Abstract
【解決手段】半導体基板の表面を熱酸化させることで、酸化膜が形成された半導体基板を形成する。そして、窒素原子を有するガス雰囲気下においてプラズマを発生させることにより、上記酸化膜の一部をプラズマ窒化させ、酸化膜上に窒素原子を含む絶縁膜が形成された半導体基板を得る。そして、窒素原子を含む絶縁膜とガラス基板を接合させた後、半導体基板を分離することで、ガラス基板上に窒素原子を含む絶縁膜、酸化膜、薄膜の半導体膜が順に積層されたSOI基板を形成する。

本実施の形態では、本発明の一態様に係る、SOI基板及び半導体装置の作製方法について説明する。
本実施の形態では、脆化層102を形成する前に、絶縁膜103を形成するSOI基板及び半導体装置の作製方法について説明する。
本実施の形態では、半導体膜が貼り付けられたベース基板、所謂SOI基板を用いた半導体装置の作製方法の一例として、半導体素子の一つである薄膜トランジスタを作製する方法を説明する。複数の薄膜トランジスタを組み合わせることで、各種の半導体装置が形成できる。
本実施の形態では、本発明の半導体装置の作製方法を用いて形成される、液晶表示装置の画素の具体的な構成について説明する。図7は、液晶表示装置の画素の上面図を一例として示している。図8は図7に示した上面図の破線A1−A2における断面図に相当する。

- 熱酸化により、単結晶半導体基板上に酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、窒素原子を含む絶縁膜を形成し、
前記単結晶半導体基板とベース基板とを、前記酸化膜及び前記絶縁膜を間に挟んで貼り合わせ、
前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成するSOI基板の作製方法。 - 熱酸化により、単結晶半導体基板上に膜厚50nm乃至1100nmの酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、膜厚3nm乃至20nmの窒素原子を含む絶縁膜を形成し、
前記単結晶半導体基板とベース基板とを、前記酸化膜及び前記絶縁膜を間に挟んで貼り合わせ、
前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成するSOI基板の作製方法。 - 熱酸化により、単結晶半導体基板上に酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、窒素原子を含む絶縁膜を形成し、
前記単結晶半導体基板とベース基板とを、前記酸化膜及び前記絶縁膜を間に挟んで貼り合わせ、
前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成し、
前記単結晶半導体膜にレーザ光を照射するSOI基板の作製方法。 - 熱酸化により、単結晶半導体基板上に膜厚50nm乃至1100nmの酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、膜厚3nm乃至20nmの窒素原子を含む絶縁膜を形成し、
前記単結晶半導体基板とベース基板とを、前記酸化膜及び前記絶縁膜を間に挟んで貼り合わせ、
前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成し、
前記単結晶半導体膜にレーザ光を照射するSOI基板の作製方法。 - 請求項3または請求項4において、
前記レーザ光のエネルギー密度は、前記単結晶半導体膜を部分溶融させる程度の高さであるSOI基板の作製方法。 - 請求項1乃至請求項5のいずれか1項において、
前記ベース基板はガラス基板であるSOI基板の作製方法。 - 請求項1乃至請求項6のいずれか1項において、
前記熱酸化は、酸素と塩化水素とを用いているSOI基板の作製方法。 - 熱酸化により、単結晶半導体基板上に酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、窒素原子を含む絶縁膜を形成し、
前記単結晶半導体基板とベース基板とを、前記酸化膜及び前記絶縁膜を間に挟んで貼り合わせ、
前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成し、
前記単結晶半導体膜を所望の形状に加工する半導体装置の作製方法。 - 熱酸化により、単結晶半導体基板上に膜厚50nm乃至1100nmの酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、膜厚3nm乃至20nmの窒素原子を含む絶縁膜を形成し、

前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成し、
前記単結晶半導体膜を所望の形状に加工する半導体装置の作製方法。 - 熱酸化により、単結晶半導体基板上に酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、窒素原子を含む絶縁膜を形成し、
前記単結晶半導体基板とベース基板とを、前記酸化膜及び前記絶縁膜を間に挟んで貼り合わせ、
前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成し、
前記単結晶半導体膜にレーザ光を照射し、
前記レーザ光を照射した後、前記単結晶半導体膜を所望の形状に加工する半導体装置の作製方法。 - 熱酸化により、単結晶半導体基板上に膜厚50nm乃至1100nmの酸化膜を形成し、
プラズマ窒化により前記酸化膜の一部を窒化させることで、膜厚3nm乃至20nmの窒素原子を含む絶縁膜を形成し、
前記単結晶半導体基板とベース基板とを、前記酸化膜及び前記絶縁膜を間に挟んで貼り合わせ、
前記単結晶半導体基板を分離することにより、前記酸化膜及び前記絶縁膜を間に挟んで前記ベース基板上に単結晶半導体膜を形成し、
前記単結晶半導体膜にレーザ光を照射し、
前記レーザ光を照射した後、前記単結晶半導体膜を所望の形状に加工する半導体装置の作製方法。 - 請求項10または請求項11において、
前記レーザ光のエネルギー密度は、前記単結晶半導体膜を部分溶融させる程度の高さである半導体装置の作製方法。 - 請求項8乃至請求項12のいずれか1項において、
前記ベース基板はガラス基板である半導体装置の作製方法。 - 請求項8乃至請求項13のいずれか1項において、
前記熱酸化は、酸素と塩化水素とを用いている半導体装置の作製方法。
