さ ら に別の従来例と して、 有機高分子か ら なる固体電解質 の イ オ ン伝導性を利用 し た F E T も報告さ れてい る [例えば L . Campanella e t a 1. , Analusis . 16 ( 1988 ) 120 - 124 ] 。
いずれ に し ろ従来の F E T型半導体で は、 ゲー ト 、 ソース お よ び ド レ イ ン の 3 電極に印加さ れる電圧を分離、 独立し て 作用 さ せ る こ と はで き ず、 その ため例え ば リ レー素子な ど に 用レ、 る こ と はで き なか っ た。
発明の開示
本発明は、 強誘電性物質の電気分極によ っ て個々 の π —共 役茶高分子を励起状態に し、 7t —共役系高分子の電気伝導度 を制御す る方法お よびこ の よ う な制御機能を有す る全 く 新 し い動作原理 に よ る電気素子を提供す る こ と を 目 的 と する。
上記の 目 的を達成す る ため に本発明で は、 π —共役系高分 子、 好ま し く は配向 し た 7Γ —共役系高分子の近傍に、 電気分 極を引 き起 こ す強誘電性物質を配置させ る。
す なわ ち 、 本発明の電気素子は、 少な く と も 2 個の電極を オーム接触さ せ て なる、 誘電体の電気分極に よ り 励起状態に な る こ と に よ り 電気伝導度が低下 し得る性質を有す る 7Γ—共 役系高分子材料 と 、 こ れの近傍に存在す る強誘電性物質か ら な り 該強誘電性物質に対 して任意の強度の電界を印加させ る た めの電極を有する こ と を特徴 と す る。
ま た、 本発明の電気伝動度制御方法 に おいて は、 上記強誘 電性物質に対 し任意の強度の電界を印加 し、 印加 し た電界に よ つ て該強誘電性物質に誘起さ れる電気分極に よ り 上記 7Τ - 共 ^:系高分子材料を励起状態 と す る。 さ ら に、 該 π —共役系 高分子材料の電気伝導度を印加 し た前記電界強度 に対応さ せ て変ィ匕さ せ る 。
以下に本発明を さ ら に説明す る 。
本発明 に お い て 、 7Τ —共役系高分子材料 と は、 高分子主鎖 中の構成原子間の —電子軌道の重な り に よ る結合が高分子 主鎖に沿 っ て一様 に存在す る高分子を指す。 ま た、 こ の高分 子は、 実質的 に電気的中性の高分子を用い る。 従っ て、 例え
ば N a や K の よ う な電子供与性の ドーバ ン ト ある いは例え ば ョ ゥ素ゃ P F 6 の よ う な電子受容性 ド ーバ ン ト を実質的 に舍 ま ないも のであ る。 しか し なが ら、 π—共役系高分子材料の 性質を実質的 に変え ない限 り 上記 ド 一 パ ン ト を極微量含む こ と が出来る。 電気的に 中性の高分子を用い る と こ ろか ら、 電 解重合法に よ り π—共役系高分子を製造す る場合の よ う に ド 一パ ン ト が高分子に含ま れる と き は、 常法に従い こ れを脱 ド ーブすればよい。
本発明 に使用する π —共役系高分子 と して、 具体的 に ほ例 え ば ポ リ 一 Ρ — フ エ 二 レ ン ビ ニ レ ン 、 ポ リ 一 2 , 5 —チ ェ 二 レ ン ビ ニ レ ン 、 ポ リ 一 2 . 5 — ジ メ ト キ シ ー ρ — フ エ 二 レ ン ビニ レ ン 、 ボ リ ア セ チ レ ン 、 ポ リ ビ ロ ー ル、 ポ リ ア 二 リ ン 、 ポ リ チ ォ フ ェ ン 、 ポ リ パ ラ フ エ 二 レ ン な ど が用 い ら れ る が、 も ち ろ ん 2 種以上混合 して も構わ ない。
上記 一共役系高分子材料は配向 して なる材料を用いる こ と が本発明の 目 的の ため に は好ま しい。 配向させ る方法は、 従来公知の任意の方法を採用す る こ と がで き る。 例えば、 高 分子材料を延伸させる こ と に よ り 配向させる場合に は、 延伸 倍率は延伸の効果を有意と する ため に ほ少な く と も 0 . 5 倍 以上が必要であ り 、 1 倍以上であ る こ と が好ま しい。
こ こ で強誘電性物質は誘電体物質のひ と つ で あ る。 誘電体 物質の中 に は、 分極が試料の履歴に依存 した り 、 ま た電界を か け ない状態でも 自発的 に分極し た り す る特異な性質を示す 一群の物質があ る。 こ れ ら一群の物質はい ろ いろ な点で強磁 性体 と よ く 似た特性を持ち ( も ち ろ ん強磁性体 と は区別さ れ
る ) 、 強誘電性物質 ( f erroelectric material ) と 称 さ れ る 。
具体 的 な 強誘 電 性 物 質 は 、 通 常 、 化学組成 と 構造 か ら ( a ) 酒石酸塩 グ ルー プ、 ( b ) 第一 り ん酸塩グルー プ、 ( C ) 酸素八面体グルー プお よ び ( d ) そ の他の 4 グルー プ に 分け ら れ る 。
初 め の ( a ) 酒石酸塩 グ ルー プ の代表的 な強誘電性物質 は 、 ロ シ ェ ル 塩 ( す な わ ち 酒 石 酸 カ リ ウ ム ナ ト リ ウ ム ) N a ( C 4 H 4 0 6 ) ♦ 4 H 2 0 で あ る 。 こ の ほか に 、 上 記 ロ シ ェ ル塩の N a を L i で 置換 し た も の 、 あ る い は K を N H 4 、 R b ま た は T で置換 し た も のが例示さ れ る 。

そ の 他 の 強誘 電 性 物 質 ( d ) と し て は 、 例 え ば グ ァ ニ ジ ン 硫酸 ア ル ミ ニ ウ ム 六水ィ匕物 N H C ( N H 2 ) 2 A H ( S 0 4 ) 2 · 6 H 2 0 、 硫酸グ リ シ ン ( C H 2 N H 2 C O O H ) a H 2 S 0 4 、 チ 才尿素 ( N H 2 ) C S 等があ る 。
再度具体的な強誘電性物質を例示す る な ら ば、 り ん酸ニ水 素カ リ ウ ム 、 チ タ ン酸パ リ ゥ ム 、 チ タ ン.酸鉛、 ニオ ブ酸鉛、 タ ン タ ル酸 リ チ ウ ム 、 酒石酸カ リ ゥ ム ナ ト リ ゥ ム等の無機物 質、 あ る レヽ は、 ポ リ ア ク リ ロ ニ ト リ ル、 ポ リ ビニル ア ル コ 一 ル、 ポ リ エチ レ ン オ キサ イ ド 、 セル ロース、 ポ リ フ ッ 化ビニ レ ン等の有機物質を挙げる こ と がで き る。 勿論、 こ れ らの 2 種以上を混合 して用いて も構わ ない。
本発明 に おいて は、 上記強誘電性物質に誘起される電気分 極に よ り π—共役系高分子材料の電子状態が変化し得る程度 に両者が近接 して配置される こ と が肝要であ る。
こ こ で電気分極 と は、 誘電体 (絶縁体) の電気的な分極を 意味 し、 誘電分極 と も い う 。 電気分極は、 物質の電気的構造 に も よ る が、 そ の機構と し て電子分極、 イ オ ン分極お よび配 向分極があ る。 電子分極ほ、 電場の も と で原子や分子内の電 子分布が変化す る こ と に よ る電気分極 を指す。 イ オ ン分極 は、 イ オ ン結晶の誘電分極の う ち イ オ ンが原因 と な っ て生じ る 電気分極を指す。 こ れは、 イ オ ン 結晶 に 電場をか け る と 正、. 負のィ ォ ン がそれぞれの平衡位置か ら逆の方向に変位す る こ と よ っ て起こ る が、 ま たイ オ ン の内殻の電子雲の変形も こ れ に寄与す る 。 配向分極は、 永久双極子を持つ分子か ら な る物質に おいて、 その双極子の向きの分布が電場に平行な方 向 に偏る こ と に よ っ て生じ る電気分極を指す。 本発明の電気 分極ほ、 いずれの分極も包含する 。
こ の強誘電性物質と π —共役系高分子材料 と を近接 して配 置す る方法 と し て はいずれの方法も採用 し得る。
具体的 に は強誘電性物質と —共役茶高分子材料 と の混合 膜か ら な る薄層を用いればよ い。 こ の混合膜は、 例えば、 適 宜の溶剤に溶解さ せ た強誘電性物質の溶液を —共役系高分 子材料膜 に舍浸させ、 しか る後に要すれば溶剤を揮散さ せ る こ と に よ り 得 ら れる 。 そ の ほ か、 強誘電性物質 と Τ —共役系 高分子材料 と を共に溶解させ る溶剤 に溶解させ、 しか る後 に 造膜さ せ る こ と に よ る こ と も で き る。 ま た、 常法に従い、 強 誘電性物質の微粉末を π—共役系高分子材料に混合、 造膜す る こ と に よ つ て も得る こ と が出来る。 さ ら に ま た、 強誘電性 物質を π —共役.系高分子材料に埋め込むイ オ ン ブ ラ ン テー シ ョ ン法あ る いはスパ ッ タ リ ン グ法に よ っ て も混合膜を製造す る こ と が出来る。 どの方法に よ り 造する に し ろ強誘電性物 質と t —共役茶高分子材料 と は互い に近接 して存在す る こ と が肝要であ る。
上記薄膜の作製方法は湿式法 と乾式法 と の 2 つ に大 き く 分 け ら れる 。 湿式法は薄膜作製の系に溶媒が関与 し て い る手法 であ り 、 乾式法ほ試料作製を真空槽内で行な う 手法であ る 。 乾式法に おいて真空糟の真空度ほ手法 に よ っ て異な る。 こ の 乾式法は湿式法に比べて、 真空度に も よ る が、 薄膜作製茶内 の空気な どの影響を考え な く て も よ く 、 ク リ ー ン な薄膜法で あ る と い う 利点があ る一方、 設備が高価に な り 、 かつ、 適応 で き る物質は湿式法に比べて少な く な る と い う 欠点があ る。
湿式の手法 と し て は、 ラ ン グ ミ ュ ア プ ロ ジ ヱ ッ ト 法 ( L B 法) 、 溶媒キ ャ ス ト 法お よ び電気化学法を例示す る こ と がで さ る 。
ラ ン グ ミ ュ ア ブロ ジ ェ ッ ト 法は、 ステ ア リ ン酸系のよ う な 脂肪族系に カ ルボン酸基があ る よ う な系を水面上に浮か して 基板 にす く い取る手法である。
溶媒キ ャ ス ト 法は、 試料を溶媒に溶か し、 基板等に滴下 し て溶媒を蒸発させる方法であ る。 基板のほか に、 H g 上でゆ つ く り 溶媒を蒸発させた り 、 ス ピ ン キ ャ ス ト に よ っ て強制的 に溶媒を蒸発させて も よ い。
電気化学法は、 電解液に原料を溶か し、 酸化あ る いは還元 反応に よ っ て試料作製と薄膜化を行な う 方法であ る。
乾式の手法 と して ほ、 気相成長法 ( C V D 法) 、 真空蒸着 法、 エピタ キ シー法お よびスパ ッ タ リ ング法を例示する こ と がで き る。
気相成長法は、 原料ガ スを真空糟に導入 して、 光、 熱、 ブ ラ ズマ な ど に よ っ てエネ ルギー的 に活性化状態に して試料作 製 と 薄膜化を行な う 方法であ る。
真空蒸着法は、 真空槽内 ( 1 0 - 5〜 1 0 _7T o r r ) に お いて、 試料を通電加熱に よ っ て蒸発させ、 基板に積層す る方 法であ る。
こ れ と よ く 似ている のがエピタ キシー法であ り 、 超高真空 糟 ( 丄 。 —9〜 :! 。 - 1 1 T o r r ) に お い て 、 気化された試料 の基板上への、 一層ご と (数オ ン グス ト ロ ー ム单位) の積層 制御を行な う 方法であ る。
こ れ ら の真空蒸着法お よびエピタ キ シー法に おいて ほ、 試 料が通電加熱に よ っ て気化す る のが条件であ る 。 気化で き な い (例え ば熱に よ っ て壊れた り す る ) 試料に対して は、 いわ
ゆ る ス パ ッ タ リ ン グ法で積層を行な う 。 すなわ ち 、 電子ビー ム ま た は放電な どで励起さ れた、 あ る い-は イ オ ン化された希 ガス (例え ばア ルゴ ン ) な どを固体試料の表面に照射 し、 該 表面の試料を弾き飛ば して基板に積層す る。
以上述べ た よ う な方法 に よ り 薄膜を製造す る こ と がで き る 。
こ こ で添付図面を参照 し なが ら本発明 に よ る電気素子の一 構成例を説明す る。
第 1 図 ほ、 本発明 に よ る 電気素子の概略構成の一例を示 す。 図示の素子は例え ばポ リ エチ レ ン の よ う な絶縁体で なる 基板 7 を有す る。 該基板 7 の一方の面 7 a 上に は、 金属、 例 えば金を薄膜状に形成 し た電極 (入出力電極) 1 , 2 が所定 の間隔を隔てて設け られ、 該金属電極 1 , 2 を包囲す る よ う に こ れ と オーム接触す る π 一共役系高分子膜 4 が設け ら れて い る。 該 7Τ -共役茶高分子膜 4 ほ、 強誘電性物質を混合さ れ て いる が、 少な く と も電極 1 , 2 の間は π —共役系高分子が 連続相を な し、 該 π —共役系高分子を伝導 して電子が移動で き る も の と す る。
ま た、 基板 7 の他方の面 7 b に は、 金属、 例え ば金を薄膜 状 に形成 し た電極 (制御電極) 3 が設け ら れてい る。
さ ら に、 前記強誘電性物質混合高分子膜 4 上に は、 例え ば ボ リ エチ レ ン のよ う な絶縁膜 5 が設け ら れてい る 。 該絶縁膜 5 の上 に は、 金属、 例 え ば金を薄膜状 に形成 し た電極 (第 2 の制御電極) 6 が、 金属電極 (第 1 の制御電極) 3 と と も に 前記金属電極 1 , 2 に よ り 形成さ れる面を垂直に挟む よ う に
設け ら れてい る。
以上に構成を説明 し た本癸明 に従 う 電気素子の一構成例ほ 次の よ う に動作す る。
すなわち 、 金属電極 3 と金属電極 6 の間に絶緑破壊に は至 ら ない程度の一定の電界を印加す る と 、 強誘電性物質と π — 共役系高分子の混合膜 4 中の強誘電性物笪は、 こ の電界の作 用 で電気分極を引 き起こ す。 そ の結果、 強誘電性物質の近傍 に ある π -共役系高分子は、 そ の電気分極に よ っ て励起状態 に な る 。 一般 に — 共役系高分子が電荷中性状態に あ る と き 、 そ の電気伝.導度 は 1 0 - 7〜 1 0 _ 8 S · c m —1以下であ り 、 かっ こ の 7T —共役茶高分子が励起状態に あ る と き の電気 伝導度ほ、 中性のものよ り 少な く と も 5 桁以上増加す る こ と が知 ら れてい る。 も ち ろん、 本発明 に おいて は π —共役系高 分子の電気伝導度の変化の程度は特に限定されず、 素子と し て使用する こ と がで き る程度な ら ばよい。 しか し なが ら、 通 常は少な く と も 1 〜 2 桁程度増加すれば充分である。
π -共役系高分子材料の励起状態ほ、 例えばそ の電気伝導 度を測定する こ と に よ り 観察される 。 そ し て、 該金属電極 3 と 6 と の間 に 電界を印加 し た と き と し ない と き で、 該金属 電極 1 と 2 の間の該混合膜の大 き な電気伝導度の変化を読 み取る こ と がで き る。 本発明ほ こ の全 く 新 しい動作原理に よ つ て π —共役系高分子材料の電気伝導度を制御す る ものであ る 。
ま た、 本発明の電気素子は、 制御電極 3 と 6 と の間に印加 す る も のであ り 、 入出力電極 1 , 2 のいずれか に相 ¾す る基
準電極 ( ソース ) 1 2 と 制御電極 3 , 6 に相当す る制御電極 ( ゲー ト ) 1 3 と の間に電圧を印加 し て い た従来の F E T と は、 そ の制御方法も異な る も の で あ る 。
本発明の電気素子は、 抵抗変化の最大値 と 最小値を、 それ ぞ れ 1 と 0 に 対応 さ せれ ばメ モ リ と し て動作す る こ と に な る 。 ま た、 こ の電界制御型の素子は、 印加電界強度を変え る こ と に よ り 該混合膜の抵抗変化を引 き起こ す こ と がで き る の で、 イ ン バー タ お よ び論理回路を構成する こ と がで き る 。 こ の よ う に ス ィ ッ チ素子 と し て も動作が可能に な る。
さ ら に、 該金属電極 3 , 6 と 該金属電極 1 , 2 ほ電気的 に 分離、 独立 し て機能す る ため、 直流のみな ら ず、 交流の電気 信号に対す る リ レー素子と し て も動作が可能であ る。
以上説明 し た如 く 、 本発明 に よ る 素子 は、 励起手段 と し て、 直流も し く は交流電界を用い る こ と に よ り 強誘電体物質 と π—共役系高分子か ら構成さ れる混合膜中の強誘電体物質 の電気分極を引 き起こ して、 スィ ッ チお よ びメ モ リ 動作、 お よ び直流ない し ほ交流の電気信号に対す る リ レー動作がで き る微細化可能な能動素子であ る。
こ の よ う に 、 本発明 に よ る素子は、 従来の電界効果型の電 子素子の動作 と 全 く 異な る新 し い動作原理を用いてい る こ と に よ り 、 そ の素子構造も従来の素子に較べて比較的簡単であ り 、 かつ従来の電界効果型 ト ラ ン ジス タ のス ィ ツ チお よ びメ モ リ 動作 に加え て交流の電気信号に対す る リ レー動作を も付 与 し て い る 。
さ ら に 、 本発明 に よ る素子に おいて は、 強誘電性物質の分
子鎖一本の電気伝導性を制御 している ため、 一本の分子鎖を 素子 と して構成す る こ と も 出来、 そのた-め素子の集積度を従 来の電子素子を用いた場合 と 較べて飛躍的 に向上させ る こ と が で き る 。 図面の簡単な説明
第 1 図 は、 本発明の一実施例 に係 る 電気素子の概略構成 図、 第 2 図は、 導電性高分子を用いた従来の F E T の概略構 成図であ る。
第 1 図 に お い て 、 1 , 2 ほ入出力電極、 3 , 6 は制御電 極、 4 は混合膜、 5 ほ絶縁層、 7 ほ絶縁基板であ る。 発明を実施す る ための最良の形態
以下、 本発明を実施例に よ り 説明す るが、 こ の実施例ほ本 発明の単な る例示であ り 、 本発明の範囲を何等制限す る もの ではない。
(実施例 1 )
公知の方法 [ R . A . W e s s l i n g a n d R . G . Z i m m e r m a n , U S P a t e n t 1 9 6 8 ,
3 4 0 1 1 5 2 ] に よ っ て作製し たポ リ 一 p —フ エ 二 レ ン ビ 二 レ ン ( P P V ) の前駆体高分子の水溶液に リ ン酸ニ水素力 リ ウ ム ( K D P ) を P P V に 対 し て 9 1 . 5 8 W t % の割 合で溶解 し た。 第 1 図の電極 1 , 2 を形成 して ある S i 0 2 (絶緑層 7 ) 上に おい て 、 上記の混合液か ら ス ピ ン キ ャ ス ト
法に よ っ て l i mの薄膜を作製 し た。 その薄膜を真空下に お い て 8 時間、 2 0 O t: で処理す る こ と に.よ っ て前駆体高分子 を P P V に し た。
こ の よ う に して得ら れた薄膜上に絶緑層 5 と し て膜厚 1 0 /z mのポ リ エチ レ ン を真空蒸着 し た。 さ ら に、 第 1 図の電極 3 , 6 を形成す る ため に金を真空蒸着 し た。
こ の よ う に し て得 ら れた素子の真空中での電気伝導度ほ電 極 3 , 6 間の電界が 1 0 3 Vノ c m以下の時ほ 1 0 - 1 ° S ♦ c m —1であ っ た。 一方、 1 0 3 V / c m を超え る電界を印加 し た時の電気伝導度ほ 1 0 -8 S , c m -1と な り 、 こ の結果 2 桁の電気伝導度の値の上舁が観測さ れた。
す なわち、 印加 し た電界に よ り π —共役系高分子材料の電 気伝導度を制御す る こ と がで き た。
(実施例 2 )
公知の方法 [ Ι - M u r a s e· e t a 1 . P o l m e r C o m m u n . , 2 8 , 2 2 9 ( 1 9 8 7 ) ] に よ っ て作製 し た ポ リ チ ェ 二 レ ン ビニ レ ン ( P T V ) の前駆体 高分子の水— エタ ノ ール 1 : 1 溶液に リ ン酸二水素カ リ ウ ム ( K D P ) を P T V に対 して 9 1 . 5 8 W t %の割合で榕解 し た。 第 1 図の電極 1 , 2 を形成 し て あ る S i 0 2 (絶縁層 7 ) 上 に お い て 、 上記の混合溶液か ら ス ピ ン キ ャ ス ト 法 に よ っ て 1 m の薄膜を作製 し た。 そ の薄膜 を真空下 に おい て 8 時間、 2 0 0 で で処理する こ と に よ っ て前駆体高分子を P T V に し た。
こ の よ う に し て得られた薄膜上に絶縁層 5 と して膜厚 1 0 μ πιのポ リ エチ レ ン を真空蒸着 し た。 さ-ら に、 第 1 図の電極 3 , 6 を形成す る ため に金を真空蒸着 し た。
こ の よ う に して得 ら れた素子の真空中での電気伝導度は電 極 3 , 6 の間の電界が 1 0 3 V Z c m以下の時は 1 0 _10 S ♦ c m -1であ っ た。 一方、 1 0 3 V Z c m を超え る電界を印 加 し た と き の電気伝導度は 1 0 _8 S ♦ c m -1と な り 、 こ の結 果 2 桁の電気伝導度の値の上昇が観測さ れた。
すなわ ち 、 印加 し た電界に よ り π —共役系高分子材料の電 気伝導度を制御する こ と が出来た。
(実施例 3 )
ポ リ エチ レ ン基板 7 (厚み 3 0 ミ ク ロ ン ) 上に第 1 図の電 極 1 , 2 を形成す る ため に金を真空蒸着 し た。 そ の電極を用 い て ポ リ ビ ロ ール と テ ト ラ メ チ ル ア ン モ ニ ゥ ム ノ ラ ト ルエ ン ス ルホネ 一 卜 を含む ァ セ ト ニ 卜 リ ル溶媒中で電解重合に よ つ て ポ リ ピロ一ル薄膜を作成 し た。 それを常法に し たがい、 電 気化学的 に脱 ドーブ して電気化学的 に脱 ド ーブ し て電気的 に 中性状態に し た。 次いで、 そのポ リ ピ ロ一ル薄膜に、 酒石酸 力 リ ゥ ムナ 卜 リ ゥ ム を溶か し た希塩酸溶液を舍浸させた。 酒 石酸カ リ ゥ ム ナ ト リ ゥ ムの舍浸量は 1 0 重量%で あ っ た。 そ の希塩酸溶液含浸薄膜に 5 0 V / c m の電界を印加 し なが ら約 3 倍に一軸延伸 し、 その ま ま真空に排気 して希塩酸は除 去 し た。
こ の よ う に して得 ら れた薄膜 4 上に絶縁層 5 と して膜厚 1
ミ ク ロ ン のポ リ エチ レ ン を真空蒸着 し た。 さ ら に、 第 1 図の 電極 3 , 6 を形成す る ため に金を真空蒸着 し た。
こ の よ う に して得 ら れた素子の真空中での電気伝導度は電 極 3 と 6 の間に電圧を印加 し ない と き は 1 0 - 3 S ♦ c m 1で あ っ た。 一方、 5 0 V の電圧を印加 し た と き の電気伝導度ほ 1 0 ~ 4 S · c m - 1と な り 、 こ の結果 5 桁の電気伝導度の値の 上昇が観測された。
す なわ ち 、 印加 し た電界に よ り 7Γ —共役系高分子材料の電 気伝導度を制御す る こ と がで き た。 産業上の利用可能性
本発明の方法は全く 新 しい動作原理に よ る も の であ り 、 こ の方法を適用 し た本発明の素子は、 メ モ リ 素子、 ス ィ ッ チ素 子、 な ら びに直流お ょ ぴ交流用 リ レー素子等の電気素子 と し て用い ら れる。
Claims
( 1 ) 誘電体の電気分極 に よ り 励起状態 に な る こ と に よ り 電気伝導度が向上 し得る性質を有す る π -共役茶高分子材料 と 、
該 7Τ -共役系高分子材料に近接 して配置さ れた強誘電性物 質と 、
該 π -共役系高分子材料の両端にオー ム接触さ れた一対の 入出力電極と 、
該 π -共役系高分子材料の前記一対の入出力電極間を結ぶ 方向に交叉 し て該 -共役茶高分子材料を挟持す る方向に配 置さ れた一対の制御電極 と
を具備 し、 該一対の制御電極間に印加される電圧に応じて 前記一対の入出力電極間の電気伝導度が変化する こ と を特徴 と する電気素子。
( 2 ) 前記 π -共役系高分子材料が配向 してい る請求項 1 記 載の電気素子。
( 3 ) 前記強誘電性物質は、 前記 π -共役系高分子材料に混 合き れる こ と に よ り 、 前記近接配置さ れてい る請求項 1 記載 の電気素子。
( 4 ) 前記制御電極が、 絶縁材に よ り 前記 π -共役系高分子 材料 と 絶縁さ れてい る請求項 1 ない し 3 のいずれか に記載の

印加 し、 印加 し た該電界に よ っ て該強誘電性物質に誘起さ れ る電気分極に よ り 該 π —共役系高分子材料を励起状態 と し、 該 7Τ -共役系高分子材料の電気伝導度を印加 し た前記電界強 度に対応さ せて変化さ せ る こ と を特徴 と す る 7Γ —共役系高分 子材料の電気伝導度制御方法。
( 6 ) 前記 7Γ -共役茶高分子材料が配向 し てい る請求項 5 記 載の方法。
