンとTHFおよびトリエチルアミン中でビス(トリフェニルホスフィン)パラジウム(II)ジクロリドまたはテトラキス(トリフェニルホスフィン)パラジウム(0)とヨウ化銅を触媒として反応させることにより、トリメチルシリルエチニル基で置換された一般式(XI)で表されるクマリン化合物を製造することができる。
以下に実施例、対比例および比較例を示し、本発明を更に詳しく説明するが、本発明はこれらに限定されるものではない。また、実施例中の部はすべて重量部を意味する。
公知の方法で合成した1-フェニル-3,5-ジ(4-ブロモフェニル)ピラゾリン 4.6部、トリメチルシリルアセチレン 2.4部、テトラキス(トリフェニルホスフィン)パラジウム(0)0.46部、沃化銅0.038部およびトリエチルアミン20mlをTHF40mlに仕込み、66℃で8時間攪拌した後、反応液を濾過し、THFで洗浄した。得られた濾液を濃縮して、析出物を濾過、水洗し、メタノールで再結晶して、60℃で乾燥すると108~110℃の融点を示す1-フェニル-3,5-ジ(4-トリメチルシリルエチニルフェニル)ピラゾリン4.4部が得られた。
公知の方法で合成した1-フェニル-3-(4-ヨードフェニル)-5-(4-t-ブチルフェニル)ピラゾリン9.6部、トリメチルシリルアセチレン2.4部、ビス(トリフェニルホスフィン)パラジウム(II)ジクロライド0.28部、沃化銅0.04部、トリエチルアミン40 mL、THF80 mLに仕込み、60℃で10時間攪拌した。反応液を濾過し、得られた濾液を濃縮して、析出物を濾過、水洗し、メタノールで再結晶して、60℃で乾燥すると160~162℃の融点を示す1-フェニル-3-(4-トリメチルシリルエチニルフェニル)-5-(4-t-ブチルフェニル)ピラゾリン 5.6部が得られた。
実施例1で使用したトリメチルシリルアセチレンをフェニルアセチレン2.4 部に代えて同様に反応させることにより200~204℃の融点を示す、1-フェニル-3,5-ジ-(4-フェニルエチニルフェニル)ピラゾリン3部が得られた。
実施例2で使用したトリメチルシリルアセチレンをフェニルアセチレン 2.4部に代えて同様に反応させることにより、190~192℃の融点を示す1-フェニル-3-(4-フェニルエチニルフェニル)-5-(4-t-ブチルフェニル)ピラゾリン4.8部が得られた。
公知の方法で合成した1-フェニル-3-(4-ブロモスチリル)-5-(4-ブロモフェニル)ピラゾリン12.0 部、フェニルアセチレン6.0部、テトラキス(トリフェニルホスフィン)パラジウム(0)0.46部、沃化銅0.1 部、トリエチルアミン50 mL、THF150 mLを入れ、64℃で8時間攪拌した。反応液を濾過し、得られた濾液を濃縮して、析出物を濾過、水洗し、エタノールで再結晶して、60℃で乾燥すると212~214℃の融点を示す1-フェニル-3-(4-フェニルエチニルスチリル)-5-(4-フェニルエチニルフェニル)ピラゾリン5部が得られた。
実施例5で使用したフェニルアセチレンをトリメチルシリルアセチレン6.0部に代えて同様に反応させることにより、128~130℃の融点を示す1-フェニル-3-(4-トリメチルシリルエチニルスチリル)-5-(4-トリメチルシリルエチニルフェニル)ピラゾリン5部が得られた。
苛性ソーダ2.5部を水15部に溶解し、メタノール43部を加えて攪拌した。これに4-tert-ブチルベンズアルデヒド8.1部およびアセトフェノン6部の混合液を加え、20~30℃で4時間攪拌した。得られた析出物を濾別してフェニルヒドラジン4.7部を加え、氷酢酸120部中、110℃で3時間保持した。室温まで冷却後、析出物を濾別、メタノールで洗浄し、60℃で乾燥して、150~153℃の融点を示す1-フェニル-3-フェニル-5-( 4-tert-ブチルフェニル)ピラゾリン11.5部が得られた。
苛性ソーダ10部を水20部に溶解し、メタノール100部を加えて攪拌した。これに4-tert-ブチルベンズアルデヒド16.2部およびアセトン2.8部の混合液を加え、20~30℃で4時間攪拌した。得られた析出物を濾別してフェニルヒドラジン4.7部を加え、氷酢酸120部中、110℃で4時間保持した。冷却後、析出物を濾別、メタノールで洗浄し、60℃で乾燥して、188~192℃の融点を示す1-フェニル-3-(4-t-ブチルスチリル)-5-(4-t-ブチルフェニル)ピラゾリン12.5部が得られた。
実施例1~5で得られた本発明のピラゾリン化合物(ピラゾリン系蛍光剤ともいう)と比較例1~2で得られたエチニル基を有していないピラゾリン化合物の最大吸収波長(λmax)、分子吸光係数を島津製作所のUV-2400PCを用いて測定した結果および量子収率を島津製作所製RF-5300PCを用いて測定した結果を表1に示す。
7-ジエチルアミノ-4-メチルクマリン(C.I.Fluorescent Brightner 52)を臭素化して得られた7-ジエチルアミノ-3-ブロモ-4-メチルクマリン6.2部、トリメチルシリルアセチレン 2.4部、テトラキス(トリフェニルホスフィン)パラジウム(0) 0.46部、沃化銅 0.038部及びトリエチルアミン 20mlをTHF40mlに仕込み、65℃で8時間攪拌した後、反応液を濾過し、THFで洗浄した。得られた濾液を濃縮して、オイル状の7-ジエチルアミノ-3-トリメチルシリルエチル-4-メチルクマリン4.6部が得られた。
7-メトキシクマリンを臭素化して得られた7-メトキシ-3-ブロモクマリン5.2部、トリメチルシリルアセチレン2.4部、テトラキス(トリフェニルホスフィン)パラジウム(0)0.46部、沃化銅 0.038部およびトリエチルアミン20mlをTHF40mlに仕込み、65℃で10時間攪拌した後、反応液を濾過し、THFで洗浄した。濾液を濃縮して、得られたケーキをメタノールで再結晶して、60℃で乾燥すると130~132℃の融点を示す7-メトキシ-3-トリメチルシリルエチルクマリン2.2部が得られた。
実施例7で使用したトリメチルシリルアセチレンに代えてフェニルアセチレン2.4部を同様に反応させることにより、142~144℃の融点を示す7-ジエチルアミノ-3-フェニルエチニル-3-メチルクマリン 2部が得られた。
実施例8で使用したトリメチルシリルアセチレンに代えてフェニルアセチレン2.4部を同様に反応させることにより、136~138℃の融点を示す7-ジメトキシ-3-フェニルエチニル-3-メチルクマリン 3部が得られた。
公知の方法で合成した7-ジエチルアミノ-4-[4-(p-ブロムフェニル)フェニル]クマリン7.4部、フェニルアセチレン2.4、部、テトラキス(トリフェニルホスフィン)パラジウム(0)0.46部、沃化銅0.038部およびトリエチルアミン20mlをTHF40mlに仕込み、9時間、還流させた。反応液を濾過してTHFで洗浄し、得られた濾液を濃縮してから水で希釈して濾過した。得られたケーキをメタノールで再結晶した。減圧乾燥すると、136~138℃の融点を示す7-ジエチルアミノ-4-[4-(p-フェニルエチニル)フェニル]クマリン2.2部が得られた。
公知の方法で合成した7-メトキシ-4-[4-(p-ブロムフェニル)フェニル]クマリン6.6部、フェニルアセチレン2.4、部、テトラキス(トリフェニルホスフィン)パラジウム(0)0.46部、沃化銅0.038部およびトリエチルアミン20mlをTHF40mlに仕込み、9時間、還流させた。反応液を濾過してTHFで洗浄し、得られた濾液を濃縮してから水で希釈して濾過した。得られたケーキをメタノールで再結晶した。減圧乾燥すると、178~180℃の融点を示す7-メトキシ-4-[4-(p-フェニルエチニル)フェニル]クマリン 2.6部が得られた。
公知の方法で合成した3-(p-ブロムフェニル)-ベンゾ[5,6]クマリン7部、トリメチルシリルアセチレン2.4、部、テトラキス(トリフェニルホスフィン)パラジウム(0)0.46部、沃化銅0.038部およびトリエチルアミン20mlをTHF40mlに仕込み、9時間、還流させた。反応液を濾過してTHFで洗浄し、得られた濾液を濃縮してから水で希釈して濾過した。得られたケーキをメタノールで再結晶した。減圧乾燥すると、126~130℃の融点を示す 3-(p-トリメチルシリルエチニルフェニル)-ベンゾ[5,6]クマリン3.7部が得られた。
公知の方法で合成した7-(3-メチルピラゾール)-3-(4-ブロモフェニル)クマリン7.6部、フェニルアセチレン2.4、部、テトラキス(トリフェニルホスフィン)パラジウム(0)0.46部、沃化銅0.038部およびトリエチルアミン20mlをTHF40mlに仕込み、9時間、還流させた。反応液を濾過してTHFで洗浄し、得られた濾液を濃縮してから水で希釈して濾過した。得られたケーキをメタノールで再結晶した。減圧乾燥すると、135~137℃の融点を示す7-(3-メチルピラゾール)-3-[4-(p-フェニルエチニル)フェニル]クマリン3.4部が得られた。
公知の方法で合成した7-(ナフト[1,2]トリアゾール-2-イル)-3-ブロムクマリン 7.8部、トリメチルシリルアセチレン2.4、部、テトラキス(トリフェニルホスフィン)パラジウム(0) 0.46部、沃化銅0.038部およびトリエチルアミン20mlをTHF40mlに仕込み、9時間、還流させた。反応液を濾過してTHFで洗浄し、得られた濾液を濃縮してから水で希釈して濾過した。得られたケーキをメタノールで再結晶した。減圧乾燥すると、250~252℃の融点を示す 7-(ナフト[1,2]トリアゾール-2-イル)-3-トリメチルシリルエチニルクマリン4部が得られた。
実施例7~15で得られた本発明のクマリン化合物(クマリン系蛍光剤ともいう)とエチニル基を有していない公知のクマリン化合物およびクマリン蛍光剤の最大吸収波長(λmax)、分子吸光係数を島津製作所のUV-2400PCを用いて測定した結果、並びに量子収率を島津製作所製RF-5300PCを用いて測定した結果を表2に示す。
Claims (3)
- 一般式(I)
R1、R2およびR3は、それぞれ独立して水素原子、ハロゲン、炭素数1~8のアルキル基、炭素数1~8のアルコキシ基、アミノ基、または炭素数1~8のアルキル基を持つアルキルアミノ基もしくはジアルキルアミノ基、スルホメチル基、スルホアミド基、或いは、
トリメチルシリルエチニル基、または、一般式(II)
で表される置換もしくは無置換のフェニルエチニル基を示し、但し、
R1、R2およびR3の少なくとも1個は、前記トリメチルシリルエチニル基または前記フェニルエチニル基を示し;
mおよびnは、それぞれ0または1を示す]
で表されるピラゾリン化合物。 - 一般式(III)
