Then, the etching speed, wafer surface roughness, and wafer surface glossiness of the resultant wafers were measured through the above-described testing method. The results are shown in Table 1. Then, the etching speed, wafer surface roughness, and wafer surface glossiness of the resultant wafers were measured through the above-described testing method. The results are shown in Table 1. Also, in Fig. 1 , the surface roughness of the resultant wafers is plotted with respect to the dissolved amount of silicon.

Silicon wafers were etched in a manner similar to that of Example 1. Then, the etching speed, wafer surface roughness, and wafer surface glossiness of the resultant wafers were measured through the above-described testing method. The results are shown in Table 1. Also, in Fig. 1 , the surface roughness of the resultant wafers is plotted with respect to the dissolved amount of silicon. Furthermore, a microphotograph of the surface of a resultant wafer was shot and shown in Fig. 3 .

- An alkaline aqueous solution was formulated in a manner similar to Example 1 except that sodium nitrate was not added, and used as the etching solution.
- silicon wafers were etched in a manner similar to that of Example 1. Then, the etching speed, wafer surface roughness, and wafer surface glossiness of the resultant wafers were measured through the above-described testing method. The results are shown in Table 1. Also, in Fig. 1 , the surface roughness of the resultant wafers is plotted with respect to the dissolved amount of silicon. Furthermore, a microphotograph of the surface of a resultant wafer was shot and shown in Fig. 4 .
- Etching similar to that of Example 1 was repeatedly performed without replacing the etching solution after the process of Comparative Example 1, thereby using an alkaline aqueous solution with the dissolved amount of silicon of 0.3 g/L as the etching solution.
- Silicon wafers were etched in a manner similar to that of Example 1. Then, the etching speed, wafer surface roughness, and wafer surface glossiness of the resultant wafers were measured through the above-described testing method. The results are shown in Table 1. Also, in Fig. 1 , the surface roughness of the resultant wafers is plotted with respect to the dissolved amount of silicon.

- an alkaline aqueous solution with its silicon concentration of 0.6 g/L was used as the etching solution.

Also, in Fig. 1 , the surface roughness of the resultant wafers is plotted with respect to the dissolved amount of silicon. Furthermore, microphotograph of the surface of a resultant wafer was shot and shown in Fig. 5 .

Claims (8)
- Verfahren zum Ätzen einer Siliciumscheibe unter Verwendung einer alkalischen Lösung, bei dem es sich bei der alkalischen Lösung um eine Bromat und Nitrat enthaltende alkalische wäßrige Lösung handelt.
- Verfahren zum Ätzen einer Siliciumscheibe nach Anspruch 1, bei dem die alkalische Lösung ein Alkalihydroxid in einer Konzentration von 20 - 60 Gew.-% enthält.
- Verfahren zum Ätzen einer Siliciumscheibe nach Anspruch 2, bei dem die alkalische Lösung ein Alkalihydroxid in einer Konzentration von 45 - 50 Gew.-% enthält.
- Verfahren zum Ätzen einer Siliciumscheibe nach einem der Ansprüche 1 bis 3, bei dem es sich bei dem Bromat um Natriumbromat handelt.
- Verfahren zum Ätzen einer Siliciumscheibe nach einem der Ansprüche 1 bis 4, bei dem es sich bei dem Nitrat um Natriumnitrat handelt.
- Verfahren zum Ätzen einer Siliciumscheibe nach einem der Ansprüche 1 bis 5, bei dem eine Scheibe nach dem Ätzen eine Oberflächenrauhigkeit Ra kleiner gleich 0,27 µm aufweist.
- Verfahren zum Ätzen einer Siliciumscheibe nach einem der Ansprüche 1 bis 6, bei dem die Konzentration des Bromats 0,01 bis 10 Gew.-% beträgt.
- Verfahren zum Ätzen einer Siliciumscheibe nach einem der Ansprüche 1 bis 7, bei dem die Konzentration des Nitrats 0,01 bis 10 Gew.-% beträgt.
