Description

発明の分野
本発明はマイクロ電気機械システムデバイスに関する。特に、本発明はマイクロ電気機械システムデバイス内の薄膜構造に、およびそのような薄膜構造の電気機械的および光学的な応答に関する。
発明の背景
今日、マイクロ製造技術を使用して広く多様なマイクロ電気機械システム(MEMS)デバイスが製造され得る。これらMEMSデバイスの例はモーター、ポンプ、バルブ、スイッチ、センサー、ピクセルなどを含む。
これらMEMSデバイスは多くは、光学、電気および機械分野のような異なる分野からの原理および現象を動力に利用する。このような原理および現象は、動力に利用することが巨視的世界では表面上困難ではあるが、このような現象が強まるMEMSデバイスの微視的世界においては非常に有用になることがある。例えば、巨視的世界では動力に利用するには弱すぎると一般的に考えられている静電力は、MEMSデバイスの微視的世界においてはこれらのデバイスを多くの場合高速および低電力消費で作動させるのに十分強いものである。
MEMSデバイスで使用する材料は、光学、電気、および機械分野におけるそれらの固有の特性および例えば駆動電圧または作動電圧のような入力に対するそれらの特有の応答に基づいて一般的に選択される。
MEMSデバイスの製造に影響を及ぼす1つの問題は、いくつかの場合、例えば入射光に対する光学的応答のような、入力に対し非常に望ましい応答を有する材料は、作動電圧または駆動電圧に対する電気機械的応答のような、入力に対し望ましくない応答をも有することがあるということである。望ましくない応答を克服する、または少なくとも減少させるために、新たな材料が多くの場合多大な費用をかけて発見または開発されなければならない。
MEMSデバイスの製造についてのもう1つ他の問題は、時々、その特有の応答のために選択された材料が個々のマイクロ製造プロセス中に使用する化学薬品に曝されるために損傷することがあるということである。これによりこの材料は入力に対する特有の応答がより少なく現われるものとされる。
発明の概要
1つの実施形態において、本発明はマイクロ電気機械システムデバイスの製造方法を供する。この方法は、マイクロ電気機械システムデバイスを製造する方法であって、特有の電気機械的応答、および特有の光学的応答を有し、前記特有の光学的応答は望ましいものであり、かつ前記特有の電気機械的応答は望ましくないものであるところの少なくとも1つのフィルムを含む第1層を形成することと;前記第1層の前記特有の電気機械的応答を、前記マイクロ電気機械システムデバイスの作動中の電荷蓄積を制御することにより変更することとを含む
詳細な説明
マイクロ電気機械システム(MEMS)デバイス内の個々の構造または層は入射光の形での入力に対するその光学的応答のために望ましいものであり得るが、同時に作動電圧または駆動電圧の形の入力に対し望ましくない電気機械的応答も有し得る。本発明はこの構造または層の電気機械的応答を操作または制御し、それによりこの望ましくない電気機械的応答を少なくとも減少させる技術を開示する。
MEMSデバイスの例示的であるが非制限的な例として、図面の図1に示す干渉変調器(IMOD])デバイス10を考えられたい。図1を参照すると、IMODデバイス10は、本発明の観点を不明瞭にしないように、説明の目的のために非常に簡略化されていることがわかるであろう。
IMODデバイス10は透明層12、および透明層12からエアギャップ16によって離間されている反射層14を含む。透明層14は柱18に支持され、かつ透明層12に向かって静電的に変位可能であり、それによりエアギャップ16を閉じる。駆動機構22に接続している電極20は反射層14の静電変位をもたらすために使用される。図1は駆動されていない、または変位されていない状態にある反射層14を示し、図2は駆動された、または変位された状態にある反射層14を示す。反射層14は透明層12と接触するときに入射光に対する望ましい光学的応答を生じるように選択される。1つのIMOD設計において、透明層12はSiOを含むことができる。電極20および透明層12は基板24上に形成される。基板24、電極20、およびその上にある透明層12を以後「薄膜スタック」と呼ぶこととする。
典型的に、複数のIMODデバイス10が大きなアレイとして形成され、反射ディスプレイ内のピクセルを形成する。このような反射ディスプレイ内では、各々のIMODデバイス10はピクセルを実質的に規定し、ピクセルは駆動されていない状態にあるときに特有の光学的応答を有し、駆動された状態にあるときに特有の光学的応答を有する。この反射ディスプレイ内のIMODが、駆動されていない状態にあるときには赤、青または緑の光を反射し得、駆動された状態にあるときには光を吸収し得るように、透明層12、およびエアギャップ16のサイズを選択することができる。
反射ディスプレイの動作中、情報を伝送するためにIMODデバイス10は、迅速に付勢され、消勢されることが理解されるであろう。付勢されたとき、IMOD10デバイスの反射層14は透明層12に向けて静電的に変位し、IMOD10が消勢されたとき、反射層14は駆動されていない状態に戻される。反射層14を駆動された状態に維持するために、バイアス電圧を各々のIMODデバイス10にかける。
IMODデバイスの反射層14を図面の図2に示すような駆動された状態に静電的に駆動するために要する電圧として定義される作動電圧Vactuationが、反射層14が図面の図1に示すような変位されていない状態に戻る電圧として定義される解放電圧Vreleaseと等しいなら、そのとき、反射ディスプレイ内の各々それぞれのIMODデバイス10の反射層14を駆動された状態に維持するために反射ディスプレイ内の全てのIMOD10に印加することができ適切なバイアス電流Vbiasを選択することは非常に困難となる。反射ディスプレイ内の各々のIMOD10は、例えば層12、14等の厚さの差異など、わずかな差異を有することがあり、それが各々のIMOD10に対して異なる解放電圧Vreleaseを実際にもたらすことが、この理由である。さらに、ライン抵抗のため、ディスプレイ内部の位置に基づく、各々のIMOD10に印加される実際の電圧の差異があるであろう。これは、反射ディスプレイ内部の各々それぞれのIMOD10の反射層14をその駆動された状態に維持するであろうVbiasの値を選択することを、不可能でないにしろ、非常に困難にさせる。これは、その透明層12がSiOを含む、IMOD10の反射層14の観測されたヒステリシス挙動を示す図面の図3を参照して説明される。
図3を参照すると、SiOの透明層を含むIMOD10について、印加電圧(ボルト)をX軸にプロットし、それに対してボルトで測定された光学的応答をY軸にプロットする曲線30が示されている。分かり得るように、反射層14の作動は約12.5ボルト、すなわちVactuationが12.5ボルトと等しいときに起き、その後、印加電圧が12.5ボルト以下に落ちたとき、すなわちVreleaseが12.5Vに等しいときに反射層はその駆動されていない状態に戻る。従って、透明層12がSiOのみで形成されているIMODデバイス10の反射層14はヒステリシスを示さない。それゆえに、SiOしか持たない透明層12を各々含むIMODデバイスを使用して反射ディスプレイを製造するならば、Vbiasの値を選択することは不可能であろう。例えば、Vbiasを12.5ボルトと選択するならば、反射ディスプレイのIMODデバイス10内の差異のために、少なくともいくつかのIMODデバイス10に対し、12.5ボルトのVbiasはこれらのIMODデバイス10の反射層14を駆動された状態に維持することはできない。
反射ディスプレイ内部の各々それぞれのIMOD10の反射層14をその駆動された状態に十分維持するに十分なVbiasを選択するために、反射ディスプレイ内のそれぞれのIMODデバイス10の各々の反射層14はVactuationとVreleaseとの間のゼロでない差異として定義されるある程度のヒステリシスを示すことが必要である。
各々のIMODデバイス10の反射層14の電気機械的応答は、反射層14の電気機械的特性および透明層12の電気的特性に決定されることが明らかであろう。1つの具体的なIMODデバイスの設計において、透明層12は反射層14がそれに接触するときに望ましい光学的応答を与えるSiOを含む。しかし、SiOを含む透明層12はある電気的特徴または特性を有し(SiOは負電荷をトラップする)、反射層14のヒステリシス挙動に影響を与える。従って、透明層12は望ましい光学的応答を有するが、駆動電圧または作動電圧に対する望ましくない電気機械的応答を有し、それは反射層14のヒステリシス挙動に影響を与える。
本発明の実施形態によると、透明層12の電気機械的挙動は、追加の層を薄膜スタックに追加することにより変化させる。この追加の層は、反射層14のヒステリシス挙動への透明層12の影響を、少なくとも最小化、または補償する。
本発明の1つの実施形態において、この追加の層は、既知の蒸着技術に従って透明層12の上に堆積されるAlを含む。これは図面の図4に示すように、基板42、電極44、SiO反射層46および電荷トラップ層として機能するAl層48を有する薄膜スタック40を作り出す。
図面の図5は薄膜スタック40を含むIMODデバイス10についてのヒステリシス曲線50を示す。ヒステリシス曲線30と同様に、印加電圧をボルトでX軸にプロットし、光学的応答をボルトでY軸にプロットしている。ヒステリシス曲線50はVactuation(7.8ボルト)とVrelease(5.0ボルト)との間の差異として定義される2.8ボルトのヒステリシスウィンドーを示す。反射ディスプレイ内の個々のIMOD10が各々、ヒステリシスをヒステリシス曲線50に従って示すそれぞれの反射層14を有する場合、Vbiasの値を5ボルトから7.8ボルトの間で選択することができ、反射ディスプレイ内の各々それぞれのIMOD10の反射層14をその駆動された状態に維持する機能を効果的になし得ることがわかるであろう。本発明の他の実施形態においては、薄膜スタックは、反射層の下だけでなく上にもAl層を含むようにさらに修飾することができる。この実施形態は図面の図6に示しており、薄膜スタック60は、基板62、電極64、第1Al層66、SiO透明層68および第2Al層70を含むことが理解されるであろう。
図面の図7は、図面の図6に示した薄膜スタック60を有するIMODデバイス10の透明層14についてのヒステリシス曲線80を示す。分かり得るように、ヒステリシスウィンドーは今度はより広く、すなわちVactuation(9ボルト)とVrelease(4.5ボルト)との間の差異である4.5ボルトである。
しかし、高い電荷トラップ密度を有する他の材料を使用してもよい。これらの材料は、Alの化学量論から外れた変形のAlO、窒化珪素(Si)、その化学量論から外れた変形(SiN)、および五酸化タンタル(Ta)およびその化学量論から外れた変形(TaO)を含む。これらの材料の全てはSiOよりも大きさが数桁高い電荷トラップ密度を有し、どちらの極性の電荷もトラップする傾向がある。これらの材料は高い電荷トラップ密度を有するので、低い電荷トラップ密度を有し、かつ負電荷のみをトラップする親和性を有するSiOと比べると、これらの材料に電荷を出入りさせることは比較的容易である。
高い電荷トラップ密度を有する材料の他の例は、希土類金属酸化物(例えば酸化ハフニウム)、およびポリマー材料を含む。さらに、負または正のいずれかの電荷をトラップするようにドープされた半導体材料を使用して追加の層をSiO透明層12の上、および任意に下に形成してよい。
今までは、高い電荷トラップ密度を有する電荷トラップ層を使用してMEMSデバイス内の電荷蓄積を制御する、MEMSデバイスの電気機械的挙動を操作する技術を説明してきた。しかし、本発明は、その電荷トラップ密度に係らず、MEMSデバイスの電気機械的挙動を変化、または制御するためにいずれもの電荷トラップ層を使用することを包含することを理解すべきである。当然、高い、低い、または中程度の電荷トラップ密度のどの電荷トラップ層を選択するかは、MEMSデバイスのどのような電気機械的挙動が求められるかによって決定されるであろう。
いくつかの態様において、薄層または凝集体の形での金属の組み込みがMEMSデバイスでホストフィルムの電荷トラップ密度を操作するさらにもう一つの機構を提供する。ボイドを作ること、またはその材料特性に変形または周期性を作り出すことによるホストフィルムの構造化を使用して電荷トラップ特性を変化させることもできる。
本発明の他の実施形態によると、IMODデバイス10は、マイクロ製造プロセスにおいて化学エッチング剤に晒されることによるダメージまたは劣化から反射層12を保護するために、反射層12の上に堆積された薬品バリアー層を含む。例えば、1つの実施形態において、SiOを含む透明層12を、例えばXeFのような化学エッチング剤に対する薬品バリアーとして働く、Alを含むその上層で保護する。このような実施形態において、透明SiO層12をエッチング剤から保護する場合、SiOの不均一性を電気機械的挙動の付随する不均一性と共に消去し、それにより各々のIMODデバイス10内の透明層14にヒステリシスを示させる。
図8aおよび図8bはMEMSデバイス内での他の応用を示し、電荷トラップ層を使用してMEMSデバイス内の構造の電磁気挙動を制御するものである。
図8aを参照すると、参照番号90は静電的流体フローシステムの一部を一般的に示す。この静電的流体フローシステムは、その内部にU字型の流路94が形成されている基板92を含む。流路94は、例えばその化学的および機械的特性のために選ばれる第1材料の内側層96を含み、例えばその材料は特に耐磨耗性であり得、この流路内部の流体の流れによる劣化をほとんど示さないものであり得る。流路94は電荷トラップ特性のために選択される外側層98もまた含み、これについては以下でより詳細に説明する。
静電的流体フローシステム90は対の電極100および102をまた含み、それらを選択的に付勢して、流路94内流体中の電荷粒子を図面の図8bの矢印104で示す方向に変位させる。1つの実施形態において、外側層98は流体中の電荷をトラップし、それによりシステム101内の流体の流れのより強い制御を提供する。他の実施形態においては、層98はヒステリシス効果を消去または減少させるために電荷をトラップすることができる。
さて図面の図9を参照すると、電荷トラップ層を使用してMEMSデバイス内の構造の電気機械的挙動を変化させる別の応用が示されている。図9において、参照番号120は、軸方向に配列され、かつ124のステ−ターから離間したローター122を含むモーターを一般的に示す。分かり得るように、ステ−ター124は基板126上に形成され、かつ使用に際し駆動機構(図示せず)によって付勢される電極128を含む。ローター122はスピンドル132が固定されている円筒部130を含む。ローター122は、耐磨耗性を含む機械的特性のために選択することができる材料からできていてよいが、ローター122を回転させるために電極128を付勢する場合のような入力に応答して望ましくない電気的特性を有し得る。これらの望ましくない電気特性を補償すべく、ローター122の電気機械的挙動を変化させるための電荷トラップ層として効果的に作用させるために、層134および層136をローター122上に堆積させる
本発明を特定の例示的実施形態を参照して説明してきたが、特許請求の範囲において明らかにされる通りの本発明のより広い真意から逸れることなく、様々な改良および変形をこれら実施形態から作ることが可能であることは明白であるであろう。従って、明細書および図面は制限的な意味よりはむしろ例示的な意味であるとみなされるべきである。

Claims (23)

  1. 基板と、
    前記基板の上に設けられた電極と、
    前記電極の上に設けられたSiO を含む透明層と、
    前記透明層の上に設けられたエッチングバリアー層と、
    前記エッチングバリアー層に隣接して設けられたエアギャップと、
    入射光を反射する変位可能な層と
    を具備する装置。
  2. 前記エッチングバリアー層はXeFに対して耐性がある請求項1記載の装置。
  3. 前記エッチングバリアー層はAlを含む請求項1記載の装置。
  4. 干渉変調器である請求項1記載の装置。
