課題を解決するための手段
[0010] 本発明者らは、上記の課題に鑑み鋭意検討した結果、接着シートの特性を規定す ることにより高い寸法安定性を有する CCL (銅張り積層板)を製造できることを見出し 、本発明を完成させるに至った。 発明の効果
[0011] 本発明により寸法安定性に優れた CCLを製造することができる。具体的には、高い 寸法安定性を実現することにより高密度実装に伴う配線パターンの微細化、多層化 に対応することができる。また特に、接着剤として熱可塑性ポリイミドを用いた場合の 低い密着性を改善できるため、半田の無鉛ィ匕に伴うリフロー温度の上昇にも対応す ることがでさる。
発明を実施するための最良の形態
[0012] (本発明の接着シートの特性)
本発明の接着シートは、絶縁層と片面または両面に設けられた接着層とからなり、絶 縁層と接着シートの物性を規定することにより、これと金属箔とを加熱'加圧して得ら れる CCLを製造する工程で発生する寸法変化を抑制することが可能である。すなわ ち、本発明者らは、(1)絶縁層の貯蔵弾性率および (2)絶縁層の線膨張係数、(3) 接着シートの線膨張係数に着目し、種々検討した結果、これらの値を適切に設定し て接着シートを設計すれば、寸法安定性に優れた CCLを製造できることを見出した
[0013] まず、本発明においては、絶縁層の貯蔵弾性率を規定している。すなわち、 25°C における貯蔵弾性率 E' 1および 380°Cにおける貯蔵弾性率 E' 2の比 E' 2/E' 1が 0 . 2以下となっていることが重要である。 25°Cにおける貯蔵弾性率と 380°Cにおける 貯蔵弾性率を指標とする理由は、加工工程での張力の影響を小さくするためには室 温付近での高い弾性率が必要であり、また、接着シートを張り合わせる工程での歪を 緩和するためにはカ卩ェ温度での低 、弾性率が必要であることを見出した力もである。 そして貯蔵弾性率の比は、加熱時すなわちラミネート時にどれくらい樹脂が軟ィ匕する かの目安となり、小さければ小さいほど軟ィ匕しやすいということになる。本発明におい てはこの比は 0. 2以下が好ましぐ 0. 04以上 0. 2以下がより好ましぐ特には 0. 06 以上、 0. 18以下が好ましい。貯蔵弾性率の比がこの範囲を上回ると寸法安定性が 悪くなり、この範囲を下回ると寸法安定性は向上するものの連続的にフィルム化する ことが困難となる傾向にある。貯蔵弾性率は、動的粘弾性により求めることができる。
[0014] さらに、本発明においては、絶縁層の MD方向(機械的送り方向)における線膨張 係数を規定している。すなわち、 100〜200°Cにおける MD方向の線膨張係数が 5 〜15ppmとなっている。絶縁層の MD方向の線膨張係数力この範囲を上回ると、接 着シートの設計上、接着剤層を十分に厚くすることができず、金属導電箔との密着性 を確保できない傾向にあり、この範囲を下回ると CCLフルエッチング時の寸法安定 性が悪くなる傾向にある。
[0015] 本発明は、貯蔵弾性率と線膨張係数が上記範囲を満たすように絶縁層を設計する ものであるが、絶縁層の物性は CCL力もも確認することができる。すなわち、 I.エッチ ングにより金属層および接着層を除去した後絶縁層のみの線膨張係数を測定する、 I I.刃物などで物理的に接着層を完全に除去した後絶縁層のみの線膨張係数を測定 する、などの方法により測定すればよい。
[0016] さらに、本発明においては接着シートの線膨張係数も規定している。接着シートの 線膨張係数は、 20kgZmの張力下 380°Cで 30秒間熱処理した後測定する。ここで 、 20kgZmの張力をかけるのは、加工工程で接着シートに付与されてしまう歪をシミ ュレートできるからであり、 380°Cで 30秒間加熱すれば、歪を接着シートに確実に凍 結できるからである。また、一回目の線膨張係数の測定値と 2回目の線膨張係数の 差の絶対値に着目したのは、この値は蓄積された歪の開放度合いを示す力 である

[0018] 上記式 1により計算される 100〜250°Cにおける接着シートの線膨張係数変化が、張 力方向(一般的には MD方向)で 2. 5ppm以下、好ましくは 2ppm以下であり、張力と 直行方向(一般的には TD方向)で lOppm以下、好ましくは 8ppm以下である。線膨 張係数変化がこの範囲を上回ってしまうと CCLフルエッチング後 250°Cに加熱した 際の寸法変化率が極端に大きくなつてしまう。
[0019] 20kgZmの張力下 380°Cで 30秒加熱処理する際の接着シートの大きさ、熱処理 方法等は特に限定されるものではな 、が、熱処理後室温まで冷却するまでその張力 を除去してはならな!、。また接着層にポリイミドなどのような熱反応型接着剤を用いた 場合には、その反応工程と本熱処理を兼ねてもカゝまわな ヽ。
[0020] また、本発明における接着シートの線膨張係数変化はラミネート前の接着シートを 熱処理して測定しても力まわないし、ラミネート後導電層を完全に除去した後に熱処 理して測定しても力まわな 、。
[0021] 特に注意しなければならないのは 3次元架橋型の接着剤を使用した場合であり、本 測定に際しては接着剤層の反応が完結して 、るもしくは実使用上問題のな 、レベル まで接着剤層の反応が進行している必要があるため、ラミネート後導電層を完全に除 去した後に熱処理して測定する方が好ま 、。
[0022] 接着シートの物性についても、エッチングにより導電層を取り除くなどして CCLから ½認することちできる。
[0023] さらに、本発明において好ましい態様を説明する。前記絶縁層の動的粘弾性測定 時の tan δピーク卜ップ温度力 S300〜400oC、特に ίま 320〜370oCでにあり、 tan δ >0. 1であることが好ましい。 tan δのピークトップ温度がこの範囲を下回ると絶縁層 のガラス転移温度が 250°Cを下回って耐熱性が低下してしまう傾向にあり、この範囲 を上回ると加熱時の寸法変化率が大きくなつていく傾向にある。また、 tan S≤0. 1 であると、加工温度近辺での軟ィ匕の度合いが小さくなる傾向にあり、歪を緩和しにく い傾向にある。
[0024] これまで、上記特性のすべてを満たす接着シートは現在存在しておらず、本発明 者らが初めて見出し、その効果を確認したものである。
[0025] (本発明の接着シートの絶縁層)
本発明の絶縁層としては、ポリイミド、ポリアミドイミド、ポリエステル、ポリアミド、液晶 ポリマー等、絶縁性に優れた有機材料であれば 、かなるものを用いることもできるが
、これらの中で耐熱性という観点力もポリイミドまたは液晶ポリマーを用いることが好ま しい。
[0026] 本発明の絶縁層として用いられるポリイミドはポリアミド酸を前駆体として用いて製造 される。ポリアミド酸の製造方法としては公知のあらゆる方法を用いることができ、通常 、芳香族酸二無水物と芳香族ジァミンを、実質的等モル量を有機溶媒中に溶解させ て、得られたポリアミド酸有機溶媒溶液を、制御された温度条件下で、上記酸二無水 物とジァミンの重合が完了するまで攪拌することによって製造される。これらのポリアミ ド酸溶液は通常 5〜35wt%、好ましくは 10〜30 %の濃度で得られる。この範囲の 濃度である場合に適当な分子量と溶液粘度を得る。
[0027] 重合方法としてはあらゆる公知の方法およびそれらを組み合わせた方法を用いるこ とができる。ポリアミド酸の重合における重合方法の特徴はそのモノマーの添加順序 にあり、このモノマー添加順序を制御することにより得られるポリイミドの諸物性を制御 することができる。従い、本発明においてポリアミド酸の重合にはいかなるモノマーの 添加方法を用いても良い。代表的な重合方法として次のような方法が挙げられる。す なわち、
1)芳香族ジァミンを有機極性溶媒中に溶解し、これと実質的に等モルの芳香族テト ラカルボン酸二無水物を反応させて重合する方法。
2)芳香族テトラカルボン酸二無水物とこれに対し過小モル量の芳香族ジァミンィ匕合 物とを有機極性溶媒中で反応させ、両末端に酸無水物基を有するプレボリマーを得 る。続いて、全工程において芳香族テトラカルボン酸二無水物と芳香族ジァミンィ匕合 物が実質的に等モルとなるように芳香族ジァミンィ匕合物を用いて重合させる方法。
3)芳香族テトラカルボン酸二無水物とこれに対し過剰モル量の芳香族ジァミンィ匕合 物とを有機極性溶媒中で反応させ、両末端にアミノ基を有するプレボリマーを得る。 続ヽてここに芳香族ジァミンィ匕合物を追加添加後、全工程にぉ ヽて芳香族テトラ力 ルボン酸二無水物と芳香族ジァミンィ匕合物が実質的に等モルとなるように芳香族テト ラカルボン酸二無水物を用いて重合する方法。
4)芳香族テトラカルボン酸二無水物を有機極性溶媒中に溶解及び Zまたは分散さ せた後、実質的に等モルとなるように芳香族ジァミンィ匕合物を用いて重合させる方法
5)実質的に等モルの芳香族テトラカルボン酸二無水物と芳香族ジァミンの混合物を 有機極性溶媒中で反応させて重合する方法。
などのような方法である。これら方法を単独で用いても良いし、部分的に組み合わせ て用いることちでさる。
[0028] 絶縁層をポリイミドフィルムとして形成する場合を例にとり、ポリイミドフィルムの製造 方法について説明する。
[0029] 上記ポリアミック酸溶液力 ポリイミドフィルムを製造する方法にっ 、ては従来公知 の方法を用いることができる。この方法には熱イミド化法と化学イミドィ匕法が挙げられ 、どちらの方法を用いてフィルムを製造しても力まわないが、化学イミドィ匕法によるイミ ド化の方が本発明に好適に用いられる諸特性を有したポリイミドフィルムを得やす ヽ 傾向にある。

a) 有機溶剤中で芳香族ジァミンと芳香族テトラカルボン酸二無水物を反応させてポ リアミック酸溶液を得る工程、
b)上記ポリアミック酸溶液を含む製膜ドープを支持体上に流延する工程、 c)支持体上で加熱した後、支持体力ゝらゲルフィルムを引き剥がす工程、
d)更に加熱して、残ったァミック酸をイミドィ匕し、かつ乾燥させる工程、
を含むことが好ましい。
[0031] 上記工程において無水酢酸等の酸無水物に代表される脱水剤と、イソキノリン、 β —ピコリン、ピリジン等の第三級ァミン類等に代表されるイミドィ匕触媒とを含む硬化剤 を用いても良い。
[0032] 以下本発明の好ま 、一形態、化学イミド法を一例にとり、ポリイミドフィルムの製造 工程を説明する。ただし、本発明は以下の例により限定されるものではない。
[0033] 製膜条件や加熱条件は、ポリアミド酸の種類、フィルムの厚さ等により、変動し得る 脱水剤及びイミドィ匕触媒を低温でポリアミド酸溶液中に混合して製膜ドープを得る。 引き続いてこの製膜ドープをガラス板、アルミ箔、エンドレスステンレスベルト、ステン レスドラムなどの支持体上にフィルム状にキャストし、支持体上で 80°C〜200°C、好 ましくは 100°C〜180°Cの温度領域で加熱することで脱水剤及びイミドィ匕触媒を活 性ィ匕することによって部分的に硬化及び Zまたは乾燥した後支持体力 剥離してポ リアミック酸フィルム(以下、ゲルフィルムと!/、う)を得る。
ゲルフィルムは、ポリアミド酸力 ポリイミドへの硬化の中間段階にあり、自己支持性を 有し、式 (2) (A-B) Χ 100/Β· · · · (2)

A, Bは以下のものを表す。
A:ゲルフィルムの重量
B:ゲルフィルムを 450°Cで 20分間加熱した後の重量
力も算出される揮発分含量は 5〜500重量%の範囲、好ましくは 5〜200重量%、よ り好ましくは 5〜150重量%の範囲にある。この範囲のフィルムを用いることが好適で あり、焼成過程でフィルム破断、乾燥ムラによるフィルムの色調ムラ、特性ばらつき等 の不具合が起こることがある。
脱水剤の好ましい量は、ポリアミド酸中のアミド酸ユニット 1モルに対して、 0. 5〜5モ ル、好ましくは 1. 0〜4モルである。
また、イミドィ匕触媒の好ましい量はポリアミド酸中のアミド酸ユニット 1モルに対して、 0 . 05〜3モル、好ましくは 0. 2〜2モルである。
脱水剤及びイミドィ匕触媒が上記範囲を下回ると化学的イミドィ匕が不十分で、焼成途 中で破断したり、機械的強度が低下したりすることがある。また、これらの量が上記範 囲を上回ると、イミドィ匕の進行が早くなりすぎ、フィルム状にキャストすることが困難とな ることがあるため好ましくな!/、。
[0034] 前記ゲルフィルムの端部を固定して硬化時の収縮を回避して乾燥し、水、残留溶 媒、残存転化剤及び触媒を除去し、そして残ったアミド酸を完全にイミド化して、本発 明のポリイミドフィルムが得られる。
[0035] この時、最終的に 400〜650°Cの温度で 5〜400秒カ卩熱するのが好ましい。この温 度より高い及び Zまたは時間が長いと、フィルムの熱劣化が起こり問題が生じることが ある。逆にこの温度より低い及び Zまたは時間が短いと所定の効果が発現しないこと がある。
[0036] また、フィルム中に残留している内部応力を緩和させるためにフィルムを搬送するに 必要最低限の張力下において加熱処理をすることもできる。この加熱処理はフィルム 製造工程において行ってもよいし、また、別途この工程を設けても良い。加熱条件は フィルムの特性や用いる装置に応じて変動するため一概に決定することはできない 力 一般的には 200°C以上 500°C以下、好ましくは 250°C以上 500°C以下、特に好 ましくは 300°C以上 450°C以下の温度で、 1〜300秒、好ましくは 2〜250秒、特に好 ましくは 5〜200秒程度の熱処理により内部応力を緩和することができる。
[0037] また、ゲルフィルムの固定前後でフィルムを延伸することもできる。この時、このまし い揮発分含有量は 100〜500重量%、好ましくは 150〜500重量%である。揮発分 含有量がこの範囲を下回ると延伸しにくくなる傾向にあり、この範囲を上回るとフィル ムの自己支持性が悪ぐ延伸操作そのものが困難になる傾向にある。

[0039] また、接着剤層としてポリイミド系接着剤を用いる場合、多層同時押し出しダイス等 を用いて接着剤層と絶縁層を同時に形成することもできる。
[0040] 本発明の絶縁層として用 、得るポリイミドフィルムを製造する際に用いられるモノマ 一について説明する。ジァミン成分は、本発明においては 2,2-ビスアミノフエノキシフ ェ-ルプロパン、パラフエ-レンジアミンを用いることが好ましい。一般的な傾向として ノ ラフエ-レンジァミン使用量を大きくすると弾性率および貯蔵弾性率 'tan δピーク トップ温度が上昇し、線膨張係数が低下し、 2, 2-ビスァミノフエノキシフエ-ルプロパ ンの使用量を大きくすると弾性率および貯蔵弾性率が低下し、線膨張係数が上昇し 、吸水率が低下 ·接着性が向上する。ここに、さらにォキシジァ-リンを併用するとさら に接着性が向上する傾向にあるため、ォキシジァ-リンをも用いることが好ましい。こ の場合、線膨張係数のバランスのとりやすさという観点力もジァミン成分を基準として 10〜50mol%の 2, 2 ビスアミノフエノキシフエ-ルプロパン、 30〜60mol%のパラ フエ-レンジァミン、 10〜30mol%のォキシジァ-リンを用いることが好ましい。
[0041] ォキシジァ-リンとしては 4, 4' ォキシジァ-リン、 3, 4' ォキシジァ-リン、 3, 3 , 一ォキシジァニリン、 2, 4' ォキシジァニリンなどがあるが、これらの中で 3, 4'— ォキシジァ-リンを用いると、上記課題が解決しやすい傾向にあるため好ましい。上 記に例示したジァミン成分を用いると貯蔵弾性率の比 Ε' 2/E' 1や、 100〜200°C における MD方向の線膨張係数の調整がしゃすい。

[0043] なお、本発明の好ましい組成を有するポリイミドフィルムが特開 2000— 80178の実 施例 1に記載されて 、る。ここには接着フィルムおよびその物性にっ 、て記載されて いないが、特開 2000— 80178の実施例 1に基づきフィルムを作製し、接着フィルム の物性を測定したところ、本発明の範囲外であることが確認された。
[0044] ポリイミド前駆体 (以下ポリアミド酸と!、う)を合成するための好ま U、溶媒は、ポリア ミド酸を溶解する溶媒であればいかなるものも用いることができるが、アミド系溶媒す なわち N, N—ジメチルフオルムアミド、 N, N—ジメチルァセトアミド、 N—メチルー 2 —ピロリドンなどであり、 N, N—ジメチルフオルムアミド、 N, N—ジメチルァセトアミド が特に好ましく用い得る。
[0045] また、本発明におけるポリイミドの前駆体であるポリアミド酸は、上述の 1)〜5)に例 示したような重合方法など 、かなる重合方法を用いてもょ 、が、下記のような重合方 法により製造されることが、最終的に得られるポリイミドフィルムの貯蔵弾性率の比 E' 2/E' 1や、 100〜200°Cにおける MD方向の線膨張係数を制御しやすいことから 好ましい。すなわち、
(A)芳香族酸二無水物成分と芳香族ジァミン成分とを、どちらか一方が過剰モル量 の状態で有機極性溶媒中で反応させ、両末端にアミノ基または酸二無水物基を有す る屈曲性プレボリマーを得る工程、
(B) (A)工程で得られたプレボリマーと、酸無水物成分とジァミン成分を、全工程に ぉ ヽて実質的に等モルとなるように用いてポリアミド酸溶液を合成する工程 を含み、(A)工程で用いられるジァミン成分および酸無水物成分は、これらを等モル 反応させて得られるポリイミドが熱可塑性ポリイミドとなるように選択するとともに、 (B) 工程で得られるポリアミド酸は、非熱可塑性ポリイミドの前駆体となるようにポリアミド酸 溶液を製造する方法である。
[0046] このポリアミド酸溶液を含む製膜ドープ液を支持体上に流延し、化学的及び Z又は 熱的にイミド化してポリイミドフィルムを得ることが好ましい。なお、(A)工程において、 熱可塑性ポリイミド由来のブロック成分を形成するが、本発明にお 、て熱可塑性ポリ イミド由来のブロック成分とは、その高分子量体のフィルムが 250〜500°C程度に加 熱した際に熔融し、フィルムの形状を保持しないようなものを指す。具体的には、ジァ ミン成分および酸無水物成分を等モル反応させて得られるポリイミドが、上記温度で 溶融するか、あるいはフィルムの形状を保持しないかを確認することで、ジァミン成分 および酸無水物成分を選定する。また、非熱可塑性であるカゝ否かは、フィルムを 450 〜500°C程度に加熱した際に熔融せず、フィルムの形状を保持して 、る力否かで判 定でき、フィルム形状を保持して 、れば非熱可塑性であると!/ヽえる。
[0047] 熱可塑性ポリイミド由来のブロック成分の大きさを調節し、かつ(B)工程で得られる ポリアミド酸が非熱可塑性となるように調節することによって、貯蔵弾性率の比 E' 2/ E, 1、 MD方向の線膨張係数、および、 tan δピークトップ温度、 tan δ値を調節しや すい。特に、上記例示したジァミン成分、酸無水物成分を組み合わせて用いると、貯 蔵弾性率の比 E, 2/E' 1、 MD方向の線膨張係数、 tan δピークトップ温度、 tan δ 値をより制御しやすい。
[0048] 本発明のポリイミドフィルムの貯蔵弾性率 Ε, 2の比 E' 2/E' 1、 MD方向の線膨張 係数、あるいは、 tan δピークトップ温度、 tan δ値は、用いるモノマーの種類や重合 方法、製膜条件の違いによって変動し、またこれら各々の条件の組み合わせによつ ても変動するものであるの。これらの物性値は、簡単に測定することができるので、上 述の傾向を参考にしてフィルムを作製してみて、物性を測定する作業を行い、目的と するフィルム設計をすればょ ヽ。
[0049] また、摺動性、熱伝導性、導電性、耐コロナ性、ループスティフネス等のフィルムの 諸特性を改善する目的でフィラーを添加することもできる。フィラーとしてはいかなるも のを用いても良いが、好ましい例としてはシリカ、酸化チタン、アルミナ、窒化珪素、 窒化ホウ素、リン酸水素カルシウム、リン酸カルシウム、雲母などが挙げられる。
[0050] フィラーの粒子径は改質すべきフィルム特性と添加するフイラ一の種類によって決 定されるため、特に限定されるものではないが、一般的には平均粒径が 0. 05-100 m、好ましく ίま 0. 1〜75 m、更に好ましく ίま 0. 1〜50 m、特に好ましく ίま 0. 1 〜25 /ζ πιである。粒子径がこの範囲を下回ると改質効果が現れに《なり、この範囲 を上回ると表面性を大きく損なったり、機械的特性が大きく低下したりする可能性があ る。また、フィラーの添加部数についても改質すべきフィルム特性ゃフイラ一粒子径な どにより決定されるため特に限定されるものではない。一般的にフィラーの添加量は ポジイミド 100重量咅に対して 0. 01〜: L00重量咅、好ましくは 0. 01〜90重量咅^更 に好ましくは 0. 02〜80重量部である。フィラー添加量がこの範囲を下回るとフイラ一 による改質効果が現れにくぐこの範囲を上回るとフィルムの機械的特性が大きく損 なわれる可能性がある。フィラーの添カロは、
1.重合前または途中に重合反応液に添加する方法
2.重合完了後、 3本ロールなどを用いてフィラーを混鍊する方法
3.フィラーを含む分散液を用意し、これをポリアミド酸有機溶媒溶液に混合する方法 など!/、かなる方法を用いてもょ 、が、フィラーを含む分散液をポリアミド酸溶液に混合 する方法、特に製膜直前に混合する方法が製造ラインのフィラーによる汚染が最も少 なくすむため、好ましい。フィラーを含む分散液を用意する場合、ポリアミド酸の重合 溶媒と同じ溶媒を用いるのが好ましい。また、フィラーを良好に分散させ、また分散状 態を安定化させるために分散剤、増粘剤等をフィルム物性に影響を及ぼさな ヽ範囲 内で用いることもできる。
(本発明の接着シートの接着層)
本発明にお!、て接着層は 、かなるものを用いることもできるが、ポリイミド系接着剤、 特には直鎖状熱可塑性ポリイミド及び Ζ又は 3次元架橋型ポリイミドを用いることが耐 熱性の観点力 好ましい。特に 3次元架橋型ポリイミドを用いた場合に著しく半田耐 熱性が向上する傾向にある。直鎖状熱可塑性ポリイミドを用いる場合、フタル酸化合 物ゃァ-リン系化合物などのような末端封止剤を用いて分子量制御することによって 接着性を向上させたり、ラミネート加工性を向上させたりすることができる。 3次元架橋 型ポリイミドを用いる場合、アセチレン基やビニル基を有する末端封止剤を用いること が好ましい。例えば、ェチュルフタル酸化合物、フエ-ルェチュルフタル酸化合物、 アミノスチレン、ナジック酸化合物、クロレンド酸ィ匕合物、マレイン酸ィ匕合物等を用いる ことができる。

ポリイミドフィルム上に流延、塗布する方法については特に限定されず、ダイコーター 、リバースコーター、ブレードコーター等、既存の方法を使用することができる。塗布 厚みについては特に限定されず、用途ごとに適宜厚みを調整すれば良いが、塗布 厚みが厚くなりすぎるとキュアに要する時間が長くなるため生産性が落ちるなどの不 具合が生じやすくなるため、イミド化後の厚みが 10 m以下となるように塗布すること が好ましい。
[0056] 一般に、ポリイミドはその前駆体であるポリアミド酸をイミド化することにより得られる
1S イミド化には、熱イミド化法または化学イミドィ匕法を単独または併用して用いられる 。化学イミドィ匕法において、脱水剤として例えば、脂肪族酸無水物、芳香族酸無水物 、 N, N'—ジアルキルカルポジイミド、ハロゲン化低級脂肪族、ハロゲン化低級脂肪 酸無水物、ァリールホスホン酸ジハロゲン化物、チォ-ルハロゲン化物、またはそれ ら 2種以上の混合物が挙げられる。中でも入手の容易性、コストの点から、無水酢酸 、無水プロピオン酸、無水ラタ酸等の脂肪族酸無水物、またはそれら 2種以上の混合 物を好ましく用いることができる。 また、イミドィ匕触媒として、例えば、脂肪族第三級 ァミン、芳香族第三級ァミン、複素環式第三級ァミン等が用いられる。中でも触媒とし ての反応性の点から、複素環式第三級ァミン力 選択されるものが特に好ましく用い られる。具体的にはキノリン、イソキノリン、 j8—ピコリン、ピリジン等が好ましく用いら れる。
V、ずれの方法を用 、ても、加熱によるイミドィ匕及び/又は乾燥が必要であり、 加熱温度は高い方力 Sイミド化が起こりやすいため、イミドィ匕速度を速くすることができ 、生産性の面で好ましい。但し、高すぎると熱可塑性ポリイミドが熱分解を起こす可能 '性がある。
一方、加熱温度が低すぎると、イミド化が進みにくぐイミド化工程に要する時間が長 くなつてしまう。熱イミド化の温度は、熱可塑性ポリイミドのガラス転移温度〜ガラス転 移温度 + 200°Cの範囲内に設定することが好ましく、ガラス転移温度 + 50°C〜ガラ ス転移温度 + 150°Cの範囲内に設定することがより好ま 、。イミドィ匕時間に関して は、実質的にイミドィ匕および乾燥が完結するに十分な時間を取ればよぐ一義的に限 定されるものではないが、一般的には 1〜600秒程度の範囲で適宜設定される。
[0057] また、接着層の熔融流動性を改善する目的で、意図的にイミド化率を低くする及び Z又は溶媒を残留させることもできる。

本発明における接着シートと金属箔とを貼り合わせるには、例えば、一対以上の金属 ロールを有する熱ロールラミネート装置或!、はダブルベルトプレス(DBP)による連続 処理を用いることができる。中でも、装置構成が単純であり保守コストの面で有利であ ると 、う点から、一対以上の金属ロールを有する熱ロールラミネート装置を用いること が好ましい。また、一対以上の金属ロールを有する熱ロールラミネート装置で金属箔 と貼り合わせた場合に特に寸法変化が発生しやすいことから、本発明のポリイミドフィ ルムおよび接着フィルムは、熱ロールラミネート装置で張り合わせた場合に顕著な効 果を発現する。ここでいう「一対以上の金属ロールを有する熱ロールラミネート装置」 とは、材料を加熱加圧するための金属ロールを有している装置であればよぐその具 体的な装置構成は特に限定されるものではない。
[0065] 上記熱ラミネートを実施する手段の具体的な構成は特に限定されるものではないが 、得られる積層板の外観を良好なものとするために、加圧面と金属箔との間に保護材 料を配置することが好ましい。保護材料としては、熱ラミネート工程の加熱温度に耐 えうるものであれば特に限定されず、非熱可塑性ポリイミドフィルム等の耐熱性プラス チック、銅箔、アルミニウム箔、 SUS箔等の金属箔等を好適に用いることができる。中 でも、耐熱性、再利用性等のバランスが優れる点から、非熱可塑性ポリイミドフィルム 力 り好ましく用いられる。また、厚みが薄いとラミネート時の緩衝ならびに保護の役 目を十分に果たさなくなるため、非熱可塑性ポリイミドフィルムの厚みは 75 μ m以上 であることが好ましい。

[0070] 上記熱ラミネート工程における圧力、すなわちラミネート圧力は、高ければ高いほど ラミネート温度を低ぐかつラミネート速度を速くすることができる利点があるが、一般 にラミネート圧力が高すぎると得られる積層板の寸法変化が悪ィ匕する傾向がある。ま た、逆にラミネート圧力が低すぎると得られる積層板の金属箔の接着強度が低くなる 。そのためラミネート圧力は、 49〜490NZcm(5〜50kgfZcm)の範囲内であるこ とが好ましぐ 98〜294NZcm(10〜30kgfZcm)の範囲内であることがより好まし い。この範囲内であれば、ラミネート温度、ラミネート速度およびラミネート圧力の三条 件を良好なものにすることができ、生産性をより一層向上することができる。

[0072] 本発明にかかるフレキシブル金属張積層板を得るためには、連続的に被積層材料 を加熱しながら圧着する熱ラミネート装置を用いることが好ましいが、この熱ラミネート 装置では、熱ラミネート手段の前段に、被積層材料を繰り出す被積層材料繰出手段 を設けてもよいし、熱ラミネート手段の後段に、被積層材料を巻き取る被積層材料卷 取手段を設けてもよい。これらの手段を設けることで、上記熱ラミネート装置の生産性 をより一層向上させることができる。上記被積層材料繰出手段および被積層材料卷 取手段の具体的な構成は特に限定されるものではなぐ例えば、接着フィルムや金 属箔、あるいは得られる積層板を巻き取ることのできる公知のロール状卷取機等を挙 げることができる。
[0073] さらに、保護材料を巻き取ったり繰り出したりする保護材料卷取手段や保護材料繰 出手段を設けると、より好ましい。これら保護材料卷取手段'保護材料繰出手段を備 えていれば、熱ラミネート工程で、一度使用された保護材料を巻き取って繰り出し側 に再度設置することで、保護材料を再使用することができる。また、保護材料を巻き 取る際に、保護材料の両端部を揃えるために、端部位置検出手段および卷取位置 修正手段を設けてもよい。これによつて、精度よく保護材料の端部を揃えて巻き取る ことができるので、再使用の効率を高めることができる。なお、これら保護材料卷取手 段、保護材料繰出手段、端部位置検出手段および卷取位置修正手段の具体的な 構成は特に限定されるものではなぐ従来公知の各種装置を用いることができる。

実施例

100〜200°Cの線膨張係数の測定は、セイコー電子 (株)社製 TMA120Cを用いて (サンプルサイズ 幅 3mm、長さ 10mm)、荷重 3gで 10°CZminで 10°C〜400°Cま で一且昇温させた後、 10°Cまで冷却し、さらに 10°C/minで昇温させて、 2回目の昇 温時の 100°C及び 200°Cにおける熱膨張率から平均値として計算した。尚測定は窒 素雰囲気下で行った。
[0081] (接着シートの線膨張係数変化)
接着シートを MD方向が長手方向となるように 10 X 35cmに切り出し、一端を治具に 固定し、他方の一端に 2kgの錘をぶら下げて、 MD方向に 20kgZmの張力をかけた 。この治具を 380°Cに予熱したオーブンに入れ、 30秒間熱処理した。熱処理後ォー ブン力 治具を取り出し室温まで冷却した後錘を取り外した後、フィルムの中央部分 力も約 10 X約 15cmにカットして測定用サンプルとした。
線膨張係数変化は、セイコー電子 (株)社製 TMA120Cを用いて (サンプルサイズ 幅 3mm、長さ 10mm)、荷重 3gで 10°CZminで 10°C〜400°Cまで昇温(1回目測 定)した後 10°Cまで冷却し、さらに 10°C/minで 400°Cまで昇温(2回目測定時)させ た。 100°C及び 250°Cにおける熱膨張率から 1回目および 2回目の線膨張係数を求 め、式(1)にしたがって線膨張係数変化を求めた。

(参考例 1;熱可塑性ポリイミド前駆体の合成)
容量 2000mlのガラス製フラスコに DMFを 780g、 2, 2—ビス〔4— (4—アミノフエノ キシ)フエ-ル〕プロパン(BAPP)を 115. 6g加え、窒素雰囲気下で攪拌しながら、 3 , 3' 4, 4,ービフエ-ルテトラカルボン酸二無水物(BPDA)を 78. 7g徐々に添カロし た。続いて、エチレンビス(トリメリット酸モノエステル酸無水物)(TMEG)を 3. 8g添 加し、氷浴下で 30分間撹拌した。 2. Ogの TMEGを 20gの DMFに溶解させた溶液 を別途調製し、これを上記反応溶液に、粘度に注意しながら徐々に添加、撹拌を行 つた。粘度が 3000poiseに達したところで添加、撹拌をやめ、ポリアミド酸溶液を得た (実施例 1)
10°Cに冷却した N, N—ジメチルホルムアミド(DMF) 468kgに 2, 2—ビス(4—アミ ノフエノキシフエ-ル)プロパン(BAPP) 29. 94kgおよび 3, 4,一ォキシジァ-リン(3 , 4'— ODA) 9. 75kgを溶解した。ここに 3, 3' , 4,4'—ベンゾフエノンテトラカルボン 酸二無水物(BTDA) 15. 69kg添カ卩して溶解させた後、ピロメリット酸二無水物(PM DA) 13. 27kg添加して 60分攪拌し、プレボリマーを形成した。
この溶液に P—フエ-レンジァミン(p— PDA) 13. 16kgを溶解した後、 PMDA27. 6 lkgを添加し 1時間撹拌して溶解させた。さらにこの溶液に別途調製してあった PMD Aの DMF溶液(重量比 PMDA1. 59kg/DMF21. 2kg)を注意深く添カ卩し、粘度 が 3000ボイズ程度に達したところで添加を止めた。 3時間撹拌を行って固形分濃度 約 18. 5重量%、 23°Cでの回転粘度が 3400ボイズのポリアミド酸溶液を得た。
このポリアミド酸溶液に無水酢酸 20. 71kgとイソキノリン 3. 14kgと DMF26. 15kg 力もなる化学イミド化剤をポリアミド酸 DMF溶液に対して重量比 50%ですばやくミキ サ一で攪拌し Tダイ力 押出してダイの下 15mmを走行しているステンレス製のェン ドレスベルト上に流延した。このときの脱水剤である無水酢酸のポリアミド酸ワニスの アミド酸 1モルに対するモル比は、脱水剤である無水酢酸が 2.5倍、触媒であるイソキ ノリンが 0.3倍であった。この榭脂膜を 130°C X 100秒乾燥させた後エンドレスベルト より引き剥がして (揮発分含量 63重量%)テンターピンに固定した後、テンター炉中 で 300。C X 20秒、 450°C X 20秒、 480°C X 20秒で乾燥'イミドィ匕させ 10 μ mのポリ イミドフィルムを得た。このフィルム特性を表 1に示す。
参考例 1で得られたポリアミド酸溶液を固形分濃度 10重量%になるまで DMFで希釈 した後、上記ポリイミドフイルムの両面に、熱可塑性ポリイミド層(接着層)の最終片面 厚みが 2 mとなるようにポリアミド酸を塗布した後、 140°Cで 1分間加熱を行った。続 いて、 4kgZmの張力下で雰囲気温度 390°Cの遠赤外線ヒーター炉の中を 20秒間 通して加熱イミドィ匕を行って、接着シートを得た。得られた接着シートの両側に 18 m圧延銅箔 (BHY— 22B— T,ジャパンエナジー社製)を、さらに銅箔の両側に保護 材料 (アビカル 125NPI ;鐘淵化学工業株式会社製)を用いて、ポリイミドフィルムの 張力 2NZcm、ラミネート温度 360°C、ラミネート圧力 196NZcm (20kgfZcm)、ラ ミネート速度 1. 5mZ分の条件で連続的に熱ラミネートを行い、 FCCLを作製した。こ の FCCLの特性を表 1に示す。

産業上の利用可能性
本発明により寸法安定性に優れた CCLを製造することができる。具体的には、高い 寸法安定性を実現することにより高密度実装に伴う配線パターンの微細化、多層化 に対応することができる。また特に、接着剤として熱可塑性ポリイミドを用いた場合の 低い密着性を改善できるため、半田の無鉛ィ匕に伴うリフロー温度の上昇にも対応す ることがでさる。

[3] 前記絶縁層がポリイミド層であることを特徴とする請求項 1〜2記載の接着シート。
[4] 前記ポリイミド層は、ジァミン成分を基準として 10〜50mol%の 2, 2—ビスアミノフエ ノキシフエ-ルプロパン、 30〜60mol%のパラフエ-レンジァミン、 10〜30mol%の ォキシジァ-リンを原料とするポリイミド層であることを特徴とする請求項 3記載の接着 シート。
[5] ォキシジァ-リンが 3, 4'—ォキシジァ-リンであることを特徴とする請求項 4記載の 接着シート。
[6] 前記ポリイミド層は、酸二無水物成分を基準として 60〜95mol%のピロメリット酸二無 水物、 5〜40mol%の 3,3',4,4しベンゾフエノンテトラカルボン酸二無水物及び Z又 は 3,3',4,4'—ビフエ-ルテトラカルボン酸二無水物を原料とするポリイミド層であるこ とを特徴とする請求項 3〜5記載の接着シート。
[7] 前記接着層がポリイミド系接着剤を含むことを特徴とする請求項 1〜6記載の接着シ ート。
[8] 前記接着層が直鎖状熱可塑性ポリイミド及び Z又は 3次元架橋型ポリイミドを含むこ とを特徴とする請求項 1〜7記載の接着シート。
[9] 前記接着シートは、接着層と金属箔とを加熱'加圧ラミネートして用いることを特徴と する請求項 1〜8記載の接着シート。
請求項 1〜9記載の接着シートの片面または両面に加熱'加圧下で金属導電箔を張 り合わせて得られるラミネート 2層銅張り積層板。
