Claims (10)
- 少なくとも1つの外部接続端子が形成された金属板に1つの電極部分で接続されたパワー半導体ベアチップと前記パワー半導体ベアチップの他の電極部分と電気的に接続された他の外部接続端子とからなるパワー半導体要素を複数配列して同一のパッケージ内に収容して形成したパワー半導体モジュールであって、
前記複数のパワー半導体要素の前記パワー半導体ベアチップの電極は、金属製コネクタにより、前記同一のパッケージ内で、前記複数のパワー半導体要素間で相互接続されており、
前記パッケージは前記複数のパワー半導体要素を電気絶縁性の樹脂で封止した樹脂モールドパッケージであり、
前記パワー半導体要素は、単一のパワー半導体ベアチップのパワー半導体パッケージ内部に用いられるものと同様の構成要素であり、前記樹脂モールドパッケージに封止して前記相互接続することにより電気的結合から外れる外部接続端子をそのまま有することを特徴とするパワー半導体モジュール。 - パワー半導体モジュールを用いた、電動パワーステアリング装置の制御装置であって、
前記パワー半導体モジュールは、少なくとも1つの外部接続端子が形成された金属板に1つの電極部分で接続されたパワー半導体ベアチップと前記パワー半導体ベアチップの他の電極部分と電気的に接続された他の外部接続端子とからなるパワー半導体要素を複数配列して同一のパッケージ内に収容して形成したパワー半導体モジュールであって、前記複数のパワー半導体要素の前記パワー半導体ベアチップの電極は、金属製コネクタにより、前記同一のパッケージ内で、前記複数のパワー半導体要素間で相互接続されており、前記パッケージは前記複数のパワー半導体要素を電気絶縁性の樹脂で封止した樹脂モールドパッケージであり、前記パワー半導体要素は、単一のパワー半導体ベアチップのパワー半導体パッケージ内部に用いられるものと同様の構成要素であり、前記樹脂モールドパッケージに封止して前記相互接続することにより電気的結合から外れる外部接続端子をそのまま有しており、
前記電動パワーステアリング装置に用いる3相ブラシレスモータの各1相の制御のための前記パワー半導体要素3つを同一のパッケージ内に収容した前記パワー半導体モジュールを3組有すると共に、前記電動パワーステアリング装置の電源側の制御のための前記パワー半導体要素2つを同一のパッケージ内に収容した前記パワー半導体モジュールを1組有し、
これら4組のパワー半導体モジュールは、前記電動パワーステアリング装置の制御装置又は前記3相ブラシレスモータの側面形状に合わせて曲面形状に形成され、前記電動パワーステアリング装置の制御装置又は前記3相ブラシレスモータの側面に配置されることを特徴とする電動パワーステアリング装置の制御装置。 - 前記1つの外部接続端子と前記他の外部接続端子とは、相互に平行に配置されている請求項1に記載のパワー半導体モジュール。
- 前記配列は、前記パワー半導体要素を平面上に並列して配列したものである請求項1又は3に記載のパワー半導体モジュール。
- 前記配列は、前記パワー半導体要素を仮想的な曲面に沿って並列して配列したものである請求項1又は3に記載のパワー半導体モジュール。
- 前記仮想的な曲面が円筒の側面であり、前記外部接続端子は前記円筒の主軸の方向と平行である請求項5に記載のパワー半導体モジュール。
- 前記配列は、前記パワー半導体要素を仮想的な三角柱の各側面に沿って並列して配列したものであり、前記仮想的な三角柱の内側にはヒートシンクを配し、前記外部接続端子は前記三角柱の主軸の方向と平行である請求項1、3又は4のいずれか1項に記載のパワー半導体モジュール。
- 前記金属板の材料が銅又はアルミニウムである請求項1、3乃至7のいずれか1項に記載のパワー半導体モジュール。
- 前記金属板は前記パッケージ内部から外部へ露出する露出部分を有しており、前記露出部分を外部に設けた放熱器に接続可能な請求項1、3乃至8のいずれか1項に記載のパワー半導体モジュール。
- 請求項1、3乃至9のいずれか1項に記載のパワー半導体モジュールを用いることを特徴とする電動パワーステアリング装置。
