Abstract
【解決手段】本発明による蛍光体膜は、硫化亜鉛化合物中に添加元素を含んでなる蛍光体膜であって、該添加元素の濃度は、Znに対して、0.2モル%以上5モル%以下であり、当該蛍光体膜の膜厚は、10nm以上2μm以下であることを特徴とする。

Description
本発明による蛍光体膜の製造方法は、硫化亜鉛化合物及び添加元素を材料供給源として、基板に硫化物膜を成膜する工程と、真空中又は不活性ガス中において600℃以上で該硫化物膜を熱処理する工程と、を有することを特徴とする。
本実施例は、硫化亜鉛化合物中に添加元素として、AgをZnに対して0.2モル%以上5モル%以下含む蛍光体であって、膜厚10nm以上2μm以下の蛍光体膜を作製する第1の例である。
材料供給速度: 500nm/分(硫化亜鉛化合物)
15nm/分(Ag)
本実施例は、硫化亜鉛化合物中に添加元素として、CuをZnに対して0.2モル%以上5モル%以下含む蛍光体であって、膜厚10nm以上2μm以下の蛍光体膜を作製する第2の例である。
材料供給速度: 600nm/分(硫化亜鉛化合物)
20nm/分(Cu)
本実施例は、硫化亜鉛化合物中に添加元素として、Cu及びAuをZnに対して0.2モル%以上5モル%以下含む蛍光体であって、膜厚10nm以上2μm以下の蛍光体膜を作製する第3の例である。
材料供給速度: 600nm/分(硫化亜鉛化合物)

Claims (12)
- 硫化亜鉛化合物中に添加元素を含んでなる蛍光体膜であって、
該添加元素の濃度は、Znに対して、0.2モル%以上5モル%以下であり、
当該蛍光体膜の膜厚は、10nm以上2μm以下であることを特徴とする蛍光体膜。 - 前記添加元素は、Ag、Cu及びAuからなる群から選択された少なくとも1つの元素であることを特徴とする請求項1に記載の蛍光体膜。
- 前記Agの濃度は、Znに対して、0.3モル%以上3モル%以下であることを特徴とする請求項2に記載の蛍光体膜。
- 前記Cuの濃度は、Znに対して、1モル%以上5モル%以下であることを特徴とする請求項2に記載の蛍光体膜。
- 前記硫化亜鉛化合物中のF、Cl、Br又はIの含有量は、Znに対して各々0.1モル%未満であることを特徴とする請求項1乃至4のいずれか一項に記載の蛍光体膜。
- 前記硫化亜鉛化合物中のB、Al、Ga又はInの含有量は、Znに対して各々0.1モル%未満であることを特徴とする請求項1乃至5のいずれか一項に記載の蛍光体膜。
- 当該蛍光体膜は、閃亜鉛鉱構造を有することを特徴とする請求項1乃至6のいずれか一項に記載の蛍光体膜。
- 硫化亜鉛化合物及び添加元素を材料供給源として、基板に硫化物膜を成膜する工程と、
真空中又は不活性ガス中において600℃以上で該硫化物膜を熱処理する工程と、
を有することを特徴とする蛍光体膜の製造方法。 - 前記材料供給源は、硫化亜鉛化合物、添加元素を含む硫化亜鉛化合物、及び金属元素からなる群から選択されることを特徴とする請求項8に記載の蛍光体膜の製造方法。
- 前記の硫化物膜を成膜する工程において、
前記基板の温度は、100℃以上300℃以下であり、
前記材料供給源の少なくとも1つの材料供給源の供給速度は、100nm/分以上1500nm/分以下であることを特徴とする請求項8又は9に記載の蛍光体膜の製造方法。 - 前記の硫化物膜を成膜する工程は、真空蒸着法、溶液成長法、有機金属化学気相輸送法、気相成長法、スパッタ法及びレーザーアブレーション法からなる群から選択される方法で行われることを特徴とする請求項8乃至10のいずれか一項に記載の蛍光体膜の製造方法。
- 前記添加元素は、Ag、Cu及びAuからなる群から選択された少なくとも1つの元素であることを特徴とする請求項8乃至11のいずれか一項に記載の蛍光体膜の製造方法。
