Abstract
Description
<1>エポキシ樹脂と、25℃で液体の環状酸無水物と、コアシェル構造をもつ粒子とを含有し、EMD型回転粘度計を用いて測定される25℃における粘度が1.2Pa・s以下である電子部品用液状樹脂組成物。
本発明の電子部品用液状樹脂組成物はエポキシ樹脂と、25℃で液体の環状酸無水物と、コアシェル構造をもつ粒子とを含有し、EMD型回転粘度計を用いて測定される25℃における粘度が1.2Pa・s以下である。前記電子部品用液状樹脂組成物は充填性と硬化後の耐イオンマイグレーション性の両方に優れる。
以下、前記電子部品用液状樹脂組成物の物性及び成分について説明する。
前記電子部品用液状樹脂組成物は、EMD型回転粘度計を用いた25℃における粘度が1.2Pa・s以下である。前記粘度が1.2Pa・sを超えると、近年の電子部品の小型化、半導体素子の接続端子のファインピッチ化、配線基板の微細配線化に対応可能な流動性及び浸透性を確保できない場合がある。前記粘度は0.8Pa・s以下であることがより好ましく、0.7Pa・s以下であることがさらに好ましい。前記粘度の下限に特に制限はないが、実装性の観点から0.01Pa・s以上であることが好ましく、0.1Pa・s以上であることがさらに好ましい。
前記電子部品用液状樹脂組成物はエポキシ樹脂(A)を含む。前記エポキシ樹脂(A)は、1分子中に2個以上のエポキシ基を有するエポキシ樹脂であることが好ましく、電子部品用液状樹脂組成物に一般に使用されているエポキシ樹脂を特に制限なく用いることができる。
前記電子部品用液状樹脂組成物は常温で液体の環状酸無水物(B)を含む。常温で液体の環状酸無水物(B)は、例えばエポキシ樹脂(A)の硬化剤として機能する。また、常温で液体であることにより電子部品用液状樹脂組成物の流動性が向上する。さらに、常温で液体の環状酸無水物とコアシェル構造をもつ粒子とを組み合わせることにより金属の溶出を抑制し、接着性が向上するという効果が生じ、ファインピッチ化した電子部品装置に対する耐イオンマイグレーション性を向上させることができる。
本発明の電子部品用液状樹脂組成物はコアシェル構造をもつ粒子(C)を含む。前記コアシェル構造をもつ粒子(C)に特に制限はなく、公知のものを用いることができる。「コアシェル構造をもつ粒子」とは、核となる粒子の表面の一部もしくは表面全体が皮膜によって覆われた構造を有する粒子を意味する。コアシェル構造をもつ粒子(C)を含むことにより、電子部品用液状樹脂組成物に可とう性が付与され、接着力が向上すると共に金属の溶出が抑制され、耐マイグレーション効果を向上できる。
前記コアシェル構造をもつ粒子(C)は、電子部品用液状樹脂組成物中に均一に分散し、かつコアシェル構造をもつ粒子(C)が一次粒子の状態で安定して均一分散していることが、耐イオンマイグレーション性を向上させるために好ましい。このような分散状態を得るためには、コアシェル構造をもつ粒子(C)を予め有機溶媒、エポキシ樹脂、その他液状の有機化合物等に混合・分散させて得た予備混合物(C1)を電子部品用液状樹脂組成物中に混合することが効果的である。
前記電子部品用液状樹脂組成物は、酸化防止剤(D)をさらに含むことが好ましい。前記酸化防止剤(D)を含むことにより、耐イオンマイグレーション性をさらに向上でき、硬化物の劣化をより確実に抑制できる。酸化防止剤に特に制限はなく、従来公知のものを用いることができる。酸化防止剤としては、フェノール性水酸基のオルト位に少なくとも1つのアルキル基を有するフェノール化合物系酸化防止剤、ジシクロヘキシルアミン、有機硫黄化合物系酸化防止剤、アミン化合物系酸化防止剤、リン化合物系酸化防止剤等が挙げられる。
前記電子部品用液状樹脂組成物は、イオントラップ剤(E)をさらに含むことが好ましい。イオントラップ剤(E)を含むことにより、耐イオンマイグレーション性、耐湿性及び高温放置特性がより向上する傾向にある。

前記電子部品用液状樹脂組成物は、エポキシ樹脂と硬化剤の反応を促進する硬化促進剤(F)をさらに含むことが好ましい。硬化促進剤としては、電子部品用液状樹脂組成物の硬化性とポットライフを両立するためには、潜在性硬化促進剤が効果的である。潜在性硬化促進剤とは、ある特定の温度等の条件の下で硬化促進機能が発現されるものである。例えば、通常の硬化促進剤が、マイクロカプセル等で保護されたり、各種化合物と付加した塩の構造となっていたりするものが挙げられる。潜在性硬化促進剤は、特定の温度を超えるとマイクロカプセルや付加物から硬化促進剤が開放されて硬化促進機能を発現する。
前記電子部品用液状樹脂組成物は、無機充填剤(G)をさらに含むことが好ましい。無機充填剤(G)を含むことで、電子部品用液状樹脂組成物が硬化した際の熱膨張係数をより効果的に制御でき、クラック、剥離の発生をより確実に抑制できる。
前記電子部品用液状樹脂組成物は、カップリング剤を含んでもよい。カップリング剤を含むことにより、電子部品用液状樹脂組成物と電子部品との濡れ性や接着性を向上できる傾向にある。カップリング剤に特に制限は無く、従来公知のものを用いることができる。例えば、1級アミノ基、2級アミノ基及び3級アミノ基からなる群より選択される少なくとも1つを有するシラン化合物、エポキシシラン、メルカプトシラン、アルキルシラン、ウレイドシラン、ビニルシラン等のシラン化合物、チタン化合物、アルミニウムキレート化合物、アルミニウム/ジルコニウム化合物などが挙げられる。カップリング剤は1種を単独で用いても2種類以上を組み合わせて用いてもよい。
前記電子部品用液状樹脂組成物はレべリング剤を含んでもよい。レべリング剤を含むことで、電子部品用液状樹脂組成物の電子部品に対する濡れ性や浸透性を制御できる。レベリング剤に特に制限はなく、例としては一般的なシリコーン変性エポキシ樹脂を挙げることができる。シリコーン変性エポキシ樹脂の添加は電子部品用液状樹脂組成物のレベリング性及びフィレット形成性の向上、ボイドの低減に効果が有る。流動性確保の観点からは常温で液体であるシリコーン変性エポキシ樹脂が好ましい。シリコーン変性エポキシ樹脂は、液体の表面に局在化し、液体の表面張力を下げることができる。これにより、液体の濡れ性が高くなり、流動しやすくなるため、狭ギャップへの浸透性向上や巻き込みボイドの低減に効果がある。
前記電子部品用液状樹脂組成物は難燃剤を含んでもよい。難燃剤を含むことにより、電気的ショートが発生した場合の燃焼の拡大を抑制できる。難燃剤としては、臭素化エポキシ樹脂や三酸化アンチモンを用いることができる。安全性、環境対応性の観点からはノンハロゲン、ノンアンチモンの難燃剤を用いるのが好ましい。ノンハロゲン、ノンアンチモンの難燃剤としては、赤リン、フェノール樹脂等の熱硬化性樹脂等で被覆された赤リン、リン酸エステル、酸化トリフェニルホスフィン等のリン化合物、メラミン、メラミン誘導体、メラミン変性フェノール樹脂、トリアジン環を有する化合物、シアヌル酸誘導体、イソシアヌル酸誘導体等の窒素含有化合物、シクロホスファゼン等のリン及び窒素含有化合物、ジシクロペンタジエニル鉄等の金属錯体化合物、酸化亜鉛、錫酸亜鉛、硼酸亜鉛、モリブデン酸亜鉛等の亜鉛化合物、酸化鉄、酸化モリブデン等の金属酸化物、水酸化アルミニウム、水酸化マグネシウム等の金属水酸化物、下記組成式(III)で示される複合金属水酸化物などが挙げられる。
(組成式(III)で、M1、M2及びM3は互いに異なる金属元素を示し、a、b、c、d、p、q及びmは正の数、rは0又は正の数を示す。)
前記電子部品用液状樹脂組成物は希釈剤を含んでもよい。希釈剤を含むことで、電子部品用液状樹脂組成物の粘度を容易に調整できる。希釈剤に特に制限はないが、相溶性の観点からはエポキシ基を有する反応性希釈剤が好ましい。エポキシ基を有する反応性希釈剤としては、n−ブチルグリシジルエーテル、バーサティック酸グリシジルエーテル、スチレンオキサイド、エチルヘキシルグリシジルエーテル、フェニルグリシジルエーテル、ブチルフェニルグリシジルエーテル、1,6−ヘキサンジオールジグリシジルエーテル、ネオペンチルグリコールジグリシジルエーテル、ジエチレングリコールジグリシジルエーテル、トリメチロールプロパントリグリシジルエーテル等が挙げられる。これらの希釈剤は1種を単独で用いても2種以上を組み合わせて用いてもよい。
前記電子部品用液状樹脂組成物は、必要に応じて上記成分以外のその他の添加剤を含んでもよい。このような添加剤としては染料、カーボンブラック、酸化チタン、鉛丹等の着色剤、応力緩和剤、消泡剤、接着促進剤などが挙げられる。電子部品用液状樹脂組成物がこれらの添加剤を含む場合は、配線板及び半導体装置への適用時における電子部品用液状樹脂組成物の充填性や流動性を損なわない範囲で添加することが好ましい。
前記電子部品用液状樹脂組成物の調製方法は、上記成分を均一に分散混合できるのであれば特に制限はない。一般的な方法の例としては、所定量の成分をらいかい機、ミキシングロール、プラネタリミキサ、高圧湿式微粒化装置等を用いて混合、混練し、必要に応じて脱泡する方法を挙げることができる。
本発明の電子部品装置は、支持部材と、前記支持部材上に配置された電子部品と、前記電子部品を封止又は接着している前記電子部品用液状樹脂組成物の硬化物と、を含む。前記電子部品の封止又は接着に前記電子部品用液状樹脂組成物を使用するので、イオンマイグレーションを主原因とする電子部品の絶縁不良を低減することができる。このため、ファインピッチ化した電子部品であっても長期絶縁信頼性を確保することができる。
以下の材料を表1及び表2に示す質量部でらいかい機(株式会社石川工場製、製品名6RA)を用いて25℃で30分混練分散した。その後、脱泡装置(株式会社EME製、製品名UFO−20)を用いて25℃で10分真空脱泡した。これにより、実施例1〜34及び比較例1〜4の電子部品用液状樹脂組成物を調製した。
実施例2、6、8、12〜17、19、23、25、29〜34及び比較例2〜4では、市販のコアシェルエポキシ分散液1又はコアシェルエポキシ分散液2を予備混合物として使用した。
エポキシ樹脂2:エポキシ当量185のビスフェノールA型エポキシ樹脂(新日鐵化学株式会社製、商品名:YDF−127)
酸無水物1:無水酸当量234の常温で液体の環状酸無水物、三菱化学株式会社製、商品名:YH306、粘度0.13Pa・s)
酸無水物2:無水酸当量166の常温で液体の環状酸無水物、日立化成工業株式会社製、商品名:HN−2200、粘度0.07Pa・s)
酸無水物3:無水酸当量155の常温で固体の環状酸無水物、新日本理化株式会社製、商品名:リカシッドHH、「リカシッド」は登録商標)
アミン化合物:三菱化学株式会社製、商品名:jERキュアW(添加量:25phr(エポキシ樹脂100質量部に対して25質量部)、「jERキュア」は登録商標)
コアシェル粒子2:WackerChemie社製、商品名:GENIOPERL−P52(シリコーン系コア、アクリル系シェル、一次粒子平均粒径:100〜150nm)
コアシェル粒子を予備混合するためのエポキシ樹脂4:エポキシ当量165のビスフェノールF型液体エポキシ樹脂(三菱化学株式会社製、商品名:jER806、「jER」は登録商標)
コアシェル粒子を予備混合するためのエポキシ樹脂5:エポキシ当量163のビスフェノールF型エポキシ樹脂(新日鐵化学株式会社製、商品名:YDF−870GS)
コアシェルエポキシ分散液2:株式会社カネカ製、商品名:MX−960(シリコーン系コア、アクリル系シェル、一次粒子平均粒径:100〜500nm、ビスフェノールA型エポキシ樹脂、粒子含有量:25質量%)
カップリング剤:γ−グリシドキシプロピルトリメトキシシラン(信越化学工業株式会社製、商品名:KBM−403)
レベリング剤:水酸基当量750のフェノール変性シリコーン(東レ・ダウコーニング株式会社製、商品名:BY16−799)とビスフェノールF型液体エポキシ樹脂(新日鐵化学株式会社製、商品名:YDF−8170C)を質量比1/1で、130℃で6時間加熱混融して得られたシリコーン変性エポキシ樹脂
硬化促進剤2:旭化成イーマテリアルズ株式会社製、商品名:ノバキュアHX−3921HP)
酸化防止剤1:3,9−ビス[2−〔3−(3−t−ブチル−4−ヒドロキシ−5−メチルフェニル)プロピオニルオキシ〕−1,1−ジメチルエチル]−2,4,8,10−テトラオキサスピロ[5.5]ウンデカン(株式会社ADEKA製、商品名:AO−80)
酸化防止剤2:ジシクロヘキシルアミン(新日本理化株式会社製、商品名:D−CHA−T)
イオントラップ剤:ビスマス系イオントラップ剤(東亞合成株式会社製、商品名:IXE−500、「IXE」は登録商標)
無機充填剤:比表面積1m2/g、平均粒径4μmの球状合成シリカ(MRCユニテック株式会社製、商品名QS−4F2)
実施例1〜34及び比較例1〜4で作製した電子部品用液状樹脂組成物を次の各試験により評価した。結果を表1及び表2に示す。
コーン角度3゜、コーン半径14mmのコーンロータを装着したEMD型回転粘度計(株式会社トキメック製)を用い、25±1℃に保たれた電子部品用液状樹脂組成物について、100rpmで1分間回転させた時の測定値に換算係数0.0125を乗じ、これを電子部品用液状樹脂組成物の粘度とした。
150℃の熱板上に0.1gの電子部品用液状樹脂組成物を滴下し、スパチュラで広がりすぎないようにかき混ぜた。滴下した後、電子部品用液状樹脂組成物の粘度が上がり、スパチュラを上に持ち上げた時に糸引き無く電子部品用液状樹脂組成物が切断されるまでの時間をゲル化時間とした。
電子部品用液状樹脂組成物を150℃、2時間の条件で硬化させ、50mm×50mm×1mmの試験片を作製した。前記試験片の初期質量W1を測定した後、85℃/85%の高温高湿槽に入れ、100時間後の質量W2を測定した。下式により吸水率を求めた。

ポリイミドフィルム(東レ・デュポン株式会社製、商品名:カプトン(「カプトン」は登録商標))上に電子部品用液状樹脂組成物を1mm厚の量で塗布し、150℃、2時間の条件で硬化させ、長さ50mm、幅10mmの短冊状に切断して試験片を得た。引張試験器(株式会社島津製作所製)を用い、前記試験片からポリイミドフィルムを90度上向きで剥離させる際のピール強度を測定し、このピール強度を接着力とした。
2枚のガラスで厚さ20μmのSUS製スペーサーを挟み、幅5mm、高さ20μmの流路を作った。これを70℃のホットプレート上に水平に置いた後、電子部品用液状樹脂組成物を流路の開口部に滴下し、流路中に深さ20mmまで浸入する時間を測定した。3分未満を良、3分以上を不良とした。
図1(a)及び図1(b)に示すCOFの基板2と半導体素子1との隙間に実施例1〜34及び比較例1〜4で作製した電子部品用液状樹脂組成物をディスペンス法によって塗布し、150℃、2時間で硬化させて試験サンプルを作製した。この試験サンプルでは、接続端子4はAuで形成されたものを使用した。フレキシブル基板(FPC)2の外形は、短辺25mm×長辺40mmであり、基板2上に実装されている半導体素子1のサイズは、短辺2mm×長辺20mmであった。隣接する接続端子4間のギャップは約10μmであり、半導体素子1と基板2の隙間は約20μmであった。

Claims (15)
- エポキシ樹脂と、25℃で液体の環状酸無水物と、コアシェル構造をもつ粒子とを含有し、EMD型回転粘度計を用いて測定される25℃における粘度が1.2Pa・s以下である電子部品用液状樹脂組成物。
- 前記コアシェル構造をもつ粒子がエポキシ樹脂に予備混合された予備混合物を用いて得られる請求項1に記載の電子部品用液状樹脂組成物。
- 前記予備混合物に含まれる遊離塩素イオン量が100ppm以下である請求項2に記載の電子部品用液状樹脂組成物。
- 前記コアシェル構造をもつ粒子のコアがポリシロキサン化合物を含む請求項1〜請求項3のいずれか1項に記載の電子部品用液状樹脂組成物。
- 前記コアシェル構造をもつ粒子の含有率が前記電子部品用液状樹脂組成物全体の1質量%以上10質量%以下である請求項1〜請求項4のいずれか1項に記載の電子部品用液状樹脂組成物。
- 前記常温で液体の環状酸無水物の無水酸当量が200以上である請求項1〜請求項5のいずれか1項に記載の電子部品用液状樹脂組成物。
- さらに酸化防止剤を含有する請求項1〜請求項6のいずれか1項に記載の電子部品用液状樹脂組成物。
- さらにイオントラップ剤を含有する請求項1〜請求項7のいずれか1項に記載の電子部品用液状樹脂組成物。
- さらに硬化促進剤を含有する請求項1〜請求項8のいずれか1項に記載の電子部品用液状樹脂組成物。
- さらに無機充填剤を含有し、かつ前記無機充填剤の含有率が前記電子部品用液状樹脂組成物全体の10質量%以下である請求項1〜請求項9のいずれか1項に記載の電子部品用液状樹脂組成物。
- 配線基板上に電子部品がフリップチップ接続された構造を有する電子部品装置に用いられる請求項1〜請求項10のいずれか1項に記載の電子部品用液状樹脂組成物。
- 前記配線基板がフィルムを基材としている前記電子部品装置に用いられる請求項11に記載の電子部品用液状樹脂組成物。
- 支持部材と、前記支持部材上に配置された電子部品と、前記支持部材及び前記電子部品を封止又は接着している請求項1〜請求項12のいずれか1項に記載の電子部品用液状樹脂組成物の硬化物と、を含む電子部品装置。
- コアシェル構造をもつ粒子及び第一のエポキシ樹脂の予備混合物と、第二のエポキシ樹脂と、25℃で液体の環状酸無水物と、を混合することを含む、電子部品用液状樹脂組成物の製造方法。
- 前記予備混合物に含まれる遊離塩素イオン量が100ppm以下である請求項14に記載の電子部品用液状樹脂組成物の製造方法。
