Description
本実施の形態では、本発明の一態様である透光性を有する導電性酸窒化物膜について、その作製方法と共に説明する。具体的には、窒素ガスを含む雰囲気でインジウム、ガリウム、及び亜鉛を含む酸窒化物膜を成膜し、水素原子の供給源となる化合物を当該酸窒化物膜の表面に吸着させ、その後、加熱処理する透光性を有する導電性酸窒化物膜の作製方法について説明する。
本実施の形態では、本発明の一態様である透光性を有する導電性酸窒化物膜について、その作製方法と共に説明する。具体的には、窒素ガスを含む雰囲気でインジウム、ガリウム、及び亜鉛を含む酸窒化物膜を成膜し、水素原子の供給源となる化合物を含む雰囲気で前記酸窒化物膜を加熱処理する導電性酸窒化物膜の作製方法について説明する。
本実施の形態では、本発明の一態様である透光性を有する導電性酸窒化物膜について、その作製方法と共に説明する。具体的には、水素原子の供給源となる化合物及び窒素を含む雰囲気で水素、インジウム、ガリウム、及び亜鉛を含む酸窒化物膜を成膜し、その後加熱処理する導電性酸窒化物膜の作製方法について説明する。
本実施の形態では、本発明の一態様の導電性酸窒化物をフラットディスプレイに応用した一例として液晶表示装置の例を示す。
本実施の形態5では、導電性酸窒化物を用いた画素電極を有する発光装置について図9を用いて説明する。なお、図9(A)は、発光装置を示す上面図、図9(B)は図9(A)をA−A’で切断した断面図である。点線で示された401は駆動回路部(ソース側駆動回路)、402は画素部、403は駆動回路部(ゲート側駆動回路)である。また、404は封止基板、405はシール材であり、シール材405で囲まれた内側は、空間407になっている。

Claims (5)
- インジウム、ガリウム、及び亜鉛を含む酸化物を成分とするターゲットを、窒素ガスを含む雰囲気中でスパッタリングして、少なくともインジウム、ガリウム、及び亜鉛を含む酸窒化物膜を成膜し、
前記酸窒化物膜の表面に水素原子の供給源となる化合物を吸着させ、
次いで300−350℃で加熱処理して、前記酸窒化物膜中に水素原子を拡散することを特徴とする導電性酸窒化物膜を有する電極の作製方法。 - インジウム、ガリウム、及び亜鉛を含む酸化物を成分とするターゲットを、窒素ガスを含む雰囲気中でスパッタリングして、少なくともインジウム、ガリウム、及び亜鉛を含む酸窒化物膜を成膜し、
水素原子の供給源となる化合物を含む雰囲気で、300−350℃で加熱処理して、前記酸窒化物膜中に水素原子を拡散することを特徴とする導電性酸窒化物膜を有する電極の作製方法。 - 水酸基を有する膜、又は水素添加された膜上に、インジウム、ガリウム、及び亜鉛を含む酸化物を成分とするターゲットを、窒素ガスを含む雰囲気中でスパッタリングして、少なくともインジウム、ガリウム、及び亜鉛を含む酸窒化物膜を成膜し、
300−350℃で加熱処理して、前記酸窒化物膜中に水素原子を拡散することを特徴とする導電性酸窒化物膜を有する電極の作製方法。 - 水素原子の供給源となる化合物を含む雰囲気中で、インジウム、ガリウム、及び亜鉛を含む酸化物を成分とするターゲットを、窒素ガスを含む雰囲気中でスパッタリングして、少なくともインジウム、ガリウム、及び亜鉛を含む酸窒化物膜を成膜し、
300−350℃で加熱処理することを特徴とする導電性酸窒化物膜を有する電極の作製方法。 - インジウム、ガリウム、及び亜鉛を含む酸窒化物からなり、水素原子を含有し、酸素(O)に対する窒素(N)の組成比(N/O)が10原子%以上50原子%以下の範囲であることを特徴とする導電性酸窒化物を有する電極。
