Abstract
본 발명은 졸-겔 공정을 이용한 강유전성 박막의 제조 방법에 관한 것이다. 졸-겔 공정에 의한 강유전성 박막 제조 방법에 있어서, Pb 전구체를 용해시키고, Ti 전구체 및 Zr 전구체를 안정화시키는 단계; 상기 용해된 Pb 전구체와 안정화된 Ti 전구체 및 Zr 전구체를 교반 및 가수 분해에 의하여 강유전성 용액을 제조하는 단계; 상기 제조된 강유전성 용액을 기판상에 강유전성 박막을 형성시키는 단계;를 포함하는 것을 특징으로하는 졸-겔 공정에 의한 강유전성 박막의 제조 방법을 제공하여, 강유전성 박막 제조용 용액의 안정성과 내구성이 증가시킬 수 있으며, 박막 제조시 막질을 크게 향상시킬 수 있다.
Description
본 발명은 졸-겔 공정을 이용한 강유전성 박막의 제조 방법에 관한것으로서, 보다 상세하게는 박막의 줄무늬가 없고 전기적 특성이 뛰어나며 우선 배향성을 갖는 조밀한 박막을 형성할 수 있는 졸-겔 공정을 이용한 강유전성 박막의 제조 방법에 관한 것이다.
졸-겔 공정이란 금속의 유기 또는 무기화합물을 용액으로하여 용액 중에서의 화합물의 가수 분해 및 중축합반응을 진행하여 졸을 겔로 고화시키고, 또한 이러한 겔을 가열하여 산화물 고체를 제조하는 방법이다. 졸-겔 공정으로는 금속의 유기 및 무기화합물의 가수분해 및 중합반응에 의하여 용액중에서 화합물의 가수분해 중합에 의해 용액을 금속산화물 또는 수산화물의 미립자가 용해된 졸을 만들고 더욱 반응을 진행시켜 겔화한 후, 제조된 다공질의 겔을 가열하여 비정질, 유리 및 다결정체를 만든다. 다결정체를 제조하는 경우에는 처음에 만들어진 겔은 대부분 비정질이며 비정질의 처리에 의하여 다결정체가 만들어진다.
졸-겔 공정의 장점으로는 유리가 저온에서 생성되며 치밀하게 소결된 다결정세라믹스도 저온에서 생성가능하며, 고도의 균질성이 쉽게 달성될 수 있으며, 보통의 방법으로 제조할 수 없는 새로운 조성의 유리 및 세라믹스의 제조가 가능하고 미세하며 균일한 입자로 이루어진 다결정 세라믹스의 합성이 가능하며, 마지막으로 스퍼터링이나 화학기상 증착법에 비해 생산 효율이 높다는 것이다. 이러한 졸-겔 공정은 조성물, 미세구조, 파이버 및 박막 제조 등의 분야에서 널리 응용되고 있는 공정 기술이다.
강유전체란 자발 분극을 가지고 있으며, 외부 전계에 의하여 분극반전을 일으킬 수 있는 물질이다. PZT는 Pb(Zr,Ti)O3이라는 식으로 나타내어지는데, ABO3의 페롭스카이트(Perovskite) 결정구조에서 Pb 금속이온이 A-site를 차지하고, Zr과 Ti가 적당한 비율로 B-site를 나누어 차지한다. 비휘발성 메모리중에서 정보 저장용으로 가장 유리한 특성을 가지는 것이 강유전성 랜덤 액세스메모리이다. 이에 사용되는 강유전성 원료는 다량의 분극, 작은 유전체상수, 분극 피로에 대한 양호한 내성, 고속의 분극 전환 및 작은 유전 상수 등의 특성이 요구된다. 강유전성 랜덤액세스메모리에서 사용되는 강유전성 물질의 대표적인 예가 PZT이다. 이는 다량의 분극과 비교적 작은 유전 상수를 가지는 특성이 있다.
일반적인 합성물의 산화물 박막을 형성시키는 방법으로 CVD, 스퍼터링등의 기상 증착 방법 및 졸-겔 가공법과 같은 액상 제작법이 있다. 증기상 밥법은 균일한 박막을 형성시킬 수 있으나, 이에 따르는 장비가 고가이며, 생산성이 낮고, 막 특성이 불안정해질 수 있다는 단점이 있다.
졸-겔 공정으로 제조하는 경우 막 조성이 용이하게 제어될 수 있으나, 박막 상부에 2차상이 생성되거나 막이 분말화되는 경향이 있어서 균일한 막의 형성이 곤란하다는 문제점이 있다. 또한, 종래 기술의 경우, 용액 내의 졸-겔 사슬이 길게 연결되어있기 때문에 부분적인 농도차에 의해 줄무늬 현상이 생기는 문제점이 있다.
본 발명에서는 상기 종래 기술의 문제점을 해결하기 위하여 박막 제조시 나타나는 줄무늬 현성의 근본적인 원인인 부분적인 농도차를 없애고, 결정성이 높고 치밀한 박막을 제조하기 위하여 용액내의 졸-겔 사슬의 길이 보다 짧고 균일성을 향상시켜 최종적으로 치밀한 강유전성 박막을 제조하는 것을 목적으로 한다.
도 1a 및 도 1b는 본 발명에 의한 강유전성 박막 제조를 위한 용액의 제조 공정 순서를 나타내는 순서도이다.
도 2a는 종래 기술에 의해 제조된 강유전성 박막에 대한 SEM 분석 결과를 나타낸 사진이며, 도 2b 및 도 2c는 본 발명에 의해 제조된 강유전성 박막에 대한 SEM 분석 결과를 나타낸 사진이다.
도 3a 는 종래 기술에 의해 제조된 PZT 박막에 대한 XRD 측정 결과를 나타낸 그래프이고, 도 3b 및 도 3c는 본 발명에 의해 제조된 PZT 박막을 XRD(X-ray diffraction:X 선 회절)로 측정한 결과를 나타낸 그래프이다.
도 4a 및 도 4b는 종래 기술에 의해 제조된 PZT 박막의 전기적 특성을 조사하기위한 P(polarization)-V(voltage) 그래프이며, 도 4c 및 도 4d는 본 발명에 의해 제조된 PZT 박막의 P(polarization)-V(voltage) 그래프이다.
상기 목적을 달성하기 위해 본 발명에서는 Pb 전구체를 용해시키고, Zr 전구체 및 Ti 전구체를 각각 안정화시키는 단계;
상기 안정화된 Zr 용액 및 Ti 용액를 혼합시키는 단계;
상기 혼합된 Ti-Zr 용액을 상기 용해된 Pb 용액과 교반 및 가수 분해시켜 강유전성 용액을 제조하는 단계;
상기 제조된 강유전성 용액을 이용하여 기판상에 강유전성 박막을 형성시키는 단계;를 포함하는 것을 특징으로하는 졸-겔 공정에 의한 강유전성 박막의 제조 방법을 제공한다.
본 발명에 있어서, 상기 Pb 전구체는 PbO 또는 Pb(OAc)23H2O이며, 상기 Zr 전구체는 Zr(n-OPr)4, Zr(n-OBt)4및 기타 알콕사이드를 기본으로 하는 화합물중에서 선택되며, 상기 Ti 전구체는 Ti(i-OPr)4, Ti(i-OPr)2(아세틸아세토네이트)2, Ti(i-OBt)4및 기타 알콕사이드를 기본으로 하는 화합물중에서 선택되는 것이 바람직하다.
본 발명에 있어서, 상기 Zr 전구체를 안정화시킬 때, 아세틱 산, n-프로판올 및 2,4-펜탄디오네이트를 용매로 사용하며, Ti 전구체를 안정화시킬 때, 2,4-펜탄디오네이트 및 n-프로판올을 용매로 사용하는 것이 바람직하다.
본 발명에 있어서, 상기 Pb 전구체를 용해시키는 경우 용해제로 아세틱 산 또는 아세틱 산과 알콜을 함께 사용하며, 상기 과정에 의해 생산된 강유전성 박막은 Pb(ZrxTi1-x)O3의 일반식으로 나타내어지는 것이 바람직하다.
본 발명에 있어서, 상기 강유전성 박막을 형성시키는 단계는 상기 제조된 강유전성 용액을 기판상에 코팅하는 단계; 및
상기 코팅된 기판에 열처리를 행하는 단계;로 이루어진 것이 바람직하다.
본 발명에 있어서, 상기 강유전성 용액을 기판상에 코팅하는 경우 스핀 코팅법을 이용하는 것이 바람직하다.
상기 강유전성 용액을 기판 상부에 코팅하는 단계; 및 상기 코팅된 기판에 열처리를 행하는 단계;를 수차례 반복하며, 상기 강유전성 용액을 기판 상부에 코팅하는 단계; 및 상기 코팅된 기판에 열처리를 행하는 단계;를 수차례 반복한 후 전처리 어닐링 또는 급승온 가열을 하는 단계;를 더 포함하는 것이 바람직하다.
또한, 본 발명에서는 Pb 전구체를 용해시키고, Ti 전구체를 안정화시키는 단계;
상기 용해된 Pb 용액과 안정화된 Ti 용액을 교반 및 가수 분해에 의하여 강유전성 용액을 제조하는 단계; 및
상기 제조된 강유전성 용액을 이용하여 기판상에 강유전성 박막을 형성시키는 단계;를 포함하는 것을 특징으로하는 졸-겔 공정에 의한 강유전성 박막의 제조방법을 제공한다.
본 발명에 있어서, 상기 강유전성 박막을 형성시키는 단계는 상기 제조된 강유전성 용액을 기판상에 코팅하는 단계; 및 상기 코팅된 기판에 열처리를 행하는 단계;로 이루어진 것이 바람직하다.
또한, 본 발명에서는 Pt/Ti로 이루어진 기판 상부에 본 발명에 의해 제조된 PTO 박막을 형성시키는 단계; 및
상기 PTO 박막 상부에 본 발명에 의해 제조된 PZT 박막을 형성시키는 것을 특징으로 하는 졸-겔 공정을 이용한 강유전성 박막의 제조 방법을 제공한다.
이하, 도면을 참고하면서 본 발명에 대하여 보다 상세히 설명하고자 한다.
도 1a 및 도 1b는 본 발명에 의한 강유전성 박막 제조를 위한 용액의 제조 공정 순서를 나타내는 순서도이다.
본 발명에서 사용되는 전구체는 다음과 같다. 먼저, 사용되는 Pb 전구체는 PbO(산화납) 또는 납아세테이트 3수화물(Pb(OAc)2.3H2O)이며, 여기서 -(OAc)는 아세테이트 리간드를 의미한다. 그리고, Ti 전구체로는 Ti(i-OPr)4, Ti(i-OPr)2(아세틸아세토네이트)2, Ti(i-OBt)4또는 기타 알콕사이드를 기본으로 하는 화합물등이 있다. 여기서, i-OPr 및 i-OBt는 이소-프로필(C3H7O)기와 이소-부틸(C4H9O)를 의미하며, 아세틸아세토네이트는 2,4-펜탄디오네이트를 의미한다. Zr 전구체로는 Zr(n-OPr)4, Zr(n-OBt)4또는 기타 알콕사이드를 기본으로 하는 화합물을 포함하며, 여기서 n-OPr 및 n-OBt는 1-프로필(C3H7O)기와 1-부틸(C4H9O)기를 의미한다.
본 발명의 강유전성 박막용 용액 제조에 사용되는 솔벤트로는 n-프로판올, 2,4-펜탄디오네이트, 에세틱 산을 주용매로 사용하며, 첨가제로서 a 증류수와 2-메톡시에탄올등을 사용할 수 있다. 용매의 비율은 임의로 정할 수 있으며, 어느 것이나 주용매로 사용될 수 있다. 또한, 첨가제로 들어가는 것에는 기타 다른 알콜을 포함할 수 있다.
본 발명에 의한 강유전성 박막용 용액 제조에 필요한 온도는 상온(섭씨 약 25도)에서 섭씨 약 350도의 범위이다.
본 발명에 의한 강유전성 박막제조를 위한 용액의 제조공정 순서는 다음과 같다. 먼저 Pb 전구체를 아세틱산 및 알콜에 용해를 한다. 상기에서 용해된 Pb 용액을 예를들어, 섭씨 약 60도에서 교반하여 수분을 분리해낸다. 그리고, Zr 전구체를 안정화시키기 위해서 솔벤트로 2,4-펜탄디오네이트, n-프로판올 및 아세틱 산에서 교반시킨다. 또한, Ti 전구체를 2-4 펜탄디오네이트, n-프로판올에 의해 안정화시킨다. 도 1a에서는 이러한 Pb 전구체, Zr전구체 및 Pb 전구체를 각각 용해 또는 안정화시켜 Pb 용액, Zr 용액 및 Ti 용액으로 형성시키는 공정을 나타내었다.
이러한 공정을 거친 뒤, 먼저 Zr용액 및 Ti용액을 혼합한다. 상기 혼합된 Ti-Zr 용액과 Pb용액을 먼저 20분간 약 섭씨 60도에서 가열교반하고, 상온에서 DI.Water에서 약 1시간동안 교반하는 가수분해 및 필터링 단계를 거쳐서 0.01몰 내지 0.X몰의 PZT를 제조한다. 상기 가수분해 과정에 있어서 물과 2-메톡시에탄올을각각 따로 사용할 수 있으며, 또한 함께 사용하는 것도 가능하다. 상기 Pb 전구체로 PbO를 사용하며, Ti 전구체를 안정화시키는 경우 2,4-펜탄디오네이트와 n-프로판올을 사용하는 경우 보다 재현성이 뛰어났다. 상기 Pb 전구체로 PbO를 사용하는 경우에는 용해제로 아세틱 산과 알콜을 함께 사용하는 것이 바람직하다.
또한, 도 1b에서와 같이 상기 강유전성 박막제조를 위한 용액 제조 공정에 있어서, 상기 Zr 리간드 대신 그 양만큼 Ti 리간드를 투입하는 경우 PTO(PbTiO3) 박막 제조를 위한 용액을 생산할 수 있다.
본 발명에 의한 강유전성 박막 제조시 솔벤트는 상기에 전술한 바와 같이, n-프로판올, 2,4-펜탄디오네이트 및 아세틱 엑시드의 3가지로 구성된다. 상기 솔벤트를 구성하는 각 물질의 비율에서 가장 중요한 물질은 2,4-펜탄디오네이트이다. 상기 2,4-펜탄디오네이트의 양은 최소 Ti 및 Zr의 리간드의 몰수에 따라 각각의 리간드 몰수의 최소 1당량에서 4당량 사이를 투입한다. 이는 납 소스의 몰수를 기준으로 하였을 때 1 내지 4당량의 값과 동일한 것이다. 몰수에 따른 전체 용액의 양에서 2,4-펜탄디오네이트의 양을 제외한 양을 기준으로 하여 n-프로판올 및 아세틱산의 양을 결정하는 것이 바람직하다. 아세틱 산의 양은 2,4-펜탄디오네이트의 양을 기준으로 해서 결정한다. 전체 용액의 부피에서 각각의 금속 전구체가 차지하는 부피를 제외한 양에서 2,4-펜탄디오네이트를 제외한 부피에서 아세틱산 및 n-프로판올의 비율은 자유롭게 조절하는 것이 가능하다. 상기 도 1a에서는 Ti 전구체 및 Zr 전구체를 따로 안정화시키는 과정을 거쳤으나, Ti 및 Zr 전구체를 혼합하여 동시에 안정화시키는 공정도 가능하다.
상기 과정을 통하여 제조된 강유전성 박막 제조용 용액을 이용하여 PZT, PLZT 박막을 제조하는 공정의 예를들면 다음과 같다. 본 발명에서는 강유전성 박막을 제조하는 공정을 각각 PZT 0.1 mole 이하인 경우, 및 0.1 mole를 넘어서는 경우로 나누어 각각의 실시예를 설명하고자 한다. 일반적으로 코팅은 통상의 스핀 코팅법(spin coating method)에 의해 수행되지만, 이에 제한되지는 않는다.
먼저, 0.1mole 미만인 경우에는 PZT 용액을 기판 상부에 스핀코팅을 실시한다. 스핀 코팅을 실시한 후, 섭씨 약 200도 내지 300도 사이로 가열한다. 이러한 과정을 수차례 실시한다. 이 경우, 섭씨 약 550도 내지 650도 사이에서 전처리 어닐링을 실시하거나, 섭씨 약 600도 내지 700도 사이에서 1분간 급승온가열(rapid temperature annealing)을 실시할 수 있다. 그후 같은 방법으로 스핀 코팅 및 베이킹을 n회 반복한다. 반복후 질소 분위기의 섭씨 약 550도 내지 650도의 도가니에서 약 30여분간 후처리 어닐링(final annealing) 또는 산소 분위기의 섭씨 약 700도에서 약 1 내지 3 분간에서 급승온 가열을 실시한다.
0.1mole이 넘어서는 경우인 0.Xmole의 PZT 용액인 경우에 대해서 설명한다. 먼저, 약 1500 내지 4000rpm(rotation per minute)의 속도로 스핀 코팅을 실시한 뒤, 섭씨 약 200 내지 300도에서 배이킹을 실시한다. 이러한 스핀 코팅 및 배이킹 과정을 n회 반복한다. 다음으로 질소 분위기의 도가니에서 약 30분간 섭씨 약 550도 내지 650도의 온도범위에서 후처리 어닐링을 실시하거나 산소 분위기에서 약 1분 내지 3분간 섭씨 약 700도에서 급승온 가열을 실시한다. 이러한 과정을 거쳐 생산된 PZT 박막은 Pb(ZrxTi1-x)O3의 일반식으로 나타내어지며, 제조 공정에 따라 La, Sr, Ca, Sc, Nb, Ta, Ni, Fe, Er등의 원소가 첨가될 수 있다.
도 1b를 참고하여, PTO(PbTiO3)박막의 제조 공정을 설명하면, PTO 박막 제조용 용액은 상기 PZT 박막용 용액 제조 공정에서 Zr을 투입하는 대신, Ti 리간드를 그 양만큼 더 투입시켜 제조하는 것은 전술한 바와 같다. 0.01mole 내지 0.1mole 사이의 PTO 용액을 기판 상부에 스핀코팅을 실시한다. 스핀 코팅을 실시한 후, 섭씨 약 200도 내지 300도 사이로 가열한다. 이러한 과정을 수차례 실시한다. 이경우, 섭씨 약 550도 내지 650도 사이에서 전처리 어닐링을 실시하거나, 섭씨 약 600도 내지 700도 사이에서 1분간 급승온가열(rapid temperature annealing)을 실시할 수 있다. 그후 같은 방법으로 스핀 코팅 및 베이킹을 n회 반복한다. 상기와 같은 과정을 반복한 후, 질소 분위기의 섭씨 약 550도 내지 650도의 도가니에서 약 30여분간 후처리 어닐링(final annealing) 또는 산소 분위기의 섭씨 약 700도에서 약 1 내지 3 분간에서 급승온 가열을 실시한다.
상기와 같은 방법으로 제조한 강유전성 박막의 성질에 대해 측정한 결과에 대해 설명하면 다음과 같다.
또한, 도 2a 는 종래 기술에 의해 제조된 PZT 박막에 대한 SEM 분석 결과를 나타낸 도면이며, 도 2b, 2c는 본 발명에 의해 제조된 PZT 박막에 대한 SEM 분석 결과를 나타낸 도면이다. 도 2b는 Pt/Ti 기판에 PZT 박막을 바로 성장시킨 것이며, 도 2c 는 Pt/Ti 기판 상부에 PTO 박막을 미리 성장시키고, PZT 박막을 그 상부에성장시킨 것이다.
여기서 나타낸 바와 같이, 기존의 박막보다 입자(grain)의 크기가 작고 조밀해 짐을 알 수 있었다. 즉, PZT 핵생성 위치가 증가되었음을 알 수 있다. 따라서 PZT 결정 성장에 유리한 조건이 됨을 알 수 있다. 즉, 도 2a에서는 박막 표면의 입자 주변이 상태적으로 명확하게 나타나지 않는다. 이는 결정성의 차이를 보여주는 것으로, 도 2b 및 2c에 나타낸 본 발명에 의한 SEM 분석 결과를 보면 균일한 표면 상태를 나타내고 있음을 알 수 있다. 이는 용액 시스템의 변화에 따른 것으로 재현성이 뛰어남을 알 수 있다.
도 3a 는 종래 기술에 의해 제조된 PZT 박막에 대한 XRD 측정 결과를 나타낸 그래프이고, 도 3b 및 도 3c는 본 발명에 의해 제조된 PZT 박막을 XRD(X-ray diffraction:X 선 회절)로 측정한 결과를 나타낸 그래프이다. 도면에 나타난 결과와 같이 종래 기술에 의해 제조된 PZT 박막의 경우 (111)면의 경향성이 87 내지 91% 였던 것이 새로운 용액 체계에서는 98%이상을 나타내었다.
도 4a 및 도 4b는 종래 기술에 의해 제조된 PZT 박막의 전기적 특성을 조사하기위한 V(voltage)-P(polarization) 그래프이다. 그리고, 도 4c 및 도 4d는 본 발명에 의해 제조된 PZT 박막의 V(voltage)-P(polarization) 그래프이다.
종래 기술에 의한 PZT 박막의 경우, 박막의 상부에 제 2차상이 나타나 막질이 나빠지는 원인으로 작용을 하는 경향이 생긴다. 이는 박막 제조 process window가 좁은 것으로 박막의 재현성이 크게 떨어짐을 의미한다. 그러나, 본 발명에 의해 제조된 PZT박막의 경우, 2Pr 값이 증가하고 전체적인 saturation 및 squareness가향상됨을 보여준다. 즉, 박막의 막질이 크게 향상되어 재현성이 뛰어나며 process window가 넓어지는 것이다.
본 발명에 의하여, 기존의 알려진 아세틱 액시드를 이용하여 안정화시킨 용액에 비하여 용액의 안정성과 내구성이 증가시킬 수 있으며, 박막 제조시 막질을 크게 향상시킬 수 있다. 따라서, 박막 제조시 나타나는 줄무늬 현성의 근본적인 원인인 부분적인 농도차가 없으며, 재현성이 높고 그 구조가 치밀한 강유전성 박막을 용이하게 제조할 수 있다.

- 졸-겔 공정에 의한 강유전성 박막 제조 방법에 있어서,Pb 전구체를 용해시키고, Zr 전구체 및 Ti 전구체를 각각 안정화시키는 단계;상기 안정화된 Zr 용액 및 Ti 용액를 혼합시키는 단계;상기 혼합된 Ti-Zr 용액을 상기 용해된 Pb 용액과 교반 및 가수 분해시켜 강유전성 용액을 제조하는 단계;상기 제조된 강유전성 용액을 이용하여 기판상에 강유전성 박막을 형성시키는 단계;를 포함하는 것을 특징으로하는 졸-겔 공정에 의한 강유전성 박막의 제조 방법.
- 제 1항에 있어서,상기 Pb 전구체는 PbO 또는 Pb(OAc)23H2O인 것을 특징으로 하는 졸-겔 공정에 의한 강유전체 박막의 제조 방법.

- 졸-겔 공정에 의한 강유전성 박막 제조 방법에 있어서,Pb 전구체를 용해시키고, Ti 전구체를 안정화시키는 단계;상기 용해된 Pb 용액과 안정화된 Ti 용액을 교반 및 가수 분해에 의하여 강유전성 용액을 제조하는 단계; 및상기 제조된 강유전성 용액을 이용하여 기판상에 강유전성 박막을 형성시키는 단계;를 포함하는 것을 특징으로하는 졸-겔 공정에 의한 강유전성 박막의 제조 방법.
- 제 12항에 있어서,상기 강유전성 박막을 형성시키는 단계는 상기 제조된 강유전성 용액을 기판상에 코팅하는 단계; 및상기 코팅된 기판에 열처리를 행하는 단계;로 이루어진 것을 특징으로 하는 졸-겔 공정에 의한 강유전성 박막의 제조 방법.
- 졸-겔 공정을 이용한 강유전성 박막의 제조 방법에 있어서,Pt/Ti로 이루어진 기판 상부에 상기 제 13항에 의해 제조된 PTO 박막을 형성시키는 단계; 및상기 PTO 박막 상부에 상기 제 8항에 의해 제조된 PZT 박막을 형성시키는 것을 특징으로 하는 졸-겔 공정을 이용한 강유전성 박막의 제조 방법.
