Abstract
Gegenstand der Erfindung ist ein Verfahren zur Herstellung von Oligohalogensilanen, die ausgewählt werden aus Oligohalogensilanen der allgemeinen Formeln (1) und (2): SinX2n+2 (1), SimX2m (2), bei dem ein Gemisch, enthaltend Silicium und Halogenid von Metall, das ausgewählt wird aus Ti, Zr, Hf, V, Nb, Mo, W, Fe, Co, Ni, Gu, Cd, In, Sn, P, Sb, Bi, S, Se, Te und Pb und deren Gemischen, bei einer Temperatur von -125°C bis 1100°C umgesetzt wird und die gebildeten Oligohalogensilane mit einem Trägergas, das ausgewählt wird aus N2, Edelgasen, CH3C1, HC1, CO2, CO, H2 und SiC14 entfernt wird, wobei X ausgewählt wird aus C1, Br und J, n eine ganze Zahl von 2 bis 10 und m eine ganze Zahl von 3 bis 10 bedeuten.
Description
Verfahren zur Herstellung von Oligohalogensilanen
Die Erfindung betrifft die Herstellung von Oligohalogensilanen, aus einem Geraisch aus Silicium und Halogenid von Metall.
Oligohalogensilane, speziell Si2Clg und Si3Clg stellen wertvolle Prekursoren für den Elektronik/Photovoltaikbereich dar.
Hexachlordisilan wird in grosseren Mengen üblicherweise aus
Siliciden hergestellt. Nachteilig bei den meisten der genannten Verfahren, wie in JP 2006169012 A2 beschrieben, ist, dass sie zu stark verunreinigten Rohprodukten mit einer Vielzahl an Nebenprodukten führen, deren notwendige Abtrennung/Aufarbeitung sich zumeist als aufwendig und schwierig erweist und diese nur unter beträchtlichen Energieaufwand u.a. extraktiv und/oder destillativ zu bewerkstelligen ist. Ein Verfahren zur deεtillativen Reinigung von Hexachlordisilan ist in DE 102007000841 Al beschrieben.
I) Als Ausgangsquelle/Rohstoff für höhere Chlosilane kommt z.B. der Prozeßgasstrom, der beim Siemens-Prozeß für die Herstellung von polykristallinem Si anfällt, in Frage. Dies ist beispielsweise in JP 2007284280 A2 beschrieben. Das Siemens- Verfahren verwendet dünne Siliziumstäbe, die in einer
Gasatmosphäre aus Trichlorsilan und Wasserstoff geheizt werden. Aus dem Trichlorsilan lagert sich dann nach und nach Silizium an den Stäben ab, die auf diese Weise zu dickeren Säulen aus Poly-Silizium wachsen.
II) Auch der Produktstrom, der bei der Chlorierung von Si oder Si-Legierung ensteht kann durch Aufarbeitung als Quelle für
höhere Chlorsilane hergenommen werden: Dies ist beispielsweise in JP 59232910 A JP beschrieben.
Die Herstellung von Oligochlorsilanen aus Quecksilbersilylverbindungen und Chlorsilanen ist in der Dissertation von J.R.Joiner, „Systematic Preparation of Chloropolysilanes and Chlorosilylgermanes", Tufts üniversity, 1972 beschrieben.
Gegenstand der Erfindung ist ein Verfahren zur Herstellung von Oligohalogensilanen, die ausgewählt werden aus Oligohalogensilanen der allgemeinen Formeln (1) und (2)
SinX2n+2 (1) ,
SimX2m (2) ,
bei dem ein Gemisch, enthaltend Silicium und Halogenid von Metall, das ausgewählt wird aus Ti, Zr, Hf, V, Nb, Mo, W, Fe, Co, Ni, Cu, Cd, In, Sn, P, Sb, Bi, S, Se, Te und Pb und deren Gemischen, bei einer Temperatur von -125°C bis 11000C umgesetzt wird und die gebildeten Oligohalogensilane mit einem Trägergas, das ausgewählt wird aus N2, Edelgasen, CH3CI, HCl, CO2, CO, H2 und SiCl4 entfernt wird, wobei
X ausgewählt wird aus Cl, Br und J, n eine ganze Zahl von 2 bis 10 und m eine ganze Zahl von 3 bis 10 bedeuten.
Das Verfahren stellt einen einfachen Zugang zu den Oligochlorsilanen dar. Es können kostengünstige Ausgangmaterialien eingesetzt werden. Als Nebenprodukte fallen
überwiegend hochreine Halogensilane an, die sich aufgrund der hohen Siedepunktdifferenzen einfach destillativ Aufarbeiten lassen und welche in vielen chemischen Prozessen eingesetzt werden können.
Das im Verfahren eingesetzte Ξilicium enthält vorzugsweise höchstens 5 Gew-%, besonders bevorzugt höchstens 2 Gew-%, insbesondere höchstens 1 Gew-% andere Elemente als Verunreinigungen. Die Verunreinigungen, welche mindestens 0,01 Gew-% ausmachen, sind vorzugsweise Elemente, ausgewählt aus Fe, Ni, Al, Ca, Cu, Zn, Sn, C, V, Mn, Ti, Cr, B, P, O. Vorzugsweise wird Silicium eingesetzt, wie es für den Einsatz in Rochow- Verfahren geeignet ist, beispielsweise beschrieben in DE 4303766 Al, auf die ausdrücklich Bezug genommen wird.
Das Metallhalogenid schmilzt vorzugsweise bei mindestens Bereich von -1250C, insbesondere mindestens 5O0C und vorzugsweise bei höchstens 10500C, besonders bevorzugt höchstens 8000C, insbesondere höchstens 6000C, insbesondere bevorzugt höchstens 4000C.
Als Halogen X ist Chlor bevorzugt.
Bevorzugt ist der Einsatz von Halogenverbindungen der Metalle Fe, V, Mo, Ni, Cu, Cd, Sn, P, Sb, Bi, Pb, insbesondere von Cu, Sn, P, Fe, V, Mo, Cd.
Beim Einsatz von Metallhalogeniden, die bei der Verfahrenstemperatur nicht schmelzen ist die zusätzliche Anwesenheit von anderen Metallhalogeniden vorteilhaft, insbesondere von anderen Metallhalogeniden, die die Ausbildung von eutektischen Schmelzen mit den Metallhalogeniden von Ti,
Zr, Hf, V, Nb, Mo, W, Fe, Co, Ni, Cu, Cd, In, Sn, P, Sb, Bi, S, Se, Te und Pb fördern.
Bevorzugte andere Metallhalogenide sind die Halogenide Li, Na, K, Rb, Cs, Be, Mg, Ca, Sr, Ba, La, Ce, Pr, Nd, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb, Lu, Zn, Al, Ga, insbesondere die Chloride. Besonders bevorzugte andere Metallhalogenide sind die Chloride der 1. und 2. Hauptgruppe sowie Zn, Al, Ga, insbesondere von Zn, Al, Ga, Mg, Ca, Sr, Cs.
Vorzugsweise beträgt die Verfahrenstetnperatur mindestens 15O0C, insbesondere mindestens 25O0C und vorzugsweise höchstens 8000C, besonders bevorzugt höchstens 6000C, insbesondere höchstens 450°C.
Es können reine Trägergase, es können auch Gemische von
Trägergasen eingesetzt werden. Falls als Trägergas Edelgase eingesetzt werden sind Helium und Argon bevorzugt. Vorzugsweise wird das Trägergas über das Gemisch, enthaltend Silicium und Halogenid von Metall, geleitet oder das Geraisch mit Trägergas durchströmt. Vorzugsweise wird das Trägergas auf
Verfahrenstemperatur erwärmt, bevor es die Oligohalogensilane vom Gemisch, enthaltend Silicium und Halogenid von Metall, entfernt .
Falls das Trägergas ausgewählt wird aus N2, Edelgasen, CO2 , CO und SiCl4, entstehen als Nebenprodukt Siliciumhalogenide, insbesondere SiX4 und HSiX3. Falls das Trägergas ausgewählt wird aus HCl und H2 , entstehen als Nebenprodukte Siliciumhalogenide, die teilweise Wasserstoff enthalten. Falls das Trägergas CH3CI ist, entstehen als Nebenprodukte Methylchlorsilane .
üblicherweise sind mindestens 1 Gew.-%, bevorzugt mindestens 2 Gew.-%, insbesondere mindestens 5 Gew.-% und vorzugsweise höchstens 50 Gew.~%, besonders bevorzugt höchstens 30 Gew.-%, insbesondere höchstens 15 Gew.-% der mit dem Trägergas entfernten Produkte Oligohalogensilane der allgemeinen Formeln (1) und (2), der Rest sind Nebenprodukte.
Die Oligohalogensilane der allgemeinen Formeln (1) und (2) können linear oder verzweigt sein. Die Oligohalogensilane der allgemeinen Formel (2) enthalten einen Gyclus.
Vorzugsweise werden Oligohalogensilane gebildet, bei denen n die Werte 2 bis 6, insbesondere 2, 3 und 4 und m die Werte 4, 5 oder 6, insbesondere 2, 3 und 4 aufweisen.
Auf 100 Gew. -Teile Silicium werden vorzugsweise mindestens 0,1, bevorzugt mindestens 0,5 Gew. -Teile, insbesondere mindestens 1 Gew. -Teile und vorzugsweise höchstens 50 Gew. -Teile, besonders bevorzugt höchstens 15 Gew. -Teile, 0C, insbesondere höchstens 6 Gew. -Teile Metallhalogenid eingesetzt.
Das Verfahren kann in allen beheizbaren Vorrichtungen durchgeführt werden, die ein Mischungsverhalten aufweisen, mit einem Trägergas überströmt oder beaufschlagt werden können und das notwendige Temperaturniveau erreichen. Beschickung und Entleerung der Vorrichtungen erfolgt bevorzugt unter dem Trägergas .
Der mit Oligohalogensilanen und Nebenprodukten beladene Trägergasstrom wird vorzugsweise über eine Kondensantionstufe abgekühlt und auf diese Weise die Oligohalogensilane erhalten. Das Gemisch aus Oligohalogensilanen und Nebenprodukten wird vorzugsweise destillativ in seine unterschiedlichen Fraktionen zerlegt wird.
Als Vorrichtungen sind beispielsweise Drehrohrofen, Schneckenwärmetauscher, Konusmischer, Vertikal- und Horizontalmischer und Wirbelschichttrockner geeignet. Die Verfahrensauslegung kann sowohl kontinuierlich als auch im Batch durchgeführt werden.
Alle vorstehenden Symbole der vorstehenden Formeln weisen ihre Bedeutungen jeweils unabhängig voneinander auf. In allen Formeln ist das Siliciumatom vierwertig.
In den folgenden Beispielen sind, falls jeweils nicht anders angegeben, alle Mengen- und Prozentangaben auf das Gewicht bezogen, alle Drücke 0,10 MPa {abs.) und alle Temperaturen 2O0C.
Beispiel 1
In einem mit N2 inertisiertem Drehrohrofen {5 Umdrehungen pro min) wurden 500 g einer mechanische Vermengung bestehend aus 99,45 Gew.-% Roh-Silizium (Qualität für die Methylchlorsilanherstellung nach Rochow) und 0,55 Gew.-%
Metallhalogenidmischung aus CuCl, ZnCl2 und Zinnchlorid unter einem leichten N2-Strom (150 ml/min) auf einen Temperaturbereich von 280 - 32O0C gebracht und für eine Zeitdauer von 20 - 60 min thermisch behandelt. Das Gewichtsverhältnis von Cu- Metall zu Zn beträgt 10 zu 1 und der Sn Anteil bezogen auf den Gesamtmellgehalt liegt bei lOOppm. Unter diesen Bedingungen kommt es zu einer Reaktion der Metallchloride mit dem Si unter Ausbildung gasförmiger Chlorsilanprodukte, die kontinuierlich aus dem Drehrohrofen mittels des N2-Trägergases entfernt und durch eine nachgeschaltete Kühleinheit (Kühltemperatur - 70 0C) auskondensiert wurden. Nach Beendigung der Reaktion {Ausbleiben
von Kondensat im Kühler) wird die Reaktion abgebrochen und die Zusammensetzung des enstandenen Kondensats (Reaktiαnsgemisches} mit Hilfe der GG-, MS- und NMR Analytik bestimmt. Die Ausbeute an Oligochlorsilanen (bezogen auf den Gesamtmetallchlorid- gehalt) ist in der Tabelle 1 wiedergegeben. Die Hauptanteile des Kondensates (SiCl^ SiHCl3 und Si2CIg) sind in der Tabelle 2 aufgelistet .Aufgrund der hohen Siedetemperaturdifferenz kann der Trichlorsilan- und Tetrachlorsilananteil leicht destillativ abgetrennt und die Oligochlorsilane so in Reinform erhalten werden.
Beispiel 2
Die unter Beispiel 1 beschriebene Prozedur wird wiederholt, mit der Ausnahme, dass nun die mechanische Vermengung aus 98,35 Gew.-% Si und 1,65 Gew.-% CuCl/ZnC^/Zinnchlorid bestand. Das Gewichtsverhältnis von Cu-Metall zu Zn bzw. Sn ist wie unter Beispiel 1 angegeben. Die Ausbeute an Oligochlorsilanen ist in Tabelle 1 wiedergegeben, die wichstigsten Bestandteile des Kondensats sind in Tabelle 2 aufgelistet.
Beispiel 3
Die unter Beispiel 1 beschriebene Vorgehensweise wird wiederholt, mit der Ausnahme, dass nun die mechanische Vermengung aus 96,7 Gew.-% Si und 3,3 Gew.-%
bestand. Das Gewichtsverhältnis von Cu-Metall zu Zn bzw. Sn ist wie unter Beispiel 1 angegeben. Die Ausbeute an Oligochlorsilanen ist in Tabelle 1 wiedergegeben, die wichstigsten Bestandteile des Kondensats sind in Tabelle 2 aufgelistet.
Beispiel 4
Die unter Beispiel 1 beschriebene Vorgehensweise wird wiederholt, mit der Ausnahme, dass nun 934 g Si und 66 g CuCl/ZnCl2/Zinnchlorid eingesetzt und kontinuierlich dem Drehrohrofen zugeführt werden. Die Entleerung des abreagierten Gemisches aus dem Drehrohr erfolgt ebenfalls kontinuierlich. Die Zugabe bzw. Entnahme beträgt 500 g Masse pro h. D.h. nach 2 h ist der Versuch beendet und der Drehrohrofen vollständig entleert. Das Gewichtsverhältnis von Cu-Metall zu Zn bzw. Sn ist wie unter Beispiel 1 angegeben. Die erhaltene Ausbeute an Oligochlorsilanen ist in Tabelle 1 wiedergegeben, die wichstigsten Bestandteile des Kondensats sind in Tabelle 2 aufgelistet .
Beispiel 5
Die unter Beispiel 1 beschriebene Vorgehensweise wird wiederholt, mit der Ausnahme, dass nun die mechanische Vermengung aus 86,8 Gew.-% Si und 13,2 Gew.-%
besteht.
Das Gewichtsverhältnis von Cu-Metall zu Zn bzw. Sn ist wie unter Beispiel 1 angegeben. Die Ausbeute an Oligochlorsilanen ist in Tabelle 1 wiedergegeben, die wichstigsten Bestandteile des Kondensats sind in Tabelle 2 aufgelistet.
Beispiel 6 Die unter Beispiel 1 beschriebene Vorgehensweise wird wiederholt, mit der Ausnahme, dass das eingesetzte Gemenge aus 73,6 Gew.-% Si und 26,4 Gew.-% CuCl/ZnCl2/Zinnchlorid besteht. Das
Gewichtsverhältnis von Cu-Metall zu Zn bzw. Sn ist wie unter Beispiel 1 angegeben. Die Ausbeute an Oligochlorsilanen ist in Tabelle 1 wiedergegeben, die wichstigsten Bestandteile des Kondensats sind in Tabelle 2 aufgelistet.

Beispiel 7
Die unter Beispiel 1 beschriebene Vorgehensweise wird wiederholt, mit der Ausnahme, das eingesetzte Gemenge aus 94 Gew.-% Si und 6 Gew.-% CuGl besteht. Die Ausbeute an Oligochlorsilanen beträgt bei diesem Beispiel 22,3 Gew.-%, bezogen auf das eingesetzte CuCl.
Beispiel 8
Die unter Beispiel 1 beschriebene Vorgehensweise wird wiederholt, mit der Ausnahme dass die mechanische Vermengung aus 98,5 Gew.-% Silizium und 1,5 Gew.-% einer
Metallchloridmischung bestehend aus (NH4) 2 [SnCIg] und ZnCl2 im Verhältnis 8 zu 2 bei 2800C für eine Zeitdauer von 20 min thermisch behandelt wird. Danach ist die Reaktion des Chloridgemischs mit dem Si abgeschlossen, was dadurch zu erkennen ist, dass sich im Kühler kein Kondensat mehr bildet. Die Analyse ergibt eine Ausbeute an Oligochlorsilanen von 22,3 Gew.-%, bezogen auf die Menge an eingesetzter Metallhalogenid- Mischung.
Claims
1. Verfahren zur Herstellung von Oligohalogensilanen, die ausgewählt werden aus Oligohalogensilanen der allgemeinen Formeln (1) und (2)
Sinx2n*2 (D *
SimX2m (2), bei dem ein Gemisch, enthaltend Silicium und Halogenid von Metall, das ausgewählt wird aus Ti, Zr, Hf, V, Nb, Mo, W,
Fe, Co, Ni, Cu, Cd, In, Sn, P, Sb, Bi, S, Se, Te und Pb und deren Gemischen, bei einer Temperatur von -1250C bis HOO0C umgesetzt wird und die gebildeten Oligohalogensilane mit einem Trägergas, das ausgewählt wird aus 3SJ2, Edelgasen, CH3Cl, HCl, CO2, CO,
H2 und SiCl4 entfernt wird, wobei
X ausgewählt wird aus Cl, Br und J, n eine ganze Zahl von 2 bis 10 und m eine ganze Zahl von 3 bis 10 bedeuten.
2. Verfahren nach Anspruch 1, bei dem das eingesetzte Silicium höchstens 2 Gew-% andere Elemente als Verunreinigungen enthält
3. Verfahren nach Anspruch 2, bei dem die anderen Elemente ausgewählt werden aus Fe, Ni, Al, Ca, Cu, Zn, Sn, C, V, Mn, Ti, Cr, B, P, O.
4. Verfahren nach Anspruch 1 bis 3, bei dem das eingesetzte Metallhalogenid bei höchstens 6000C schmilzt.
5. Verfahren nach Anspruch 1 bis 4 , bei dem das Halogen X Chlor ist.
6. Verfahren nach Anspruch 1 bis 5 , bei dem
Halogenverbindungen der Metalle ausgewählt aus Fe, V, Mo, Ni, Cu, Cd, Sn, P, Sb, Bi, Pb eingesetzt werden
7. Verfahren nach Anspruch 1 bis 6 , bei dem die Verfahrenstemperatur mindestens 1500C bis 6000C beträgt.
8. Verfahren nach Anspruch 1 bis 7 , bei dem n die Werte 2 , 3 oder 4 und m die Werte 4, 5 oder 6 aufweisen.
9. Verfahren nach Anspruch 1 bis 8, bei dem auf 100 Gew. -Teile Silicium 0,5 bis 15 Gew. -Teile Metallhalogenid eingesetzt werden .
