Abstract
Description
關於一種在段差基板上的平坦化性能優異、對微細孔圖型的填埋性能良好,因而具有成膜後的晶圓表面為平坦化的特徵的微影製程用光阻下層膜形成組成物。
半導體裝置之製造中係以藉由微影製程來進行微細加工。該微影製程中已知有,對基板上的光阻層以KrF準分子雷射、ArF準分子雷射等紫外線雷射進行曝光時,基板表面上起因於該紫外線雷射反射所產生之駐波所導致之影響而無法形成具有所希望形狀之光阻圖型的問題。為了解決該問題,則採用在基板與光阻層之間設置光阻下層膜(防反射膜)。然後,作為用來形成光阻下層膜的組成物,已知有使用酚醛樹脂。例如揭示一種含有具有下述重複單元的樹脂的光阻下層膜形成材料,該重複單元係使具有雙酚基的化合物酚醛化而得者(專利文獻1)。
更,揭示一種可旋轉塗布的防反射膜組成物,其係包
含於聚合物之主鏈中具有3個或3個以上經縮合的芳香族環的聚合物(專利文獻2)。
又,已有一種使用苯基萘基胺的酚醛樹脂被利用著(專利文獻3)。亦有提案將如此般的聚合物作為分散劑使用(專利文獻4)。

伴隨著光阻圖型之微細化而要求光阻層的薄膜化,因而亦已知有至少形成2層光阻下層膜,且將該光阻下層膜使用作為遮罩材料之微影製程。作為前述形成至少2層之材料,可舉例如有機樹脂(例如,丙烯酸樹脂、酚醛樹脂)、矽樹脂(例如,有機聚矽氧烷)、無機矽化合物(例如,SiON、SiO2)。更,近年為了得到1個圖型,已廣泛適用進行2次的微影與2次的蝕刻的雙圖型化(double patterning)技術,於分別的步驟來使用上述的
多層製程。此時,對於在最初的圖型為已形成後再進行成膜的有機膜而言,必須具有將段差平坦化之特性。
本發明為提供一種在段差基板上的平坦化性能優異、對微細孔圖型的填埋性能良好,因而具有成膜後的晶圓表面為平坦化的特徵的微影製程用光阻下層膜形成組成物。
作為本發明之第1觀點為一種光阻下層膜形成組成物,其係包含聚合物與溶劑,該聚合物包含下述式(1):
(式(1)中,R1至R4係分別獨立表示氫原子或甲基,X1係表示可經烷基、胺基、或羥基取代的包含至少1個伸芳基的二價有機基)所表示的單元構造。
作為第2觀點,如前述第1觀點的光阻下層膜形成組成物,其中,式(1)中X1之定義的伸芳基係伸苯基、伸聯苯基、伸聯三苯基、伸茀基、伸萘基、伸蒽基、伸芘基、或伸咔唑基。

作為第8觀點為一種半導體裝置之製造方法,其係包含下述步驟:於半導體基板上形成來自前述第1觀點至第5觀點中任一項之光阻下層膜形成組成物的下層膜之步驟;於其上方形成硬式遮罩之步驟;進而於其上方形成光阻膜之步驟;藉由光或電子線的照射與顯影來形成光阻圖型之步驟;藉由已形成的光阻圖型來蝕刻硬式遮罩之步驟;藉由已圖型化的硬式遮罩來蝕刻該下層膜之步驟;藉由已圖型化的下層膜來加工該半導體基板之步驟。
將本發明中所使用的聚合物適用於微影製程用光阻下層膜時,由於在段差基板上的平坦化性能優異、對微細孔圖型的填埋性能良好,故成膜後的晶圓表面係成為已平坦化的光阻下層膜。
又,所得到的光阻下層膜為高硬度、且在微影製程中藉由適用該光阻下層膜,可抑制所形成的圖型的
彎曲(wiggling)。
本發明之光阻下層膜形成組成物為包含聚合物與溶劑,該聚合物包含式(1)所表示的單元構造。
然後,可包含交聯劑與酸,因應所需可包含酸產生劑、界面活性劑等的添加劑。該組成物的固形分為0.1至70質量%、或0.1至60質量%、或0.2至30質量%、或0.3至15質量%。在此,固形分係指將溶劑由光阻下層膜形成組成物中除去後的全成分的含有比例。可以固形分中的1至100質量%、或1至99.9質量%、或50至99.9質量%、或50至95質量%、或50至90質量%的比例來含有上述聚合物
本發明中所使用的聚合物的重量平均分子量為600至1000000、或600至200000、或1500至15000。
式(1)中,R1至R4係分別獨立表示氫原子或甲基。X1係表示可經烷基、胺基、或羥基取代的包含至少1個伸芳基的二價有機基。
伸芳基較佳為使用從碳原子數6至40的芳基所衍生而成的伸芳基。作為伸芳基,可示例如伸苯基、伸聯苯基、伸聯三苯基、伸茀基、伸萘基、伸蒽基、伸芘基、或伸咔唑基等。
作為烷基,可舉例碳原子數1至10的烷基,

本發明中所使用的聚合物係藉由含有羥基甲基或甲氧基甲基的芳香族化合物、與芳香族化合物之間的縮合反應所形成的芳香族亞甲基化合物之聚合物。此反應係例如在酸觸媒(例如對甲苯磺酸)之存在下,以100至150℃的溫度進行10至20小時。作為使用於此反應之溶劑,可舉例如丙二醇單甲基醚乙酸酯(PGMEA)等。
本發明中所使用的聚合物可示例如於以下。
本發明之光阻下層膜形成組成物係可進而含有交聯劑。作為前述交聯劑,較佳係使用具有至少二個的交聯形成取代基之交聯性化合物。可舉例如具有羥甲基、甲氧基甲基等的交聯形成取代基之三聚氰胺系化合物、取代尿素系化合物及酚系化合物。具體而言係甲氧基甲基化乙炔脲、甲氧基甲基化三聚氰胺等之化合物,可舉例如四
甲氧基甲基乙炔脲、四丁氧基甲基乙炔脲、六甲氧基甲基三聚氰胺。進而,作為取代尿素系化合物可舉例如四甲氧基甲基尿素、四丁氧基甲基尿素。作為酚系化合物,可舉例如四羥基甲基聯苯、四羥基甲基聯苯、四甲氧基甲基聯苯、四甲氧基甲基雙酚。
作為上述交聯劑係可使用耐熱性高的交聯劑。作為耐熱性高的交聯劑,較佳可使用含有於分子內具有芳香族環(例如苯環、萘環)之交聯形成取代基之化合物。
作為此等之化合物係可舉例具有下述式(4)的部分構造之化合物、或具有下述式(5)的重複單元之聚合物或寡聚物。
式(4)及式(5)之化合物、聚合物、寡聚物係示例於以下式(6-1)至(6-27)。以下式中,Me係表示甲基。
上述化合物係可以旭有機材工業(股)、本州化學工業(股)的製品來取得。例如於上述交聯劑之中,式(6-23)之化合物係可以本州化學工業(股)製、3,3’,5,5’-四甲氧基甲基-4,4’-二羥基聯苯、商品名TMOM-BP來取得。式(6-24)之化合物係可以旭有機材工業(股)、商品名TM-BIP-A來取得。

作為前述交聯劑,又亦可使用具有至少2個嵌段異氰酸酯基之化合物。作為如此般的化合物,可舉例如三井化學(股)製的Takenate[註冊商標]B-830、同B-870N、Evonik Degussa公司製的VESTANAT[註冊商標]B1358/100。
作為前述交聯劑,又亦可使用具有至少2個乙烯基醚基之化合物。作為如此般的化合物,可舉例如雙(4-(乙烯基氧基甲基)環己基甲基)戊二梭酯、三(乙二醇)二乙烯基醚、己二酸二乙烯基酯、二乙二醇二乙烯基醚、1,2,4-參(4-乙烯基氧基丁基)偏苯三甲酸酯、1,3,5-參(4-乙烯基氧基丁基)偏苯三甲酸酯、雙(4-(乙烯基氧基)丁基)對苯二甲酸酯、雙(4-(乙烯基氧基)丁基)間苯二甲酸酯、乙二醇二乙烯基醚、1,4-丁二醇二乙烯基醚、四甲二醇二乙烯基醚、四乙二醇二乙烯基醚、新戊二醇二乙烯基醚、三羥甲基丙烷三乙烯基醚、三羥甲基乙烷三乙烯基醚、己二醇二乙烯基醚、1,4-環己烷二醇二乙烯基醚、四乙二醇二乙烯基醚、新戊四醇二乙烯基醚、新戊四醇三乙烯基醚及環己烷二甲醇二乙烯基醚。
可添加由此等之各種交聯劑所選擇的1種類、或亦可組合2種以上來添加。前述交聯劑之含有比例,相對於由本發明之光阻下層膜形成組成物中除去後述的溶劑的固形分而言為例如2質量%至60質量%。
本發明之光阻下層膜形成組成物係可進而含
有酸性化合物。前述酸性化合物係作用為促進交聯反應之觸媒,可舉例如p-甲苯磺酸、三氟甲磺酸、吡啶-p-甲苯磺酸鹽、水楊酸、樟腦磺酸、5-磺柳酸、4-氯苯磺酸、4-羥基苯磺酸、苯二磺酸、1-萘磺酸、檸檬酸、苯甲酸、羥基苯甲酸等的磺氧化合物及羧氧化合物、鹽酸、硫酸、硝酸、磷酸等的無機酸。可取代上述酸性化合物、或與上述酸性化合物一同含有熱酸產生劑。前述熱酸產生劑亦作用為促進交聯反應之觸媒,可舉例如三氟甲磺酸的第4級銨鹽。可添加由此等之酸性化合物及熱酸產生劑所選擇的1種類、或亦可組合2種以上來添加。前述酸性化合物或熱酸產生劑之含有比例,相對於由本發明之光阻下層膜形成組成物中除去後述的溶劑的固形分而言為例如0.1質量%至20質量%。
本發明之光阻下層膜形成組成物係可進而含有界面活性劑。作為前述界面活性劑,可舉例如聚氧乙烯月桂醚、聚氧乙烯硬脂醚、聚氧乙烯鯨蠟醚、聚氧乙烯油基醚等的聚氧乙烯烷基醚類、聚氧乙烯辛基苯基醚、聚氧乙烯壬基苯基醚等的聚氧乙烯烷基芳基醚類、聚氧乙烯‧聚氧化丙烯嵌段共聚物類、去水山梨醇單月桂酸酯、去水山梨醇單棕櫚酸酯、去水山梨醇單硬脂酸酯、去水山梨醇單油酸酯、去水山梨醇三油酸酯、去水山梨醇三硬脂酸酯等的去水山梨醇脂肪酸酯類、聚氧乙烯去水山梨醇單月桂酸酯、聚氧乙烯去水山梨醇單棕櫚酸酯、聚氧乙烯去水山梨醇單硬脂酸酯、聚氧乙烯去水山梨醇三油酸酯、聚氧乙
烯去水山梨醇三硬脂酸酯等的聚氧乙烯去水山梨醇脂肪酸酯類等的非離子系界面活性劑、Eftop[註冊商標]EF301、同EF303、同EF352(三菱Materials電子化成(股)製)、MEGAFACE[註冊商標]F171、同F173、同R30、同R-30N、同R-40LM(DIC(股)製)、Fluorad FC430、同FC431(住友3M(股)製)、Asahiguide[註冊商標]AG710、Surflon[註冊商標]S-382、同SC101、同SC102、同SC103、同SC104、同SC105、同SC106(旭硝子(股)製)等的氟系界面活性劑、有機矽氧烷聚合物KP341(信越化學工業(股)製)。可添加由此等之界面活性劑所選擇的1種類、或亦可組合2種以上來添加。前述界面活性劑之含有比例,相對於由本發明之光阻下層膜形成組成物中除去後述的溶劑的固形分而言為例如0.01質量%至5質量%。
本發明之光阻下層膜形成組成物係可藉由使上述各成分溶解於適當的溶劑中而調製,且以均勻的溶液狀態下來使用。作為如此般的溶劑,可舉例如乙二醇單甲醚、乙二醇單乙醚、二乙二醇單甲醚、二乙二醇單乙醚、丙二醇、丙二醇單甲醚、丙二醇單丙醚、丙二醇單甲基醚乙酸酯、丙二醇丙醚乙酸酯、乙酸甲賽璐蘇、乙酸乙賽璐蘇、甲苯、二甲苯、甲基乙基酮、環戊酮、環己酮、2-羥基丙酸乙酯、2-羥基-2-甲基丙酸乙酯、乙氧基乙酸乙酯、羥基乙酸乙酯、2-羥基-3-甲基丁酸甲酯、3-甲氧基丙酸甲酯、3-甲氧基丙酸乙酯、3-乙氧基丙酸乙酯、3-乙氧基丙

接著,若說明關於使用本發明之光阻下層膜形成組成物之光阻圖型形成法時,藉由旋轉器、塗佈機等的適當的塗布方法,於精密集積電路元件之製造中所使用之基板(例如矽/二氧化矽被覆、玻璃基板、ITO基板等之透明基板)上塗布光阻下層膜形成組成物後,烘烤並使其硬化來製作塗布型下層膜。在此,作為光阻下層膜的膜厚係以0.01至3.0μm為較佳。又作為塗布後進行烘烤之條件為80至350℃、或較佳為在100至400℃以0.5至120分鐘、或較佳為0.3至10分鐘。之後,直接於光阻下層膜上、或因應所需將1層至數層的塗膜材料成膜於塗布型下層膜上後,塗布光阻並通過指定的遮罩來進行光或電子線之照射,藉由顯影、潤濕、乾燥而可得到良好的光阻圖型。因應所需,亦可進行光或電子線之照射後加熱(PEB:PostExposureBake)。然後,光阻係藉由乾式蝕
刻來除去以前述步驟所顯影除去之部分的光阻下層膜,而於基板上來形成所希望的圖型。
於上述光阻中之曝光光線係近紫外線、遠紫外線、或極端紫外線(例如EUV、波長13.5nm)等的化學線、例如可使用248nm(KrF雷射光)、193nm(ArF雷射光)、157nm(F2雷射光)等的波長的光。對於光照射,只要是由光酸產生劑可使酸產生之方法即可使用無特別限制,曝光量為1至2000mJ/cm2、或10至1500mJ/cm2、或50至1000mJ/cm2。
又,電子線光阻之電子線照射,例如可使用電子線照射裝置來進行照射。
作為具有使用本發明之微影用光阻下層膜組成物所形成的光阻下層膜之光阻的顯影液,可使用氫氧化鈉、氫氧化鉀、碳酸鈉、矽酸鈉、偏矽酸鈉、氨水等的無機鹼類、乙基胺、n-丙基胺等的第一胺類、二乙基胺、二-n-丁基胺等的第二胺類、三乙基胺、甲基二乙基胺等的第三胺類、二甲基乙醇胺、三乙醇胺等的醇胺類、氫氧化四甲銨、氫氧化四乙銨、膽鹼等的第4級銨鹽、吡咯、哌啶等的環狀胺類、等的鹼類水溶液。進而,亦可於上述鹼類水溶液中適當量添加異丙醇等的醇類、非離子系等的界面活性劑來使用。此等之中較佳的顯影液為第四級銨鹽,更佳為氫氧化四甲銨及膽鹼。
又,作為顯影液係可使用有機溶劑。可舉例如乙酸甲酯、乙酸丁酯、乙酸乙酯、乙酸異丙酯、乙酸戊

於本發明中係可經由以下步驟來製造半導體裝置:於半導體基板上形成來自光阻下層膜形成組成物之
光阻下層膜之步驟、於其上方形成光阻膜之步驟、藉由光或電子線照射與顯影來形成光阻圖型之步驟、藉由已形成的光阻圖型來蝕刻該光阻下層膜之步驟、及藉由已圖型化的光阻下層膜來加工該半導體基板之步驟。
今後,若光阻圖型之微細化發展時,將會產生解析度的問題或光阻圖型於顯影後倒塌之問題,而期待著光阻的薄膜化。因此,在基板加工時難以得到充分的光阻圖型膜厚,不單只是光阻圖型,連於光阻與進行加工的半導體基板之間所製作的光阻下層膜,都將必需具有在基板加工時作為遮罩的機能之製程。作為如此般的製程用的光阻下層膜,與以往的高蝕刻速率性光阻下層膜不同,要求具有與光阻接近的乾式蝕刻速度之選擇比的微影用光阻下層膜、具有比光阻小的乾式蝕刻速度之選擇比的微影用光阻下層膜或具有比半導體基板小的乾式蝕刻速度之選擇比的微影用光阻下層膜。又,對於如此般的光阻下層膜議可賦予防反射能力,可兼具以往的防反射膜的機能。
另一方面,為了得到微細的光阻圖型,也開始使用於光阻下層膜乾式蝕刻時,將光阻圖型與光阻下層膜較光阻顯影時之圖型寬度更細的製程。作為如此般的製程用的光阻下層膜,與以往的高蝕刻速率性防反射膜不同,要求具有與光阻接近的乾式蝕刻速度之選擇比的光阻下層膜。又,對於如此般的光阻下層膜可賦予防反射能力,可兼具以往的防反射膜的機能。
於本發明中,可在基板上成膜本發明之光阻
下層膜後,直接於光阻下層膜上、或因應所需將1層至數層的塗膜材料成膜於光阻下層膜上後塗布光阻。藉此,光阻的圖型寬度變窄,即使是為了防止圖型倒塌而薄薄地被覆光阻之情形時,藉由選擇適當的蝕刻氣體將可進行基板的加工。
即,可以經由以下步驟來製造半導體裝置:於半導體基板上形成來自光阻下層膜形成組成物之該光阻下層膜之步驟、於其上方藉由含有矽成分等之塗膜材料形成經由硬式遮罩或蒸鍍的硬式遮罩(例如氮化氧化矽)之步驟、進而於其上方形成光阻膜之步驟、藉由光或電子線之照射與顯影來形成光阻圖型之步驟、藉由已形成的光阻圖型將硬式遮罩用鹵系氣體來蝕刻之步驟、藉由已圖型化的硬式遮罩將該光阻下層膜用氧系氣體或氫系氣體來蝕刻之步驟、及藉由已圖型化的光阻下層膜用鹵系氣體來加工該半導體基板之步驟。
本發明之微影用光阻下層膜形成組成物,若考慮作為防反射膜的效果時,因為光吸收部位被被併入骨架中,故於加熱乾燥時沒有對光阻中的擴散物,又因為光吸收部位具有充分大的吸光性能,故反射光防止效果為高。
本發明之微影用光阻下層膜形成組成物係熱安定性高,可以防止燒成時因分解物導致對上層膜之污染,又具有對燒成步驟的溫度裕度有餘裕。
進而,本發明之微影用光阻下層膜材料係依
製程條件,可使用作成為防止光反射之機能、與進而防止基板與光阻之相互作用或防止光阻中所使用的材料或於對光阻曝光時所生成的物質對基板之不良作用的功能的膜。
下述合成例1至合成例8、比較合成例1所表示之重量平均分子量及多分散度係根據藉由凝膠滲透層析法(以下,本說明書中簡稱GPC)之測定結果。測定係使用Tosoh(股)製GPC系統,且測定條件係如下述般。
GPC管柱:TSKgel SuperMultipore[註冊商標]Hz-N(Tosoh(股))
管柱溫度:40℃
溶媒:四氫呋喃(THF)
流量:0.35ml/分
標準試料:聚苯乙烯(Tosoh(股))
氮氣下,於300mL四頸燒瓶中加入α,α’-二羥基-1,3-二異丙苯(28.79g、0.148mol、東京化成工業(股)製)、N-苯基-1-萘基胺(30.00g、0.1368mol、東京化成工業(股)製)、對甲苯磺酸一水合物(5.68g、0.029mol、東京化成工業(股)製),進而裝入丙二醇單甲基醚乙酸酯(以下,本說明書中亦有以簡稱PGMEA來表示)(150.43g、關東化學(股)製),進行攪拌,昇溫
至確認逆流為止,使其溶解並開始聚合。16小時後放冷至60℃之後,使再沉澱於甲醇(1600g、關東化學(股)製)。過濾所得到的沉澱物,使用減壓乾燥機以60℃、16小時使其乾燥,可得到具有式(1-1)所表示的構造單元之目標聚合物(38.6g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為2000。
氮氣下,於500mL四頸燒瓶中加入α,α’-二羥基-1,3-二異丙苯(37.33g、0.1921mol東京化成工業(股)製)、N,N’-二苯基-1,4-伸苯基二胺(50.00g、0.1921mol、東京化成工業(股)製)、對甲苯磺酸一水合物(1.53g、0.008mol、東京化成工業(股)製),進而裝入丙二醇單甲基醚乙酸酯(PGMEA)207.33g、關東化學(股)製),進行攪拌,昇溫至確認逆流為止,使其溶解並開始聚合。16小時後放冷至60℃之後,使再沉澱於甲醇(1600g、關東化學(股)製)。過濾所得到的沉澱物,使用減壓乾燥機以50℃、16小時使其乾燥,可得到具有式(1-2)所表示的構造單元之目標聚合物(56.04g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為2700。
氮氣下,於100mL四頸燒瓶中加入α,α’-二羥基-
1,3-二異丙苯(3.23g、0.017mol、東京化成工業(股)製)、N,N’-二-2-萘基-1,4-伸苯基二胺(6.00g、0.017mol、東京化成工業(股)製)、對甲苯磺酸一水合物(0.50g、0.003mol、東京化成工業(股)製),進而裝入丙二醇單甲基醚乙酸酯(PGMEA)22.70g、關東化學(股)製),進行攪拌,昇溫至確認逆流為止,使其溶解並開始聚合。16小時後放冷至60℃之後,使其再沉澱於甲醇(800g、關東化學(股)製)。過濾所得到的沉澱物,使用減壓乾燥機以60℃、16小時使其乾燥,可得到具有式(1-3)所表示的構造單元之目標聚合物(5.8g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為1700。
氮氣下,於200mL四頸燒瓶中加入α,α’-二羥基-1,3-二異丙苯(5.97g、0.031mol、東京化成工業(股)製)、N-苯基-1-萘基胺(3.37g、0.015mol、東京化成工業(股)製)、N,N’-二苯基-1,4-伸苯基二胺(4.00g、0.015mol、東京化成工業(股)製)、對甲苯磺酸一水合物(0.25g、0.001mol、東京化成工業(股)製),進而裝入丙二醇單甲基醚乙酸酯(PGMEA)31.70g、關東化學(股)製),進行攪拌,昇溫至確認逆流為止,使其溶解並開始聚合。16小時後放冷至60℃之後,使其再沉澱於甲醇(1000g、關東化學(股)製)。過濾所得到的沉澱
物,使用減壓乾燥機以60℃、16小時使其乾燥,可得到具有式(1-4)所表示的構造單元之目標聚合物(7.1g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為2800。
氮氣下,於100mL四頸燒瓶中加入α,α’-二羥基-1,3-二異丙苯(6.65g、0.034mol、東京化成工業(股)製)、N-苯基-1-萘基胺(3.68g、0.017mol、東京化成工業(股)製)、2,2-聯苯(3.00g、0.016mol、東京化成工業(股)製)、對甲苯磺酸一水合物(1.34g、0.007mol、東京化成工業(股)製),進而裝入丙二醇單甲基醚乙酸酯(PGMEA)34.23g、關東化學(股)製),進行攪拌,昇溫至確認逆流為止,使其溶解並開始聚合。16小時後放冷至60℃之後,使其再沉澱於甲醇(1000g、關東化學(股)製)。過濾所得到的沉澱物,使用減壓乾燥機以60℃、16小時使其乾燥,可得到具有式(1-5)所表示的構造單元之目標聚合物(7.1g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為2800。
氮氣下,於100mL四頸燒瓶中加入1,4-雙(甲氧基甲基)苯(5.00g、0.030mol、東京化成工業(股)
製)、N-苯基-1-萘基胺(3.23g、0.015mol、東京化成工業(股)製)、1-萘酚(2.04g、0.014mol、東京化成工業(股)製)、對甲苯磺酸一水合物(1.18g、0.006mol、東京化成工業(股)製),進而裝入丙二醇單甲基醚乙酸酯(PGMEA)26.71g、關東化學(股)製),進行攪拌,昇溫至確認逆流為止,使其溶解並開始聚合。16小時後放冷至60℃之後,使其再沉澱於甲醇(1000g、關東化學(股)製)。過濾所得到的沉澱物,使用減壓乾燥機以60℃、16小時使其乾燥,可得到具有式(1-6)所表示的構造單元之目標聚合物(7.6g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為2000。
氮氣下,於500mL四頸燒瓶中加入3-羥基二苯基胺(5.00g、0.324mol、東京化成工業(股)製)、1,4-苯二甲醇(44.76g、0.324mol、東京化成工業(股)製)、甲磺酸(6.23g、0.065mol、東京化成工業(股)製),進而裝入丙二醇單甲醚(以下,本說明書中亦有以簡稱PGME來表示)(206.11g、關東化學(股)製),進行攪拌,昇溫至確認逆流為止,使其溶解並開始聚合。17小時後放冷至60℃之後,使其再沉澱於甲醇(3200g、關東化學(股)製)純水(800g)之混合溶媒。過濾所得到的沉澱物,使用減壓乾燥機以60℃、16小時使其乾燥,可
得到具有式(1-7)所表示的構造單元之目標聚合物(62.9g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為3300。
氮氣下,於200mL四頸燒瓶中加入2,2-聯苯(5.00g、0.027mol、東京化成工業(股)製)、α,α’-二羥基-1,3-二異丙苯(5.97g、0.031mol東京化成工業(股)製)、對甲苯磺酸一水合物(1.09g、0.006mol、東京化成工業(股)製),進而裝入丙二醇單甲基醚乙酸酯(PGMEA)26.88g、關東化學(股)製),進行攪拌,昇溫至確認逆流為止,使其溶解並開始聚合。16小時後放冷至60℃之後,使其再沉澱於水/甲醇=1/1(1000g、關東化學(股)製)。過濾所得到的沉澱物,使用減壓乾燥機以60℃、16小時使其乾燥,可得到具有式(1-8)所表示的構造單元之目標聚合物(7.6g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為3400。
氮氣下,於100mL四頸燒瓶中加入咔唑(6.69g、0.040mol、東京化成工業(股)製)、9-茀酮(7.28g、0.040mol、東京化成工業(股)製)、對甲苯磺酸一水合物(0.76g、0.0040mol、東京化成工業(股)製),進而
裝入1,4-二噁烷(6.69g、關東化學(股)製),進行攪拌,昇溫至100℃使其溶解並開始聚合。24小時後放冷至60℃之後,加入三氯甲烷(34g、關東化學(股)製)來稀釋,並使其再沉澱於甲醇(168g、關東化學(股)製)。過濾所得到的沉澱物,使用減壓乾燥機以80℃、24小時使其乾燥,可得到具有下述式(7-1)所表示的構造單元之目標聚合物(9.37g)。所得到的聚合物之藉由GPC以聚苯乙烯換算所測定之重量平均分子量為2800。
於合成例1所得之聚合物2.0g中,混合作為交聯劑之商品名TMOM-BP(本州化學工業(股)製、式(6-23))0.4g、作為觸媒之吡啶對甲苯磺酸0.05g、作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.003g,使其溶解於PGMEA(丙二醇單甲基醚乙酸酯)16.71g與PGME(丙二醇單甲醚)4.18g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於合成例2所得之聚合物2.0g中,混合作為交聯劑之商品名TMOM-BP(本州化學工業(股)製)0.4g、作為觸媒之吡啶酚磺酸0.06g、作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.004g,使其溶解於PGMEA14.70g及PGME4.44g與環己酮4.44g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於合成例3所得之聚合物2.0g中,混合作為交聯劑之商品名TMOM-BP(本州化學工業(股)製)0.4g、作為觸媒之吡啶酚磺酸0.06g、作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.004g,使其溶解於PGMEA13.31g及PGME4.44g與環己酮4.44g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於合成例4所得之聚合物2.0g中,混合作為交聯劑之商品名TMOM-BP(本州化學工業(股)製)0.4g、作
為觸媒之吡啶酚磺酸0.06g、作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.004g,使其溶解於PGMEA15.52g與PGME6.65g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於合成例5所得之聚合物2.0g中,混合作為交聯劑之商品名TMOM-BP(本州化學工業(股)製)0.4g、作為觸媒之吡啶酚磺酸0.06g、作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.004g,使其溶解於PGMEA15.52g與PGME6.65g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於合成例6所得之聚合物2.0g中,混合作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.004g,使其溶解於PGMEA12.63g與PGME5.41g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於合成例7所得之聚合物2.0g中,混合作為交聯劑之商品名TMOM-BP(本州化學工業(股)製)0.3g、作為觸媒之吡啶酚磺酸0.03g、作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.004g,使其溶解於PGMEA12.60g與PGME8.40g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於合成例8所得之聚合物2.0g中,混合作為交聯劑之商品名TMOM-BP(本州化學工業(股)製)0.4g、作為觸媒之吡啶酚磺酸0.06g、作為界面活性劑之商品名MEGAFACE R-40LM(DIC(股)製)0.004g,使其溶解於PGMEA15.52g與PGME6.65g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中所使用的光阻下層膜形成組成物。
於比較合成例1所得之聚合物20g中,混合作為交聯劑之四甲氧基甲基甘脲3.0g、作為觸媒之吡啶對甲苯磺酸0.02g、作為界面活性劑之商品名MEGAFACE R-40(DIC(股)製)0.006g,使其溶解於PGMEA16.71g與PGME4.18g中而作成溶液。之後,使用孔徑0.10μm的聚乙烯製微濾器進行過濾,來調製藉由多層膜之微影製程中
所使用的光阻下層膜形成組成物。
使用旋轉塗佈機分別將實施例1至實施例8與比較例1中所調製的光阻下層膜形成組成物塗布於矽晶圓上。於加熱板上以400℃烘烤90秒鐘而形成光阻下層膜(膜厚0.2μm)。將此等之光阻下層膜從矽晶圓上刮取而得到粉末體。藉由TG/DTA(BRUKER公司製TG-DTA2010SR)來測定所得到的粉末體於400℃下之熱重量現象。將其結果表示於表1中。
為了評估材料之平坦化性與填埋性,故使用ArF曝光機與乾式蝕刻來製作如以下般的晶圓。將孔洞徑75nm、孔洞深度500nm、以孔洞與孔洞的間距成為105nm之圖型
製作於TEOS晶圓。使用旋轉塗佈機分別將實施例1至實施例8及比較例1中所調製的光阻下層膜形成組成物塗布於該TEOS晶圓上。將該等於加熱板上以400℃烘烤90秒鐘而形成光阻下層膜(膜厚220nm)。接著藉由電子顯微鏡觀察晶圓的剖面,來測定孔洞密集地區域之TEOS表面上的光阻下層膜的膜厚。又,亦測定位於圖型區域的旁邊的平坦區域的膜厚。跟據所得到的測定值,藉由以下計算式將平坦化性作成數值化。
平坦化性(%)={(平坦區域的膜厚)-(孔洞區域的膜厚)}/(平坦區域的膜厚)×100
此平坦化性為20%以下將為良好,超出此者以上則為不良。將測定結果表示於表2中。
可得知本發明之藉由多層膜之微影製程中所使用的光阻下層膜形成組成物係具有可於其上層藉由
CVD法形成硬式遮罩時所需之耐熱性。又,本發明之光阻下層膜形成組成物係因75nm微小的孔圖型之填埋性能良好、且與沒有圖型的區域之膜厚差亦非常小,故可得知具有良好的平坦化性能。
本發明之組成物係因於段差基板上之平坦化性能優異、對微細孔圖型之填埋性能良好,故可使用作為具有成膜後的晶圓表面為平坦化的特徵的微影製程用光阻下層膜形成組成物。
Claims (6)
- 一種光阻下層膜形成組成物,其係包含聚合物與溶劑之光阻下層膜形成組成物,該聚合物係包含下述式(1)所表示的單元構造之聚合物,或包含前述式(1)的單元構造與式(1’)的單元構造之聚合物,該式(1):
- 如請求項1之光阻下層膜形成組成物,其中,進而包含交聯劑。
- 如請求項1之光阻下層膜形成組成物,其中,進而包含酸及/或酸產生劑。
- 一種光阻下層膜,其係形成於半導體基板上並由請求項1至請求項3中任一項之光阻下層膜形成組成物之硬化物所構成。
- 一種半導體裝置之製造方法,其係包含下述步驟:於半導體基板上形成來自請求項1至請求項3中任一項之光阻下層膜形成組成物的下層膜之步驟;於其上方形成光阻膜之步驟;藉由光或電子線的照射與顯影來形成光阻圖型之步驟;藉由已形成的光阻圖型來蝕刻該下層膜之步驟;藉由已圖型化的下層膜來加工該半導體基板之步驟。
- 一種半導體裝置之製造方法,其係包含下述步驟:於半導體基板上形成來自請求項1至請求項3中任一項之光阻下層膜形成組成物的下層膜之步驟;於其上方形成硬式遮罩之步驟;進而於其上方形成光阻膜之步驟; 藉由光或電子線的照射與顯影來形成光阻圖型之步驟;藉由已形成的光阻圖型來蝕刻硬式遮罩之步驟;藉由已圖型化的硬式遮罩來蝕刻該下層膜之步驟;藉由已圖型化的下層膜來加工該半導體基板之步驟。
