  1. 半導体ウェハに形成された半導体デバイスの試験に用い
    る集積回路測定装置に於いて、前記デバイスの電極パッ
    ドと接触するプローブニードルが装着されたプローブカ
    ードは、該プローブカードを取り付けたカードソケット
    を介してパーフォーマンスポードに取り付けられ、該パ
    ーフォーマンスポードは試験機に接続されたテストヘッ
    ドに取り付けられてなることを特徴とする集積回路測定
    装置。
