Claims (1)

  1. 복수의 워드선과, 이들 워드선과 교차하여 배치된 복수의 비트선쌍과, 상기 워드선과 상기 비트선쌍과의 각 교점에 배치된 복수의 메모리 셀과를 포함한 메모리셀어레이를 설비하고, 리프레시 모드에 있어서 각 상기 메모리셀의 기억정보를 리프레시하는 반도체기억장치이며, 로어드레스 신호에 응답하여, 상기 워드선으 선택을 행하는 워드선 선택수단, 컬럼 어드레스 신호에 응답하여, 상기 비트선쌍의 선택을 행하는 비트선쌍 선택수단, 외부에서의 지시에 응답하여, 리프레시 모드의 종류를 절환하기 위한 리프레시 모드절환신호를 발생하는 리프레시 모드절환신호 발생수단, 및 상기 리프레시 모드절환신호에 응답하여, 상기 워드선 선택수단이 리프레시 모드시에 있어서 동시에 선택하는 워드선의 가닥수를 절환제어하는 리프레시 모드절환 제어수단을 비치한, 반도체 기억장치.
