liefert, und daß das Produkt der Dotierungskonzentration und der Dicke des ersten
Gebietes (1) derart gering ist, daß die von der Sperrspannung der ersten Spannungsquelle
(V\) erzeugte Verarmungszone sich bereits bei einer Spannung unterhalb der Durchschlagspannung
über die ganze Dicke des ersten Gebietes (1) erstreckt, und
— daß zwischen der Steuerelektrode (G) und dem
dritten Gebiet (47) eine nicht kontaktierte hochdotierte Oberflächenzone (42) vom ersten Leitungstyp
derart nahe am dritten Gebiet (47) liegt, daß die Durchschlagspannung zwischen dieser Oberflächenzone (42) und dem dritten
Gebiet (47) niedriger als die Durchschlagspannung des ersten PN-Überganges (5) ist.
Die Erfindung bezieht sich auf ein Halbleiterbauelement
entsprechend dem Oberbegriff des Patentanspruchs.
Eine Halbleiteranordnung dieser Art ist z. B. aus der
US-PS 35 86 931 bekannt.
Ein derartiges Halbleiterbauelement kann verschiedene Strukturen aufweisen, je nach der Form der
Haupt- und Steuerelektroden. So können diese Elektroden die Form von Metallschichten aufweisen, die auf der
Halbleiteroberfläche ohmsche Kontakte und eine gleichrichtende Steuerelektrode mit Schottky-Kontakt
bilden. Auch können die Haupt- und Steuerelektroden durch Metalischichten gebildet werden, an die sich halbleitende
Elektrodenzonen anschließen, die mit dtai angrenzenden
Teil des Halbleiterkörpers PN-Übergänge (im Falle von Steuerelektroden) oder nicht-gleichrichtende
Übergänge (für die Hauptelektroden) bilden. Weiter kann die Steuerelektrode, wie z. B. bei einem
sogenannten »Deep depletion«-Feldeffekttransistor, die Form einer leitenden Schicht aufweisen, die durch eine
Isolierschicht von der Halbleiteroberfläche getrennt ist Wo in der vorliegenden Anmeldung von Haupt- und
Steuerelektroden die Rede ist, sind dabei auch die gegebenenfalls zu diesen Elektroden gehörigen Elektrodenzonen
bzw. Isolierschichten einzuschließen.
Bei bekannten Halbleiterbauelementen der beschriebenen
Art können im allgemeinen keine hohen Spannungen über dem ersten und dem zweiten PN-Übergang
angelegt werden. Dies ist u. a. darauf zurückzuführen, daß lange Zeit bevor die theoretisch auf Grund des
Dotierungsprofils zu erwartende Durchschlagspannung des ersten PN-Übergunges erreicht ist, bereits Durchschlag
am zweiten PN-Übergang infolge der dort vorherrschenden ungünstigen Feldverteilung auftritt. Dieser
Durchschlag tritt meistens an oder in der unmittelbaren Nähe der Oberfläche auf.
Die genannte ungünstige Feldverteilung kann durch eine hohe Dotierung des dritten Gebietes und/oder einen
hohen Dotierungsgradienten in der Nähe des zweiten PN-Überganges, aber z. B. auch dadurch herbeigeführt
werden, daß der zweite PN-Übergang örtlich eine starke Krümmung aufweist.
Zur Erhöhung der zulässigen Spannung kann die Dotierungskonzentration des ersten Gebietes verringert und außerdem, um Raum für die sich dadurch weiter in dem ersten Gebiet erstreckende Verarmungszone zu erhalten, die Dicke derselben vergrößert werden. Da jedoch die Stromkanalleitung der Dicke proportional, die Abschnürspannung jedoch dem Quadrat der Dicke des Stromkanals proportional ist, wird diese Maßnahme zur Folge haben, daß bei gleichbleibender Länge und Breite des Stromkanals und bei glp .hbleibender Sperrspannung die Stromkanalleitung herabgesetzt wird.
Zur Erhöhung der zulässigen Spannung kann die Dotierungskonzentration des ersten Gebietes verringert und außerdem, um Raum für die sich dadurch weiter in dem ersten Gebiet erstreckende Verarmungszone zu erhalten, die Dicke derselben vergrößert werden. Da jedoch die Stromkanalleitung der Dicke proportional, die Abschnürspannung jedoch dem Quadrat der Dicke des Stromkanals proportional ist, wird diese Maßnahme zur Folge haben, daß bei gleichbleibender Länge und Breite des Stromkanals und bei glp .hbleibender Sperrspannung die Stromkanalleitung herabgesetzt wird.
Aus der US-PS 40 37 245 ist noch eine feldgesteuerte
Diode bekannt, bei der eine Steuerelektrode eine erste Hauptelektrode auf der Oberfläche eines ersten Gebietes
vom ersten Leitungstyp umgibt, während eine zweite Hauptelektrode auf einen zweiten Gebiet entgegengesetzten
Leitungstyps angeordnet ist. Der Diodenstrom ist abhängig von der Ausdehnung der zur Steuerelektrode
gehörenden Verarmungszone.
Die Erfindung hat die Aufgabe, ein gattungsgemäßes Halbleiterbauelement so auszubilden, daß es sich bei
sehr viel höheren Spannungen als bei den bekannten Bauelementen der beschriebenen Art als feldgesteuerte
.. Schaltungsdiode verwenden läßt.

Dadurch, daß der von der Steuerelektrode umgebene Teil des ersten Gebietes bereits bei einer niedrigeren
Spannung als die Durchschlagspannung völlig verarmt ist, wird die Feldstärke an der Oberfläche derart herab^

gesetzt, daß die Durchschlagspannung praktisch durch
den parallel zu der Oberfläche verlaufenden ersten PN-Übergang bestimmt wird.
Auf diese Weise kann zwischen dem ersten und dem zweiten Gebiet eine sehr hohe Durchschlagspannung
erhalten werden, die unter Umständen der theoretisch auf Grund der Dotierungen des ersten und des zweiten
Gebietes zu erwartenden hohen Durchschlagspannung nahe kommen kann.
Eine Ausführungsform der Erfindung ist in der Zeichnung dargestellt und wird im folgenden näher beschrieben.

Die Figuren sind schematisch und der Deutlichkeit halber nicht maßstäblich gezeichnet Entsprechende
Teile sind mit denselben Bezugsziffern bezeichnet Halbleitergebiete vom gleichen Leitungstyp sind in derselben
Richtung schraffiert.
Im Ausführungsbeispiel ist als Halbleitermaterial Silizium
gewählt Die Erfindung beschränkt sich aber nicht darauf, sondern kann unter Verwendung jedes anderen
geeigneten Halbleitermaterials, ζ. Β. Germanium oder einer sogenannten III-V-Verbindung, wie GaAs, angewandt
werden.
Bei dem in Fig. 1 gezeigten Halbleiterbauelement wird eine N-leitende Elektrodenzone 44 von der P-leitenden
Steuerelektrodenzone 43 umgeben, die ihrerseits von der N-Ieitenden Oberflächenzone 42 umgeben
wird. Alle Elektrodenzonen sind innerhalb eines insel förmigen N-leitenden ersten Gebietes 1 angeordnet, das
mit einem darunterliegenden zweiten, P-leitenden Gebiet 2 einen ersten PN-Übergang 5 und mit einem hochdotierten
P-Ieitenden dritten Gebiet 47 einen an der Oberfläche 8 endenden PN-Überganges 48 bildet. Die
Zonen 42,44 und 43 erstrecken sich nur über einen Teil der Dicke des ersten Gebietes 1. Die Oberflächenzone
42 ist nicht xontaktiert und kann somit überall von einer Isolierschicht 41 bedeckt sein. Weiter ist dafür gesorgt,
daß die Durchschlagspannung zwischen dem dritten Gebiet 47 und der Oberflächenzone 42 niedrig ist. Um
letzteres zu erreichen, wird die Oberflächenzone 42 in geringer Entfernung von dem dritten Gebiet 47. gegebenenfalli
sogar an dem dritten Gebiet 47 anliegend oder in das dritte Gebiet 47 eindringend, angebracht.
Über ohmsche Kontakte als Hauptelektroden E\, £2
auf der Zone 44 und dem zweiten Gebiet 2 wird über dem PN-Übergang 5 eine Spannung V\ in der Sperrichtung
angelegt. In Reihe mit der Spannungsquelle Vx ist
eine Impedanz, im vorliegenden Beispiel ein Widerstand
R, geschaltet. Ferner wird mittels Steuerelektrode (C, 43) über dem PN-Übergang 46 eine veränderliche Spannung
V2 in der Sperrichtung angelegt.
Fig. 1 zeigt den Zustand, in dem die Spannung V1
noch gering ist und in dem an die Steuerelektrode C eine derart hohe Spannung V2 angelegt ist, daß die zugehörige
Verarmungszone 45 die Verarmungszonengrenze 40 des ersten PN-Übergangs 5 erreicht hat. Unter
diesen Bedingungen ist ein inselförmigerTeil \A von
<den Verarmungszonen umgeben und elektrisch gegen den übrigen Teil des ersten Gebietes 1 getrennnt.
Die Spannung Vi kann nun auf sehr hohe Werte erhöht
werden, weil bereits bei einer verhältnismäßigen niedrigen Spannung V\ der inselförmige Teil iA von
dem ersten PN-ÜberySng 5 bis zu der Oberfläche 8 völlig verarmt und bei weiterer Erhöhung der Spannung
Vi die Durchschlagspannung praktisch durch die des nicht an die Oberfläche 8 tretenden ersten PN-Übergangs
5 bestimmt wird. Dieser Zustand ist in Fi^. 2
illustriert
Die hohe Spannung V\ steht nun praktisch völlig über der Verarmungszone zwischen der Oberfläche 8 und
der Grenze 49 und die Verarmungszone weist den in Fig.2 gezeigten Verlauf auf. Über der Impedanz R
steht praktisch keine Spannung, weil diese nur von einem kleinen Leckstrom durchlaufen und viel kleiner als
die des mit ihr in Reihe liegenden gesperrten Halbleiterbauelements gewählt wird.
Wenn nun die Steuerspannung V2 derart stark herabgesetzt
wird, daß die Verarmungszone den Stromkanal im ersten Gebiet 1 zwischen der Steuerelektrodenzone
43 und dem ersten PN-Übergang 5 nicht mehr abschließt, entsteht ein Driftfeld, wodurch die Oberflächenzone
42 dazu neigen wird, das Potential der Elektrodenzone 44 zu erreichen. Lange Zeit bevor dies der
Fall ist tritt aber Durchschlag zwischen dem dritten Gebiet 47 und der Oberflächenzonc 42 auf, wodurch die
Spannung über dem Halbleiterbauelement praktisch völlig neutralisiert wird und die Spannung V\ praktisch
völlig über der Impedanz R zu stehen kommt
Auf diese Weise kann mit Hilfe der Steue.rspannung Vj die Spannung über der Impedanz R zwischen einem
niedrigen und einem hohen Wert geschaltet werden.

Claims (1)
- Patentanspruch:Halbleiterbauelement mit einem Halbleiterkörper mit einer ebenen Oberfläche und einem an die Oberfläche grenzenden inselförmigen ersten Gebiet von einem ersten Leitungstyp, das mit einem darunterliegenden zweiten Gebiet vom zweiten, entgegengesetzten Leitungstyp einen parallel zur Oberfläche verlaufenden ersten PN-Übergang, und mit einem sich von der Oberfläche her bis zum zweiten Gebiet erstreckenden dritten Gebiet vom zweiten Leitungstyp einen zweiten PN-Übergang mit niedrigerer Durchschlagspannung als der erste PN-Übergang bildet, mit einer ersten und einer zweiten Hauptelektrode sowie einer Steuerelektrode, wobei die erste Hauptelektrode auf der Oberfläche des ersten Gebietes vorgesehen ist, und eine mit der Steuerelektrode in Verbindung stehende Steuerelektrodenzone im ersten Gebiet die erste Hauptelektrode umgibt, mit einer ersten Spannungsquelle, die die erste und zweite Hauptelektrode verbindet, und mil einer zweiten Spannungsquelle, die mit der Steuerelektrode verbunden ist, und die eine veränderliche Sperrspannung zwischen der Steuerelektrode und dem ersten Gebiet liefert, durch die eine der Steuerelektrode zugehörigen Verarmungs-ione im ersten Gebiet einen von der ersten zur zweiten Hauptelektrode verlaufenden Stromkanal beeinflußt, dadurch gekennzeichnet,
