Description
"Verfahren zur Herstellung ron Schichten,
Die Erfindung bezieht sich auf ein "Verfahren zum Ifiedersohlagen
von zusammenhängenden Schichten aus festem Material auf der Oberfläche einer Unterlage.
Die Erfindung besteht in einem Verfahren zum Niederschlagen einer zusammenhängenden Schicht aus einem festen Stoff auf der
Oberfläche einer Unterlage, die aus einem Element oder einer anorganischen Verbindung besteht, indem in einer Atmosphäre,
die das Element oder die Elemente des Materials als gasförmige Verbindung enthält, ein Plasma in der Hähe der Oberfläche erzeugt
wird«
Als Plasma wird ein Zustand in einem (Jas definiert, in dem eine gleiche Anzahl von positiven und negativen geladenen Teilchen
vorhanden ist.
Das Plasma kann nach verschiedenen Verfahren erzeugt werden, jedoch wird vorzugsweise ein elektrisches Feld hierzu mit einer
Wechselspannung von Radiofrequenz erzeugt.
Die Oberfläche, auf der die Schicht niedergeschlagen wird,
kann Umgebungstemferatur haben. Es wird dabei eine zusammenhängende Schicht von glasförmiger und/oder amorpher Struktur
erhalten.

In einigen fällen ist es jedoch vorteilhaft oder wünschenswert,
die Oberfläche zu erhitzen, un die innere Bindung der Schicht zu verbessern, um eine spezielle krlst^Lline Form der Schicht
zu erhalten» oder zu verhindern, daß Wasser oder QH-Gruppen in
die Sohioht eingebaut werden, beispielsweise wenn eine Sohioht aus Siliziumoxyd erzeugt wird«
Die Oberfläche kann auch abgekühlt werden, um eine spezielle
kristalline oder amorphe Form der Schichte zu erhalten.
Die Erzeugung einer Schicht auf einer Oberfläche durch Nieder«
schlagen aus der Gasphase unter Verwendung hoher Temperaturen, beispielsweise von 500 bis 12000O unter Zuführung thermischer
Energie zur Bildung*der Schicht, ist bekannt«

Wenn bei dem Verfahren gemäß der Erfindung die Oberfläche erhitzt wird, auf der das Niederschlagen erfolgt, reicht die Tea··
peratur entweder nicht aus, um wesentliche thermische Energie zuzuführen, um ein Niederschlagen der Sohioht aus der Gasphase
zu bewirken, oder ist so, daß eine Schicht erhalten wird, welche nicht die gleiche physikalische Struktur hat, wie sie Ursprung··
lieh mittels eines Gasplasmas erhalten wird*
Organische oder anorganische Verbindungen können als Ausgangs» material zur Erzeugung der Schicht verwendet werden* Vorzugs«·
weise werden jedoch anorganische Verbindungen verwendet, ins·* besondere;wo eine große Reinheit der Schicht gefordert wird, weil
sonst organische Radikale oder Kohlenstoff in die Schicht ein·· gebaut werden könnten.
Das Niederschlagen kann bei jedem beliebigen Druck erfolgen, vorausgesetzt daß die anderen Parameter wie Spannung und Frequenz
entsprechend eingestellt werden, jedoch wird das Niederschlagen vorzugsweise bei einem Druck unter Normaldruck ausgeführt, z.B#
im Bereich von 0,1 bis 1 Torr. .

Eint Anwendung der vorliegenden Erfindung besteht darin, daß besonders
gute Schichten für Dünnfilmvorriehtungen und Festkörper-Yorriohtungen
unter möglichst geringer Verwendung τοη Wärme her*»
gestellt werden können. Dabei werden vergleichbare oder bessere Ergebnisse erhalten als bei chemischen Verfahren, bei denen
hohe Temperaturen verwendet werden»
Sine andere Anwendung besteht in der Ausnutzung der mechanischen
Eigenschaften yon gewissen Schichten, wie z.B. hohe Kratzfestigkeit
und Undurchlässigkeit, bei der Bildung von a Schutzschichten in einen großen Bereich der !Technik, wie die·
später beschrieben wird,
Ausführungsformen der Erfindung sollen nun anhand der Figuren
näher erläutert werden.
Figur 1 zeigt eine Vorrichtung zur Erzeugung von Siliziumschichten
oder ähnlichen Schichten.
Figur 2 zeigt eine Vorrichtung zur HersieLlung von Schiohten aus
Siliziumoxyd oder ähnlichen Schichten.
Die Vorrichtung nach Figur 1 besteht aus einem Vorratszylinder 1,
der Bit einer Reaktionskammer 2 aus dielektri'sohem Material
über einen Flußmesser 3 verbunden ist* Die Kammer 2 wird mit
einer Vakuumpumpe 4 evakuiert. Der Druckregler 5 und das Mano« meter 6 dienen zur Steuerung de» Kaemerdruckes. Eine Stromquelle
für Radiofrequenz mit hoher Impedanz ist an die Spale 8 angeschlossen,
welche die Kammer 2 umgibt« In dieser ist die Unterlage 9 angeordnet, auf der die Schicht nidergeschlagen werden
soll«
Die Unterlage 9 kann aus den versohiedaasten Materialien bestehen,
beispielsweise einem Glasplättonen (Mikrokopierglas)

einem Streiken oder einem Plättohen aus Kunststoff, einer
flüssigen Queokailberoberflache, einem optischen Element wie z.B. einer Linse oder einem Prisma, der Oberfläche einer Halbleitervorrichtung,
einer Metallplatte oder einem Metallkörper, beispielsweise aus Molybdän, einem polierten Siliziumplättohen
oder einem Kunststoffkörper.
Die Unterlage 9 ist beispielsweise nicht erhitzt, so daß sie
sich auf Umgebungstemperatur, z.B. 180C befindet, oder wird auf
niedrigerer oder höherer Temperatur gehalten. Die höhere Temperatur hängt von der Art des Materials der Unterlage ab und
liegt unterhalb der Temperatur, die erforderlich ist, um eine merkliche thermische Dissozation des Inhaltes des Zylinders 1
zu bewirken. Die iemperatür der Unterlage bestimmt die physikalischen
Eigenschaften der niedergeschlagenen Schicht, beispielsweise ob die Schicht amorph oder kristallin ist.
Auf kalten Unterlagen werden ankommende Atome eingefroren und können sich fast nicht mehr bewegen. Auf diese Weise kann ein
Material in metastabiler Form mittels dieser Dampfabsehreckung
niedergeschlagen werden. Dies kann verglichen werden mit gleichzeitiger Verdampfung von Legierungskomponenten im Vakuum zur
Herstellung von Legierungen in einer Form, die dem Phasendiagrammgleichgewicht
widerspricht.
Der Zylinder 1 oder ein anderer geeigneter Behälter oder Erzeuger
enthält eine chemische Verbindung des Materials zur Herstellung der Schicht. Diese chemische Verbindung ist entweder
ein Gas oder ein flüchtiger fester Körper, der einen geeigneten Dampfdruck hat, damit er bei dem beim Verfahren herrschenden
Druck in Dampfform vorliegt. Der Druck liegt im allgemeinen, jedooh nicht notwendig, unter Atmosphärdruck· Der Dampf des
festen Körpers kann mit einem geeigneten Trägergas in die Reaktionskammer gebracht werden.

Wenn die niedergeschlagene Schicht aus einem einzelnen chemischen
Element, wie s,B. Silizium, Molybdän, Zinn oder Germanium
bestehen toll, besteht die chemische Verbindung, die als Ausgangsmaterial verwendet wird, vorzugsweise aus einem Hydrid
des Elementes· Wenn die niedergeschlagene Schicht aus einer chemischen Verbindung, wie beispielsweise Siliziumkarbid bestehen
soll, wird als Ausgangsmaterial eine andere chemische Verbindung verwendet, di· alle Bestandteile der niederzuschlagenden
Schicht enthält. Für eine Siliziumkarbidschicht ist Methylsilan ein geeignetes Ausgangsmaterial·
Beim Anschließen der Spule 8 an die Stromquelle wird in der Kammer 2 in dem Gas niedrigen Druckes ein Plasma erzeugt und
die Energie, die zur Einleitung der chemischen Reaktion zur Dissozation des Ausgangsmaterials nötig ist, wird von dem elektrischen
Feld der Spule 8 geliefert. Das Plasma wird am Anfang durch die kapazitive Wirkung zwischen der Spule 8 und einer
Erdung erzeugt, die beispielsweise durch das Metall des Rahmens der Vorrichtung oder den Träger der Kammer gebildet wird. Nachdem
einmal ein Plasma erzeugt ist, wisd die Energie auf induktivem Wege zugeführt. Die Einschaltung eines Faradayschirmes unterbricht
die Reaktion.
Die Steuerung des Plasmas geschieht durch das magnetische Feld der Magnete 10, die permanente Magnete oder Elektromagnete
sein können. Das magnetische Feld ist io ausgebildet, daß der
Niederschlag in einer speziellen Zone konzentriert wird, oder daß der Niederschlag auf die ganze Unterlage gleichmäßig verteilt
wird.
Das Plasma kann die charakteristische Glimmentladung zeigen. Manchmal sind jedoch die besten Verfahrensbedingungen zur Erzeugung
eines Niederschlages solche, daß keine Glimmentladung im Dunkeln mit unbewaffnetem Auge sichtbar ist. Es ist zwar

bekannt, daß ein gewieser Effekt stets vorhanden ist, jedoch
tritt ein niederschlag nur auf, wenn die Spule an die Stromversorgung angeschlossen ist*
Bei der Verwendung der in iigur 1 dargestellten Apparatur mit
einer Stromquelle 7 von einem Kilowatt und einer Spannung im Bereich ,von 2 bis 5 Kilovolt werden die in den Auifübfcungsbeispielen
beschriebenen Schichten erhalten·
1« Beispielt
Das Schichtmaterial ist Silizium« Als Ausgangsmaterial ist in dem Zylinder 1 reines Silan vorhanden« Der Druck in der Apparatur
ist auf 0,2 Torr vermindert und das Silan fließt mit einer Menge von 2 ml/Min durch die Reaktionskammer, die aus
einem Rohr aus geschmolzenem Quarz mit einem Durchmesser von etwa 25 mm besteht« Die Stromquelle hat eine frequenz von
0,5 MHz und das Silizium wird als zusammenhängende amorphe Schieht auf der kalten Unterlage 9 mit einer Wachstumsgewchwindigkeit
von 3 /u pro Stunde niedergeschlagen.
2. Beispiel:
Das Schichtmaterial ist Silizium« Als Ausgangsmaterial ist im Zylinder 1 Silan vorhanden. Der Druck in der Apparatur beträgt
0,3 Torr und das Silan fließt in einer Menge von 4,5 ml/Min durch die Reaktionskammer, die aus einer Glasglocke mit 75 mm
Durchmesser besteht und dicht auf einer Metallünterläge befestigt
ist. Die Frequenz der Stromquelle beträgt 4 MHz und die Siliziumschicht
wächst als zusammenhängende amorphe Schicht auf der kalten Unterlage mit einer Geschwindigkeit von 3/U pro
Stunde«
Die in der beschriebenen Weise hergestellt Siliziumsohichten
zeigen normale Interferenzfarben, wenn sie dünn sind« Bei fortschreitendem
Schichtwachstum werden die Schichten dunkler, da

Wenn die Siliziumschi Ott auf einer nicht erhitzten Unterlage
niedergeschlagen wirdf hat sie eine amorphe oder glasige Form,
isoliert sehr gut und hat einen Widerstand, der mit reinem Silizium Tergliohen werden kann» Solche Schichten lassen sich
gut für Isolierzweoke verwenden· Andere Anwendungen sind die
Oberflächenpassivierung, Filter und Oberflächenschutz, Bei dieser letzteren Anwendung kann sich die Unterlage auf einer
erniedrigten oder erhöhten Temperatur befinden, um die physikalischen
Eigenschaften der Siliziurasohioht zu Yarändern,
Beim epitaxialen Niederschlagen von Silizium durch die bekannten thermischen Verfahren ist die untere Temperaturgrenäse etwa
8500O, unterhalb der eiE epitaxialea Wachstum (Einkristall)
nicht mehr auftritt« Durch Kombination des Plasmaverfahrens und des thermischen Verfahrens kann jedoch die Temperaturgrenze auf
etwa 6500C für die Unterlage herabgesetzt werden, wobei die
zusätzliche Energie, die von dem Plasma herrührt, die nötigen Änderungen der physikalischen und chemischen'Eigenschaften be«
wirkt.
3« Beispiel?
Das Schichtmaterial ist Molybdän« Als Ausgangsmaterial wird
Molybdänkarbonyl verwendet, das ein fester Stoff ist und in einem Glasbehälter auf 25°C gehalten wird« Wenn der Dampfdruck
des Molybdänkarbonyls 0,1 Torr beträgt, wird Wasserstoff als Trägergas über das Molybdänkarbonyl und durch die Apparatur
geleitet und zwar mit einer solchen Geschwindigkeit, daß der Druck auf 8 Torr gebracht wird. Die Heaktionskammer besteht ,

aus einer Petrischale aus Glas, die oben dicht durch eine Metallplatte abgeschlossen ist, durch die eine Zuleitung und
eine Ableitung führt.Ein spiralförmig gewundener Leiter oder
eine kreisförmige Platte oberhalb der Schale und die Metallplatte bilden die Mittel zur Energiezuführung bei einer Frequenz
von 4 MHz« Auf der inneren Oberfläche der Schale wird Molybdän niedergeschlagen.
Zur Herstellung einer Germaniumschicht wird als Ausgangsverbindung
Germaniumhydrid (German) verwendet und zur Herstellung einer Zinnschicht wird als Ausgangsverbindung Zinnhydrid (Stannan)
benutzt. Der Druck in der Apparatur, die Fließgeschwindigkeit
und die Frequenz des Stromes sind die gleichen wie oben beschrieben.
Die Germaniumschicht kann auf einer kalten Unterlage oder auf
einer Unterlage, die sich auf niedrigerer oder höherer Temperatur (bis zu 40O0O) befindet, erzeugt werden. Die Anwendungen
sind die gleichen wie die für Siliziumschichten,
Zinnschichten können auf einer kalten Unterlage oder einer Unterlage
auf niedrigerer oder höherer Temperatur erzeugt werden. Oberhalb 1500O tritt in gewissem Maße eine thermische Zersetzung
ein. Solche Zinnschichten können für Kontakte und leitende Verbindungen
bei Mikroschaltungen verwendet werden,
Metallschichten au a metallorganischen Verbindungen, wie tfei der
Herstellung von Molybdän aus Molybdänkarbonyl können z.B. als Dekor, gedruokte Schaltung oder Kontaktschicht verwendet werden.
Ein weiteres Material, das nach dem Plasmaverfahren niedergeschlagen
werden kann, ist Siliziumkarbid, Als Ausgangsmaterial wird Methylsilan verwendet. Ein weiteres Material ist Selen\
für das als Ausgangsverbindung Selenhydrid (HpSe) verwendet wird. Tellur wird aus ü'ellurhydrid (H3Te) erzeugt,

In Figur 2 ist eine Apparatur dargestellt, die aus einem ersten Vorratszylinder 11 besteht, der mit der aus dielektrischem Material
bestehenden Reaktionskammer 12 über ein FlußmeÄer 13
verbunden ist und einem zweiten Vorratszylinder 14, der mit der Reaktionskammer 12 über das Flußmeter 15 verbunden ist. Die
Kammer 12 wird mit dey Vakuumpumpe 16 evakuiert und der Druckregier
17 und das Manometer 18 dienen zur Einstellung des Druokee in der Kammer. Die Stromquelle 19 mit hoher Impedanz, die Strom
yon Radiofrequenz liefert, ist an die Platten 20 angeschlossen, die aus einer Aluminiumfolie bestehen können, welche an der
Außenseite der Kammerwand befestigt ist. Eine kapazitive Zuführung
der Energie kann mit einem zylindrischen Metallgitter vorgenommen werden, das um die Kammer angeordnet ist und die eine
Elektrode bildet, während die andere vom Metallfluß der Vorrichtung gebildet wird. In der Kammer ist die Unterlage 21 angeordnet,
auf der die Schicht niedergeschlagen werden soll. Mit den Magneten 22 wird ein Feld zur Steuerung des Plasmas erzeugt.
Der Zylinder 11 oder ein anderer geeigneter Behälter enthält eine chemische Verbindung eines der Elemente, welches die Schicht
bilden soll und der Zylinder 14 enthält eine chemische Verbindung der anderen Elemente, welche die Schicht bilden. Jede chemische
Verbindung ist entweder ein Gas oder ein flüchtiger '
Festkörper mit geeignetem Dampfdruck, so daß er beim Betriebsdruck in Dampfform vorliegt. Der Betriebsdruok ist im allgemeinen,
aber nichi notwendigerweise, niedriger als Atmosphärendruok.
Der Dampf des Festkörpers wird mit einem geeigneten Trägergas in die Reaktionskammer gebraoht.
Die Unterlage 21 kann aus den verschiedensten Stoffen bestehen,
wie sie schon teilweise bei der Beschreibung von Figur 1 genannt i wurden.

Bei der Verwendung einer Stromquelle mit einer Leistung von
1 IcW und der Apparatur von Figur 2 können Schichten erhalten werden, wie sie in den folgenden Beispielen beschrieben sind.
1« Beispiel:
Das Sehichtmaterial ist Siliziumdioxyd. Im Zylinder 11 befinde^sich
reines Silan und im Zylinder 14 reines Stickoxydul. Der Druck in der Apparatur beträgt 0,4 Torr und die Pließg·-
sohwindigkeit des· Grases beträgt für daft Silan 1 ml/Min und
für das Stickoxydul 3 ml/Min. Die Reaktionskammer besteht aus geschmolzenen Quarzglas und zwar aus einem Rohr mit etwa
25 mm Durchmesser. Die Frequenz der Stromquelle beträgt 0,5 MHz. Das Siliziumdioxyd wird mit einer Geschwindigkeit von 4/u/Stt.
niedergeschlagen.
Die Unterlagt 21 kann kalt sein oder sich auf erhöhter Temperatur
beispielsweise 200 oder 2500C befinden, so daß kein
Wasser von der niedergeschlagenen Siliziumdioxydschicht eingeschlossen
wird. Anstelle des Stickoxyduls kann Kohlendioxyd oder Wasserdampf als SauerstoffquellsB verwendet werden.
Da» Siliziumdioxyd wird in gut haftendem, glasigem Zustand niedergeschlagen und ist sehr hart und kratzfest. Geeignete
Anwendungen für die Siliziumdioxydschicht sind die Oberflächenpassivierung, der Oberflächenschutz, insbesondere der öchutz
von optischen Elementen wie Glaslinsen oder Glasprismen oder anderen Materials und für Spezialgläser«
2. Beispiel:
Das Schiohtmaterial ist Siliziumnitrid. Der Zylinder 11 enthält
reines Silan und der Zylinder 14 wasserfreies Ammoniak (Stiokstoffhydrid). Die Reaktionskammer besteht aus einem Rohr

aus geschmolzenen Quarzglas und hat einen Durohmesser von
•twa 25 vm. Die Fließgeschwindigkeit für das Silan beträgt
0,25 ml/Min und die für das Ammoniak 0,75 ml/Min# Der Druok
in der Apparatur beträgt 0,3 Torr und die Stromquelle hat eine Frequenz von 1 MHz. Auf einer Unterlage mit einer Temperatur
Ton 3000C wird die Schicht mit einer Geschwindigkeit von

75 mm Durchmesser, die auf einer Metallplatte dicht befestigt
ist. Die Fließgeschwindigkeit beträgt für das Silan 4,5 ml/Min und für das Ammoniak 12 ml/Min« Der Druck in der Apparatur beträgt
0,3 Torr und die Unterlage hat eine Temperatur von 200°C# Die Frequenz der Stromquelle b<

untersucht.
Die Dielektrizitätskonstante einer solchen Schicht beträgt
zwischen 7,0 und 10,0« Die dielektrische Festigkeit einer IyU starken Schicht ist größer als 5 ι 10 Volt pro cm.

Wenn die Schicht aus drei chemischen Elementen gebildet werden
soll, entspricht die Apparatur derjenigen .von Figur 1 und
2, ausgenommen daß drei getrennte Torratszylinder oder Behälter
für die einzelnen Ausgangsverbindungen vorgesehen sind, von denen ;jede eines der für die Schicht benötigten Elemente
enthält,
Beispiele von Schichten aus drei Elementen sind Siliziumoxynitrid
(beispielsweise Si0NgO), hergestellt aus Silan und
einem Hydrid von Stickstoff und Kohlendioxyd und Borsilikat~
glas, hergestellt <-,U3 Diboran, Silan und Stickoxydul«
Typische Anwendungen für die Schichten aus Borsilikatglas
schließen die Bildung von isolierenden Schichten auf metallischen Oberflächen ein, beispielsweise bei der Herstellung von
Mikrοschaltungen, aur Verwendung als dielektrisches Material
für Kondensatoren und zum Oberflächenschutz von Halbleitervorrichtungen«
Obwohl alle oben beschriebenen Schichten unter Verwendung einer Stromquelle von Radiofrequenz hergestellt werden, d»h, die
Frequenz liegt über 10 KHz, wurden auch Frequenzen bis herab zu 50 Hz verwendet* In der !Theorie ist es sogar möglich, bis
auf die Frequenz Hull herunterzugehen, d.h. Gleichstrom zu verwenden. Bei niedrigeren Frequenzen ale 50 Hz wurden Elektroden
in Kontakt mit der Gras atmosphäre verwendet, um das elektrische Feld zur Urzeugung des Plasmas anzukoppeln.

Ein stlektires Niederschlagen einer dieser Schichten kann durch
Verwendung geeigneter Kontaktaasken erzielt werden. Obwohl die Gasatmosphäre die Tendenz hat, zwischen die Unterseite der
Maske und die Oberfläche der Unterlage zu kriechen, tritt kein Niederschlag unter der Maske auf. Die Metallmaske hat die Wirkung,
daß sie die Wirkung des Plasmas und ein Niederschlagen unter den Maske rerhindert.
Die Erfindung ist jedoch nicht auf die dargestellten und
beschriebenen Ausfiihrungsbeispiele beschränkt.

Verfahren nach Anspruch 27 bis 29, dadurch gekennzeichnet, daß Silan und wasserfreies Ammoniak durch eine rohrförmige Reaktionskammer aus dielektrischem Material mit einem Durohmesser von etwa 25 mm mit einer Geschwindigkeit von etwa 0,25 ml/Min bzw. 0,75 ml/Min und einem Druck τοη 0,4 Torr geleitet wird, in der das Plasma durch ein elektrisches Feld mittels einer Wechselspannung mit einer Erequenz von 1 MHz erzeugt wird.- 20 -909830/0570BAD31·)} Verfahren nach Anspruch 27 "bis 29» dadurch gekennzeichnet, daß Silan und wasserfreies Ammoniak durch eine rohrförmige Reaktionakaamer aus dielektrischen* Material mit einem Durch« messer von etwa 75 mm alt einer Geschwindigkeit von 4,5 ml/Min bzw, 12 ml/Mia bei einem Druck von 0,3 Torr geleitet wird, in der das Plasma durch ein elektrisches Feld mittels einer Wechselspannung mit einer Frequenz von 4 MHz erzeugt wird.32») Optisches Element mit vergüteter Oberfläone, gekennzeichnet durch eine Oberflächenschicht aus Siliziumnitrid, die nach dem Verfahren nach Anspruch 27 "bis 31 hergestellt wurde,33») Zusamniengesetster Gegenstand, enthaltsnd einen Körper aus relativ weichem und/oder relativ angreifbarem Material mit einem Oberflächenschutz aus einer Schicht aus Siliziumnitrid, die nach dem Verfahren nach Anspruch 27 bis 31 hergestellt wurde»34#) Halbleitervorrichtung mit einer Oberflächenschutzschicht aus Siliziumnitrid, die nach dem Verfahren nach Anspruch 27 bis 31 hergestellt wurde«35») Kondensator mit einem Dielektrikum aus Sillziumnitrid, das nach dem Verfahren nach Anspruch 27 bis 31 hergestellt wurde.36.) Verfahren nach Anspruoh 1 bis 18* dadurch gekennzeichnet» daß eina Schicht aus Siliziumkarbid in einer Atmosphäre eines Siliziumhydrids und Methan oder Äthylen hergestellt wird.44.)
