Claims (8)
- 접합되는 질화알루미늄계 기판들 사이에 접합 보조제를 삽입하고, 상기 기판 들 및 상기 삽입된 상태에 있는 접합 보조제를 상기 접합 보조제의 용융점 이상의 온도에서 가열함으로써 상기 접합 보조제를 용융시키고 상기 질화알루미늄계 기판들의 입자들을 액체화하여 상기 용융된 접합 보조제와 상기 기판들 사이의 계면의 근처에 액상을 형성하는 제1공정; 그리고상기 제1공정의 가열 온도 범위보다 높고 상기 기판들의 소결 온도 보다는 낮은 온도 범위에서 상기 기판들 및 상기 접합 보조제를 가열함으로써 상기 기판들 사이로부터 상기 접합 보조제를 배출하는 제2공정을 포함하는 것을 특징으로 하는 질화알루미늄계 기판의 접합체의 제조 방법.
- 제1항에 있어서, 상기 제1공정 및 상기 제2공정에 있어 상기 접합 보조제 및 상기 기판들을 가압하는 것을 특징으로 하는 질화알루미늄계 기판의 접합체의 제조 방법.
- 제1항 또는 제2항에 있어서, 상기 접합 보조제는 X-Y-Z계의 조성(X는 알칼리 금속원소 및 알칼리 토류 금속원소로 이루어진 그룹 중에서 선택된 하나 이상의 금속 원소의 화합물이고, Y는 희토류 원소의 화합물이고, Z는 알루미늄 화합물이며, 상기 접합 보조제를 구성하는 전금속원소 중에서 X를 구성하는 상기 금속원소의 비율이 25~50mol%이고, Y를 구성하는 희토류 원소의 비율이 5~30mol%이며, 나머지가 알루미늄이다)을 가지는 것을 특징으로 하는 질화알루미늄계 기판의 접합체의 제조 방법.
- 제3항에 있어서, 상기 제1공정에 있어 상기 접합 보조제를 용융시킬때, 상기 용융된 접합 보조제는, 상기 X를 구성하는 금속 원소의 산화물 및 플루오르화물의 적어도 하나, 상기 희토류 원소의 산화물 및 플루오르화물의 적어도 하나, 그리고 알루미늄의 산화물 및 플루오르화물의 적어도 하나를 함유하는 것을 특징으로 하는 질화알루미늄계 기판의 접합체의 제조 방법.
- 제1항 또는 제2항에 있어서, 상기 접합 보조제는 산화칼슘(CaO) 25~40중량%, 산화이트륨(Y2O3) 15~30중량%, 그리고 나머지가 산화알루미늄(Al2O3)인 조성을 가지며, 상기 제1공정의 온도 범위는 1400~1650℃이고, 상기 제2공정의 온도 범위는 1650~1800℃인 것을 특징으로 하는 질화알루미늄계 기판의 접합체의 제조 방법.
- 제1항에 따른 질화알루미늄계 기판의 접합체의 제조 방법에 사용되는 접합 보조제에 있어서, 상기 접합 보조제는 X-Y-Z계 조성(X는 알칼리 금속 원소 및 알칼리 토류 금속원소로 이루어진 그룹 중에서 선택된 하나 이상의 금속 원소의 화합물이고, Y는 희토류 원소의 화합물이며, Z는 알루미늄 화합물이며, 상기 접합 보조제를 구성하는 전금속원소 중에서 X를 구성하는 상기 금속원소의 비율이 25~50mol%이며, Y를 구성하는 희토류 원소의 비율이 5~30mol%이며, 나머지가 알루미늄이다)을 가지는 것을 특징으로 하는 접합 보조제.
- 제6항에 있어서, 상기 X 및 상기 Y의 적어도 하나는 1650~1800℃에서 0.001~1000Pa의 증기압을 갖는 산화물 또는 플루오르화물을 포함하는 것을 특징으로 하는 질화알루미늄계 기판의 접합체의 제조에 사용되는 접합 보조제.
- 제1항에 또는 제2항에 따른 질화알루미늄계 기판의 접합체의 제조 방법에 사용되는 접합 보조제에 있어서, 상기 접합 보조제는 산화칼슘(CaO) 25~40중량%, 산화이트륨(Y2O3) 15~30중량%, 그리고 나머지가 산화알루미늄(Al2O3)인 조성을 가지는 것을 특징으로 하는 접합 보조제.
