Description
窒化アルミニウムパウダーは還元窒化法によって形成した窒化アルミニウムパウダーで、純度99.9%以上、平均粒径1μmのものを使用した。
1)窒化アルミニウムパウダー、複合酸化物パウダー、二酸化チタン、バインダー及び可塑剤を無水メタノールを溶媒にして、純度99.9%のアルミナボールを用いたボールミーリングを通して12時間湿式混合した後、これを噴霧乾燥法によって乾燥させて混合パウダーを形成した。
真空雰囲気下で室温で測定した。印加電圧は500V/mmにし、電圧印加後1分である時の電流を測定して窒化アルミニウム焼結体の体積抵抗率を算出した。

Claims (7)
- 窒化アルミニウム焼結体からなる静電チャックにおいて、
前記窒化アルミニウム焼結体は、窒化アルミニウム及び前記窒化アルミニウムの粒界に沿って形成された複合酸化物を含み、
前記複合酸化物は、互いに固溶関係を成す少なくとも2種類の希土類金属を含み、
前記複合酸化物は、周辺より酸素含量が高い捕集領域を含み、
前記複合酸化物は、ナノサイズを有する複合酸化物パウダーによって形成されたナノ複合酸化物であり、
前記複合酸化物は、ユウロピウム−ガドリニウム複合酸化物(EuGdOX)、サマリウム−ガドリニウム複合酸化物(SmGdOX)、セリウム−ユウロピウム複合酸化物(CeEuOX)、サマリウム−セリウム複合酸化物(SmCeOX)、ガドリニウム−サマリウム複合酸化物(GdSmOx)及びランタン−セリウム複合酸化物(LaCeOX)のうち、少なくともいずれか一つを含む静電チャック。 - 前記複合酸化物は、前記窒化アルミニウム焼結体に0.2wt%ないし20wt%で含まれた請求項1に記載の静電チャック。
- 前記窒化アルミニウム焼結体の体積抵抗率は1×108Ω・cmないし1×1012Ω・cmである請求項1に記載の静電チャック。
- 前記複合酸化物の結晶ピークは、前記少なくとも2種類の希土類金属それぞれの酸化物の結晶ピークと異なる請求項1に記載の静電チャック。
- 前記窒化アルミニウム焼結体は、前記窒化アルミニウムの粒界に窒化チタン(TiN)をさらに含む請求項1に記載の静電チャック。
- 前記窒化チタン(TiN)は、前記窒化アルミニウム焼結体に1wt%ないし5wt%で含まれた請求項5に記載の静電チャック。
- 前記周辺は前記複合酸化物から前記捕集領域を除いた領域、及び前記窒化アルミニウム焼結体を含む請求項1に記載の静電チャック。
