Claims (20)

前記第1半導体チップと前記第2半導体チップとを横方向に接合する第1成形層(35)と、
前記相互接続チップを少なくとも部分的に封入する第2成形層(30)と、
前記第1成形層と前記第2成形層との間に配置されたポリマー層(50)と、を備える、
成形チップの組み合わせ。 - 前記第1半導体チップは、前記成形チップの組み合わせが回路基板(15)に実装される場合に前記回路基板に接続する第1の複数の相互接続(125)を含み、
前記第2半導体チップは、前記成形チップの組み合わせが前記回路基板に実装される場合に前記回路基板に接続する第2の複数の相互接続(110)を含む、
請求項1の成形チップの組み合わせ。 - 前記第1半導体チップは、前記第1の複数の相互接続に接続された第1非PHY領域(80)を含み、
前記第2半導体チップは、前記第2の複数の相互接続に接続された第2非PHY領域(70)を含む、
請求項2の成形チップの組み合わせ。 - 前記第1半導体チップは、第1非PHY領域(80)を含み、
前記第1半導体チップのPHY領域(75)は、それぞれ第1横方向寸法(X1)を有する第1グループの導体パッド(145)を有し、
前記第1半導体チップの非PHY領域は、それぞれ実質的に同じ前記第1横方向寸法を有する第2グループの導体パッド(145)を有し、
前記ポリマー層(50)は、前記第1グループの導体パッドと位置合わせされた複数の開口部(347)と、前記第2グループの導体パッドと位置合わせされた複数の相互接続された開口部(349)と、を有し、
前記ポリマー層は、前記複数の開口部の各々に導電性ピラー(150)を有し、前記相互接続された複数の開口部の各々に相互接続された導電性ピラー(150’)を有する、

第2PHY領域(65)及び第2非PHY領域(70)を有する第2半導体チップ(19)と、
前記第1PHY領域と前記第2PHY領域とを相互接続する相互接続チップ(85)と、
前記第1半導体チップと前記第2半導体チップとを横方向に接合する第1成形層(35)と、
前記第1成形層に接合され、前記相互接続チップ及び前記第1成形層を少なくとも部分的に封入する第2成形層(30)と、
前記第1成形層と前記第2成形層との間に配置されたポリマー層(50)と、を備える、
成形チップの組み合わせ。 - 前記第1半導体チップは、前記成形チップの組み合わせが回路基板(15)に実装される場合に前記回路基板に接続する第1の複数の相互接続(125)を含み、
前記第2半導体チップは、前記成形チップの組み合わせが前記回路基板に実装される場合に前記回路基板に接続する第2の複数の相互接続(110)を含む、
請求項8の成形チップの組み合わせ。 - 前記第1半導体チップの第1非PHY領域(80)は、前記第1の複数の相互接続に接続されており、
前記第2半導体チップの第2非PHY領域(70)は、前記第2の複数の相互接続に接続されている、
請求項9の成形チップの組み合わせ。 - 前記第1半導体チップのPHY領域(75)は、それぞれ第1横方向寸法(X1)を有する第1グループの導体パッド(145)を有し、
前記第1半導体チップの非PHY領域(80)は、それぞれ実質的に同じ前記第1横方向寸法を有する第2グループの導体パッド(145)を有し、
前記ポリマー層(50)は、前記第1グループの導体パッドと位置合わせされた複数の開口部(347)と、前記第2グループの導体パッドと位置合わせされた複数の相互接続された開口部(349)と、を有し、
前記ポリマー層は、前記複数の開口部の各々に導電性ピラー(150)を有し、前記複数の相互接続された開口部の各々に相互接続された導電性ピラー(150’)を有し、
前記第1半導体チップの非PHY領域は、前記相互接続された導電性ピラー上の別の導電性ピラー(370)を含み、
前記別の導電性ピラーは、前記第1横方向寸法よりも大きい第2横方向寸法を有する、
請求項8の成形チップの組み合わせ。 - 回路基板を備え、
前記成形チップの組み合わせは、前記回路基板に実装されている、
請求項8の成形チップの組み合わせ。 - 前記第1半導体チップはプロセッサを備え、前記第2半導体チップはメモリチップを備える、
請求項8の成形チップの組み合わせ。 - 第1半導体チップ(20)の第1PHY領域(75)と第2半導体チップ(19)の第2PHY領域(65)とを、相互接続チップ(85)を用いて相互接続することと、
前記第1半導体チップと前記第2半導体チップとを、第1成形層(35)を用いて合わせて成形することと、
前記相互接続チップを、第2成形層(30)を用いて少なくとも部分的に封入することと、
前記第1成形層と前記第2成形層との間にポリマー層(50)を塗布することと、を含む、
成形チップの組み合わせの製造方法。 - 前記成形チップの組み合わせが回路基板(15)に実装される場合に前記回路基板に接続する第1の複数の相互接続(125)を前記第1半導体チップに形成することと、
前記成形チップの組み合わせが前記回路基板に実装される場合に前記回路基板に接続する第2の複数の相互接続(110)を前記第2半導体チップに形成することと、を含む、
請求項14の方法。 - 前記第1半導体チップは、前記第1の複数の相互接続に接続された第1非PHY領域(80)を含み、
前記第2半導体チップは、前記第2の複数の相互接続に接続された第2非PHY領域(70)を含む、

前記方法は、
それぞれ第1横方向寸法(X1)を有する前記第1半導体チップのPHY領域の第1グループの導体パッド(145)と、それぞれ実質的に同じ前記第1横方向寸法を有する前記第1半導体チップの非PHY領域の第2グループの導体パッド(145)と、を形成することと、
前記第1グループの導体パッドと位置合わせされた複数の開口部(347)と、前記第2グループの導体パッドと位置合わせされた複数の相互接続された開口部(349)と、を前記ポリマー層(50)に設けることと、
前記複数の開口部の各々に導電性ピラー(150)を形成し、前記複数の相互接続された開口部の各々に相互接続された導電性ピラー(150’)を形成することと、を含む、
