Description
Claims (8)
- 融液からシリコン単結晶を成長させる方法において、
るつぼに融液を提供し、
磁界中心Cにおける磁界ベクトルBを有する水平方向磁界を融液に提供し、
ガスをシリコン単結晶と熱遮へい体の間を融液自由面に向かって送り、
融液自由面の、実質的に磁界ベクトルBに対して垂直に延びた領域上を、前記るつぼの中心軸Mに対して非軸対称に流れるようにガスを制御することを特徴とする、融液からシリコン単結晶を成長させる方法。 - 前記領域が、45゜〜135゜の中心角αを有する融液自由面の扇形を形成しており、該扇形が、磁気誘導Bに対して垂直に整合した又は磁界ベクトルBに対して垂直に整合した状態から±30゜までずれた方向で整合した中心軸線Dを有している、請求項1記載の方法。
- 熱遮へい体を回転させることによって融液自由面の前記領域上を流れるようにガスを制御する、請求項1又は2記載の方法。
- 実質的に磁界ベクトルBに対して垂直な方向にガスをるつぼから追い出す、請求項1又は2記載の方法。
- 融液からシリコン単結晶を成長させるための装置において、
融液を保持するためのるつぼと、
融液に水平方向の磁界を提供する磁気システムとが設けられており、磁界が、磁界中心Cにおいて磁界ベクトルBを有しており、
シリコン単結晶を包囲する熱遮へい体が設けられており、該熱遮へい体が下端部を有しており、該下端部が、融液自由面に面しておりかつ前記るつぼの中心軸線Mに関して非軸対称形状を有する底部カバーに結合されており、これにより、シリコン単結晶と熱遮へい体との間を融液自由面に向かって送られるガスが、底部カバーによって、融液自由面の、実質的に磁界ベクトルBに対して垂直な方向に延びた領域上を流れさせられるようになっており、
底部カバーが、縁部とカラー部とによって包囲された環状部を有しており、縁部とカラー部とがチャネルを形成しており、該チャネルが、ガスを融液自由面の前記領域へ送るための開口を有していることを特徴とする、融液からシリコン単結晶を成長させるための装置。 - 前記領域が、45゜〜135゜の中心角αを有する融液自由面の扇形を形成しており、該扇形が、磁界ベクトルBに対して垂直に整合した又は磁界ベクトルBに対して垂直に整合した状態から±30゜までずれた方向に整合した中心軸線Dを有している、請求項5記載の装置。
- 縁部が、磁界ベクトルBに対して横方向に延びており、矩形、楕円形、丸み付けられた端部を有する矩形、又は楕円形に広がった端部を有する矩形である、請求項5記載の装置。
- 縁部が、環部の中心において交差する長さL及び幅Wを有しており、比L/Wが、式:1.1<L/W<3.0を満たしている、請求項5又は7記載の装置。
