Abstract

본 발명은 반도체웨이퍼상의 복수의 반도체칩의 전극패드를 일괄하여 콘택트하는 경우의 같이 넓은 면적에 걸쳐서 전극패드에 접촉자를 콘택트시키는 경우에도 전체의 접촉자를 전극패드에 확실하게 접촉시키는 것 및 전체의 접촉자의 접촉점에 대하여 대략 균등하게 압력을 가할 수 있는 프로브장치에 이용되는 프로브카드디바이스에 관한 것으로서, 프로브카드와, 프로브카드를 지지하는 지지블록과, 프로브카드를 웨이퍼를 향하여 누르는 누름기구를 구비하고 있으며, 누름기구는 복수의 블록으로 분할된 누름부품과, 각 블록을 지지하는 지지 부품을 갖고 복수의 블록이 각각 독립적으로 이동 가능하며 복수의 블록이 웨이퍼의 표면프로화일에 추종한 상태에서 웨이퍼를 누르는 것을 특징으로 한다.

프로브장치에 이용되는 프로브카드디바이스

제1도는 본 발명의 한 형태에 관련되는 프로브카드디바이스가 적용되는 프로브장치를 나타내는 개략구성도, 제2도는 본 발명의 한 형태에 관련되는 프로브카드디바이스를 나타내는 단면도.

Claims (18)

  1. 복수의 전극패드를 갖는 피검사체의 전극패드에 접촉자를 접촉시켜서 상기 피검사체의 전기특성을 검사하기 위한 프로브장치에 이용되는 프로브카드디바이스이며, 누름영역을 갖는 가요성, 또한 절연성의 막과, 상기 피검사체의 복수의 전극패드에 대응하도록 상기 막의 누름영역에 설치되어 상기 복수의 전극패드에 접촉시키기 위한 복수의 접촉자와, 상기 막에 형성되어 상기 프로브장치의 테스터와 상기 접촉자를 전기적으로 접속하기 위한 배선을 구비하고, 상기 피검사체에 대향하여 설치되는 프로브카드와, 프로브카드를 지지하는 지지부품과, 상기 프로브카드에 있어서의 상기 막의 누름영역의 안쪽면을 상기 피검사체를 향하여 누르기 위한 누름기구를 구비하고, 상기 누름기구는 상기 누름영역에 대응하여 복수의 블록으로 분할된 누름부품과, 각 블록을 지지하는 지지체를 갖고, 상기 누름부품의 복수의 블록이 각각 독립적으로 이동 가능하며, 상기 복수의 블록이 상기 피검사체의 표면프로화일에 추종한 상태에서 상기 피검사체를 누르는 프로브장치에 이용되는 것을 특징으로 하는 프로브카드디바이스.
  2. 제1항에 있어서, 상기 누름기구는 상기 프로브카드의 장력을 조정하기 위한 장력조정수단을 갖는 것을 특징으로 하는 프로브카드디바이스.
  3. 제2항에 있어서, 상기 장력조정수단은 프로브카드를 2단계로 내미는 2개의 내밀음기구를 갖는 것을 특징으로 하는 프로브카드디바이스.
  4. 제1항에 있어서, 상기 누름기구는 접촉자의 밀어냄하중을 조정하기 위한 밀어냄하중조정수단을 갖는 것을 특징으로 하는 프로브카드디바이스.
  5. 제1항에 있어서, 상기 누름부품의 복수의 블록은 각각 상기 지지체에 코일스프링을 통하여 지지되는 것을 특징으로 하는 프로브카드디바이스.
  6. 제1항에 있어서, 상기 누름블록의 복수의 블록은 판스프링에 의하여 연결되어 있는 것을 특징으로 하는 프로브카드디바이스.
  7. 제1항에 있어서, 상기 프로브카드와 상기 누름부품의 사이의 상기 누름영역에 대응하는 부분에 탄성부품이 개재되어 있는 것을 특징으로 하는 프로브카드디바이스.
  8. 제7항에 있어서, 상기 탄성부품은 일래스토머인 것을 특징으로 하는 프로브카드디바이스.
  9. 제1항에 있어서, 상기 접촉자는 범프인 것을 특징으로 하는 프로브카드디바이스.
  10. 제1항에 있어서, 상기 누름부품은 요동 가능하게 설치되어 있는 것을 특징으로 하는 프로브카드디바이스.
  11. 복수의 전극패드를 갖는 피검사체의 전극패드에 접촉자를 접촉시켜서 상기 피검사체의 전기특성을 검사하기 위한 프로브장치에 이용되는 프로브카드디바이스이며, 가요성 및 절연성을 갖는 막과, 상기 피검사체의 복수의 전극패드에 대응하도록 상기 복수의 전극패드에 접촉시키기 위한 접촉자를 갖는 프로브카드와, 상기 프로브카드의 안쪽면을 상기 피검사체를 향하여 누르기 위한 누름기구를 구비하고, 상기 누름기구는 상기 프로브카드의 안쪽면에 설치된 누름부품과, 상기 누름부품에 설치되어 상기 프로브카드의 안쪽면에 대면하는 탄성시트와, 상기 탄성시트의 표면에 절삭홈에 의해 구획된 상기 접촉자에 대응하는 복수의 누름부를 구비하는 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
  12. 제11항에 있어서, 상기 누름기구는 상기 프로브카드의 장력을 조정하기 위한 장력조정수단을 갖는 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
  13. 제11항에 있어서, 상기 누름부품은 요동 가능하게 설치되어 있는 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
  14. 제11항에 있어서, 상기 탄성시트는 일래스토머로 형성되어 있으며, 상기 피검사체의 표면프로화일에 따라서 변형 가능하며 프로빙시의 누름력에 의하여 상기 피검사체의 표면프로화일에 대응하여 변형하는 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
  15. 제11항에 있어서, 상기 복수의 누름부를 구획하는 절삭홈은 단면V자상의 오목돌기홈인 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
  16. 제11항에 있어서, 상기 복수의 누름부를 구획하는 절삭홈은 단면U자상의 오목돌기홈인 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
  17. 제11항에 있어서, 상기 접촉자는 범프인 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
  18. 제11항에 있어서, 상기 복수의 접촉자가 틀상으로 배열되고 상기 절삭홈이 틀상으로 배열된 접촉자를 둘러싸도록 형성되어 있는 것을 특징으로 하는 프로브장치에 이용되는 프로브카드디바이스.
