Description
本実施の形態では、結晶性の優れた酸化物半導体膜を作製する装置について図1および図2を用いて説明する。図1には、本実施の形態で説明する成膜装置の概要を示す。この成膜装置ではスパッタリング法により酸化物半導体膜を作製する。
本実施の形態では上記の成膜装置を用いて作製した酸化物半導体を用いてトランジスタを有する表示装置を作製する例を示す。図3(A)乃至(E)に本実施の形態の表示装置の作製工程断面を示す。本実施の形態に示すトランジスタは、ゲート電極が半導体層に対して基板の反対側に位置するトップゲート型で、かつ、ソース電極とドレイン電極がともに半導体層の上面にコンタクトするトップコンタクト型である。

を満たすことをいい、rは、例えば、0.05とすればよい。他の酸化物でも同様である。
図4および図6を用いて本実施の形態を説明する。図6は上面図であり、図4はその断面図である。なお、図6(A)乃至図6(C)の一点鎖線A−Bの断面図を図4に示す。本実施の形態は、単結晶半導体基板上に形成された半導体回路の上に、酸化物半導体を用いた別の半導体回路を形成する、いわゆるハイブリッド型半導体装置の例である。
実施の形態2に開示する表示装置あるいは実施の形態3に開示する半導体装置は、さまざまな電子機器(遊技機も含む)に適用することができる。電子機器としては、例えば、テレビジョン装置(テレビ、またはテレビジョン受信機ともいう)、コンピュータ用などのモニタ、デジタルカメラ、デジタルビデオカメラ等のカメラ、デジタルフォトフレーム、携帯電話機(携帯電話、携帯電話装置ともいう)、携帯型ゲーム機、携帯情報端末、音響再生装置、パチンコ機などの大型ゲーム機などが挙げられる。

Claims (4)
- スパッタリング法により、基板上に酸化物半導体の膜を形成するに際し、
エネルギー線を照射することにより、前記酸化物半導体が結晶化する温度を第2の温度とし、
隣接する部分が結晶化することにより、前記酸化物半導体が結晶化する温度を第1の温度とし、
前記基板を前記第1の温度以上前記第2の温度未満に加熱しつつ、前記エネルギー線を照射することにより、1nm乃至1μmの部分だけ、前記第2の温度以上の温度にして前記酸化物半導体の膜を結晶化し、
前記結晶化されたことにより、前記結晶化された部分に隣接する前記酸化物半導体の膜が結晶化することを特徴とする結晶性酸化物半導体膜の作製方法。ただし前記1nm乃至1μmは、前記エネルギー線を照射することにより、前記第2の温度以上となった部分の面積を円周率で除したものの平方根である。 - 請求項1において、前記エネルギー線はレーザー光であることを特徴とする結晶性酸化物半導体膜の作製方法。
- 請求項1または2において、前記酸化物半導体はインジウムとガリウムと亜鉛を主たる金属元素として含むことを特徴とする結晶性酸化物半導体膜の作製方法。
- 請求項1乃至3のいずれか一において、前記結晶性酸化物半導体膜は単結晶であることを特徴とする結晶性酸化物半導体膜の作製方法。
