技術分野
[0001] 本発明は、回路接続用接着フィルム、回路部材の接続構造及び回路部材の接続 方法に関し、より詳しくは、回路基板同士又は ICチップなどの電子部品と配線基板と の接続等に用いられる回路接続用接着フィルム、それを用いた回路部材の接続構 造及び回路部材の接続方法に関する。
背景技術
[0002] 回路基板同士又は ICチップなどの電子部品と回路基板とを電気的に接続する際 に、接着剤に導電粒子を分散させた異方導電接着剤が用いられている。すなわち、 この異方導電接着剤を、上記のような相対峙する回路部材の電極間に配置し、加熱 及び加圧によつて電極同士を接続することで、加圧方向に導電性を持たせると共に 、隣接して形成されている電極同士には絶縁性を付与して、対向する電極間のみの 電気的接続を行うことができる。こうした異方導電接着剤としては、例えば、エポキシ 樹脂をベースとした回路接続用接着剤が提案されている (例えば、特許文献 1参照)
[0003] 上記の回路接続用接着剤を高分解能化するための基本的な考え方は、導電粒子 の粒子径を隣接する電極間の絶縁部分よりも小さくすることで隣接電極間における 絶縁性を確保し、併せて導電粒子の含有量を粒子同士が接触しない程度とし、かつ 電極上には確実に導電粒子を存在させることにより、対向する電極間の導通性を得 ることである。
[0004] しかしながら、上記従来の方法では、導電粒子の粒子径を小さくすると、導電粒子 の表面積の著しい増加により粒子が 2次凝集を起こして連結し、隣接電極間の絶縁 性が保持できなくなるという問題が生じやすい。また、導電粒子の含有量を減らすと、 電極上の導電粒子の数も減少することから接触点数が不足し、接続すべき電極間で の導通が十分に得られなくなるという問題が生じやすレ、。このように、従来の方法で は、長期接続信頼性を保ちながら回路接続用接着剤を高分解能化することが困難 であった。
[0005] 特に近年の回路基板の著しい高分解能化、すなわち電極面積や隣接電極間のス ペースの微細化により、電極上の導電粒子が接続時の加熱加圧によって接着剤と共 に隣接電極間に流出しやすぐそのことが回路接続用接着剤の高分解能化の妨げと なっていた。
[0006] こうした問題を改善するために、導電粒子含有層と絶縁性接着剤層とを分離した多 層構造の接着フィルムとし、電極上における導電粒子の捕捉効率を高めることにより 隣接電極間への導電粒子の流出を抑制し、高分解能化する方法が提案されている( 例えば、特許文献 2〜5参照)。
[0007] また、上記のように微細化した電極や回路の接続を可能とし、かつ接続信頼性に優 れる回路接続用接着剤を実現するために、面方向の必要な部分に導電粒子の密集 領域を形成した回路接続用接着剤の提案もなされている(例えば、特許文献 6参照)

発明が解決しょうとする課題
[0009] しかしながら、上記特許文献 2に記載された方法では、一方の電極側における導電 粒子の密度が高くなり、近年の著しい高分解能化の要求には十分に対応出来なくな つている。また、一方の電極側における導電粒子の密度が高くなることにより、電極と 回路接続用接着剤との界面の接着力が低下し、界面剥離や接続信頼性の悪化が生 じやすくなる。
[0010] また、上記特許文献 3〜5に記載された方法では、電極と導電粒子との接触が必ず しも十分に確保されず、接続抵抗値が高くなることから接続信頼性が悪化するという 問題点がある。
[0011] 更に、上記特許文献 6に記載された回路接続用接着剤では、ドット状の微細電極 の接続が可能となるものの、接着剤の製法が面倒であるとともに、電極間の接続を行 う際に導電粒子の密集領域と電極との正確な位置合わせが必要であり、作業性に劣 るという問題がある。
[0012] 本発明は上記問題に鑑みてなされたものであり、回路部材同士の接続時に電極上 からの導電粒子の流出が少なぐ高分解能及び長期接続信頼性に優れ、導電粒子 と電極との正確な位置合わせが不要なことから作業性に優れた回路接続用接着フィ ルム、それを用いた回路部材の接続構造及び回路部材の接続方法を提供すること を目的とする。
課題を解決するための手段
[0013] 上記目的を達成するために、本発明は、第一の基板の主面上に第一の回路電極 が形成された第一の回路部材と、第二の基板の主面上に第二の回路電極が形成さ れた第二の回路部材とを、上記第一の回路電極及び上記第二の回路電極を対向配 置させた状態で接続するための回路接続用接着フィルムであって、導電粒子及び接 着剤を含有する導電性接着剤層と、上記導電性接着剤層の片面に形成された絶縁 性の第一の絶縁性接着剤層と、上記導電性接着剤層の上記第一の絶縁性接着剤 層が形成された面とは反対側の面に形成された絶縁性の第二の絶縁性接着剤層と 、を少なくとも有し、上記第一の絶縁性接着剤層及び上記第二の絶縁性接着剤層の うちの少なくとも一方の層の厚みが 0.:!〜 5. O x mである、回路接続用接着フィルム を提供する。
[0014] 力、かる回路接続用接着フィルムによれば、回路部材同士の接続に用いた場合に、 電極上からの導電粒子の流出が少なく粒子捕捉性が良好であり、これにより、微小な 回路電極に対しても、隣接する電極間の絶縁性と接続すべき電極間の導通性とを十 分に確保することができる。そのため、本発明の回路接続用接着フィルムは、高分解 能及び長期接続信頼性を高水準で達成することができる。また、本発明の回路接続 用接着フィルムは、導電粒子と電極との正確な位置合わせが不要なことから、回路部 材同士の接続時の作業性に優れてレ、る。
[0015] ここで、本発明の回路接続用接着フィルムにより上記効果が奏されるのは、以下の 理由によるものと考えられる。すなわち、導電粒子を導電性接着剤層中にのみ配置 することにより、電極上からの導電粒子の流出が少なく粒子捕捉効率が向上する。こ れにより導電粒子を、この導電粒子同士が接触せず、かつ電極上には確実に存在さ せることができ、接続部分における導電性を十分に得ることができる。また、導電性接 着剤層の両面に絶縁性接着剤層を形成することにより、絶縁性接着剤層が隣接する 回路電極間に配置され、 P 接電極間の絶縁性を十分に確保することができる。併せ て、少なくとも一方の絶縁性接着剤層の厚みを 0. l〜5 x mとすることにより、隣接電 極間の絶縁性を十分に確保しつつ、電極と導電粒子との接触を十分に確保すること ができ、隣接する電極間の絶縁性と接続すべき電極間の導電性とを十分に確保する こと力 Sできる。
[0016] また、本発明の回路接続用接着フィルムにおいて、上記接着剤が熱硬化性樹脂を 含有するものであり、上記導電性接着剤層が、上記第一の絶縁性接着剤層及び上 記第二の絶縁性接着剤層よりも、上記第一の回路部材と上記第二の回路部材との 接続時の溶融粘度が高いことが好ましい。これにより、接続時の加熱加圧により導電 粒子が接着剤と共に隣接する回路電極間に流出することを低減することができ、それ によって粒子捕捉数が向上し、微小な回路電極に対しても、隣接する電極間の絶縁 性と接続すべき電極間の導電性とを十分に確保することができる。
[0017] また、本発明の回路接続用接着フィルムにおいて、上記導電性接着剤層はフィル ム形成性高分子を更に含有することが好ましい。これにより、導電性接着剤層のフィ ルム形成性を良好なものとすることができるとともに、導電粒子を均一に分散した状 態で保持することができる。そして、力かる回路接続用接着フィルムは、導電粒子と 電極との正確な位置合わせが不要なことから作業性に優れ、接続部に気泡を含み難 レ、ことから長期接続信頼性に優れてレ、る。
[0018] 本発明はまた、第一の基板の主面上に第一の回路電極が形成された第一の回路 部材と、第二の基板の主面上に第二の回路電極が形成された第二の回路部材とが 、上記第一及び第二の回路部材の間に設けられた、上記本発明の回路接続用接着 フィルムの硬化物からなる回路接続部材によって、上記第一の回路電極と上記第二 の回路電極とが対畤するとともに電気的に接続されるように接続された、回路部材の 接続構造を提供する。
[0019] 力、かる回路部材の接続構造は、回路接続部材が本発明の回路接続用接着フィル ムの硬化物からなることから、電極上からの導電粒子の流出が少なく粒子捕捉性が 良好であり、隣接する電極間の絶縁性と接続すべき電極間の導通性とを十分に確保 することができ、高分解能及び長期接続信頼性を高水準で達成することができる。
[0020] また、上記回路部材の接続構造において、上記第一の回路電極及び上記第二の 回路電極のうちの少なくとも一方の回路電極の高さが 3. O x m以下であり、上記回路 接続用接着フィルムにおける厚みが 0.:!〜 5. O x mである上記第一の絶縁性接着 剤層又は上記第二の絶縁性接着剤層が、高さが 3. O x m以下である上記回路電極 側に配置されていることが好ましい。

発明を実施するための最良の形態
[0029] 以下、図面を参照しながら本発明の好適な実施形態について詳細に説明する。な お、図面中、同一又は相当部分には同一符号を付し、重複する説明は省略する。ま た、図面の寸法比率は図示の比率に限られるものではない。
[0030] 図 1は、本発明の回路接続用接着フィルム(異方導電性接着フィルム)の好適な一 実施形態を示す模式断面図である。図 1に示す回路接続用接着フィルム 100は、導 電粒子 1と接着剤 2とを含む導電性接着剤層 3と、導電性接着剤層 3の両面に形成さ れた絶縁性の絶縁性接着剤層 4, 5と、を備えるものであり、絶縁性接着剤層 5の厚 みが 0.:!〜 5. O z mの範囲内となっている。
[0031] また、図 2は、本発明の回路接続用接着フィルムの他の好適な一実施形態を示す 模式断面図である。図 2に示す回路接続用接着フィルム 110は、導電粒子 1と接着 剤 2とを含む導電性接着剤層 3と、導電性接着剤層 3の両面に形成された絶縁性の 絶縁性接着剤層 5と、を備えるものであり、両面の絶縁性接着剤層 5の厚みがいずれ も 0.:!〜 5. 0 x mの範囲内となっている。なお、図 1及び 2には図示していないが、 回路接続用接着フィルム 100, 110の表面には、作業性向上やごみ付着防止のため に、剥離可能な剥離性基材 (支持フィルム)が存在していても良い。以下、図 1に示し た回路接続用接着フィルム 100を用い、その回路接続用接着フィルム 100を構成す る各層について詳細に説明する。
[0032] 導電性接着剤層 3は、上述のように導電粒子 1と接着剤 2とを含有してなる層であり 、回路電極を有する回路部材同士の接続時に、対向する回路電極同士を結ぶ方向 に導電性を示し、その対向する回路電極同士のみを電気的に接続することが可能な 異方導電性を有する層である。ここで、接着剤 2は、熱により硬化する反応性樹脂 (熱 硬化性樹脂)を含むことが好ましい。熱硬化性樹脂としては、エポキシ樹脂と、イミダ ゾール系、ヒドラジド系、三フッ化ホウ素—アミン錯体、スルホニゥム塩、ァミンイミド、 ポリアミンの塩、ジシアンジアミド等の潜在性硬化剤との混合物や、ラジカル反応性樹 脂と有機過酸化物との混合物等が用いられる。
[0033] 上記エポキシ樹脂としては、ェピクロルヒドリンとビスフエノール Aや F、 AD等力、ら誘 導されるビスフエノール型エポキシ樹脂、ェピクロルヒドリンとフエノールノボラックゃク レゾールノボラックから誘導されるエポキシノボラック樹脂、ナフタレン環を含んだ骨 格を有するナフタレン系エポキシ樹脂、グリシジルァミン、グリシジルエーテル、ビフエ ニル、脂環式等の 1分子内に 2個以上のグリシジル基を有する各種のエポキシ化合 物等を単独にあるいは 2種以上を混合して用いることが可能である。

[0035] 導電性接着剤層 3には、回路接続用接着フィルム 100により接続するチップのバン プゃ基板電極等の高さのばらつきを吸収するために、異方導電性を積極的に付与 する目的で導電粒子 1を混入'分散している。導電粒子 1は、例えば、 Au、 Ag、 Ni、 Cu、はんだ等の金属を含む導電性を有する粒子であり、ポリスチレン等の高分子か らなる球状の核材の表面に、 Au、 Ag、 Ni、 Cu、はんだ等の金属からなる導電層を 形成してなる粒子であることがより好ましい。また、導電粒子 1は、導電性を有する粒 子の表面に、 Su、 Au、はんだ等の表面層を形成してなるものであってもよい。
[0036] 導電粒子 1の粒径は、回路接続用接着フィルム 100により接続する回路部材の電 極の最小の間隔よりも小さいことが必要であり、且つ、電極の高さにばらつきがある場 合、その高さのばらつきよりも大きいことが好ましい。導電粒子 1の平均粒径は、:!〜 1 0 /i mであることが好ましぐ 2〜5 /i mであることがより好ましレ、。平均粒径が Ι μ ΐη未 満であると、電極の高さのばらつきに対応できずに電極間の導電性が低下しやすい 傾向があり、 ΙΟ μ ΐηを超えると、隣接する電極間の絶縁性が低下しやすい傾向があ る。
[0037] 導電性接着剤層 3における導電粒子 1の含有量は、導電性接着剤層中の固形分 の全体積を基準として、 0.:!〜 30体積%であることが好ましぐ 0. 2〜20体積%であ ることがより好ましい。この含有量が 0. 1体積%未満であると、接続すべき電極上の 導電粒子の数が減少することから接触点数が不足し、接続電極間の導電性が低下し やすい傾向があり、 30体積%を超えると、粒子表面積の著しい増加により粒子が 2次 凝集を起こして連結しやすぐ Ρ 接電極間の絶縁性が低下しやすい傾向がある。
[0038] 導電性接着剤層 3には、そのフィルム形成性をより良好なものとする観点から、フィ ルム形成性高分子を配合することもできる。フィルム形成性高分子としては、フエノキ シ樹脂、ポリエステル樹脂、ポリアミド樹脂等の熱可塑性樹脂等が挙げられる。これら のフィルム形成性高分子は、熱硬化性樹脂の硬化時の応力緩和に効果がある。特 に、フィルム形成性高分子が水酸基等の官能基を有する場合、接着性が向上するた めより好ましい。
[0039] また、回路接続用接着フィルム 100を構成する絶縁性接着剤層 4, 5は、絶縁性を 有する層である。絶縁性接着剤層 4, 5は、回路部材における隣接する回路電極間 に配置された際に、その隣接する電極間の絶縁性を十分に確保する(好ましくは、隣 接する電極間の絶縁抵抗値を 1 X 108 Ω以上とする)ことが可能なものであれば、そ の組成は特に限定されないが、例えば、上述の導電性接着剤層 3から導電粒子 1を 除いた組成と同様の組成とすることができる。
[0040] また、導電性接着剤層 3及び絶縁性接着剤層 4, 5には、更に無機質充填材ゃゴム 粒子を混入'分散することができる。これらは、導電粒子 1と共に導電性接着剤層 3に 混入 ·分散することができ、導電粒子 1が使用されない絶縁性接着剤層 4, 5に混入- 分散することもできるが、特に導電粒子 1を使用する導電性接着剤層 3に混入 ·分散 することが好ましい。これら無機質充填材ゃゴム粒子を導電性接着剤層 3に添加する ことにより、導電性接着剤層 3の回路部材同士の接続時の溶融粘度を、絶縁性接着 剤層 4, 5の接続時の溶融粘度よりも容易に且つ十分に高くすることができる。
[0041] 無機質充填材としては、特に制限されないが、例えば、溶融シリカ、結晶質シリカ、 ケィ酸カルシウム、アルミナ、炭酸カルシウム等の粉体が挙げられる。無機質充填材 の平均粒径は、接続部での導通不良を防止する観点から、 3 μ ΐη以下であることが 好ましい。
[0042] 無機質充填材を用いる場合の配合量は、導電性接着剤層 3及び絶縁性接着剤層 4, 5のいずれにおいても、接着剤 2の配合量を 100質量部として 5〜100質量部で あることが好ましい。なお、溶融粘度を高めるためには、この配合量が大きいほど効 果的である。
[0043] ゴム粒子としては、ガラス転移温度が 25。C以下のゴム粒子であれば特に限定され ないが、例えば、ブタジエンゴム、アタリノレゴム、スチレン一ブタジエン一スチレンゴム 、二トリル一ブタジエンゴム、シリコーンゴム等を用いることができる。ゴム粒子としては 、平均粒径が 0.:!〜 10 z mのものを用いることが好ましぐ平均粒径以下の粒子が 粒径分布の 80%以上を占めるゴム粒子がより好ましい。ゴム粒子の平均粒径は、 0. :!〜 5 /i mであることが更に好ましレ、。また、ゴム粒子の表面をシランカップリング剤で 処理した場合、反応性樹脂に対する分散性が向上するためより好ましい。
[0044] ゴム粒子の中でもシリコーンゴム粒子は、耐溶剤性に優れる他、分散性にも優れる ため、効果的なゴム粒子として好ましく用いることができる。なお、シリコーンゴム粒子 は、シラン化合物やメチルトリアルコキシシラン及び/又はその部分加水分解縮合物 を、苛性ソーダ、アンモニア等の塩基性物質により pH9以上に調整したアルコール 水溶液に添加し、加水分解、重縮合させる方法や、オノレガノシロキサンの共重合等 で得ること力 Sできる。また、分子末端又は分子内側鎖に水酸基、エポキシ基、ケチミン 、カルボキシル基、メルカプト基等の官能基を含有したシリコーン微粒子は、反応性 樹脂への分散性が向上するため好ましい。
[0045] ゴム粒子を用いる場合の配合量は、導電性接着剤層 3及び絶縁性接着剤層 4, 5 のいずれにおいても、接着剤 2の配合量を 100質量部として 5〜50質量部であること が好ましい。
[0046] 導電性接着剤層 3及び絶縁性接着剤層 4, 5の形成は、少なくとも上記接着剤 2 (反 応性樹脂及び潜在性硬化剤等)を含み、導電性接着剤層 3については更に導電粒 子 1を含む接着組成物を有機溶剤に溶解あるいは分散することで液状化して塗布液 を調製し、この塗布液を剥離性基材 (支持フィルム)上に塗布して、硬化剤の活性温 度以下で溶剤を除去することにより行うことができる。このとき用いる溶剤は、芳香族 炭化水素系溶剤と含酸素系溶剤との混合溶剤が、材料の溶解性を向上させる観点 力 好ましい。また、剥離性基材としては、離型性を有するように表面処理された PE Tフィルム等が好適に用レ、られる。
[0047] なお、図示しないが、絶縁性接着剤層 4, 5の外側にさらに導電性接着剤層もしくは 絶縁性接着剤層を設けることもできる。
[0048] そして、回路接続用接着フィルム 100の製法としては、例えば、上記のようにして形 成した導電性接着剤層 3及び絶縁性接着剤層 4, 5をラミネートする方法や、各層を 順次塗工する方法などの公知の方法を採用することができる。
[0049] こうして得られる回路接続用接着フィルム 100において、導電性接着剤層 3の厚み は、 3〜15 μ ΐηであることが好ましく、 5〜10 /i mであることがより好ましレ、。この厚み 力 ¾ μ ΐη未満であると、好適な平均粒径である導電粒子を適用した場合において、導 電性接着剤層の形成性が低下する傾向があり、 15 / mを超えると、電極上からの導 電粒子の流出が多くなり、 舞接する電極間の絶縁性と接続すべき電極間の導電性と を十分に確保しにくくなるィ頃向がある。
[0050] また、絶縁性接着剤層 5の厚みは、 0.:!〜 5. 0 μ mであることが必要である力 1.
0〜5. O z mであることが好ましく、 2. 0〜4. 0 μ mであることがより好ましレ、。この厚 みが 0. l x m未満であると、回路部材における隣接する回路電極間に配置された際 に、その隣接する電極間の絶縁性を十分に確保できず、 5 z mを超えると、電極上か らの導電粒子の流出が多くなり、隣接する電極間の絶縁性と接続すべき電極間の導 電性とを十分に確保できない。

[0100] 表 1に示した結果から明らかなように、少なくとも片面の絶縁性接着剤層の厚みが 0 .:!〜 5.0 μΐηの範囲内である実施例:!〜 5の回路接続用接着フィルムでは、電極間 の粒子捕捉数が十分であり、通電耐湿試験後の絶縁抵抗値及び耐湿試験後の接続 抵抗値がともに良好であることが確認された。一方、絶縁性接着剤層の厚みが両面と も 7 μ mである比較例 1の回路接続用接着フィルムでは、通電耐湿試験後の絶縁抵 抗値、耐湿試験後の接続抵抗値及び粒子捕捉数の全てが劣ることが確認された。更 に、導電性接着剤層と絶縁性接着剤層とからなる 2層構造の回路接続用接着フィル ム(比較例 2)では、通電耐湿試験後の絶縁抵抗値が劣ることが確認された。また、絶 縁性接着剤層の厚みが 0.1 111未満の0.08 xmである比較例 3では、 P接電極間 の絶縁性を十分に確保できないことにより通電耐湿試験後の絶縁抵抗値が悪化する こと力 S確認された。以上より、本発明の回路接続用接着フィルムによれば、回路部材 同士の接続時に電極上からの導電粒子の流出が少なぐ高分解能及び長期接続信 頼性に優れることが確認された。
産業上の利用可能性
[0101] 以上説明したように、本発明によれば、回路部材同士の接続時に電極上からの導 電粒子の流出が少なぐ高分解能及び長期接続信頼性に優れ、導電粒子と電極と の正確な位置合わせが不要なことから作業性に優れた回路接続用接着フィルム、そ れを用いた回路部材の接続構造及び回路部材の接続方法を提供することができる。

Claims

請求の範囲
[1] 第一の基板の主面上に第一の回路電極が形成された第一の回路部材と、第二の 基板の主面上に第二の回路電極が形成された第二の回路部材とを、前記第一の回 路電極及び前記第二の回路電極を対向配置させた状態で接続するための回路接 続用接着フィルムであって、
導電粒子及び接着剤を含有する導電性接着剤層と、
前記導電性接着剤層の片面に形成された絶縁性の第一の絶縁性接着剤層と、 前記導電性接着剤層の前記第一の絶縁性接着剤層が形成された面とは反対側の 面に形成された絶縁性の第二の絶縁性接着剤層と、
を少なくとも有し、
前記第一の絶縁性接着剤層及び前記第二の絶縁性接着剤層のうちの少なくとも 一方の層の厚みが 0.:!〜 5. 0 / mである、回路接続用接着フィルム。
[2] 前記接着剤が熱硬化性樹脂を含有するものであり、
前記導電性接着剤層が、前記第一の絶縁性接着剤層及び前記第二の絶縁性接 着剤層よりも、前記第一の回路部材と前記第二の回路部材との接続時の溶融粘度 が高い、請求項 1記載の回路接続用接着フィルム。
[3] 前記導電性接着剤層がフィルム形成性高分子を更に含有する、請求項 1又は 2記 載の回路接続用接着フィルム。
[4] 第一の基板の主面上に第一の回路電極が形成された第一の回路部材と、
第二の基板の主面上に第二の回路電極が形成された第二の回路部材とが、 前記第一及び第二の回路部材の間に設けられた、請求項:!〜 3のうちのいずれか 一項に記載の回路接続用接着フィルムの硬化物からなる回路接続部材によって、前 記第一の回路電極と前記第二の回路電極とが対峙するとともに電気的に接続される ように接続された、回路部材の接続構造。
[5] 前記第一の回路電極及び前記第二の回路電極のうちの少なくとも一方の回路電極 の高さが 3. 0 μ ΐη以下であり、前記回路接続用接着フィルムにおける厚みが 0.:!〜
5. 0 / mである前記第一の絶縁性接着剤層又は前記第二の絶縁性接着剤層が、高 さが 3. Ο μ ΐη以下である前記回路電極側に配置されている、請求項 4記載の回路部 材の接続構造。
[6] 第一の基板の主面上に第一の回路電極が形成された第一の回路部材と、
請求項 1〜3のうちのいずれか一項に記載の回路接続用接着フィルムと、 第二の基板の主面上に第二の回路電極が形成された第二の回路部材とを、 前記第一の回路電極と前記第二の回路電極とが対峙するようにこの順に積層して 加熱及び加圧することにより、前記第一の回路電極と前記第二の回路電極とが電気 的に接続されるように前記第一の回路部材と前記第二の回路部材とを接続する、回 路部材の接続方法。
[7] 前記第一の回路電極及び前記第二の回路電極のうちの少なくとも一方の回路電極 の高さが 3. O x m以下であり、前記回路接続用接着フィルムにおける厚みが 0.:!〜 5. 0 z mである前記第一の絶縁性接着剤層又は前記第二の絶縁性接着剤層を、高 さが 3. 0 μ m以下である前記回路電極側に配置して加熱及び加圧することにより、 前記第一の回路電極と前記第二の回路電極とが電気的に接続されるように前記第 一の回路部材と前記第二の回路部材とを接続する、請求項 6記載の回路部材の接 続方法。
