제3도는 GaAa의 결정방향에 따른 식각후의 사시도이다.

Claims (1)

  1. 반도체 레이저 다이오드의 제조공정에 있어서, GaAa기판상에 H2SO4계 식각용액을 이용해 [oli]방향으로의 메사층을 형성하는 식각공정과 1H2SO4: 3H2O2:7C2H4OH인 H2OH4계 식각용액을 이용해 [Oli]방향으로의 메사층을 형성하는 식각공정으로 진행하여 [oll][oli]방향 모두 V형상을 가지는 메사층을 형성시키는 것을 특징으로 하는 반도체 레이저 다이오드의 제조방법.
