発明の開示
発明が解決しょうとする課題

図 15に示すように温度調整が適切であっても加熱ゾーン毎に操作量を作成、調整 しているため、目標温度安定まで早いゾーンと遅いゾーンが発生してしまい、これが ゾーン間偏差となり場合によっては膜厚に影響を与えることがある。

このような次回に求める温度設定条件のうち一つないし二つの温度設定条件のみ が予め温度制御調整が完了している温度設定条件と異なる場合には、予め温度制 御調整が完了している調整されたものに、異なる温度設定条件の部分を修正するこ とで、次回に求める温度設定条件での温度制御調整を完了させることが、調整時間 を短縮しつつ簡易的に近似な温度制御調整ができる有効な手段といえる。
具体的には、異なる温度設定条件の部分を修正する際には、前述の図 7のフロー チャートに示される温度制御調整方法では、積分出力パターンを求めることとなるが 、昇温時において、この積分出力パターンは、積分演算器の代わりに出力するため、 温度設定条件が異なる場合には、それに従って、積分出カノターンを修正すること で次回に求める温度設定条件での温度制御調整を完了させる(第五の工程)。

以下に、所望の温度から目標温度まで到達するまでの温度勾配すなわち昇温ラン プレートのみを変更する場合を説明する。

[0079] ここで、温度設定条件 aにて求められた積分出力パターンをそのまま用いて温度設 定条件 bにて温度制御すると、 200°C力も 400°Cまでの間では、積分出力パターンで の出力と微分演算による出力と比例演算による出力とにより操作される。このとき、微 分演算による出力は、昇温時には、ほとんど出力されないので無視しても問題ないが 、特に比例演算による出力は大きく影響される。このため、ランプレート 20°CZminに て、比例演算による出力は制御しょうとするため、温度設定条件 aにて求めた積分出 力パターンを含む制御方法のステップ 2とステップ 3との間すなわち温度設定条件 a の場合の目標温度到達時点では、比例演算による出力が少な 、分目標温度には到 達しなくなる。また、温度設定条件 aの場合の目標温度到達時点後は、積分出力バタ ーンと微分演算による出力、比例演算による出力に加え、積分演算による出力を実 行することになるため、比例演算による出力に加え、積分演算による出力により、 目 標温度を大きく上回るオーバーシュートが発生し、 目標温度で安定化するまでの時 間が増えてしまうとともに余計な温度をウェハに与えてしまうことになる。

[1] 基板を処理する処理室内を加熱する加熱手段と、
該加熱手段を制御する加熱制御部と、
前記処理室内の温度を検出する第一および第二の温度検出手段とを備え、 前記第一の温度検出手段は前記第二の温度検出手段よりも前記基板に近い位置 に配置され、
前記第二の温度検出手段は前記第一の温度検出手段よりも前記加熱手段に近い 位置に配置される熱処理装置における温度調整方法であって、
前記加熱制御部により、前記第一の温度検出手段による検出温度が第一の温度 設定条件で積分演算、微分演算および比例演算を行って得られた第一の出力制御 パターンに基づき制御する際の、前記第二の温度検出手段により検出される検出温 度の昇温開始時から最大温度時までの間の熱量を求め、該熱量の中から前記比例 演算による出力分を差し引いた熱量を用いて第二の出力制御パターンを求める工程 と、
次回に温度制御する際の第二の温度設定条件が前記第一の温度設定条件のうち 少なくとも一つの条件が異なる場合には、前記第二の出力制御パターンを用いて前 記異なる条件の部分を修正する修正工程とを有する温度調整方法。

[8] 前記加熱制御部は、次回に温度制御する際の第二の温度設定条件が、前記第一 の温度設定条件のうち一つないし二つの条件が異なる場合には、前記第二の出力 制御パターンを用いて、前記異なる条件の部分を修正する請求項 7記載の熱処理装 置。
[9] 前記異なる条件のうちの少なくとも 1つの条件は、目標温度値である請求項 8記載 の熱処理装置。
[10] 前記異なる条件のうちの少なくとも 1つの条件は、温度勾配値である請求項 8記載 の熱処理装置。
[11] 前記加熱制御部は、前記異なる条件のうちの少なくとも 1つの条件が目標温度値で ある場合に、前記第一の温度設定条件における第一の目標温度値を、第二の目標 温度値に修正するとともに前記第二の温度設定条件での第二の目標温度値に対応 するよう前記第二の出力制御パターンの温度勾配を修正する請求項 8記載の熱処理 装置。
[12] 前記加熱制御部は、前記異なる条件のうちの少なくとも 1つの条件が温度勾配値で ある場合に、前記第一の温度設定条件における第一の温度勾配値を、第二の温度 勾配値に修正する請求項 8記載の熱処理装置。
[13] 基板を処理する処理室内を加熱する加熱手段と、
該加熱手段を制御する加熱制御部と、
前記処理室内の温度を検出する第一および第二の温度検出手段とを備え、 前記第一の温度検出手段は前記第二の温度検出手段よりも前記基板に近い位置 に配置され、
前記第二の温度検出手段は前記第一の温度検出手段よりも前記加熱手段に近い 位置に配置される熱処理装置における半導体装置の製造方法であって、
前記加熱制御部により、前記第一の温度検出手段による検出温度が第一の温度 設定条件で積分演算、微分演算および比例演算を行って得られた第一の出力制御 パターンに基つき制御する際の、前記第二の温度検出手段により検出される検出温 度の昇温開始時から最大温度時までの間の熱量を求め、該熱量の中から前記比例 演算による出力分を差し引いた熱量を用いて第二の出力制御パターンを求める工程 と、
次回に温度制御する際の第二の温度設定条件が前記第一の温度設定条件のうち 少なくとも一つの条件が異なる場合には、前記第二の出力制御パターンを用いて前 記異なる条件の部分を修正する修正工程と前記加熱制御部が前記修正された前記 第二の出力制御パターンを用いて前記加熱手段を制御しつつ前記処理室内に搬入 された基板を処理する工程とを有する半導体装置の製造方法。
[14] 前記修正工程は、次回に温度制御する際の第二の温度設定条件が、前記第一の 温度設定条件のうち一つないし二つの条件が異なる場合には、前記第二の出力制 御パターンを用いて、前記異なる条件の部分を修正する工程である請求項 13の半 導体装置の製造方法。
[15] 前記異なる条件のうちの少なくとも 1つの条件は、目標温度値である請求項 14の半 導体装置の製造方法。
[16] 前記異なる条件のうちの少なくとも 1つの条件は、温度勾配値である請求項 14の半 導体装置の製造方法。
[17] 前記異なる条件のうちの少なくとも 1つの条件が目標温度値である場合に、前記第 一の温度設定条件における第一の目標温度値を、第二の目標温度値に修正すると ともに前記第二の温度設定条件での第二の目標温度値に対応するよう前記第二の 出力制御パターンの温度勾配を修正する修正工程である請求項 14の半導体装置 の製造方法。
[18] 前記異なる条件のうちの少なくとも 1つの条件が温度勾配値である場合に、前記第 一の温度設定条件における第一の温度勾配値を、第二の温度勾配値に修正する修 正工程である請求項 14の半導体装置の製造方法。
[19] 請求項 1記載の熱処理装置における温度調整方法を用いて処理する半導体装置 の製造方法であって、前記加熱制御部が前記修正された前記第二の出力制御バタ ーンを用いて前記加熱手段を制御しつつ前記処理室内に搬入された基板を処理す る工程とを有する半導体装置の製造方法。
[20] 請求項 2記載の熱処理装置における温度調整方法を用いて処理する半導体装置 の製造方法であって、前記加熱制御部が前記修正された前記第二の出力制御バタ ーンを用いて前記加熱手段を制御しつつ前記処理室内に搬入された基板を処理す る工程とを有する半導体装置の製造方法。
