Description
該圧電体薄膜の膜厚が1000nm以上4000nm以下であり、該圧電体薄膜の任意の箇所におけるyの値の最大値と最小値との差が0.05以下であることを特徴とする。
振動板により生じる圧力室内の体積変化によって圧力室内のインクをインク吐出口から吐出するインクジェット式記録ヘッドにおいて、
該圧電体素子が、前記本発明の圧電体素子であることを特徴とする。
これらは、酸と結合した塩の化合物として用いてもよい。具体的には、これらの、ギ酸塩、オクチル酸塩などとすることができる。
(原料液の製造例1〜15)
圧電体薄膜を形成するための原料液として金属組成がPb/La/Zr/Ti=1+v/0.01/0.52+w/0.48−w(式中、0≦v≦0.2、−0.1≦w≦0.1)で表される、表1に示す金属組成を有する原料液を以下の通り作製した。
本発明に対する比較用に以下の要領で原料液を調製した。
前記製造例1、2、3、4、5の原料液を用いて、Pt/Ti/SiO2/Si型で構成される多層基板のプラチナ層の表面に、圧電体薄膜を形成した。
原料液として製造例6、7、8、9および10の原料液を用いて1層目、2層目、3層目、4層目および5層目の各々の圧電体層を形成したことを除いては、実施例1と同様にして圧電体薄膜B1を製造し、実施例1と同様にして粒子形状の観察、膜厚の測定、X線組成分析および電子線回折測定を実施した。
導電成分としてランタンを3.73wt%ドープしたチタン酸ストロンチウム(LSTO)からなる(111)面に配向した単結晶基板を用い、原料液として製造例11、12、13、14および15の原料液を用いて1層目、2層目、3層目、4層目および5層目の各々の圧電体層を形成したことを除いては、実施例1と同様にして圧電体薄膜C1を製造し、実施例1と同様にして粒子形状の観察、膜厚の測定、X線組成分析および電子線回折測定を実施した。
原料液として製造例2、3および4の原料液を用いて、1層目の圧電体層に製造例2の原料液、2層目、3層目および4層目の圧電体層に製造例3の原料液、5層目の圧電体層に製造例4の原料液を使用して各々の圧電体層を形成したことを除いては、実施例1と同様にして圧電体薄膜D1を製造し、実施例1と同様にして粒子形状の観察、膜厚の測定、X線組成分析および電子線回折測定を実施した。
原料液として製造例16の原料液を用いて、1層目から20層目まで、20層の圧電体層を形成したこと以外は、実施例1と同様にして圧電体薄膜R1を製造し、実施例1と同様にして粒子形状の観察、膜厚の測定、X線組成分析および電子線回折測定を実施した。
図7および8に示すような構成のインクジェット式記録ヘッドを作製するために、上記実施例1で作製した圧電体薄膜A1を下部電極層の上に設けた基板のシリコン層を裏面よりエッチングした(図5および図6参照)。シリコン層のエッチングは、加熱攪拌したテトラメチルアンモニウムヒドロキシドの22%水溶液中で行った。エッチングによってシリコン層がくり抜かれた箇所は、SiO2/Ti/Pt/圧電体薄膜A1の層から構成されており、約3μmの層厚を有するSiO2層が振動板としての役割を担う。
実施例5で得られた圧電体素子に図7および8で示す構成を有するノズル15を取り付け、さらにインクを導入するための導入管16、ヘッド基台7を取り付けてインクジェット式記録ヘッドを作製した。このインクジェット式記録ヘッドを用いて吐出実験を行った。

Claims (12)
- ゾルゲル法により形成された一般式Pb(1-x)Lax(ZryTi1-y)O3(式中、0≦x<1、0.05≦y≦1)で表されるペロブスカイト型結晶の圧電体薄膜であって、
該圧電体薄膜の膜厚が1000nm以上4000nm以下であり、
該圧電体薄膜の任意の箇所におけるyの値の最大値と最小値との差が0.05以下であることを特徴とする圧電体薄膜。 - 前記圧電体薄膜の任意の箇所における結晶系が同一であることを特徴とする請求項1記載の圧電体薄膜。
- 前記結晶系が正方晶系であり、かつ前記結晶の(100)面が膜厚方向に配向した結晶構造を有することを特徴とする請求項2記載の圧電体薄膜。
- 前記結晶系が菱面体晶系であり、かつ前記結晶の(111)面が膜厚方向に配向した結晶構造を有することを特徴とする請求項2記載の圧電体薄膜。
- 下部電極および上部電極に挟持された圧電体薄膜を備える圧電体素子であって、該圧電体薄膜が請求項1から4のいずれかに記載の圧電体薄膜であることを特徴とする圧電体素子。
- 請求項5に記載の圧電体素子を駆動源としてなることを特徴とする圧電アクチュエータ。
- インク吐出口と、インク吐出口に連通する圧力室と、圧力室の一部を構成する振動板と、圧力室の外部に設けられた振動板に振動を付与するための圧電体素子とを有し、振動板により生じる圧力室内の体積変化によって圧力室内のインクをインク吐出口から吐出するインクジェット式記録ヘッドにおいて、該圧電体素子が、請求項5記載の圧電体素子であることを特徴とするインクジェット式記録ヘッド。
- (a)チタン、ジルコニウムおよび鉛を含む原料液を基板上に塗布して塗布層を形成する工程と、
(b)該塗布層を形成するごとに該塗布層を焼成して圧電体層を形成する工程と、
を複数回繰り返して、第1層目の記圧電体層から最後の圧電体層まで複数の圧電体層が積層された圧電体薄膜であって、
該第1層目の圧電体層の形成に用いる原料液のチタン濃度は前記最後の圧電体層の形成に用いる原料液のチタン濃度より高濃度である請求項1から4のいずれかに記載の圧電体薄膜。 - 前記塗布層の焼成を400℃以上700℃以下の温度で行う請求項8に記載の圧電体薄膜。
- 各回における前記圧電体層の層厚を150nm以上400nm以下とする請求項8または9に記載の圧電体薄膜。
- 前記(a)の工程と前記(b)の工程とを3回以上10回以下繰り返して形成された複数の圧電体層が積層された請求項8から10のいずれかに記載の圧電体薄膜。
- 前記第1層目の圧電体層の形成から前記最後の圧電体層の形成に進むに従って、各圧電体層の形成に用いる原料液のチタン濃度を徐々に下げて形成された請求項8から11のいずれかに記載の圧電体薄膜。
