- 基板上に接続された発光ダイオードチップを熱硬化性フィルムで被覆し、熱硬化性フィルムを熱硬化させることを特徴とする、発光ダイオードチップの封止体の製造方法。
- 熱硬化性フィルムを真空加圧下で熱硬化させる、請求項1記載の製造方法。
- 熱硬化性フィルムを、真空プレス又は真空ロールを用いて、真空加圧下で熱硬化させる、請求項2記載の製造方法。
- 熱硬化性フィルムを、2段階以上の工程により熱硬化させる、請求項1〜3のいずれか1項記載の製造方法。
- 熱硬化後の熱硬化性フィルムが光透過性である、請求項1〜4のいずれか1項記載の製造方法。
- 熱硬化後の熱硬化性フィルムの屈折率が1.50〜1.60である、請求項1〜5のいずれか1項記載の製造方法。
- 熱硬化前の熱硬化性フィルムの厚さが、発光ダイオードチップ高さに対して、1.2〜1.5倍である、請求項1〜6のいずれか1項記載の製造方法。
- 熱硬化性フィルムの熱硬化時の収縮率が0.5〜3.0%である、請求項1〜7のいずれか1項記載の製造方法。
- 熱硬化前の熱硬化性フィルムの150〜200℃での温度の粘度が10〜104Pa・sである、請求項1〜8のいずれか1項記載の製造方法。
- 熱硬化性フィルムがエポキシ樹脂組成物からなる、請求項1〜9のいずれか1項記載の製造方法。
- 請求項1〜10のいずれか1項記載の製造方法により製造された発光ダイオードチップの封止体を含む、発光ダイオード。
- 請求項11項記載の発光ダイオードを含む、発光装置。
