Description
【発明の詳細な説明】 〔概要〕 半導体装置の製造方法に関し、 低温プラズマCVD法によりカバレッジ良く、かつ膜質
の良好な絶縁膜を形成することができる半導体装置の製
造方法を提供することを目的とし、 水素含有化合物をソースガスに用い、マイクロ波パル
ス発振、又は、RFパルス発振により生成したプラズマを
用いたプラズマCVD法により、SiO2絶縁膜を形成した
後、熱処理する工程を含む半導体装置の製造方法におい
て、前記プラズマの生成条件として、前記マイクロ波パ
ルス発振時、又は、前記RFパルス発振時のOFF時間を0.5
ms以上とすることを特徴とする。

従来、放電反応装置で最も多く使用されてきたのが後
述する第9図に概略断面を示している平行平板のプラズ
マ表面処理装置である。この装置ではガス導入系と排気
系を備える真空容器内に対向設置された平行平板電極間
に電源から直流、交流、高周波等を印加して放電を発生
させ、その放電プラズマを用いてヒーター等で加熱また
はガス、あるいは冷却水で冷却された試料台に試料を設
置しプラズマ表面処理を施すものである。
述する第9図に概略断面を示している平行平板のプラズ
マ表面処理装置である。この装置ではガス導入系と排気
系を備える真空容器内に対向設置された平行平板電極間
に電源から直流、交流、高周波等を印加して放電を発生
させ、その放電プラズマを用いてヒーター等で加熱また
はガス、あるいは冷却水で冷却された試料台に試料を設
置しプラズマ表面処理を施すものである。
その他の同類の装置には平行平板電極を同軸円筒型電
極に変形、置換したり、電極数を増減したりした様々な
装置がある。しかし、これらの装置には共通して放電プ
ラズマの電子密度が低く高速の処理ができない欠点があ
るうえ、低温における緻密な薄膜形成が困難であるとい
う欠点がある。更に、膜自身のもつ熱ストレスが非常に
大きく、また真性内部応力も非常に大きな値を示し、か
つ均一に応力がかかるという問題点がある。また、被処
理基板が放電プラズマに直接接触しているため、荷電粒
子の照射を受けて基板が損傷するという問題点もある。

ラズマの電子密度が低く高速の処理ができない欠点があ
るうえ、低温における緻密な薄膜形成が困難であるとい
う欠点がある。更に、膜自身のもつ熱ストレスが非常に
大きく、また真性内部応力も非常に大きな値を示し、か
つ均一に応力がかかるという問題点がある。また、被処
理基板が放電プラズマに直接接触しているため、荷電粒
子の照射を受けて基板が損傷するという問題点もある。
この基板照射損傷を避けるため、放電プラズマを基板
から離れた場所で作りプラズマ中の活性種またはイオン
だけを被処理基板表面に輸送して表面処理を行う装置も
種々提供されているが、何れの装置も放電プラズマの密
度がかなり低いために、実用に耐える処理速度を得るに
は大電力の投入を必要とする等の欠点を残している。
から離れた場所で作りプラズマ中の活性種またはイオン
だけを被処理基板表面に輸送して表面処理を行う装置も
種々提供されているが、何れの装置も放電プラズマの密
度がかなり低いために、実用に耐える処理速度を得るに
は大電力の投入を必要とする等の欠点を残している。
従来方式のECRプラズマにより処理能力及び段差被覆
形状の制御を確保しようとした場合、以下のような問題
点が挙げられる。

即ち、大電力を注入するためにはプラズマ連続発振に
よる発振方式を採用した場合、その際基板にバイアス印
加させた場合イオンボンバートメント効果により水素の
打ち込み及び引き抜き作用が活発になり、SiO2膜中に水
素基特にO−H基の形成がなされる傾向にある。その結
果、熱処理による内部応力の大きな変化(SiO2膜中の水
素基の離脱やその結果生じるボンディングの再配列)が
生じ易く、膜質が劣化し易かった。

次に、その製造方法について説明する。
まず、第9図に示すECRプラズマCVD装置を用い、第8
図(a)に示すように、350℃程度のプラズマ連続発振
によるプラズマCVD法により基板31上にPSGを堆積して絶
縁膜32を形成する。
図(a)に示すように、350℃程度のプラズマ連続発振
によるプラズマCVD法により基板31上にPSGを堆積して絶
縁膜32を形成する。
次に、第8図(b)に示すように、例えばスパッタ法
により絶縁膜32上にAlを堆積した後、例えばRIEによりA
lをパターニングして配線パターン33を形成する。

この従来の製造方法はECRプラズマにより絶縁膜32、3
4処理能力及び段差被覆形状の制御を確保する際、大電
力を注入するためにプラズマ連続発振による発振方式を
採用していた。

上記した従来の半導体装置の製造方法は、プラズマ連
続発振によるプラズマCVD法により絶縁膜32、34を形成
する場合であり、通常のCVD法での400℃程度という高温
で形成する場合よりも350℃という低温で、しかもカバ
レッジ良く形成することができるという利点があるが、
通常のCVD法で形成する場合よりも絶縁膜32、34の膜質
が劣化するという問題があった。これは、特に温度を下
げる程顕著になるという傾向があった。
続発振によるプラズマCVD法により絶縁膜32、34を形成
する場合であり、通常のCVD法での400℃程度という高温
で形成する場合よりも350℃という低温で、しかもカバ
レッジ良く形成することができるという利点があるが、
通常のCVD法で形成する場合よりも絶縁膜32、34の膜質
が劣化するという問題があった。これは、特に温度を下
げる程顕著になるという傾向があった。
具体的には、処理能力及び段差被覆形状の制御を確保
しようとして大電力を注入するためにはプラズマ連続発
振による発振方式を採用し、その際基板にバイアス印加
させていた。このため、イオンボンバードメント効果に
より水素基の打ち込み及び引き抜き作用が活発になり絶
縁膜32、34中に水素基特にO−H基の形成がなされる傾
向にあった。その結果、熱処理が入ると熱処理による内
部応力の大きな変化(膜中の水素基の離脱やその結果生
じるボンディングの再配列)が生じ易く、膜質が劣化し
易かった。
しようとして大電力を注入するためにはプラズマ連続発
振による発振方式を採用し、その際基板にバイアス印加
させていた。このため、イオンボンバードメント効果に
より水素基の打ち込み及び引き抜き作用が活発になり絶
縁膜32、34中に水素基特にO−H基の形成がなされる傾
向にあった。その結果、熱処理が入ると熱処理による内
部応力の大きな変化(膜中の水素基の離脱やその結果生
じるボンディングの再配列)が生じ易く、膜質が劣化し
易かった。
そこで本発明は、低温プラズマCVD法によりカバレッ
ジ良く、かつ膜質の良好な絶縁膜を形成することができ
る半導体装置の製造方法を提供することを目的としてい
る。

本発明による半導体装置の製造方法は、上記目的を達
成するために、水素含有化合物をソースガスに用い、マ
イクロ波パルス発振、又は、RFパルス発振により生成し
たプラズマを用いたプラズマCVD法により、SiO2絶縁膜
を形成した後、熱処理する工程を含む半導体装置の製造
方法において、前記プラズマの生成条件として、前記マ
イクロ波パルス発振時、又は、前記RFパルス発振時のOF
F時間を0.5ms以上とすることを特徴とする。

実施例で後述する第3図に示すように、従来のプラズ
マ連続発振系による場合のSiO2膜は、Si-OHの吸収ピー
クが見られSiO2膜中に−OHが含有されていたのに対し、
本発明のパルス発振系による場合のSiO2膜はSi-OHの吸
収ピークが見られずSiO2膜中に−OHが含有されていない
ことが判った。このため、後述する表1に示すように、
従来のプラズマ連続発振系による場合のSiO2膜は、熱処
理による内部応力の大きな変化が生じ膜質が劣化し易い
のに対し、本発明のパルス発振による場合のSiO2膜は熱
処理による内部応力の変化はほとんどなく、膜質を劣化
させ難くすることができる。

クが見られSiO2膜中に−OHが含有されていたのに対し、
本発明のパルス発振系による場合のSiO2膜はSi-OHの吸
収ピークが見られずSiO2膜中に−OHが含有されていない
ことが判った。このため、後述する表1に示すように、
従来のプラズマ連続発振系による場合のSiO2膜は、熱処
理による内部応力の大きな変化が生じ膜質が劣化し易い
のに対し、本発明のパルス発振による場合のSiO2膜は熱
処理による内部応力の変化はほとんどなく、膜質を劣化
させ難くすることができる。
以下、本発明を図面に基づいて説明する。
第1図〜第7図は本発明に係る半導体装置の製造方法
の一実施例を説明する図であり、第1図は一実施例の製
造方法を説明する図、第2図〜第7図は本発明の効果を
説明する図である。これらの図において、1はSi等から
なる基板、2はPSG等からなる絶縁膜、3はAl等からな
る配線パターン、4はカバー膜として機能し得るSiO2等
からなる絶縁膜である。

説明する図である。これらの図において、1はSi等から
なる基板、2はPSG等からなる絶縁膜、3はAl等からな
る配線パターン、4はカバー膜として機能し得るSiO2等
からなる絶縁膜である。
次に、その製造方法について説明する。
まず、第1図(a)に示すように、ソースガスとして
例えばSiH4+N2Oガスを用いてプラズマ連続発振によるC
VD法により基板1上にPSGを堆積して膜厚が例えば0.6μ
mの絶縁膜2を形成する。

次に、第1図(b)に示すように、例えばスパッタ法
により絶縁膜2上にAlを膜厚が例えば0.7μmで堆積し
た後、例えばRIEによりAlをパターニングして配線パタ
ーン3を形成する。

そして、ソースガスとして例えばSiH4+N2Oガスを用
いてプラズマパルス発振によるCVD法により配線パター
ン3を覆うようにSiO2を堆積して膜厚が例えば0.5μm
のカバー膜としての絶縁膜4を形成することにより、第
1図(c)に示すような絶縁膜4でカバーされた配線構
造を得ることができる。ここでのプラズマパルス発振は
マイクロ波(RFでもよい)パルス発振であり、ピークパ
ワー400W、ON時間8m秒、OFF時間2m秒である。

ン3を覆うようにSiO2を堆積して膜厚が例えば0.5μm
のカバー膜としての絶縁膜4を形成することにより、第
1図(c)に示すような絶縁膜4でカバーされた配線構
造を得ることができる。ここでのプラズマパルス発振は
マイクロ波(RFでもよい)パルス発振であり、ピークパ
ワー400W、ON時間8m秒、OFF時間2m秒である。
次に、実験結果に基づいて本発明の効果についてを説
明する。第2図(a)〜(d)はマイクロ波、RF連続発
振、及びマイクロ波、RFパルス発振により制御された各
々の出力波形を示す図である。

第3図はこの第2図で示された条件下で成膜したSiO2
膜の赤外吸収スペクトルを示す図である。具体的には第
3図(a)は第2図(a)、(c)に示すマイクロ波、
RF連続発振によるCVD法により形成したSiO2膜の赤外吸
収スペクトルを示す図であり、第3図(b)は第2図
(b)、(d)に示すマイクロ波、RFパルス発振による
CVD法により形成したSiO2膜の赤外吸収スペクトルを示
す図である。

この第3図から、プラズマ連続系で発振制御させた場
合のSiO2膜はプラズマパルス系で発振制御させた場合の
SiO2膜に比べSi-OHの吸収ピークが大きいことが判っ
た。なお、第3図(a)、(b)に示すYはSi-OHの吸
収ピークがない場合を示しており、第3図(a)に示す
XはSi-OHが存在するため、ない場合の成分Yと本来あ
るべき成分Zとが合成されてフラットの形になってい
る。

SiO2膜に比べSi-OHの吸収ピークが大きいことが判っ
た。なお、第3図(a)、(b)に示すYはSi-OHの吸
収ピークがない場合を示しており、第3図(a)に示す
XはSi-OHが存在するため、ない場合の成分Yと本来あ
るべき成分Zとが合成されてフラットの形になってい
る。
この第3図の結果は以下の表1に示す内部応力の変化
に大きく対応している。

表1は各々の系(プラズマ連続発振系とプラズマパル
ス発振系)にて成膜を行ったSiO2膜の内部応力をアニー
ル処理前後で測定した結果であり、この表1から発振形
態の違いで大きくSiO2膜の膜質が異なっており、プラズ
マ連続発振系による場合のSiO2膜は熱処理による内部応
力の大きな変化が生じて膜質が劣化し易いのに対し、本
発明のプラズマパルス発振系による場合のSiO2膜は熱処
理による内部応力の変化はほとんどなく、膜質が劣化し
難いことが判る。

すなわち、このような従来のプラズマ連続発振系の場
合及び本発明のプラズマパルス発振系の場合において大
きな差異があることより、プロセス技術としてのブレー
クスルーは非常に大きな結果に結びつく事になる。その
大きな本発明の利点について下記に記す。

1) アニール処理等において従来のプラズマ連続発振
系の場合においては内部応力等が大きく圧縮応力から引
っ張り応力へ変化するのに対し、本発明のプラズマパル
ス発振系の場合ではほとんど変化しない。このことから
配線材料に対するダメージ(クラック等の損傷)が非常
に低減され大きな優位性を確保することができる。

2) また、膜中にO−H等の水素濃度及び水分の低減
を図ることができ、デバイスダメージ、ホットエレクト
ロン効果及び半導体界面準位の変動を抑制する効果が期
待できる界面近傍への水分等の浸透を防ぎ、2次的なス
ロートラップの効果を抑制することができる。

また、第4図〜第7図に示すように配線材料のストレ
ス断線に対して非常に効果があり、半導体デバイスの配
線の信頼性を著しく向上させることができる。ここでの
第4図〜第7図は各放置温度(100、150、200、250℃)
でのストレスマイグレーションの特性結果を示した図で
あり、各種プラズマ酸化膜をカバー膜に用いた時の配線
の断線不良の加速試験結果を示した図である。ここでは
第1図(c)に示す構造と同様の試料を作製し、カバー
膜の成膜条件を各々変化させている。
ス断線に対して非常に効果があり、半導体デバイスの配
線の信頼性を著しく向上させることができる。ここでの
第4図〜第7図は各放置温度(100、150、200、250℃)
でのストレスマイグレーションの特性結果を示した図で
あり、各種プラズマ酸化膜をカバー膜に用いた時の配線
の断線不良の加速試験結果を示した図である。ここでは
第1図(c)に示す構造と同様の試料を作製し、カバー
膜の成膜条件を各々変化させている。
即ち、第4図〜第7図に示す本発明1、2はプラズマ
パルス発振を用いて0.5μm、2.0μmのSiO2膜を形成し
た場合であり、比較例1、2はプラズマ連続発振を用い
て0.5μm、2.0μmのSiO2膜を形成した場合であり、比
較例3は低圧熱CVD法により2.0μmのSiO2膜を形成した
場合である。

た場合であり、比較例1、2はプラズマ連続発振を用い
て0.5μm、2.0μmのSiO2膜を形成した場合であり、比
較例3は低圧熱CVD法により2.0μmのSiO2膜を形成した
場合である。
本発明によれば、低温プラズマCVD法によりカバレッ
ジ良く、かつ膜質の良好な絶縁膜を形成することができ
るという効果がある。

- 【請求項1】水素含有化合物をソースガスに用い、マイ
クロ波パルス発振、又は、RFパルス発振により生成した
プラズマを用いたプラズマCVD法により、SiO2絶縁膜を
形成した後、熱処理する工程を含む半導体装置の製造方
法において、前記プラズマの生成条件として、前記マイ
クロ波パルス発振時、又は、前記RFパルス発振時のOFF
時間を0.5ms以上とすることを特徴とする半導体装置の
製造方法。
