直線偏光子は偏光子薄膜を含む物品を含み、この物品、そのような薄膜を製作するための方法、及びそのような薄膜を利用するシステムには、次のような態様がある。
一般に、第1の態様では、本発明は物品を特徴とし、この物品は、第1の方向に沿って延在する、第1の材料の複数の離間分離した部分を含む層を含む。層は、経路に沿って層上に入射する第1の偏光状態を有する波長λの光の約20%以上を透過させる。層は、経路に沿って層上に入射する第2の偏光状態を有する波長λの光の約2%以下を透過させ、第1と第2の偏光状態は直交する。波長λに対して、第1の材料は1.8以上の屈折率と1.8以上の減衰係数とを有し、λは300nm以下である。

- UV発生源からの波長300nm以下の光を、基板の上に複数の細長い部分を形成したワイヤグリッド偏光子により偏光して出射し、この偏光光を整列層に照射するUV露光システムにおいて、
前記ワイヤグリッド偏光子は、シリカ基板と、前記シリカ基板によって支持される断面視で縦に長い複数の細長い部分とを備え、
前記細長い部分のそれぞれは、二酸化チタンで形成され、幅が10nm〜50nm、深さが100nm以上の矩形状であり、150nm以下の間隔によって分離されており、それぞれの間に空間を有した状態で前記シリカ基板に形成されており、
前記ワイヤグリッド偏光子が、250nmから280nmまでの範囲内にある波長λで、減衰比が10以上、かつ、前記細長い部分の延在方向に直交する方向に平面偏光した光の透過率が35%以上の偏光光を出射する、
ことを特徴とするUV露光システム。
