Description
本出願は、2005年7月8日に出願された仮出願第60/697,895号と、2005年9月29日に出願された仮出願第60/721,926号の優先権の利益を主張する。
本発明は、一般的に基板、特にシリコンウエハのバッチ熱処理に関する。特に、本発明は、ウエハ支持タワーに用いられる補助リングに関する。
有利には、リングは例えば重力によりタワーに受動連結される。リングの内側または外側末端に形成される凹部で、またはその横方向の側上の段により、前記連結を提供できる。
エッジリング26がある理由で壊れる場合、新しいタワー10を組み込む必要なく、タワー10から除去して新しいエッジリングに交換できる。
エッジリング70について以前に述べたように、後部凹部がエッジリング110の環状の末端に接触するように構成されると、エッジリング110の後部凹部112、114は除去できる。
シリコンエッジリングは大きな効果を示すが、タワーまたはエッジリングが石英、炭化ケイ素、またはシリコン含浸炭化ケイ素のような他の材料からなっていても、着脱構成を含む本発明の他の特徴は有用である。このような全ての材料について、リングおよびタワーが単純な構造を有し、改良が容易になり、経済有意義な製造が可能となる。
Claims (26)
- 2つのベースと、前記ベースに固定されて、縦方向に平行な配列で複数のウエハを着脱可能に直接に支持し、隣接するウエハの間で複数のエッジリングを着脱可能に直接に支持し、前記ウエハの直径外に半径方向外向きに延びる複数の脚と、を含むタワーを備えるタワーアセンブリ。
- 前記タワーは、シリコンからなることを特徴とする請求項1記載のアセンブリ。
- 前記複数のエッジリングを更に備えることを特徴とする請求項1記載のアセンブリ。
- 前記タワーと前記エッジリングはシリコンからなることを特徴とする請求項3記載のアセンブリ。
- 前記エッジリングは、ランダム配向多結晶シリコンを含むことを特徴とする請求項4記載のタワーアセンブリ。
- 前記エッジリングは、チョクラルスキ法で成長した多結晶シリコンを含むことを特徴とする請求項4記載のタワーアセンブリ。
- 前記タワーは、石英、炭化ケイ素、およびシリコン含浸炭化ケイ素からなるグループから選択された材料を含むことを特徴とする請求項1または3記載のアセンブリ。
- 各指は、ウエハ支持面と、下部の半径方向外向きのエッジリング支持面とを含むことを特徴とする請求項1〜6のいずれか記載のタワーアセンブリ。
- 前記指の傾斜面は、ウエハとエッジ支持面とをつなげることを特徴とする請求項8記載のタワーアセンブリ。
- 各エッジリングは、おおむね環状であり、複数の半径方向内向きの凹部を含んで、指と各リングのセグメント部とが前記エッジリング支持面に支持可能な凹部の半径方向外向きに係合することを特徴とする請求項8記載のタワーアセンブリ。
- 各指は、ウエハ支持面と、上部の半径方向外向きのエッジリング支持面とを含むことを特徴とする請求項1〜6のいずれか記載のタワーアセンブリ。
- 各エッジリングは、大略環状であり、半径方向外向きの、片側または両側の複数の凹部を含んで、前記指と各リングのセグメント部とが前記エッジリング支持面に支持可能な凹部の半径方向内向きに係合することを特徴とする請求項11記載のタワーアセンブリ。
- 2つの凹部は、2つの側平面と連結段とを含むことを特徴とする請求項11記載のタワーアセンブリ。
- 縦方向に離間された水平関係で複数のウエハを支持しており、ウエハが挿入されたタワーに着脱可能に含まれ、ウエハの少なくとも大部分の領域にわたって中心開口を有し、ウエハの周縁から半径方向外向きに延びるエッジリングを含むタワーを備える、タワーとエッジリングアセンブリ。
- 前記エッジリングの内径は、10mm以内の範囲でウエハの直径より大きいまたは小さいことを特徴とする請求項14記載のアセンブリ。
- 前記エッジリングと前記タワーは、シリコンエッジリングとシリコンタワーであることを特徴とする請求項14または15記載のアセンブリ。
- 処理ウエハを個別支持するウエハ支持タワーの脚に着脱可能に支持されるエッジリングであって、ウエハの直径より大きい外径を有するおおむね環状の部材と、タワーの脚と協働する、重力で着脱可能な受動的係止機構とを備えることを特徴とするエッジリング。
- 少なくとも99at%のシリコンを含むことを特徴とする請求項17記載のエッジリング。
- 石英、炭化ケイ素、およびシリコン含浸炭化ケイ素からなるグループから選択された材料を含むことを特徴とする請求項17記載のエッジリング。
- 略円形の基板を支持する支持タワーであって、中心軸の周りに配列される複数の脚を固定する2つのベースを含んでおり、前記脚のうちで少なくとも2本は、それぞれ前記基板を支持するように脚に沿って軸方向に配列され、中心軸から、第1の半径長さから第2の半径長さに延びる複数の第1の支持面と、リング状の部材を支持するように前記第1の支持面が軸方向に挿入され、前記第1の半径長さより長い第3の半径長さから第4の半径長さに延びる複数の第2の支持面とを含むことを特徴とする支持タワー。
- 前記第3の半径長さは、少なくとも前記第2の半径長さと同程度の長さであることを特徴とする請求項20記載のタワー。
- 1つの前記第1の支持面と前記第2の支持面のそれぞれは、脚の軸方向に延びるステム部から延びる各指に形成されることを特徴とする請求項20または21記載のタワー。
- 前記第1および第2の支持面は、脚の軸方向に延びるステム部から延びる各第1および第2の指に形成されることを特徴とする請求項20または21記載のタワー。
- 前記第2の支持面と前記ステム部との間で前記第2の指に形成される段を更に備えることを特徴とする請求項20または21記載のタワー。
- 脚は、シリコン、石英、炭化ケイ素、およびシリコン含浸炭化ケイ素のうちの1つからなることを特徴とする請求項20または21記載のタワー。
- 加熱炉内に取り付け可能なシリコンライナと、前記ライナ内に取り付け可能で、複数のウエハを支持するシリコンタワーと、タワーとタワーとの間に取り付け可能な少なくとも1つのシリコンガス注入器と、ウエハより大きい外径を有し、ウエハが挿入されたタワーに着脱可能に支持可能な複数のシリコンエッジリングと、を備える加熱炉アセンブリ。
