Description
(1)式:=N−NH−で示される構造を有するヘテロ五員環芳香族化合物(3個のNが連続するものを除く)を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以下であるもの、
(2)式:−N=C(SH)−X−(式中、XはNH、O又はSを示す。)で示される構造を有するヘテロ五員環化合物を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以下であるもの、及び
(3)窒素原子(N)を少なくとも1個有するヘテロ六員環芳香族化合物を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以上であるもの、
からなる群より選ばれる少なくとも1種の化合物からなるCu表面保護剤と、Cu(銅)と錯体又はキレートを形成し得る化合物と、水とを含み、pHが4〜9である残渣除去液。
I.半導体ドライプロセス後の残渣除去液
本発明のドライエッチング及び/又はアッシング後の半導体基板に存在する残渣の除去液は、
(1)式:=N−NH−で示される構造を有するヘテロ五員環芳香族化合物(3個のNが連続するものを除く)を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以下であるもの、
(2)式:−N=C(SH)−X−(式中、XはNH、O又はSを示す。)で示される構造を有するヘテロ五員環化合物を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以下であるもの、及び
(3)窒素原子(N)を少なくとも1個有するヘテロ六員環芳香族化合物を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以上であるもの、
からなる群より選ばれる少なくとも1種の化合物からなるCu表面保護剤と、Cuと錯体又はキレートを形成し得る化合物と、水とを含み、pHが4〜9であることを特徴とする。
本発明の残渣除去液で用いられるCu表面保護剤は、
(1)式:=N−NH−で示される構造を有するヘテロ五員環芳香族化合物(3個のNが連続するものを除く)を基本骨格として含む化合物であり、その水溶液(濃度10ppm、23℃)のpHが7以下であるもの、
(2)式:−N=C(SH)−X−(式中、XはNH、O又はSを示す。)で示される構造を有するヘテロ五員環化合物を基本骨格として含む化合物であり、その水溶液(濃度10ppm、23℃)のpHが7以下であるもの、及び
(3)窒素原子(N)を少なくとも1個有するヘテロ六員環芳香族化合物を基本骨格として含む化合物であり、その水溶液(濃度10ppm、23℃)のpHが7以上であるもの、
からなる群より選ばれる少なくとも1種の化合物からなる。
Cu表面保護剤を添加するドライプロセス後の残渣除去液の組成は、Cu、Si、有機物などを含有する残渣を除去できれば特に限定されないが、主成分であるCu残渣を除去するためには、Cuと錯体もしくはキレート形成し得る化合物を含むことが必要である。
本発明の残渣除去液には、さらにフッ素化合物を添加することにより、Low-k膜などの層間絶縁膜で形成されたパターンの側壁に付着する残渣を除去する効果が高められる。この残渣は、Cu変質物のほかにSiNなどのストッパー膜やLow-k膜、埋め込み剤などがドライエッチングでスパッタリングされたものであり、Siや有機物を含んでいる場合がある。この残渣の除去が十分できない場合や除去できたかどうか不安が残る場合に、より高い除去効果を付加するために、少量のフッ素化合物を添加することができる。
本発明の残渣除去液には、さらに界面活性剤を添加することもできる。界面活性剤は、疎水性の層間絶縁膜に対して濡れ性を増し、パターンの形状によっては薬液がいきわたらない場合などを防ぐためである。その種類は、カチオン系、アニオン系、ノニオン系など特に限定されない。濃度は0.00001〜5重量%、好ましくは0.0001〜3重量%である。0.00001重量%より少ないと界面活性効果が小さく、5重量%より多くても、その効果に変化はない。
残渣除去液(A)
本発明の残渣除去液は、ケト酸、ケト酸の塩及びアルデヒド酸の塩からなる群より選ばれる少なくとも1種とCu表面保護剤と水とを基本組成として含むことを特徴とする。さらに、ポリカルボン酸塩、Cuに配位し得る酸素原子を含む中性有機化合物、界面活性剤、フッ素化合物、酸化防止剤、亀裂防止剤などを添加することにより、より優れた機能を追加することが可能である。
本発明の除去液は、Cuと錯体又はキレートを形成し得る強酸(以下「強酸」とも呼ぶ)と、ポリカルボン酸塩と、Cu表面保護剤と、水とを基本組成として含むことを特徴とする。さらに、有機化合物、界面活性剤、フッ素化合物、亀裂防止剤、酸化防止剤などを添加することにより、より優れた機能を追加することが可能である。
Cuと錯体又はキレートを形成し得る強酸は、25℃でのpKaが3以下(好ましくは2以下、より好ましくは0〜2)であるブレンステッド酸であり、水素イオンH+と、Cuとキレートあるいは錯体を形成する剤(部分)とを供給して、ドライプロセス後の残渣を除去する機能を有する。
本発明の残渣除去液は、Cuに配位し得る2以上の酸素原子を有する中性有機化合物(以下「中性有機化合物」とも呼ぶ)及び/又はC4以上のモノアルコールと、水とを基本組成として含む水溶液であることを特徴とする。
ヒドロキシエステル類としては、例えば、乳酸メチル、乳酸エチル、乳酸ブチル、グリコール酸メチル、グリコール酸エチル、酒石酸ジメチル、酒石酸ジエチル、グリコール酸メチル等が挙げられる。そのうち、乳酸エチル、グリコール酸メチルが好ましい。
本発明の残渣除去液は、過塩素酸塩と水とを含む水溶液であることを特徴とする。
過塩素酸塩は、上記の残渣除去液(C)で挙げたものを用いることができる。具体的には、過塩素酸塩としては、アンモニア、ヒドロキシルアミン、第一級、第二級又は第三級アミン、第四級アンモニウム及びポリアミンからなる群より選ばれる少なくとも1種とから形成される塩であり、過塩素酸アンモニウム、過塩素酸メチルアミン塩、過塩素酸プロパンポリアミン塩、過塩素酸トリエチレンテトラミン塩などがあげられる。これらの中で過塩素酸アンモニウムが好ましい。
本発明の残渣除去液の対象物は、主として除去されるべきCu酸化膜及びドライプロプロセス後の残渣と保護されるべきCu表面である。
II.Cu酸化物及び/又はドライプロセス後の残渣の除去
本発明の残渣除去方法は、主として、ダマシン、デュアルダマシンなどの構造やキャパシタ構造の形成工程において、ドライプロセス(ドライエッチング及び/又はアッシング)後の半導体基板に存在する残渣を除去する方法である。具体的には、ドライプロセス後のCu/Low-k多層配線構造を有する半導体基板に存在する残渣を、上記の残渣除去液を用いて除去する。
Cu表面保護剤1:インダゾール(ACROS ORGANICS社製)
Cu表面保護剤2:2-メルカプトベンゾチアゾール(ACROS ORGANICS社製)
Cu表面保護剤3:2,4,6-トリアミノピリミジン(ACROS ORGANICS社製)
実施例を表2〜12に示し、比較例を表12〜15に示した。テスト結果の判定基準を表1に示す。
実施例1〜27の薬液は、表2に記載の組成及び配合割合で調製した。pHは約6.5になるように調整した。実施例1〜27の薬液を用いてテストした結果を表3に示す。
実施例28〜41の薬液は、表4に記載の組成及び配合割合で調製した。実施例28〜41の薬液を用いてテストした結果を表5に示す。pHは約5になるように調整した。
実施例42〜53の薬液は、表6に記載の組成及び配合割合で調製した。実施例42〜53の薬液を用いてテストした結果を表7に示す。

Claims (17)
- ドライエッチング及び/又はアッシング後の半導体基板に存在する残渣の除去液であって、
(1)式:=N−NH−で示される構造を有するヘテロ五員環芳香族化合物(3個のNが連続するものを除く)を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以下であるもの、
(2)式:−N=C(SH)−X−(式中、XはNH、O又はSを示す。)で示される構造を有するヘテロ五員環化合物を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以下であるもの、及び
(3)窒素原子(N)を少なくとも1個有するヘテロ六員環芳香族化合物を基本骨格として含む化合物であり、その水溶液(10ppm、23℃)のpHが7以上であるもの、
からなる群より選ばれる少なくとも1種の化合物からなるCu表面保護剤と、Cu(銅)と錯体又はキレートを形成し得る化合物と、水とを含み、pHが4〜9である残渣除去液。 - 前記(1)で示される化合物が、インダゾール類、ピラゾール類、及び1,2,4-トリアゾール類から選ばれる化合物であり、前記(2)で示される化合物が、メルカプトイミダゾール類、メルカプトオキサゾール類、メルカプトチアゾール類、メルカプトチアゾリン類、メルカプトベンゾイミダゾール類、メルカプトベンゾオキサゾール類、及びメルカプトベンゾチアゾール類から選ばれる化合物であり、及び前記(3)で示される化合物が、ピリジン類、ピリミジン類、ピリダジン類、ピラジン類、キノリン類、又はキナゾリン類、キノキサリン類、及びシンノリン類から選ばれる化合物である、請求項1に記載の残渣除去液。
- 前記(1)で示される化合物が、インダゾール、3-ヒドロキシインダゾール、3-クロロ-1H-インダゾール、5-アミノインダゾール、5‐ニトロインダゾール、6-アミノインダゾール、6-ニトロインダゾール、3‐ブロモ‐7‐ニトロインダゾール、7‐ニトロインダゾール、インダゾール-3-カルボン酸、1-ベンジル-1H-インダゾール-3-オール、ピラゾール、3,5-ジメチルピラゾール、及び1,2,4-トリアゾールから選ばれる化合物であり、前記(2)で示される化合物が、2-メルカプトベンゾイミダゾール、2-メルカプトイミダゾール、2-メルカプトオキサゾール、2-メルカプトベンゾオキサゾール、2-メルカプトチアゾール、2-メルカプトベンゾチアゾール、及び2‐チアゾリン‐2‐チオールから選ばれる化合物であり、前記(3)で示される化合物が、メチルピリジン、アミノピリジン、2,4-ジアミノピリミジン、2,4,6-トリアミノピリミジン、ピリダジン、3-アミノピラジン-2-カルボン酸、及び4-アミノキノリンから選ばれる化合物である、請求項1に記載の残渣除去液。
- 前記Cu表面保護剤が、前記(1)〜(3)からなる群より選ばれる2種以上の化合物からなる請求項1に記載の残渣除去液。
- 前記残渣除去液中のCu表面保護剤の含有量が0.1〜4000ppmである請求項1に記載の残渣除去液。
- 前記残渣除去液中の、前記(1)で示される化合物からなるCu表面保護剤の含有量が0. 1〜3000ppmであり、前記(2)で示される化合物からなるCu表面保護剤の含有量が0.1〜5ppmであり、前記(3)で示される化合物からなるCu表面保護剤の含有量が10〜1000ppmである請求項1に記載の残渣除去液。
- 前記Cuと錯体又はキレートを形成し得る化合物が、ケト酸、ケト酸塩、アルデヒド酸塩、ポリカルボン酸塩、Cuと錯体又はキレートを形成し得る強酸、Cuに配位し得る酸素原子を有する中性有機溶媒、及び/又はC4以上のモノアルコールである請求項1に記載の残渣除去液。
- 前記Cuと錯体又はキレートを形成し得る化合物が、ケト酸、ケト酸塩及びアルデヒド酸塩からなる群より選ばれる少なくとも1種である請求項7に記載の残渣除去液。
- 前記Cuと錯体又はキレートを形成し得る化合物が、Cuと錯体又はキレートを形成し得る強酸及びポリカルボン酸塩である請求項7に記載の残渣除去液。
- 前記Cuと錯体又はキレートを形成し得る化合物が、Cuに配位し得る2以上の酸素原子を有する中性有機化合物及び/又はC4以上のモノアルコールである請求項7に記載の残渣除去液。
- 前記Cuと錯体又はキレートを形成し得る化合物が、過塩素酸塩である請求項7に記載の残渣除去液。
- さらにフッ素化合物を含む請求項1に記載の残渣除去液。
- さらに界面活性剤を含む請求項1に記載の残渣除去液。
- ドライエッチング及び/又はアッシング後の半導体基板に存在する残渣を除去する方法であって、ドライエッチング及び/又はアッシング後の半導体基板を、請求項1に記載の残渣除去液と接触させることを特徴とする残渣の除去方法。
- 前記半導体基板が、配線材料としてCuを有し層間絶縁材料として低誘電率膜(Low-k膜)を有する請求項14に記載の残渣除去方法。
- 半導体デバイスの製造方法であって、(1)配線材料としてCuを有し層間絶縁材料として低誘電率膜(Low-k膜)を有する半導体基板をドライエッチング及び/又はアッシングする工程、及び(2)上記(1)で処理された半導体基板を請求項1に記載の残渣除去液と接触させる工程を含むことを特徴とする製造方法。
- さらに、(3)上記(2)で処理された半導体基板を、不活性ガス中又は真空中で180℃以上に加熱する工程を含むことを特徴とする請求項16に記載の半導体デバイスの製造方法。
