Abstract
발열체와 금속의 지지체(20)를, 구리 분말(31)의 소결체(32)로 이루어지는 접합 부위(30)를 통하여 접합한 본딩 접합 구조이다. 지지체(20)는 적어도 그 최표면에 구리 또는 금이 존재하고 있다. 지지체(20)와 소결체(32)의 접합 계면(40)에 걸치도록, 지지체(20)의 구리 또는 금과 소결체(32)의 구리와의 상호 확산 부위(41)가 형성되어 있다. 상호 확산 부위(41)에 결정 방위가 같은 방향인 구리의 결정 구조가 접합 계면(40)에 걸치도록 형성되어 있는 것이 바람직하다.
Description
본 발명은 본딩 접합 구조에 관한 것으로, 더욱 상세하게는 반도체 소자의 다이와 금속의 지지체의 다이 본딩 접합 구조에 바람직하게 이용되는 본딩 접합 구조에 관한 것이다.
반도체 소자의 접합에 관하여, 특허문헌 1에는 한쪽 면에 콜렉터 전극을 가지고, 다른 쪽 면에 이미터 전극을 가지는 반도체 소자와, 한쪽 면에 제1 전극 배선을 가지는 절연 기판을 가지는 반도체 장치가 기재되어 있다. 절연 기판의 제1 전극 배선과 반도체 소자의 콜렉터 전극은 제1 접합층을 통하여 접속되어 있다. 이 제1 접합층은 탄산은 등으로 이루어지는 금속 입자 전구체, 및 융해 온도가 200도 이상인 카르복실산 금속염의 입자로 이루어지는 환원제를 포함하는 접합용 재료가 소결된 소결층으로 되어 있다. 그리고, 반도체 소자와 소결층은 직접 금속 결합하고 있다. 이 문헌에 기재된 기술은 접합 계면에서의 금속 결합에 의한 접합을 보다 저온에서 실현 가능하게 하는 것을 목적으로 하고 있다.
그런데, 자동차나 가전 제품, 산업 기기 등의 수 많은 분야에 있어서 인버터나 컨버터의 전력 손실의 저감은 필수 과제로 되어 있다. 그러므로, 기기의 에너지 이용 효율을 대폭 개선하기 위해서 SiC나 GaN 등이 새로운 재료를 이용한 반도체 소자가 다양하게 제안되고 있다. 이들의 반도체 소자는 그 동작 시에 다량의 발열을 동반하므로, 그 열에 의해 반도체 소자가 손상을 받지 않도록 하기 위해서 반도체 패키지에는 충분한 방열 대책이 요구된다. 방열에는 일반적으로 반도체 소자가 접합 고정되는 리드 프레임이나 기판이 이용된다. 상술한 특허문헌 1에 기재된 기술은 반도체 소자의 접합에 관한 것이기는 하지만, 접합 온도에 착안한 것으로, 방열에 관한 검토는 이루어져 있지 않다.
따라서 본 발명의 과제는 반도체 소자의 다이를 비롯한 각종 발열체의 접합 구조의 개량에 있고, 더욱 상세하게는 발열체로부터 생긴 열을 효율적으로 방산 가능한 접합 구조를 제공하는 것에 있다.
본 발명은 발열체와 금속의 지지체를, 구리 분말의 소결체로 이루어지는 접합 부위를 통하여 접합한 본딩 접합 구조로서,
상기 지지체는 적어도 그 최표면(最表面)에 구리 또는 금이 존재하고 있고,
상기 지지체와 상기 소결체의 접합 계면에 걸치도록, 상기 지지체의 구리 또는 금과 상기 소결체의 구리의 상호 확산 부위가 형성되어 있는 본딩 접합 구조를 제공하는 것이다.
특히 본 발명은 반도체 소자의 다이와 금속의 지지체를, 구리 분말의 소결체로 이루어지는 접합 부위를 통하여 접합한 다이 본딩 접합 구조로서,
상기 지지체는 적어도 그 최표면에 구리 또는 금이 존재하고 있고,
상기 지지체와 상기 소결체의 접합 계면에 걸치도록, 상기 지지체의 구리 또는 금과 상기 소결체의 구리의 상호 확산 부위가 형성되어 있는 다이 본딩 접합 구조를 제공하는 것이다.
또한, 본 발명은 발열체와 금속의 지지체를, 니켈 분말의 소결체로 이루어지는 접합 부위를 통하여 접합한 본딩 접합 구조로서,
상기 지지체는 적어도 그 최표면에 니켈이 존재하고 있고,
상기 지지체와 상기 소결체의 접합 계면에 걸치도록, 상기 지지체의 니켈과 상기 소결체의 니켈의 상호 확산 부위가 형성되어 있는 본딩 접합 구조를 제공하는 것이다.
또한, 본 발명은 발열체와 금속의 지지체를, 은 분말의 소결체로 이루어지는 접합 부위를 통하여 접합한 본딩 접합 구조로서,
상기 지지체는 적어도 그 최표면에 은이 존재하고 있고,
상기 지지체와 상기 소결체의 접합 계면에 걸치도록, 상기 지지체의 은과 상기 소결체의 은의 상호 확산 부위가 형성되어 있는 본딩 접합 구조를 제공하는 것이다.

이하 본 발명을 그 바람직한 실시형태에 기초하여 도면을 참조하면서 설명한다. 본 발명의 본딩 접합 구조(이하, 간단히 "접합 구조"라고도 함)는 발열체와 금속의 지지체를 접합 부위를 통하여 접합한 구조로 되어 있다. 접합 부위는 구리 분말의 소결체로 구성되어 있다. 발열체의 종류에 특별히 제한은 없고, 발열 자체를 목적으로 한 부재인지 여부와 관계없이 사용 시에 열이 생기는 부재가 대상이 된다. 그러한 부재의 예로는, 반도체 소자의 다이(이하, 간단히 "다이"라고도 함)를 전형적인 것으로 들 수 있는데, 이것에 한정되지 않고, 예를 들면, CPU, LED 소자, 저항체, 전기 회로 등을 발열체로서 이용해도 된다. 또한, 본 발명에 있어서는 발열체로부터 열을 받은 것 외외의 부재, 예를 들면 발열체와 접합되고 있고, 또한 발열체로부터 생긴 열이 전도되어서 열을 띠는 부재도 발열체의 한 양태로 받아들이는 것으로 한다. 이하에서는 발열체로서 다이를 이용한 다이 본딩 접합 구조를 예로 들어서 본 발명을 설명한다.
다이는 웨이퍼에 형성된 복수의 반도체 소자가 각각으로 분리되어 이루어지는 것으로, 칩이나 베어 다이(bare die) 등이라고도 불린다. 다이는, 예를 들면, 다이오드, 바이폴러 트랜지스터, 절연 게이트 바이폴러 트랜지스터(IGBT), 전계 효과 트랜지스터(FET), 금속 산화막 반도체 전계 효과 트랜지스터(MOSFET), 사이리스터 등의 반도체 소자로 이루어진다. 이들의 반도체 소자의 구성 재료로는, 예를 들면, 실리콘(Si), 실리콘 카바이드(SiC), 질화 갈륨(GaN) 등을 들 수 있다. 후술하는 바와 같이, 본 발명의 접합 구조는 방열성이 뛰어난 것이기 때문에, 본 발명에서 접합의 대상이 되는 다이로서, 이른바 파워 디바이스라고 불리고 있는 발열량이 큰 반도체 소자를 이용한 경우에 본 발명의 효과가 현저하게 발휘된다. 그러한 파워 디바이스로는, 예를 들면, IGBT, 파워 MOSFET, 그리고 SiC 및 GaN으로 이루어지는 각종 반도체 소자를 들 수 있다.
지지체는 반도체 소자의 다이를 고정하고, 지지하기 위해서 이용되는 것이다. 이 목적을 위하여 지지체로는, 예를 들면, 리드 프레임이나 기판 등이 이용된다. 지지체의 형태가 어떠한 것이라도 상기 지지체는 금속제인 것으로 이루어진다. 금속은 세라믹스 등의 다른 재료에 비하여 전열성이 양호한 재료이기 때문에 금속제의 지지체를 이용함으로써 반도체 소자의 동작 시에 발생한 열이 지지체를 통하여 방출되기 쉬워진다는 이점이 있다.
지지체를 구성하는 금속의 종류에 특별히 제한은 없고, 반도체의 기술 분야에 있어서 지금까지 이용되어 온 재료와 동일한 재료를 이용할 수 있다. 예를 들면, 구리, 알루미늄 등의 금속 단체를 이용할 수 있다. 혹은 구리-철 합금, 철-니켈 합금, 및 스테인레스 합금 등의 합금을 이용할 수도 있다. 또한, 서로 다른 금속 재료의 층이 두께 방향으로 복수 적층된 적층 구조의 지지체를 이용할 수도 있다. 각 층은 금속 단체여도 되고, 혹은 합금이어도 된다. 적층 구조의 지지체로는, 모재층이 니켈, 구리, 또는 알루미늄 등의 단체 또는 합금으로 이루어지고, 최표층이 금의 단체로부터 이루어지는 구조인 것을 일례로서 들 수 있다. 지지체는 적어도 그 최표면에 구리 또는 금이 존재한 상태로 되어 있다. 지지체의 최표면이란, 발열체 또는 반도체 소자의 다이가 접합 부위에 의해 고정되는 면이다. 즉, 접합 부위와의 대향면이다. 적어도 그 최표면에 구리 또는 금이 존재한 상태로 되어 있는 지지체의 예로는, 구리 단체의 지지체, 구리-금 합금 등의 구리기 합금의 지지체, 모재층이 니켈, 구리, 또는 알루미늄 등의 단체 또는 합금으로 이루어지고, 최표층이 금의 단체로 이루어지는 적층 구조의 지지체, 모재층이 니켈, 구리, 또는 알루미늄 등의 단체 또는 합금으로 지루어지고, 최표층이 금을 포함하는 합금으로 이루어지는 적층 구조의 지지체 등을 들 수 있다.
반도체 소자의 다이와 지지체는 접합 부위를 통하여 접합되어 있다. 접합 부위는 구리 분말의 소결체(이하, 간단히 "소결체"라고도 함)로 이루어진다. 접합 부위는 다이에서의 지지체와의 대향면의 전역(全域) 또는 상기 대향면 중 일부에 형성할 수 있다. 접합 부위를 구성하는 구리 분말의 소결체는 복수의 구리 입자를 포함하는 구리 분말을, 소정의 분위기하에서 소정 시간에 걸쳐 구리의 융점 전후의 온도로 가열하여 구리 입자 간에 네킹 부위가 생기도록 결합함으로써 형성된 것이다. 접합 부위의 원료가 되는 구리 분말은 구리 단체의 분말이어도 되고, 혹은 구리를 모재로 하는 구리기 합금 분말이어도 된다. 바람직하게는 구리 단체의 분말을 이용한다. 접합 부위를 구성하는 구리 분말의 소결체에는 필요에 따라서 구리 또는 구리 합금과 더불어 다른 재료를 포함하고 있어도 된다. 그러한 재료로는, 예를 들면, 소결체의 산화 방지를 목적으로 하여 이용되는 유기 화합물 등을 들 수 있다.
본 발명의 접합 구조에 있어서는 지지체와 소결체의 접합 계면에 걸치도록, 지지체의 금속 원소와 소결체의 구성 원소의 상호 확산 부위가 형성되어 있다. 즉, 지지체의 구리 또는 금과 소결체의 구리가 서로 확산한 부위가, 접합 계면을 끼고 지지체 측으로부터 소결체 측에 걸쳐서 형성되어 있다. 이 상태를 도 1을 참조하면서 설명한다. 이 도면에 도시된 바와 같이, 접합 구조(1)는 다이(10)와 지지체(20)를, 복수의 구리 입자(31)를 포함하는 구리 분말의 소결체(32)로 이루어지는 접합 부위(30)을 통하여 접합한 구조를 가지고 있다. 또한 다이 본딩 접합 구조(1)는 지지체(20)와 소결체(32)의 접합 계면(40)을 가지고 있다. 접합 구조(1)에는 접합 계면(40)에 걸치도록 지지체(20)의 금속 원소와 소결체(32)의 구성 원소의 상호 확산 부위(41)가 형성되어 있다. 접합 구조(1)를, 접합 계면에 직교하는 단면(斷面)을 따른 방향인 종단면 방향(X)을 따라서, 즉 도 1에서의 지면(紙面)의 상하 방향을 따라 보았을 때, 상호 확산 부위(41)는 접합 계면(40)에 걸치도록 종단면 방향(X)을 따라서 존재하고 있다. 그 종단면에서 보았을 때에, 접합 계면을 따르는 방향인 평면 방향(Y), 즉 도 1에서의 지면의 좌우 방향에 관해서는, 상호 확산 부위(41)를 구성하는 각각의 구리 입자(31)는 최대로 접합 계면에 있어서 지지체(20)를 평면 방향(Y)으로 연장되는 영역(R)에 걸쳐서 존재하고 있다.
상세하게는, 상호 확산 부위(41)는 도 2에 도시된 바와 같이, 종단면 방향(X)을 따라 보았을 때에 지지체(20)와 접합하고 있는 구리 입자(31)를 구성하고 있는 복수의 1차 입자(31a)는, 접합 계면(40)에 상당하는 면을 따른 결정 입계를 가지지 않는다. 1차 입자란, 외견 상의 기하학적 형태로부터 판단하여 입자로서의 최소 단위라고 인정되는 물체를 말한다.
상호 확산 부위(41)에 있어서 그 구성 원소는 금속 결합을 하고 있다. 구체적으로 지지체(20)의 최표층에 존재하는 금속 원소와 소결체(32)의 구성 원소가 동일할 경우에는, 상호 확산 부위(41)에는 금속 단체 또는 합금으로 이루어지는 단일상이 형성되어 있다. 지지체(20)의 금속 원소와 소결체(32)의 구성 원소가 다른 경우에는 지지체(20)의 금속 원소와 소결체(32)의 구성 원소를 포함하는 합금상이 형성되어 있다. 금속 결합이란, 자유 전자에 의한 금속 원자 사이의 결합이다.
접합 구조(1)에 상호 확산 부위(41)가 형성되어 있고, 상기 상호 확산 부위(41)가 금속 결합하고 있는 상을 포함하고 있음으로써 상호 확산 부위(41)에는 자유 전자가 존재하기 때문에 그 전열성이 양호해진다. 그 결과, 반도체 소자의 다이(10)가 그 동작에 의해 발열한 경우, 그 열이 접합 부위(30)를 끼고 반대 측에 위치하는 부재인 지지체(20)에 전해지기 쉬워진다. 바꾸어 말하면, 반도체 소자의 다이(10)에서 생긴 열이 방열된다. 그로 인해, 반도체 소자가 열적 손상을 받기 어려워진다. 이것은 반도체 소자의 동작 안정성이나 신뢰성면에서 중요하다.
지지체(20)의 최표면이 구리 단체로 구성되어 있고, 또한 구리 분말도 구리 단체로 구성되어 있는 경우에는, 상호 확산 부위(41)는 구리 단체의 결정 구조로 이루어지는 단일상을 포함하게 된다. 이 단일상의 결정 구조는 도 2에 도시된 바와 같이, 접합 계면(40)을 끼고 소결체(32) 측에 위치하는 부위(41a)와, 지지체(20) 측에 위치하는 부위(41b)에서 결정 방위가 같은 방향으로 되어 있는 것이 바람직하다. 이와 같이, 접합 계면(40)을 끼고 소결체(32) 측에 위치하는 상호 확산 부위(41a)와, 지지체(20) 측에 위치하는 상호 확산 부위(41b)에서 결정 방위가 같은 방향으로 되어 있으면, 그 결정 방위가 접합 계면(40)과 교차하고, 상호 확산 부위(41a, 41b) 간에서의 자유 전자의 왕래가 원활해져서 상호 확산 부위(41)는 그 전열성이 한층 양호해진다. 그 결과, 반도체 소자의 다이(10)에서 생긴 열이 한층 방열되기 쉬워져서 반도체 소자가 열적 손상을 한층 받기 어려워진다. 구리의 결정 구조의 결정 방위는 상호 확산 부위(41)의 투과 전자 현미경(TEM)상으로부터 확인할 수 있다.
한편, 상호 확산 부위에 결정 방위가 같은 방향인 구리의 결정 구조가 접합 계면에 걸치도록 형성되기 위해서는, 접합 부위의 구리원으로서 구리 분말을 이용하는 것이 바람직하다. 다른 구리원, 예를 들면, 산화 제2 구리 등의 각종 산화 구리를 이용한 경우에는 소결체를 얻을 수는 있지만, 상호 확산 부위에 결정 방위가 같은 방향인 구리의 결정 구조를, 접합 계면에 걸치도록 형성하는 것은 용이하지 않다.
상호 확산 부위(41)에 있어서는 구리의 결정 구조에서의 어느 한 면의 결정 방위가 같은 방향으로 되어 있으면 되고, 특정한 면의 결정 방위가 같은 방향으로 되어 있을 필요는 없다. 후술하는 실시예(도 4)에 있어서는 구리의 {111}면의 결정 방위를 측정하고 있는데, 이 이유는 구리의 {111}면을 TEM 관찰하는 것이 용이함으로 인한 것으로, 구리의 {111}면이 같은 방향으로 되어 있는 것을 요구하는 것은 아니다. 또한, 1개의 구리 입자(31)가 복수의 단결정의 결정 구조(결정입)를 가지는 경우, 각 결정 구조에서의 결정 방위는 서로 달라도 된다.
상호 확산 부위(41)를 통한 전열을 한층 효율적으로 하는 관점에서, 결정 방위가 같은 방향인 구리의 결정 구조는 접합 계면(40)에서의 횡단 길이(도 2에 있어서는 각 결정입의 폭 또는 평면 방향(Y)의 길이)가 10㎚ 이상인 것이 바람직하고, 50㎚ 이상인 것이 더욱 바람직하다. 횡단 길이의 상한은 특별히 없지만, 전형적으로는 500㎚ 정도이다. 이 횡단 길이는 상호 확산 부위(41)의 투과 전자 현미경(TEM)상으로부터 측정할 수 있다. 횡단 길이는 5군데의 부위에 대해서 측정하여 그 평균치로 한다.
상기와 동일한 관점에서, 결정 방위가 같은 방향인 구리의 결정 구조는 접합 계면(40)에 걸치는 두께가, 최대 부분에 있어서 10㎚ 이상인 것이 바람직하고, 50㎚ 이상인 것이 더욱 바람직하다. 접합 계면(40)에 걸치는 두께의 상한은 특별히 없지만, 전형적으로는 1000㎚ 정도, 보다 전형적으로는 500㎚ 정도이다. 이 두께는 상호 확산 부위(41)의 투과 전자 현미경(TEM)상으로부터 측정할 수 있다. 두께는 접합 계면 면 방향을 따른 등간격의 5군데의 부위에 대해서 측정하여 그 최대치로 한다.
이상의 구조를 가지는 접합 구조(1)에 있어서는 소결체(32)가 구리를 포함하고 있고, 또한 지지체(20)가 금속제이므로 소결체(32)와 지지체(20)는 전기적으로 도통하고 있다. 한편, 소결체(32)와 다이(10)는 전기적으로 도통하고 있어도 되고, 혹은 도통하고 있지 않아도 된다. 본 발명의 목적이, 반도체 소자의 다이(10)로부터 생긴 열의 방산에 있는 것을 감안하면, 소결체(32)와 지지체(20)가 전기적으로 도통하고 있는 것이나, 소결체(32)와 다이(10)가 전기적으로 도통하고 있는 것이 본 발명에 있어서 본질이 아닌 것은 명백하다.
이상의 설명은 접합 부위가 구리 분말의 소결체로 이루어질 경우의 설명이었지만, 접합 부위는 구리 분말의 소결체를 대신하여 니켈 분말의 소결체 또는 은 분말의 소결체로 이루어져 있어도 된다. 이 경우, 지지체의 최표면의 재질은, 니켈 분말의 소결체를 이용할 때에는 상기 재질은 니켈이고, 은 분말의 소결체를 이용할 때에는 상기 재질은 은이다. 그리고 본 발명의 접합 구조에 있어서는 니켈 분말의 소결체를 이용할 때에는 지지체와 소결체의 접합 계면에 걸치도록, 상기 지지체의 니켈과 상기 소결체의 니켈의 상호 확산 부위가 형성되어 있다. 한편, 은 분말의 소결체를 이용할 때에는 지지체와 소결체의 접합 계면에 걸치도록, 상기 지지체의 은과 상기 소결체의 은의 상호 확산 부위가 형성되어 있다.
접합 부위에 니켈의 상호 확산 부위가 형성되어 있는 경우, 및 은의 상호 확산 부위가 형성되어 있는 경우 중 어느 경우에도, 상기 상호 확산 부위에 있어서는 결정 방위가 같은 방향인 니켈 또는 은의 결정 구조가 접합 계면에 걸치도록 형성되어 있는 것이 접합 부위의 전열성이 한층 양호해지는 점에서 바람직하다. 상호 확산 부위에 있어서는 니켈 또는 은의 결정 구조에서의 어느 하나 면의 결정 방위가 같은 방향으로 되어 있으면 되고, 특정한 면의 결정 방위가 같은 방향으로 되어 있을 필요는 없다.
접합 부위가 니켈 또는 은으로 이루어질 경우의 상세한 내용에 관하여 특별히 설명하지 않는 점에 대해서는, 상술한 접합 부위가 구리로 이루어지는 경우의 상세한 내용이 적절히 적용된다.
도 3에는 본 발명의 다이 본딩 접합 구조가 다른 실시형태가 나타나 있다. 한편, 본 실시형태에 관하여 특별히 설명하지 않는 점에 대해서는 도 1 및 도 2에 나타내는 실시형태에 관한 설명이 적절히 적용된다. 본 실시형태는 모재(20a)의 최표면이 금 단체(20b)로 이루어지는 지지체(20)와, 구리 단체로 이루어지는 구리 분말을 소결시켜서 형성된 접합 구조(1)에 따른 것이다. 이 접합 구조(1)에 있어서 상호 확산 부위(41)는 Cu3Au를 포함하는 것이 바람직하다. Cu3Au는 합금의 상태로 되어 있는 것이 바람직하다. Cu3Au로 이루어지는 부위(41c)는 그 전열성이 양호한 것이다. 그 결과, 반도체 소자의 다이(10)에서 생긴 열이 한층 방열된다. 그로 인해, 반도체 소자가 열적 손상을 한층 받기 어려워진다.
합금 상태의 Cu3Au 부위(41c)가 상호 확산 부위(41)에 존재하고 있는 것은 상호 확산 부위(41)를 대상으로 한 원소 매핑을 실시하여 종단면 방향(X)을 따른 원소 분포를 측정함으로써 확인할 수 있다. 이 원소 분포에 있어서, 구리와 금의 몰비가 3:1이며, 또한 그 비율이 유지된 영역을 확인할 수 있을 때, 그 영역에는 합금 상태의 Cu3Au가 존재한다고 판단할 수 있다. 또한, 상호 확산 부위(41)의 전자 회절 측정에 의해서도 합금 상태의 Cu3Au의 존재 여부를 판단할 수 있다.
도 3에 도시된 실시형태의 접합 구조(1)는 상호 확산 부위(41)가 Cu3Au 부위(41c)를 포함함과 더불어, 금이 구리와의 고용체로 이루어지는 고용 부위(41d)를 포함하는 것이 더욱 바람직하다. 고용 부위(41d)는 구리의 모재 중에 금이 고용되어 이루어지는 부위이다. 고용 부위(41d)에 있어서는 접합 구조(1)의 종단면 방향(X)을 따라 보았을 때의 구리의 분포가 소결체(32) 측에서 지지체(20) 측을 향하여 서서히 감소하고 있는 것이 바람직하다. 한편, 금의 분포에 관해서는 접합 구조(1)의 종단면 방향(X)을 따라 보았을 때에, 소결체(32) 측에서 지지체(20) 측을 향하여 서서히 증가하고 있는 것이 바람직하다. 고용 부위(41d)는 상호 확산 부위(41)에 있어서, Cu3Au 부위(41c)와 소결체(32) 사이에 위치하는 것이 바람직하고, 그러한 배치 형태로 인해 Cu3Au 부위(41c)와 소결체(32)의 접합 강도를 향상시키는 움직임을 가진다. 또한 고용 부위(41d)는 소결체(32)로부터 Cu3Au 부위(41c)로의 전열을 원활하게 실시하는 움직임도 가진다. 이들의 움직임을 한층 현저한 것으로 하는 관점에서, 고용 부위(41d)에서의 구리와 금의 비율은 구리 1몰에 대하여, 금이 0.01몰 이상 0.33몰 이하의 범위 내에서 변화하고 있는 것이 바람직하다.
상호 확산 부위(41)에 구리와 금의 고용 부위(41d)가 존재하고 있는 것은, 고용 부위(41d)를 대상으로 한 원소 매핑을 실시하여 종단면 방향(X)을 따른 원소 분포를 측정함으로써 확인할 수 있다. 또한, 고용 부위(41d)의 전자 회절 측정에 의해서도 구리와 금이 고용체를 형성하고 있는지 여부를 판단할 수 있다.
본 실시형태의 접합 구조(1)는 반도체 소자의 다이(10)가, 그 하부면, 즉 지지체(20)와의 대향면에 금 단체로 이루어지는 표면층(10a)을 가지고 있고, 그러한 다이(10)와 구리 단체로 이루어지는 구리 분말을 소결시켜서 형성된 것이어도 된다. 이 경우, 다이(10)와 소결체(32)의 접합 계면(43)에 걸치도록 다이(10)의 하부면에 형성된 표면층(10a)의 금과, 소결체의 구성 원소인 구리를 포함하는 상호 확산 부위(44)가 형성되어 있는 것이 바람직하다. 이 상호 확산 부위(44)는, 바람직하게는 Cu3Au로 이루어지는 부위(44c)를 포함하고 있다. 상호 확산 부위(44)의 상세한 내용은 상술한 상호 확산 부위(41)와 동일하므로 중복 설명은 생략한다.
또한 접합 구조(1)에서의 상호 확산 부위(44)는 Cu3Au 부위(44c)와 더불어 금과 구리의 고용체로 이루어지는 고용 부위(44d)를 가지는 것이 더욱 바람직하다. 고용 부위(44d)는 Cu3Au 부위(44c)와 소결체(32) 사이에 위치하는 것이 바람직하다. 고용 부위(44d)에 있어서는 접합 구조(1)의 종단면 방향(X)을 따라 보았을 때의 구리의 분포가, 소결체(32) 측에서 다이(10) 측을 향하여 서서히 감소하고 있는 것이 바람직하다. 한편, 금의 분포에 관해서는 접합 구조(1)의 종단면 방향(X)을 따라 보았을 때에, 소결체(32) 측에서 다이(10) 측을 향하여 서서히 증가하고 있는 것이 바람직하다.
다이(10)와 소결체(32) 사이에 Cu3Au를 포함하는 상호 확산 부위(44)가 형성되어 있는 것이나, 상호 확산 부위(44)가 Cu3Au 부위(44c)와 더불어 고용 부위(44d)를 포함하고 있음으로써 다이(10)에서 생긴 열이 소결체(32)에 원활하게 전해지고, 또한 그 열이 지지체(20) 측의 상호 확산 부위(41)를 통하여 지지체(20)에 전해진다. 그 결과, 반도체 소자의 다이(10)에서 생긴 열이 한층 더 방열된다. 그로 인해, 반도체 소자가 열적 손상을 한층 더 받기 어려워진다.
다음으로, 상술한 접합 구조(1)의 바람직한 제조 방법에 대해서 설명한다. 우선, 구리 입자가 구리 단체로 이루어지는 구리 분말과, 최표면이 구리 단체로 이루어지는 지지체를 이용하여 도 1에 도시된 접합 구조(1)를 제조하는 경우에 대해서 설명한다.
구리 분말은 일반적으로 페이스트의 상태로 제공되는 것이 취급성면에서 바람직하다. 페이스트에는 구리 분말 이외에 유기 용매가 포함되어 있는 것이 바람직하다. 유기 용매로는 구리의 도전성 페이스트에 이용되고 있는 것과 동일한 것을 특별히 제한 없이 이용할 수 있다. 예를 들면, 모노 알코올, 다가 알코올, 다가 알코올알킬에테르, 다가 알코올아릴에테르, 에스테르류, 질소 함유 복소환 화합물, 아미드류, 아민류, 포화 탄화수소 등을 들 수 있다. 이들의 유기 용매는 단독으로 또는 2종 이상을 조합시켜서 이용할 수 있다. 페이스트 중의 구리의 농도는 취급에 적합한 농도로 적절히 조정된다.
페이스트 상태의 구리 분말은 지지체(20)에서의 최표면에 입혀진다. 예를 들면, 디스펜서 등의 장치를 이용하여 페이스트 상태의 구리 분말을 지지체(20)에서의 최표면에 입힐 수 있다. 그 때, 페이스트 상태의 구리 분말의 배치 형태는 주사위의 눈과 같은 점상이어도 되고, 선상이나 면상이어도 된다. 다음으로, 페이스트 상태의 구리 분말 상에 다이(10)가 올려진다. 이 상태하에 소정 온도에서의 가열을 실시함으로써 구리 분말을 구성하는 구리 입자끼리의 소결이 일어나서 소결체(32)가 생긴다. 이와 함께, 구리 입자와 지지체(20)의 최표면의 소결, 및 구리 입자와 다이(10)의 하부면의 소결도 생긴다. 그 결과, 다이 본딩 접합 구조(1)가 형성되고, 다이(10)는 소결체(32)를 통하여 지지체(20) 상에 고정된다. 그리고, 지지체(20)와 소결체(32)의 접합 계면에 걸치도록 상호 확산 부위(41)가 형성된다.
소결의 조건은, 온도에 관해서는 150℃ 이상 400℃ 이하인 것이 바람직하고, 230℃ 이상 300℃ 이하인 것이 더욱 바람직하다. 시간은 온도가 이 범위 내인 것을 조건으로 하여 5분 이상 60분 이하인 것이 바람직하고, 7분 이상 30분 이하인 것이 더욱 바람직하다. 분위기는 대기 등의 산화성 분위기, 질소나 아르곤 등의 불활성분위기, 질소-수소 등의 환원성 분위기를 이용할 수 있다. 또한, 진공하에서 소결을 실시해도 된다. 특히, 트리에탄올아민의 존재 하에서 질소 등의 불활성 분위기에서 소결을 실시하면 상호 확산 부위에 결정 방위가 같은 방향인 구리의 결정 구조가 접합 계면에 걸치도록 순조롭게 형성되기 때문에 바람직하다.
접합 구조(1)에서의 접합 부위가 니켈 또는 은으로 이루어질 경우에는 상술한 구리 분말을 대신하여 니켈 분말 또는 은 분말을 이용하면 된다. 특히 니켈 분말에 관해서는, 예를 들면 일본 공개특허공보 2009-187672호 등에 기재되어 있는, 이른바 폴리올법에 의해 제조된 니켈 분말을 이용하는 것이, 상호 확산 부위에 결정 방위가 같은 방향인 니켈의 결정 구조가 접합 계면에 걸치도록 순조롭게 형성되기 때문에 바람직하다. 한편, 은 분말에 관해서는 일본 공개특허공보 2009-242913호 등에 기재되어 있는, 이른바 습식 환원법으로 제조된 은 분말을 이용하면, 상호 확산 부위에 결정 방위가 같은 방향인 은의 결정 구조가 접합 계면에 걸치도록 순조롭게 형성되기 때문에 바람직하다.
구리 분말을 대신하여 니켈 분말을 이용하는 경우, 그 분말의 1차 입자의 평균 입경(D)은 20㎚ 이상 300㎚ 이하인 것이 바람직하다. 구리 분말을 대신하여 은 분말을 이용하는 경우, 그 분말의 1차 입자의 평균 입경은 0.1㎛ 이상 2㎛ 이하인 것이 바람직하다.
다음으로, 구리 입자가 구리 단체로 이루어지는 구리 분말과, 최표면이 금 단체로 이루어지는 지지체와, 하부면이 금 단체로 이루어지는 다이를 이용하여 도 3에 도시된 접합 구조(1)를 제조하는 경우에 대해서 설명한다.
구리 분말에 대해서는 상술한 방법과 마찬가지로 페이스트의 상태에서 이용하는 것이 바람직하다. 페이스트 상태의 구리 분말은, 예를 들면, 디스펜서 등의 장치를 이용하여 지지체(20)에서의 최표면에 입혀진다. 그 때, 상술한 바와 같이, 페이스트 상태의 구리 분말은 다이에서의 지지체와의 대향면의 전역 또는 상기 대향면 중 일부에 입힐 수 있다. 예를 들면, 페이스트 상태의 구리 분말의 배치 형태는 주사위의 눈과 같은 점상이어도 되고, 선상이나 면상이어도 된다. 다음으로, 페이스트 상태의 구리 분말 상에 다이(10)가 올려진다. 이 상태하에 소정 온도에서의 가열을 실시함으로써 구리 분말을 구성하는 구리 입자끼리의 소결이 일어나서 소결체(32)가 생긴다. 이와 함께, 구리 입자(31)가 지지체(20)의 최표면의 금 및 다이(10)의 하부면의 금과 네킹을 형성하여 주로 구리가 금 측으로 확산되어 간다. 그리고, 지지체(20)의 최표면의 금 및 다이(10)의 하부면의 금은 Cu3Au를 주체로 한 금속 결합을 형성하고, 그것이 상호 확산 부위(41, 44)가 된다. 또한 상호 확산 부위(41, 44) 중에 구리와 금의 고용 부위(41d, 44d)가 형성된다. 소결의 조건은 상술한 경우와 동일하다.
상술한 각 제조 방법에 있어서, 각 상호 확산 부위를 순조롭게 형성하기 위해서는 구리 분말로서 특정한 것을 이용하는 것이 유리하다. 구체적으로는 1차 입자의 평균 입경(D)이 0.15㎛ 이상 0.6㎛ 이하이며, 1차 입자의 평균 입경(D)과 BET 비표면적에 기초하여 진공 환산한 평균 입경(DBET)의 비인 D/DBET의 값이 0.8 이상 4.0 이하이며, 또한 입자간에서의 응집을 억제하기 위한 층을 입자 표면에 가지지 않는 구리 분말을 이용하면, 각 상호 확산 부위를 순조롭게 형성할 수 있다. 이 구리 분말을 단독으로 이용하거나 다른 구리 분말과 병용하는 것이 바람직하다. 소결 시의 수축을 억제하고, 접합 강도를 높이는 관점에서, 이 구리 분말보다도 입경이 큰(예를 들면 평균 입경(D)이 1~5㎛ 정도인) 다른 구리 분말을 병용하는 것이 바람직하다. 본 발명의 의의를 해치지 않는 정도라면, 입자간에서의 응집을 억제하기 위한 층을 입자 표면에 구비한 구리 분말이 포함되어 있어도 된다. 이 구리 분말을 다른 구리 분말과 병용할 경우, 이 구리 분말은 구리 분말 전체에 대하여 바람직하게는 50질량% 이상, 더욱 바람직하게는 55질량% 이상의 비율로 이용할 수 있다. 이하, 이 구리 분말에 대해서 설명한다.
구리 분말의 1차 입자의 평균 입경(D)을 0.6㎛ 이하로 설정함으로써, 상기 구리 분말을 이용하여 소결체(32)를 형성할 때에 구리 분말이 저온에서 소결되기 쉬워진다. 또한, 입자(31) 사이에 틈이 생기기 어려워서 소결체(32)의 비저항을 저하시킬 수 있다. 한편, 구리 분말의 1차 입자의 평균 입경(D)을 0.15㎛ 이상으로 설정함으로써 구리 분말을 소결할 때의 입자의 수축을 방지할 수 있다. 이들의 관점에서, 상기의 1차 입자의 평균 입경(D)은 0.15~0.6㎛인 것이 바람직하고, 0.15~0.4㎛인 것이 한층 바람직하다. 구리 분말의 1차 입자의 평균 입경(D)은, 주사형 전자 현미경을 이용하여 배율 10,000배 또는 30,000배로 구리 분말을 관찰해서, 시야 중의 입자 200개에 대하여 수평 방향 페렛 직경을 측정하고, 측정한 값으로부터 구(球)로 환산한 체적 평균 입경이다. 구리 입자(31)의 입자 형상은 구상인 것이 구리 분말의 분산성을 향상시키는 관점에서 바람직하다.
구리 분말은 입자간에서의 응집을 억제하기 위한 층(이하, 보호층이라고도 함)을 입자 표면에 가지고 있지 않는 것이 바람직하다. 구리 분말이 상기 수치 범위의 평균 입경(D)을 가지고 또한 입자 표면에 보호층을 가지지 않는 것은 그 양호한 저온 소결성에 크게 기여하고 있다. 상기의 보호층은 예를 들면 분산성 등을 향상시킬 목적으로, 구리 분말 제조의 후 공정에 있어서 구리 입자 표면을 표면 처리제로 처리함으로써 형성된다. 이러한 표면 처리제로는 스테아린산, 라우릴산, 올레인산과 같은 지방산 등의 각종 유기 화합물을 들 수 있다. 또한, 규소, 티탄, 지르코늄 등의 반금속 또는 금속을 함유하는 커플링제 등도 들 수 있다. 또한 구리 분말 제조의 후 공정에 있어서 표면 처리제를 이용하지 않는 경우였다고 해도, 습식 환원법에 의해 구리 분말을 제조할 때에 구리원을 함유하는 반응액에 분산제를 첨가함으로써 보호층이 형성되는 경우도 있다. 이러한 분산제로는 피로인산 나트륨 등의 인산염이나, 아라비아 고무 등의 유기 화합물을 들 수 있다.
본 발명의 구리 분말의 저온 소결성을 한층 양호하게 하는 관점에서, 상기 구리 분말은 상기 보호층을 형성하는 원소의 함유량이 최대한 적은 것이 바람직하다. 구체적으로는 종래 보호층의 성분으로서 구리 분말에 존재하고 있었던 탄소, 인, 규소, 티탄 및 지르코늄의 함유량의 총 합이 구리 분말에 대하여 0.10질량% 이하인 것이 바람직하고, 0.08질량% 이하인 것이 더욱 바람직하며, 0.06질량% 이하인 것이 한층 더 바람직하다.
상기의 함유량의 총 합은 작으면 작을수록 좋지만, 0.06질량% 정도까지의 양이라면 충분히 구리 분말의 저온 소결성을 높일 수 있다. 또한, 구리 분말의 탄소 함유량이 과도하게 많으면 구리 분말을 소성하여 소결체(32)를 형성할 때에 탄소를 포함하는 가스가 발생하고, 그 가스에 기인하여 막에 크랙이 발생하거나 막이 기판으로부터 박리되는 경우가 있다. 구리 분말에 있어서 상기의 함유량의 총 합이 낮을 경우에는 탄소 함유 가스의 발생에 의한 불량을 방지할 수 있다.
구리 분말은 불순물의 함유량이 적고 구리의 순도가 높은 것이 바람직하다. 구체적으로는 구리 분말에서의 구리의 함유량은 98질량% 이상인 것이 바람직하고, 99질량% 이상인 것이 더욱 바람직하며, 99.8질량% 이상인 것이 한층 더 바람직하다.
구리 분말은 입자(31) 사이에서의 응집을 억제하기 위한 층을 입자 표면에 가지고 있지 않음에도 불구하고 1차 입자의 응집이 적은 것이다. 1차 입자의 응집의 정도는 BET 비표면적에 기초하여 진공 환산한 평균 입경(DBET)과 1차 입자의 평균 입경(D)의 비인 D/DBET의 값을 척도로 하여 평가할 수 있다. 구리 분말은 이 D/DBET의 값이 0.8 이상 4.0 이하이다. D/DBET의 값은 구리 분말의 입경이 균일하며 응집이 없는 이상적인 단분산 상태와 비교하여, 어느 정도 입경 분포가 넓은지를 나타내는 척도이며, 응집도의 추정에 이용할 수 있다.
D/DBET의 값의 평가는 기본적으로 구리 분말의 입자 표면에 세공(細孔)이 적고 균질함과 더불어, 연속 분포(단봉 분포(unimodal distribution))를 가지는 것을 전제 조건으로 한다. 이 전제 조건하에서, D/DBET의 값이 1일 경우, 구리 분말은 상술한 이상적인 단분산 상태라고 해석할 수 있다. 한편, D/DBET의 값이 1보다도 클수록, 구리 분말의 입경 분포가 넓어, 입경이 가지런하지 않거나, 응집이 많다고 추측할 수 있다. D/DBET의 값이 1보다 작은 경우는 드물고, 이것은 구리 분말이 상기의 전제 조건으로부터 벗어난 상태에 있는 경우에 관찰되는 경우가 많다. 상기의 전제 조건으로부터 벗어난 상태란, 예를 들면 입자 표면에 세공이 있는 상태나, 입자 표면이 불균일한 상태, 응집이 국소적으로 존재하는 상태 등을 들 수 있다.
구리 분말을, 1차 입자의 응집이 한층 적은 것으로 하는 관점에서 D/DBET의 값은 바람직하게는 0.8 이상 4.0 이하이며, 보다 바람직하게는 0.9 이상 1.8 이하이다. DBET의 값은 구리 분말의 BET 비표면적을 가스 흡착법으로 측정함으로써 구할 수 있다. BET 비표면적은, 예를 들면, (주) 시마즈 세이사쿠쇼 플로우 소브 II2300을 이용하여 1점법으로 측정한다. 측정 분말의 양을 1.0g으로 하고, 예비 탈기 조건은 150℃에서 15분간으로 한다. 평균 입경(DBET)은 얻어진 BET 비표면적(SSA)의 값 및 구리의 실온 근방의 밀도(8.94g/㎤)로부터 하기 식에서 의해 구한다.
DBET(㎛)=6/(SSA(㎡/g)×8.94(g/㎤))
DBET의 값 그 자체는, 바람직하게는 0.08㎛ 이상 0.6㎛ 이하이고, 더욱 바람직하게는 0.1㎛ 이상 0.4㎛ 이하이며, 한층 더 바람직하게는 0.2㎛ 이상 0.4㎛ 이하이다. 또한, 구리 분말에서의 BET 비표면적의 값은, 바람직하게는 1.7㎡/g 이상 8.5㎡/g 이하이고, 더욱 바람직하게는 2.5㎡/g 이상 4㎡/g 이하이다.
구리 분말은 그 결정자 직경이, 바람직하게는 60㎚ 이하, 더욱 바람직하게는 50㎚ 이하, 한층 더 바람직하게는 40㎚ 이하이다. 하한값은 20㎚인 것이 바람직하다. 결정자 직경의 크기를 이 범위로 설정함으로써 구리 분말의 저온 소결성이 한층 양호해진다. 결정자 직경은, 예를 들면, (주) 리가쿠 제품인 RINT-TTRIII를 이용하여 구리 분말의 X선 회절 측정을 실시하고, 얻어진 {111} 피크를 이용하여 셰러(Scherrer)법에 의해 결정자 직경(㎚)을 산출한다.
이러한 구리 분말은 저온에서도 소결하기 쉽다는 특징을 가진다. 저온에서도 소결하기 쉬운 구리 분말을 이용함으로써 그 구리 분말의 소결체로 다이와 지지체를 접합했을 때에, 다이 또는 지지체와, 소결체의 사이에서 금속 결합이 형성되기 쉬워져, 그 결과, 본 발명에서의 상호 확산 부위를 용이하게 얻을 수 있다.
구리 분말이 저온에서 소결되기 쉬운 것은 구리 분말의 소결 개시 온도를 척도로 하여 판단할 수 있다. 본 발명에서 바람직하게 이용되는 구리 분말은 그 소결 개시 온도가 바람직하게는 170℃ 이상 240℃ 이하이고, 더욱 바람직하게는 170℃ 이상 235℃ 이하이며, 한층 더 바람직하게는 170℃ 이상 230℃이다.
상술한 소결 개시 온도는 3체적% H2-N2 분위기의 화로 중에 구리 분말을 정치(靜置)하고, 화로의 온도를 점차 상승시킴으로써 측정할 수 있다. 구체적으로는 이하에 말하는 방법에 의해 측정할 수 있다. 소결이 개시되었는지 여부는 화로로부터 꺼낸 구리 분말을 주사형 전자 현미경으로 관찰하여 입자끼리의 사이에 면 회합이 일어나 있는지 여부에 따라 판단한다. 면 회합이란, 하나의 입자의 면과 다른 입자의 면이 연속하도록 입자끼리가 일체화된 상태를 말한다.
[소결 개시 온도의 측정 방법]
구리 분말을 알루미늄제의 대(臺)에 얹어서, 3체적% H2-N2 분위기하에서 160℃의 설정 온도로 1시간 유지한다. 그 후, 화로로부터 구리 분말을 꺼내고, 주사형 전자 현미경을 이용하여 배율 50,000배로 구리 분말을 관찰하여 면 회합의 유무를 조사한다. 면 회합이 관찰되지 않을 경우, 화로의 설정 온도를 상기의 설정 온도로부터 10℃ 높은 온도로 다시 설정하고, 새로운 설정 온도에 있어서 면 회합의 유무를 상기와 동일하게 하여 조사한다. 이 조작을 반복하여 면 회합이 관찰된 화로의 설정 온도를 소결 개시 온도(℃)로 한다.
다음으로 상기의 구리 분말의 바람직한 제조 방법에 대해서 설명한다. 본 제조 방법은 환원제로서 히드라진을 이용한 습식에서의 구리 이온의 환원에 있어서, 용매로서 물과 상용성을 가지고, 또한 물의 표면 장력을 저하시킬 수 있는 유기 용매를 이용하는 것을 특징의 하나로 한다. 본 제조 방법은 상기 유기 용매를 이용함으로써 구리 분말을 용이하고 또한 간편하게 제조할 수 있는 것이다.
본 제조 방법에 있어서는 물 및 상기 유기 용매를 액 매체로 하고, 또한 1가 또는 2가의 구리원을 포함하는 반응액과 히드라진을 혼합하고, 상기 구리원을 환원하여 구리 입자를 생성시킨다. 본 제조 방법에 있어서는 의도적으로 보호층을 형성하는 조작은 실시하지 않는다.
상기 유기 용매로는, 예를 들면, 1가 알코올, 다가 알코올, 다가 알코올의 에스테르, 케톤, 에테르 등을 들 수 있다. 1가 알코올로는 탄소 원자수가 1 이상 5 이하, 특히 1 이상 4 이하인 것이 바람직하다. 구체예로는, 메탄올, 에탄올, n-프로판올, 이소프로판올, t-부탄올 등을 들 수 있다.
다가 알코올로는 에틸렌글리콜, 1,2-프로필렌글리콜 및 1,3-프로필렌글리콜 등의 디올, 글리세린 등의 트리올 등을 들 수 있다. 다가 알코올의 에스테르로는 상술한 다가 알코올의 지방산 에스테르를 들 수 있다. 지방산으로는, 예를 들면, 탄소 원자수가 1 이상 8 이하, 특히 1 이상 5 이하인 1가 지방산이 바람직하다. 다가 알코올의 에스테르는 적어도 1개의 수산기를 가지고 있는 것이 바람직하다.
케톤으로는 카르보닐기에 결합하고 있는 알킬기의 탄소 원자수가 1 이상 6 이하, 특히 1 이상 4 이하인 것이 바람직하다. 케톤의 구체예로는 에틸메틸케톤, 아세톤 등을 들 수 있다. 에테르로는, 디메틸에테르, 에틸메틸에테르, 디에틸에테르나, 환상 에테르인 옥세탄, 테트라히드로푸란, 테토라히드로피란이나, 폴리에테르인 폴리에틸렌글리콜, 폴리프로필렌글리콜 등의 고분자 화합물 등을 들 수 있다.
상술한 각종 유기 용매 중 1가 알코올을 이용하는 것이 경제성 및 안전성 등의 관점에서 바람직하다.
상기의 액 매체는 물의 질량에 대한 상기 유기 용매의 질량의 비율(유기 용매의 질량/물의 질량)이 바람직하게는 1/99에서 90/10이며, 더욱 바람직하게는 1.5/98.5에서 90/10이다. 물 및 유기 용매의 비율이 이 범위 내이면, 습식 환원 시에서의 물의 표면 장력을 적절하게 저하시킬 수 있고, D 및 D/DBET의 값이 상기의 범위 내에 있는 구리 분말을 용이하게 얻을 수 있다.
상기의 액 매체는 바람직하게는 상기 유기 용매 및 물만으로 이루어진다. 이것은 분산제 등을 이용하지 않고, 보호층을 가지지 않으며, 또한 불순물이 적은 구리 분말을 제조하는 관점 등에서 바람직하다.
본 제조 방법에 있어서는 상기의 액 매체에 구리원을 용해 또는 분산시킴으로써 반응액을 조제한다. 반응액의 조제 방법으로서는, 예를 들면, 액 매체와 구리원을 혼합하여 교반하는 방법을 들 수 있다. 반응액에 있어서, 액 매체에 대한 구리원의 비율은 구리원 1g에 대하여 액 매체의 질량이 바람직하게는 4g 이상 2000g 이하, 더욱 바람직하게는 8g 이상 1000g 이하로 한다. 액 매체에 대한 구리원의 비율이 이 범위 내이면 구리 분말 합성의 생산성이 높아지므로 바람직하다.
상기의 구리원으로는 1가 또는 2가의 각종의 구리 화합물을 이용할 수 있다. 특히, 아세트산 구리, 수산화 구리, 황산 구리, 산화 구리 또는 아산화 구리를 이용하는 것이 바람직하다. 구리원으로서 이들의 구리 화합물을 이용하면, D 및 D/DBET의 값이 상기의 범위 내에 있는 구리 분말을 용이하게 얻을 수 있다. 또한 불순물이 적은 구리 분말을 얻을 수 있다.
다음으로, 상기의 반응액과 히드라진을 혼합한다. 히드라진의 첨가량은 구리 1몰에 대하여 바람직하게는 0.5몰 이상 50몰 이하, 더욱 바람직하게는 1몰 이상 20몰 이하가 되는 양으로 한다. 히드라진의 첨가량이 이 범위이면, D/DBET의 값이 상기의 범위 내가 되는 구리 분말이 얻어지기 쉽다. 동일한 이유로, 반응액의 온도는 혼합 개시 시점에서 종료 시점에 걸쳐서 40℃ 이상 90℃ 이하, 특히 50℃ 이상 80℃ 이하로 유지하는 것이 바람직하다. 동일한 이유로, 혼합 개시 시점에서 반응 종료 시점에 걸쳐서 반응액의 교반을 계속하는 것이 바람직하다.
상기 반응액과 히드라진의 혼합은 이하의 (a) 및 (b) 중 어느 하나와 같이 실시하는 것이 바람직하다. 이렇게 함으로써, 급격한 반응에 기인하여 부적합이 생기는 것을 효과적으로 방지할 수 있다.
(a) 상기 반응액 중에 히드라진을 시간을 두고 복수 회에 걸쳐 첨가한다.
(b) 상기 반응액 중에 히드라진을 연속하여 소정 시간에 걸쳐 첨가한다.
(a)의 경우, 복수 회란, 2회 이상 6회 이하 정도인 것이 바람직하다. 히드라진의 각 첨가의 간격은 5분 이상 90분 이하 정도인 것이 바람직하다.
(b)의 경우, 상기의 소정 시간이란, 1분 이상 180분 이하 정도인 것이 바람직하다. 반응액은 히드라진과의 혼합이 종료된 후에도 교반을 계속하여 숙성하는 것이 바람직하다. 이렇게 함으로써, D/DBET의 값이 상기의 범위 내가 되는 구리 분말을 얻기 쉽기 때문이다.
본 제조 방법에 있어서는 환원제로서 히드라진만을 이용하는 것이 불순물이 적은 구리 분말이 얻어지므로 바람직하다. 이렇게 하여, 목적으로 하는 구리 분말을 얻을 수 있다.
이상, 본 발명을 그 바람직한 실시형태에 기초하여 설명했지만, 본 발명은 상기 실시형태에 제한되지 않는다. 예를 들면, 도 1에 도시된 실시형태에 있어서, 상호 확산 부위(41)에서의 구리의 결정 구조의 결정 방위는 후술하는 실시예에서 채용하고 있는 {111}면 이외의 면을 대상으로 해도 된다.
또한 상기의 각 실시형태는 발열체로서 반도체 소자의 다이를 이용한 다이 본딩 구조에 대한 것이었지만, 본 발명은 이것에 한정되지 않고, 발열체로서 반도체 소자의 다이 이외의 부재를 이용한 본딩 접합에 본 발명을 적용할 수 있다.
실시예
이하, 실시예에 의해 본 발명을 더욱 상세하게 설명한다. 그러나 본 발명의 범위는 이러한 실시예에 제한되지 않는다. 특별히 언급이 없는 한, "%" 및 "부"는 각각 "질량%" 및 "질량부"를 의미한다.
[실시예 1]
본 실시예에서는 도 1에 도시된 구조의 다이 본딩 접합 구조를 제조했다.
(1) 구리 분말 및 구리 페이스트의 제조
교반 날개를 장착한 용량 500㎖의 둥근 바닥 플라스크를 준비했다. 이 둥근 바닥 플라스크에 구리원으로서 아세트산 구리 일수화물 15.71g을 투입했다. 둥근 바닥 플라스크에 또한 물 10g과, 유기 용매로서 이소프로판올 70.65g을 첨가하여 반응액을 얻었다. 이 반응액을 150rpm으로 교반하면서 액체 온도를 60℃까지 높였다. 교반을 계속한 채 반응액에 히드라진 일수화물 1.97g을 한번에 첨가했다. 다음으로, 반응액을 30분간 교반했다. 그 후, 반응액에 히드라진 일수화물 17.73g을 첨가했다. 반응액을 30분간 더 교반했다. 그 후, 반응액에 히드라진 일수화물 7.88g을 첨가했다. 그 후 반응액을, 액체 온도를 60℃로 유지한 채 1시간 동안 계속 교반했다. 반응 종료 후 반응액 전량을 고액(固液) 분리했다. 얻어진 고형분에 대하여 순수를 이용한 데칸테이션법에 의한 세정을 실시했다. 세정은 상청액의 도전율이 1000㎲/㎝ 이하가 될 때까지 반복했다. 세정물을 고액 분리했다. 얻어진 고형분에 에탄올 160g을 첨가하고, 가압 여과기를 이용하여 여과했다. 얻어진 고형분을 상온에서 감압 건조하여 목적으로 하는 구리 분말을 얻었다. 이 구리 분말의 1차 입자의 평균 입경(D)은 0.19㎛, BET 비표면적(SSA)은 3.91㎡/g, DBET는 0.17㎛, D/DBET는 1.1, C, P, Si, Ti 및 Zr의 함유량의 총 합은 0.05%, 구리 함유량은 99.8% 초과, 결정자 직경은 35㎚, 소결 개시 온도는 170℃였다. 이 구리 분말과, 미쓰이금속광업(주) 제품인 습식 합성 구리 입자로 이루어지는 구리 분말인 CS-20(상품명) (레이저 회절 산란식 입도 분포 측정법에 의한 누적 체적 50용량%에서의 체적 누적 입경 D50=3.0㎛)을, 56:44의 질량 비율로 혼합하여 혼합 구리 분말을 얻었다. 이 혼합 구리 분말과, 혼합 유기 용매로서의 트리에탄올아민과, 3-글리시독시프로필트리메톡시실란과, 메탄올을 혼합하여 구리 페이스트를 조제했다. 혼합 유기 용매에서의 트리에탄올아민의 비율은 54%, 3-글리시독시프로필트리메톡시실란의 비율은 29%, 메탄올의 비율은 17%였다. 구리 페이스트 중의 혼합 구리 분말의 비율은 86%, 유기 용매의 비율은 14%였다.
(2) 다이 본딩 접합 구조의 제조
10㎜×10㎜, 두께 0.5㎜의 무산소 구리(순도 99.96%)로 이루어지는 지지체에, 두께 50㎛의 수지 필름 판을 이용한 스크린 인쇄에 의해 직경 0.8㎜ 형상의 구리 페이스트를 5군데에 도포했다. 지지체의 중앙에 다이로서 5㎜×5㎜, 두께 1㎜의 무산소 구리(순도 99.96%)를 올려 놓았다. 질소 분위기하에서, 260℃에서 10분에 걸쳐 소성을 실시하여 목적으로 하는 접합 구조를 얻었다. 얻어진 접합 구조에서의 소결체와 지지체의 접합 계면 부근의 TEM상을 도 4(a) 내지 (c)에 도시한다. 이들의 도면으로부터 명백하듯이, 지지체와 소결체의 접합 계면에 걸치도록 지지체의 구리와 소결체의 구리의 상호 확산 부위가 형성되어 있고, 상기 상호 확산 부위에 결정 방위가 같은 방향인 구리의 결정 구조가 접합 계면에 걸치도록 형성되어 있는 것을 알 수 있다. 결정 방위가 같은 방향인 구리의 결정 구조는 접합 계면에서의 횡단 길이가 94㎚이었다. 또한, 접합 계면에 걸치는 구리의 결정 구조의 두께는 최대로 170㎚이었다.
[비교예 1]
(1) 구리 페이스트의 제조
혼합 구리 분말로서 미쓰이금속광업(주) 제품인 습식 합성 구리 입자로 이루어지는 구리 분말인 1050Y(상품명)와, 미쓰이금속광업(주) 제품인 습식 합성 구리 입자로 이루어지는 구리 분말인 1300Y(상품명)를 56:44의 질량 비율로 혼합한 것을 이용했다. 비교예 1과 비교예 2에서 사용한 2종류의 구리 분말은 모두 표면에 유기보호층을 구비한 것이다. 이 이외에는 실시예 1(1)과 동일하게 하여 구리 페이스트를 조제했다.
(2) 다이 본딩 접합 구조의 제조
실시예 1의 (2)와 마찬가지로 접합 구조를 형성했다. 얻어진 접합 구조는 다이와 소결체와 지지체의 접합을 유지할 만큼의 기계 강도를 가지고 있지 않아서, 얻어진 접합 구조의 방열성의 평가 및 소결체와 지지체의 접합 계면 부근의 TEM상 관찰을 실시할 수 없었다.
[비교예 2]
(1) 구리 페이스트의 제조
혼합 구리 분말로서, 미쓰이금속광업(주) 제품인 습식 합성 구리 입자로 이루어지는 구리 분말인 1050Y(상품명)와, 미쓰이금속광업(주) 제품인 습식 합성 구리 입자로 이루어지는 구리 분말인 1300Y(상품명)를 56:44의 질량 비율로 혼합한 것을 이용했다. 혼합 수지로서, 니혼카야쿠(주) 제품의 비스페놀F형 에폭시 수지인 RE-303SL과, 니혼카야쿠(주) 제품의 페놀 노볼락형 에폭시 수지인 RE-306과, 니혼카야쿠(주) 제품의 비스페놀A형 에폭시 수지인 RE-310S와, 니혼카야쿠(주) 제품의 액상 에폭시 수지인 GAN과, 니혼카야쿠(주) 제품의 경화제인 카야하드 MCD와, 2-(3,4-에폭시시클로헥실)에틸트리메톡시실란과, 3-글리시독시프로필트리메톡시실란과, 아지노모토 파인테크노(주) 제품의 경화 촉진제인 아미큐어 MY24을 혼합한 것을 준비했다. 혼합 구리 분말과 혼합 수지를 혼합하여 구리 페이스트를 조제했다. 혼합 수지에서의 RE-303SL의 비율은 31%, RE-306의 비율은 15%, RE-310S의 비율은 15%, GAN의 비율은 6%, 카야하드 MCD의 비율은 28%, 2-(3,4-에폭시시클로헥실)에틸트리메톡시실란의 비율은 1%, 3-글리시독시프로필트리메톡시실란의 비율은 1%, 아미큐어 MY24의 비율은 3%였다. 구리 페이스트 중의 혼합 구리 분말의 비율은 89%, 혼합 수지의 비율은 11%였다.
(2) 다이 본딩 접합 구조의 제조
실시예 1의 (2)와 동일하게 하여 접합 구조를 형성했다. 얻어진 접합 구조에서의 소성체와 지지체의 접합 계면 부근의 TEM상을 촬영한 바, 결정 방위가 같은 방향인 구리의 결정 구조가 접합 계면에 걸치도록 형성되어 있는 상호 확산 부위는 관찰되지 않았다.
[비교예 3]
비교예 3은 구리 분말을 이용하지 않는 접합 구조의 예이다.
(1) 솔더 페이스트의 준비
시판의 솔더 페이스트(조성: Sn 63질량%-Pb 37질량%, HONG KONG WELSOLO METAL TECHNOLOGY CO., LIMITED 제품)를 준비했다.
(2) 다이 본딩 접합 구조의 제조
10㎜×10㎜, 두께 0.5㎜의 무산소 구리(순도 99.96%)로 이루어지는 지지체에, 두께 50㎛의 수지 필름 판을 이용한 스크린 인쇄에 의해 직경 0.8㎜ 형상의 솔더 페이스트를 5군데에 도포했다. 지지체의 중앙에 다이로서 5㎜×5㎜, 두께 1㎜의 무산소 구리(순도 99.96%)를 올려 놓았다. 질소 분위기하에서, 200℃에서 10분에 걸쳐 소성을 실시하여 접합 구조를 얻었다.
[실시예 2]
본 실시예에서는 도 3에 도시된 구조의 다이 본딩 접합 구조를 제조했다.
(1) 구리 분말 및 구리 페이스트의 제조
실시예 1에 있어서 이소프로판올의 사용량을 39.24g으로 하고, 물의 사용량을 50g으로 했다. 이것 이외에는 실시예 1과 동일하게 하여 구리 분말을 얻었다. 이 구리 분말의 평균 입경(D)은 0.24㎛, BET 비표면적(SSA)은 3.17㎡/g, DBET는 0.21㎛, D/DBET는 1.2, C, P, Si, Ti 및 Zr의 함유량의 총 합은 0.04%, 구리 함유량은 99.8% 초과, 결정자 직경은 35㎚, 소결 개시 온도는 170℃였다. 이 구리 분말과, 미쓰이금속광업(주) 제품의 습식 합성 구리 입자로 이루어지는 구리 분말인 CS-20(상품명)을 56:44의 질량 비율로 혼합하여 혼합 구리 분말을 얻었다. 그 후는 실시예 1과 동일하게 하여 구리 페이스트를 조제했다.
(2) 다이 본딩 접합 구조의 제조
10㎜×10㎜, 두께 0.5㎜의 니켈로 이루어지는 모재의 표면에 두께 1㎛의 도금층을 형성한 지지체를 이용했다. 이 지지체에서의 도금층의 표면에 두께 50㎛의 수지 필름 판을 이용한 스크린 인쇄에 의해 직경 0.8㎜ 형상의 구리 페이스트를 5군데에 도포했다. 지지체의 중앙에 다이로서 5㎜×5㎜, 두께 0.5㎜의 니켈 판을 올려 놓았다. 다이의 하부면에는 두께 1㎛의 도금층을 형성해 두었다. 질소 분위기하에서, 260℃에서 10분에 걸쳐 소성을 실시하여 목적으로 하는 접합 구조를 얻었다. 얻어진 접합 구조에서의 소결체와 지지체의 접합 계면 부근의 깊이 방향의 원소 분포를, 에너지 분산형 X선 분석 장치를 구비하는 주사 투과형 전자 현미경(니혼덴시 가부시키가이샤 제품)을 이용하여 측정했다. 그 결과를 도 5에 도시한다. 이 도면으로부터 명백하듯이, 지지체와 소결체의 접합 계면에 걸치도록, Cu3Au로 이루어지는 부위 및 Au 및 Cu로 이루어지는 부위를 포함하는 상호 확산 부위가 형성되어 있는 것을 알 수 있다. 전자 회절의 결과로부터 상호 확산 부위는 Cu3Au의 합금과, Cu에 Au가 고용된 고용 부위로 이루어지는 것이 확인되었다. 또한, 도 5로부터, 고용 부위에서는 소결체 측으로부터 지지체 측을 향하여 구리의 비율이 서서히 감소하고 있고, 또한 소결체 측으로부터 지지체 측을 향하여 금이 서서히 증가하고 있는 것을 알 수 있다. 고용 부위에서는 Cu 1몰에 대한 Au의 몰수는 0.01몰~0.33몰의 범위였다.
[비교예 4]
(1) 구리 페이스트의 제조
비교예 1(1)과 동일하게 하여 구리 페이스트를 조제했다.
(2) 다이 본딩 접합 구조의 제조
실시예 2의 (2)와 동일하게 하여 접합 구조를 형성했다. 얻어진 접합 구조는 다이와 소결체와 지지체의 접합을 유지할 만큼의 기계 강도를 가지고 있지 않아서, 얻어진 접합 구조의 방열성의 평가 및 접합 구조에서의 소결체와 지지체의 접합 계면 부근의 깊이 방향의 원소 분포를 측정할 수 없었다.
[비교예 5]
(1) 구리 페이스트의 제조
비교예 2의 (1)과 동일하게 하여 구리 페이스트를 조제했다.
(2) 다이 본딩 접합 구조의 제조
실시예 2의 (2)와 동일하게 하여 접합 구조를 형성했다. 얻어진 접합 구조에서의 소성체와 지지체의 접합 계면 부근의 깊이 방향의 원소 분포를, 에너지 분산형 X선 분석 장치를 구비하는 주사 투과형 전자 현미경(니혼덴시 가부시키가이샤 제품)을 이용아혀 측정한 바, 지지체와 소성체의 접합 계면에 걸치는 Cu3Au로 이루어지는 부위를 포함하는 상호 확산 부위는 관찰되지 않았다.
[비교예 6]
(1) 솔더 페이스트의 준비
비교예 3의 (1)과 동일하게 하여 구리 분말을 이용하지 않는 솔더 페이스트를 준비했다.
(2) 다이 본딩 접합 구조의 제조
10㎜×10㎜, 두께 0.5㎜의 니켈로 이루어지는 모재의 표면에 두께 1㎛의 도금층을 형성한 지지체를 이용했다. 이 지지체에서의 도금층의 표면에, 두께 50㎛의 수지 필름 판을 이용한 스크린 인쇄에 의해 직경 0.8㎜ 형상의 솔더 페이스트를 5군데에 도포했다. 지지체의 중앙에 다이로서 5㎜×5㎜, 두께 0.5㎜의 니켈 판을 올려 놓았다. 다이의 하부면에는 두께 1㎛의 도금층을 형성해 두었다. 질소 분위기하에서, 200℃에서 10분에 걸쳐 소성을 실시하여 접합 구조를 얻었다.
[평가]
실시예 및 비교예에서 얻어진 다이 본딩 접합 구조에 대하여 그 방열성을 이하의 방법으로 평가했다. 도 1에 도시된 구조의 다이 본딩 접합 구조에 관한 실시예 및 비교예의 결과를 이하의 표 1에 나타낸다. 도 3에 도시된 구조의 다이 본딩 접합 구조에 관한 실시예 및 비교예의 결과를 이하의 표 2에 나타낸다.
[방열성의 평가 방법]
접합 구조의 지지체의 이면(裏面), 즉, 다이를 올려 놓지 않은 면에 대하여 카본 스프레이의 도포에 의한 흑화 처리를 실시하고, 이어서 해당 면에 대하여 신코리코 가부시키가이샤 제품의 열 정수 측정 장치인 TC-7000을 이용하여 3kV의 펄스 레이저 광을 조사한 후의 다이의 표면 온도의 시간 변화를 열 전기쌍으로 측정했다. 측정 결과로부터, 온도 상승량(ΔT)의 1/2만큼 온도가 상승하는데에 필요한 시간(t (1/2))을 산출하여 방열성을 평가하는 지표로 했다. 여기에는 시험의 편의상, 지지체로부터 접합 부위를 통한 다이 측으로의 방열성을 평가했지만, 열을 인가하는 방향은 본 발명의 평가에 있어서 본질적이지 않다. 온도 상승량(ΔT)은 레이저 조사 후의 온도 최대치와 레이저 조사 전의 온도의 차이에 상당한다. t(1/2)이 작을수록 지지체의 이면에 입사된 열이 신속하게 다이의 표면에 전달되고 있는 것을 나타내고 있어, 양호한 방열성을 가지는 것을 나타낸다.
표 1 및 표 2에 나타내는 결과로부터 명백하듯이, 각 실시예에서 얻어진 접합 구조는 비교예의 접합 구조에 비교하여 방열성이 높은 것을 알 수 있다.
[실시예 3]
본 실시예에서는 도 1에 도시된 구조의, 니켈로 이루어지는 다이 본딩 접합 구조를 제조했다.
(1) 니켈 페이스트의 제조
니켈 분말로서 미쓰이금속광업사 제품 NN-20을 이용했다. 이 니켈 분말의 1차 입자의 평균 입경(D)은 20㎚이었다. 이 니켈 분말 85부, 트리에탄올아민(칸토 가가쿠사 제품) 15부를 3개 롤밀로 혼련하여 니켈 페이스트를 얻었다.
(2) 다이 본딩 접합 구조의 제조
15㎜×15㎜, 두께 0.1㎜의 니켈 판(순도 99.98%)으로 이루어지는 지지체에, 두께 50㎛의 메탈 마스크를 이용한 스크린 인쇄에 의해 10㎜×10㎜ 형상의 니켈 페이스트를 도포했다. 지지체의 중앙에 다이로서 10㎜×10㎜, 두께 0.1㎜의 니켈 판(순도 99.98%)을 올려 놓았다. 대기 중에서, 5℃/min으로 300℃까지 온도 상승시켜서 30분간 유지하여 목적으로 하는 접합 구조를 얻었다. 얻어진 접합 구조에서의 소결체와 지지체의 접합 계면 부근의 TEM상을 도 7에 도시한다. 이 도면으로부터 명백하듯이, 지지체와 소결체의 접합 계면에 걸치도록 지지체의 니켈과 소결체의 니켈의 상호 확산 부위가 형성되어 있고, 상기 상호 확산 부위에 결정 방위가 같은 방향인 니켈의 결정 구조가 접합 계면에 걸치도록 형성되어 있는 것을 알 수 있었다.
[실시예 4]
본 실시예에서는 도 1에 도시된 구조의, 은으로 이루어지는 다이 본딩 접합 구조를 제조했다.
(1) 은 페이스트의 제조
은 분말로서 카미오카 고교 가부시키가이샤 제품 SPQ-05S를 이용했다. 이 은 분말의 결정자 직경은 21㎚, 평균 입경(D)은 1.05㎛, 비표면적은 1.00㎡/g이었다. 이 은 분말 99부와, 에틸셀룰로오스(닛신 카세이 가부시키가이샤 제품 에토셀 STD100) 1부와, 테르피네올 17부(닛폰 텔펜 가가쿠 가부시키가이샤 제품)을 3개 롤밀로 혼련하여 은 페이스트를 얻었다.
(2) 다이 본딩 접합 구조의 제조
15㎜×15㎜, 두께 0.1㎜의 은 판(순도 99.98%)으로 이루어지는 지지체에, 두께 50㎛의 메탈 마스크를 이용한 스크린 인쇄에 의해 10㎜×10㎜ 형상의 은 페이스트를 도포했다. 지지체의 중앙에 다이로서 10㎜×10㎜, 두께 0.1㎜의 은 판(순도 99.98%)을 올려 놓았다. 대기 중에서, 5℃/min으로 300℃까지 온도 상승시켜서 30분 유지하여 목적으로 하는 접합 구조를 얻었다. 얻어진 접합 구조에서의 소결체와 지지체의 접합 계면 부근의 TEM상을 도 8에 도시한다. 이 도면으로부터 명백하듯이, 지지체와 소결체의 접합 계면에 걸치도록 지지체의 은과 소결체의 은의 상호 확산 부위가 형성되어 있고, 상기 상호 확산 부위에 결정 방위가 같은 방향인 은의 결정 구조가 접합 계면에 걸치도록 형성되어 있는 것을 알 수 있었다.
본 발명의 본딩 접합 구조에 의하면, 반도체 소자의 다이를 비롯한 각종 발열체로부터 생긴 열이 효율적으로 지지체에 전도된다. 즉 본 발명의 본딩 접합 구조는 방열성이 높은 것이다. 따라서 본 발명의 본딩 접합 구조는 컨버터나 인버터 등의 전력 변환기에서, 그 전력 제어에 이용되는 파워 디바이스의 접합 구조로서 특히 유용한 것이다.

- 발열체로서의 반도체 소자의 다이와 금속의 지지체를, 구리 분말의 소결체로 이루어지는 접합 부위를 통하여 접합한 본딩 접합 구조로서,
상기 지지체는 적어도 그 최표면(最表面)에 구리가 존재하고 있고,
상기 지지체와 상기 소결체의 접합 계면에 걸치도록, 상기 지지체의 구리와 상기 소결체의 구리의 상호 확산 부위가 형성되어 있으며,
상기 상호 확산 부위에, 결정 방위가 같은 방향인 구리의 결정 구조가, 상기 접합 계면에 걸치도록 형성되어 있는 본딩 접합 구조. - 제1항에 있어서,
결정 방위가 같은 방향인 구리의 상기 결정 구조는, 상기 접합 계면에서의 횡단 길이가 10㎚ 이상인 본딩 접합 구조. - 발열체로서의 반도체 소자의 다이와 금속의 지지체를, 구리 분말의 소결체로 이루어지는 접합 부위를 통하여 접합한 본딩 접합 구조로서,
상기 지지체는 적어도 그 최표면(最表面)에 금이 존재하고 있고,
