Claims (8)
- (a)0.05〜2質量%の湿式法シリカ、
(b)R1R2R3R4N+X−、R1R2R3R4P+X−、R1R2R3S+X−、イミダゾリウム塩、およびピリジニウム塩からなる群から選ばれた、0.01質量%〜0.5質量%の安定剤化合物、ここで、R1、R2、R3、およびR4のそれぞれは独立してC1〜C6アルキル、C7〜C12アリールアルキル、またはC6〜C10アリールであり、X−は、ヒドロキシド、クロリド、ブロミド、フルオリド、硝酸塩、硫酸塩、硫酸水素塩、メタンスルホン酸および硫酸メチルからなる群から選ばれたアニオンである、
(c)0.002質量%〜0.2質量%のカリウム塩、該カリウム塩は、炭酸水素カリウム、炭酸カリウム、または炭酸水素カリウムと炭酸カリウムの混合物である、
(d)0.002質量%〜0.2質量%の第2級アミン化合物、
(e)水、
を含んでなる化学機械研磨組成物であって、9〜12のpHを有する、
化学機械研磨組成物
(但し、
化学機械研磨組成物であって、下記のキレート化剤、
キレート剤は化学式:
- 以下の(a)〜(f):
(a)前記湿式法シリカが、縮合重合シリカまたは塩基安定化コロイド状シリカである;
(b)前記研磨組成物が、0.05〜2質量%のシリカを含む;
(c)前記安定剤化合物が、R1R2R3R4N+X−であり、そしてR1、R2、R3、およびR4のそれぞれが、独立してC1〜C6アルキルである;
(d)前記第2級アミン化合物が、ピペラジンである;
(e)前記カリウム塩が、炭酸水素カリウム、炭酸カリウム、または炭酸水素カリウムと炭酸カリウムの混合物である;および、
(f)前記研磨組成物が、更に0.001質量%〜0.1質量%のキレート化剤を含む、
のいずれか1つもしくは2つ以上を備えた、請求項1記載の研磨組成物。 - 前記研磨組成物が、0.20質量%〜0.35質量%の前記安定剤化合物を含むか、前記研磨組成物が、0.05質量%〜0.15質量%のピペラジンを含むか、または前記研磨組成物が、0.05質量%〜0.15質量%の前記カリウム塩を含む、請求項2記載の研磨組成物。
- (a)5質量%〜20質量%の湿式法シリカ、
(b)R1R2R3R4N+X−、R1R2R3R4P+X−、R1R2R3S+X−、イミダゾリウム塩、およびピリジニウム塩からなる群から選ばれた、1質量%〜8質量%の安定剤化合物、ここで、R1、R2、R3、およびR4のそれぞれは独立してC1〜C6アルキル、C7〜C12アリールアルキル、またはC6〜C10アリールであり、X−は、ヒドロキシド、クロリド、ブロミド、フルオリド、硝酸塩、硫酸塩、硫酸水素塩、メタンスルホン酸および硫酸メチルからなる群から選ばれたアニオンである、
(c)0.4質量%〜4質量%のカリウム塩、
(d)0.4質量%〜4質量%の第2級アミン化合物、および
(e)水、
を含んでなる化学機械研磨組成物であって、ここで該研磨組成物は9〜12のpHを有しており、そして45℃で10日間の貯蔵の後の該研磨組成物中のシリカの平均粒度、D1および、該研磨組成物中のシリカの初期の平均粒度、D0が、以下の式:D1/D0≦1.5を満足する、化学機械研磨組成物
(但し、
化学機械研磨組成物であって、下記のキレート化剤、
キレート剤は化学式:
- 以下の(a)〜(e):
(a)前記湿式法シリカが、縮合重合シリカまたは塩基安定化コロイド状シリカである;
(b)前記安定剤化合物が、R1R2R3R4N+X−であり、そしてR1、R2、R3、およびR4のそれぞれが、独立してC1〜C6アルキルである;
(c)前記第2級アミン化合物が、ピペラジンである;
(d)前記カリウム塩が、炭酸水素カリウム、炭酸カリウム、または炭酸水素カリウムと炭酸カリウムの混合物である;
(e)前記研磨組成物が、更に0.05質量%〜1質量%のキレート化剤を含む、
のいずれか1つもしくは2つ以上を備えた、請求項4記載の研磨組成物。 - 基板の化学機械研磨方法であって、
(i)基板を、研磨パッドおよび、
(a)0.05〜2質量%の湿式法シリカ、
(b)R1R2R3R4N+X−、R1R2R3R4P+X−、R1R2R3S+X−、イミダゾリウム塩、およびピリジニウム塩からなる群から選ばれた、0.01質量%〜0.5質量%の安定剤化合物、ここで、R1、R2、R3、およびR4のそれぞれは独立してC1〜C6アルキル、C7〜C12アリールアルキル、またはC6〜C10アリールであり、X−は、ヒドロキシド、クロリド、ブロミド、フルオリド、硝酸塩、硫酸塩、硫酸水素塩、メタンスルホン酸および硫酸メチルからなる群から選ばれたアニオンである、
(c)0.002質量%〜0.2質量%のカリウム塩、
(d)0.002質量%〜0.2質量%の第2級アミン化合物、
(e)水、
を含む化学機械研磨組成物であって、9〜12のpHを有している研磨組成物
(但し、
化学機械研磨組成物であって、下記のキレート化剤、
キレート剤は化学式:
に接触させること、
(ii)この研磨要素を該基板に対して動かすこと、ならびに
(iii)該基板の少なくとも一部を研摩して該基板を研磨すること、を含んでなる方法。 - 以下の(a)〜(g):
(a)前記湿式法シリカが、縮合重合シリカまたは塩基安定化コロイド状シリカである;
(b)前記研磨組成物が、0.05質量%〜2質量%のシリカを含む;
(c)前記安定剤化合物が、R1R2R3R4N+X−であり、そしてR1、R2、R3、およびR4のそれぞれが、独立してC1〜C6アルキルである;
(d)前記第2級アミン化合物がピペラジンである;
(e)前記カリウム塩が、炭酸水素カリウム、炭酸カリウム、または炭酸水素カリウムと炭酸カリウムの混合物である;
(f)前記研磨組成物が、更に0.001質量%〜0.1質量%のキレート化剤を含む;
(g)前記基板が、シリコンを含み、そして該シリコンの一部を研摩して該基板が研磨される、
のいずれか1つもしくは2つ以上を備えた、請求項6記載の方法。 - 前記研磨組成物が、0.20質量%〜0.35質量%の安定剤化合物を含むか、前記研磨組成物が、0.002質量%〜0.15質量%のピペラジンを含むか、前記研磨組成物が、0.002質量%〜0.15質量%の前記カリウム塩を含むか、または前記シリコンがp+ドープしたシリコンである、請求項7記載の方法。
