Claims (8)
- 반도체 또는 액정표시장치 제조 공정 중, 금속막을 에칭한 에쳔트 조성물을 근적외선 분광기를 이용하여 성분 분석하는 과정;상기 성분 분석 결과를 기준값과 대비하여 에쳔트 조성물의 수명을 판별하는 과정; 및상기 에쳔트 조성물의 수명 판별 결과, 에쳔트 조성물의 수명이 다한 경우에는 사용중인 에쳔트 조성물을 교체하고, 에쳔트 조성물의 수명이 다하지 않은 경우에는 다음의 금속막 에칭 공정으로 에쳔트 조성물을 이송하는 과정을 포함하는 근적외선 분광기를 이용한 금속막 에칭 공정 제어방법.
- 제1항에 있어서, 상기 에쳔트 조성물은 염산, 질산, 초산, 인산, 불산, 옥살산, 황산, 세륨암모늄나이트라이트 및 수분으로 이루어진 군중에서 선택되는 하나 이상의 화합물을 포함하는 것을 특징으로 하는 금속막 에칭 공정 제어방법.
- 제1항에 있어서, 상기 근적외선 분광기는 4,000∼12,000cm-1의 파장을 가지는 광원을 사용하는 것인 금속막 에칭 공정 제어방법.
- 제1항에 있어서, 상기 근적외선 분광기는 검출 프로브를 상기 에쳔트 조성물이 저장된 에쳔트 조성물 저장탱크에 침지하고 흡광도를 측정하는 것인 금속막 에칭 공정 제어방법.
- 제1항에 있어서, 상기 근적외선 분광기는 상기 에쳔트 조성물이 저장된 에쳔트 조성물 저장탱크로부터 이송된 에쳔트 조성물이 흐르는 플로우 셀의 흡광도를 측정하는 것인 금속막 에칭 공정 제어방법.
- 제1항에 있어서, 상기 성분 분석 결과를 입력받아, 에쳔트 조성물의 수명을 판별하여, 에쳔트 조성물의 수명이 다한 경우에는 사용중인 에쳔트 조성물을 교체하고, 에쳔트 조성물의 수명이 다하지 않은 경우에는 다음의 금속막 에칭 공정으로 에쳔트 조성물을 이송하는 공정을 자동 제어장치에 의하여 수행하는 것을 특징으로 하는 금속막 에칭 공정 제어방법.
- 에쳔트 조성물의 성분을 조정하기 위한 재생반응기 내의 에쳔트 조성물을 근적외선 분광기를 이용하여 성분 분석하는 과정;상기 성분분석 결과를 각 성분의 기준값과 대비하여 필요한 성분을 파악하는 과정; 및상기 필요한 성분을 상기 반응기 내에 공급하는 과정을 포함하는 근적외선 분광기를 이용한 에쳔트 조성물의 재생방법.
- 제7항에 있어서, 상기 에쳔트 조성물은 염산, 질산, 초산, 인산, 불산, 옥살산, 황산, 세륨암모늄나이트라이트 및 수분으로 이루어진 군중에서 선택되는 하나 이상의 화합물을 포함하는 것을 특징으로 하는 에쳔트 조성물의 재생방법.
