Description
明 細 書 発明の名称 F E T電極 技術分野 本発明ほ F E T電極、 特にイオンに感応する F E T電極に関 する。 ' 背景技術 . 電界効果ト ラ ンジスタ ( F E T ) 原理を利用した従来からの F E T電極及びその動作は次のようである。 ゲート部上に酸化 金属ノ半導体絶緣膜基盤 ( P型 S i 02 Z S i 3 N 4 ) からな る P型基盤に不純物を拡散させ、 n型ソース, ド レイ ン電極を 形成させる。 こ こ で、 ゲート部電極に正電圧を加えると、 酸化 還元膜近傍の P型半導体ポテンシャルが下がって P型半導体中 に電子が誘起される。 この電子の層がチャネルとなってソース から ド レイ ンへ電子が流れド レイ ン電流が流れ、 ゲート電圧に よって ド レイ ン電流量が制御される。 このゲー ト部電圧は H + イ オン活量に比例するため P H — M O S F E Tと して使用でき る。
しかし、 この型の F E T電極はド リ フ トが大き く安定性が悪 い上に、 光にも応答するという問題があった。 発明の開示 本発明の目的ほ、 上記従来技術の問題点を解決して、 ドリ フ 卜が少なく安定性の高い、 更に光に応答しにくい F Ε Τ電極を 提供するこ とにある。
この問題点を解浃するための一手段として、 本発明の F Ε Τ 電極ほ、 F Ε Τと、 該 F Ε Τのゲート部絶縁体上を被覆する炭 素薄膜と、 該炭素薄膜上を被覆する有機薄膜とを備える。
かかる構成において、 F Ε Τ .は、 ゲート部上に有機薄膜が Η + イオン活量に対応して発生した電位により Η + イオン濃度 を測定する。 一方、 炭素薄膜は、 ドリ フトを少なく し、 F E T のゲート部絶縁体と有機薄膜との密着を安定させ、 更に光を遮 断する。
本発明により、 ドリフ トが少なく安定性の高い、 更に光に応 答しにくい F Ε Τ電極を提供できる。
しかもゲ一卜上に被覆した膜が Η + イオンに対応した電位を 発現するので、 電界効果の特徴である、
(1) 高入力イ ンビーダンス増幅器が不要である。
(2) デバイスの増幅作用を利用し負帰籩回路を構成するこ と ができるので、 電極の出力抵抗を数 Κ Ω程度に低くでき、 電気的妨害が軽減できる。
等の構造を利用した電界効果原理の F E T電極を提供できる。 図面の簡単な説明 第 1 図は本実施例の一体型の F E T電極の断面図、
第 2図ほ本実施例の F E T電極の測定装置を説明する図、 第 3図ほ本実施例の F E T電極の測定結果を示す図、 第 4図は分離型 F E T電極の斜視図である。 発明を実施するための最良の形態 まず、 炭素薄膜の作成例を示す。
(作成例 1 )
カーボン (高純度黒鉛カーボン G 1 6 1 A S、 東海カーボン (株) 製) をターゲッ ト に用い、 スパッタ リ ング法により、 サフ ァイ ア ( シ リ コーン上) の表面にカーボン薄膜を被覆させ た。
スパッタ条件は 1 0 0 W, 8 1 0 -2T o r r , 2 0時間, 基板温度 1 5 0 t:以下, アルゴン雰囲気下で行なった。
その結果、 カーボン膜厚約 1 . 0 μ mのカーボン被覆サフ ァ ィァ基盤を得た。
(作成例 2 )
スパッタ条件はメタンガス雰囲気下で行なった以外は実験例 1 と同様の条件で行なった。
その結果、 カーボン被覆サフアイァ基盤を得た (カーボン 膜厚約 1 . 2 μ m ) 。 強固な膜が作製できた。 比抵抗は 1 X 1 0 ~3Ω cmであった。
(作成例 3 )
スバッタ条件ほ水素ガス雰囲気下で行なった以外は作成例 1 と同様の条件で行った。
その結果、 カーボン被覆サフ.アイァ基盤を得た (力一ボン 膜厚約 0 . 8 ^ m ) 。 比抵抗は 1 X 1 0 -3 Ω cmであった。
(比較作成例)
作成例 1 と同様にカーボンをターゲッ トに使用し、 スバッタ リング法によりサファイア (シリ コン上) の表面にカーボン薄 膜を被覆した。 - スパッタ条件は 6 0 0 W, 1 X 1 0 -2T o r r , 2 0分, 基 板温度 3 0 0 , アルゴン雰囲気で行なった。
その結果、 カーボン膜厚約 1 0 0 0 人のカーボン被覆サファ ィァ基盤を得た。
次に、 作成されたカーボン被覆サフアイァ基盤を使用した電 極及び F Ε Τ電極を説明する。
(実施例 1 )
作成例 1 で得たカーボン被覆サフアイァ基盤 (大きさ 1 cmx 1 cm) の比抵抗ほ約 1 0 -3Ω cmである。 この基盤の周囲をシリ コーン樹脂 (信越シリコーン (株) 製 K E 3 4 8 ) で絶縁し た。 そして片方を銀線同軸電線 (大きさ 0 . δ πι πι ςϊ ) で、 導 電性接着剤でリード線をとり 先端約 0 . 5 mmx 0 . 5 mmの感
応面積とした電極 (作用極) を作製した。
この電極表面に次の条件で 2 , 6キシレノールの重合膜を電 解重合法により被覆した。
電解液組成
0. 5 2 , 6キシレノール
0 . 2 M N a C J3. 04
ァセ トニト リル溶液 (溶媒)
電解重合条件
0〜 1 . 5 V (対 S S C E ) 掃引速度 : 5 0 niVZ秒 3回 掃引後、 1 . 5 Vに 1 0分間 定電位電解させた。
(実験例 1 )
実施例 1 で作成した酸化還元膜被覆 · カーボン ♦ サファイ ア 電極を用い、 基準極 ( A s ZA g C Jl電極) 間の起電力と リ ン 酸緩衝液中の P H変化との関係を求める と、 p H l . 0 〜 9 . 0の広い範囲にわたって直線関係を示し、 その直線の勾配 は 5 8〜 5 9 mVZpHで ( 2 5 ) で、 ネルンス トの論理式にほ ぼ近似した。
また、 応答速度も酸化還元膜被覆カーボン電極 (電線被覆- coated wire —型電極) とほぼ同様、 5秒〜 3 0秒 ( p H 5〜 9範囲) で迅速であった。
このよう に、 半導体基盤 (シリ コ ンあるいはサファイ ア) 上 に安定なカーボン薄膜を被覆するこ とが出来た。
(実施例 2. 3 )
実施例 1 と同様の条件で酸化還元膜被覆 ♦ 力一ボン膜 ♦ シリ
コーン基盤電極を作製した。
(実験例 2 , 3 》
実施例 2, 3で作成した電極の起電力対 P H変化を実験例 1 と同様に測定した結果は、 P H I . 0〜9 . 0の広い範囲にわ たって直線関係を示し、 その直線の勾配は 5 8 mV/pH ( 2 5 ) であり、 ネルンス ト式の論理式に近似している。 また、 応 答速度も早く 5秒〜 3 0秒であった。
(実施例 4 )
第 1 図に示すよう に、 M O S F E Tのゲート部絶縁体上に カーボン薄膜と更に有機薄膜として実施例 1 で示した 2 , 6キ シ レ ノ ールの重合膜を電解重合法により被覆した F E T電極 1 0 を作成した。 こ こで、 1 ほド レイ ン、 2はソース、 3 は 2 , 6キシレノールの重合膜、 4はカーボン薄膜、 5ほ窒化シ リ コン膜、 6ほ酸化シリ コン膜、 7は p型シリ コ ン、 8はサフ アイァである。
作成された F E T電極 1 0の被測定溶液 1 2の p Hに対する 起電力の測定を、 第 2図に示す測定装置を用いて行なった。 こ こで、 1 1 ほ基準極、 1 3ほ測定回路、 1 4ほデジタル · ボル トメ一タであり、 I s - 1 0 0 z A , VDS= 4 V , 温度 2 5 t で測定した。
測定結果を第 3図に示すように、 V0UT / p H =— 5 8. 3 m V Z p Hの直線を示しネルンス ト の理論式に良く近似した。 又、 応答速度ほ、 5秒〜 3 0秒であった。 F E Tセンサの M O S F E T特性 ( I D — V GSおよび I D - V DS) は各々
F E T固有の特性であつた。
尚、 本実施例では第 1 図に示した一体型の F Ε Τ電極で説明 したが、 第 4図に示すような分離ゲー卜型においても同様の結 果が得られる。 また、 基盤として Ρ型シリ コン基盤、 Ν型シリ コ ン基盤を用いても同様の結果が得られる。 更に、 カーボン被 覆後のサファイア基盤の比抵抗は 1 O Q c m以下が好ましく、 より好ましく は l Q c m以下が好ましく、 特に好ましく は、 本 実施例に示されるように 1 X 1 0 -3Q c m以下である。
更に、 本実施例の F E T電極の有機薄膜上にイオンキヤリャ 膜 (ニュート ラルキヤリャ膜) 、 酸素活性膜や酵素固定化膜等 を被覆して、 イオン選択性 F E Tセンサ、 酸素などのガスセン サゃ酵素センサ等のバイオセンサと して使用できる。
Claims
( 1 ) F E Tと、 該 F E Tのゲート部絶縁体上を被覆する炭素 薄膜と、 該炭素薄膜上を被覆する有機薄膜とを備えるこ とを 特徴とする F E T電極。
( 2 ) 炭素薄膜は多面構造を一部保有し、 被覆後の比抵抗が 1 0 Ω cm以下であることを特徴とする請求の範囲第 1項記載の F E T電極。
( 3 ) 有機薄膜は酸化還元応答を発現する膜であることを特徴 とする請求の範囲第 1項記載の F E T電極。
( 4 ) 有機薄膜上を被覆するィォン選択性膜を更に備え、 ィォン選択性 F E Tセンサを構成することを特徴とする請求の 範囲第 1項記載の F E Τ ·電極。
( 5 ) イ オン選択性膜上を被覆する酵素活性膜を更に備え、 生体基賞の濃度を測定する酵素センサを構成するこ とを特徴と する請求の範囲第 4項記載の F Ε Τ電極。
