Claims (8)
- 절연성 접착제, 및 그에 분산된 인편성의 절연성 충전재를, 절연성 충전재 이외의 성분 100 중량부 당 5 내지 95 중량부 함유하고, 상기 인편성의 절연성 충전재의 두께 (t) 가 3㎛ 이하이고, 평면의 크기 (φ) 가 60㎛ 이하이며, 상기 (t) 와 (φ) 로 정의되는 종횡비가 20 이상인, 유연성 회로 기판을 베어 IC 칩에 접속시키기 위한 접속 재료.
- 삭제
- 제 1 항에 있어서, 인편성의 절연성 충전재가 운모인 것을 특징으로 하는 접속 재료.
- 삭제
- 제 1 항에 있어서, 절연 충전재가 절연 충전재 이외의 성분 100 중량부 당 20 내지 90 중량부의 양으로 접속 재료에 함유되어 있는 것을 특징으로 하는 접속 재료.
- 절연성 접착제, 및 그에 분산된 인편성 또는 섬유성의 절연성 충전재를 함유하는 접속 재료 100 중량부 당 이방성 전기전도성 접속용 전도성 입자 1 내지 20 중량부를 함유하는 이방성 전기전도성 접속 재료.
- 유연성 회로 기판이 제 1 항에 따른 접속 재료를 사용하여 베어 IC 칩에 접속되어 있는 접속 구조체.
- 유연성 회로 기판이 제 6 항에 따른 이방성 전기전도성 접속 재료를 사용하여 베어 IC 칩에 접속되어 있는 접속 구조체.
