Claims (1)

  1. 기판위에 통상의 방법으로 필드산화막을 형성하고 액티브영역상에 에피충과 게이트용 산화막을 형성하는 단계, 게이트용 폴리실리콘막을 형성하고 게이트 마스크를 형성한 다음 건식에 치공정을 실시하여 게이트용 산화막과 폴리실리콘막의 불필요한 부분을 제거하므로써 게이트를 형성하는 단계, 상기 게이트 마스크를 다시 마스크로 상기 에피충상에 이온주입을 실시하여 소오스/드레인을 형성하는 단계가 차례로 포함됨을 특징으로 하는 모스트랜지스터 제조방법.
