Abstract
根据本发明,提供一种含有(A)环氧树脂、(B)固化剂和(C)填充材料的密封用树脂组合物,环氧树脂(A)含有具有萘基醚骨架的环氧树脂(A‑1),将密封用树脂组合物的固化物的玻璃化转变温度设为Tg(℃)、将190℃~230℃时的线膨胀系数设为α2(ppm/℃)、将260℃的热时弹性模量设为E2(MPa)、将通过以下方法测得的密封用树脂组合物的175℃时的矩形压力设为η2(MPa)时,满足以下式(1):E2×(α2×10‑6)×(175-Tg)×η2≤0.3。(方法):使用低压传递成型机,以模具温度170℃、注入流量177mm3/秒的条件向宽度15mm、厚度1mm、长度175mm的矩形的流路中注入上述密封用树脂组合物,利用埋设于流路的距上游前端25mm的位置的压力传感器测定压力的经时变化,测定上述密封用树脂组合物的流动时的最低压力(MPa),将其作为矩形压力。

技术领域
本发明涉及密封用树脂组合物、半导体装置和半导体装置的制造方法。
背景技术
作为半导体封装体等密封用树脂组合物,进行着各种各样技术的开发。另外,半导体封装体等电子零件由具有各种线膨胀系数的部件构成,在其制造过程中,经过后固化或回流等伴随加热的工序,因而存在发生翘曲的问题。因此,例如专利文献1公开了一种密封用树脂组合物,其含有环氧树脂、酚系固化剂、无机填充剂和硬脂酸蜡,该环氧树脂含有30~100质量%的特定的含二氢蒽骨架的环氧树脂,上述密封用树脂组合物的翘曲小、并且在室温至回流温度下的翘曲的温度变化小。

发明内容
发明要解决的技术课题
另一方面,在对半导体封装体等进行树脂密封时,存在与半导体芯片连接的接合线在密封用树脂的流动过程中发生变形、从而引起断线或接触等的问题。
根据本发明的发明人的研究判断,在使用专利文献1中记载的密封用树脂组合物时,难以同时抑制使用该密封用树脂组合物进行密封时的导线偏移和使用该密封用树脂组合物密封的半导体装置的后固化或回流时产生的翘曲。本发明的目的在于提供一种进行树脂密封时的导线偏移的发生少、并且在使用密封用树脂组合物密封的半导体装置的后固化时等发生的翘曲少的密封用树脂组合物。
用于解决技术课题的手段
根据本发明,提供一种密封用树脂组合物,其含有(A)环氧树脂、(B)固化剂和(C)填充材料,
环氧树脂(A)含有具有萘基醚骨架的环氧树脂(A-1),

并且,根据本发明,提供一种半导体装置,其具有通过将上述密封用树脂组合物固化而形成的密封树脂。
另外,根据本发明,提供一种半导体装置的制造方法,其包括:在基板上搭载半导体元件的工序;和使用上述密封用树脂组合物将半导体元件密封的密封工序。
发明效果
根据本发明,提供一种进行树脂密封时的导线偏移的发生少、并且使用密封用树脂组合物密封的半导体装置的后固化时等产生的翘曲少的密封用树脂组合物、具有通过将该密封用树脂组合物固化而形成的密封树脂的半导体装置、以及该半导体装置的制造方法。

本说明书中,只要没有特别说明,数值范围的说明中的表述“a~b”表示a以上b以下。例如,“1~5质量%”是指“1质量%以上5质量%以下”。
本说明书中使用的术语“电子装置”的含义包括半导体芯片、半导体元件、印刷配线基板、电路显示装置、信息通信终端、发光二极体、物理电池、化学电池等应用了电子工学的技术的元件、设备、最终产品等。
另外,在所有的附图中,对相同的构成要件标注相同的附图标记,并适当省略说明。并且,图是示意图,与实际的尺寸比率并不一致。
<密封用树脂组合物>
首先,对本实施方式所涉及的密封用树脂组合物进行说明。
本实施方式的密封用树脂组合物含有(A)环氧树脂、(B)固化剂和(C)填充材料。
而且,本实施方式所涉及的密封用树脂组合物在将该密封用树脂组合物的固化物的玻璃化转变温度设为Tg(℃)、将190℃~230℃时的线膨胀系数设为α2(ppm/℃)、将260℃时的热时弹性模量设为E2(MPa)、将通过以下方法测得的上述密封用树脂组合物的175℃时的矩形压力设为η2(MPa)时,满足以下式(1)。

(方法)

半导体封装体等电子零件由具有各种线膨胀系数的部件构成,如果其制造过程中经过伴随加热的工序,由于各种部件的收缩量、膨胀量不同,结果就会产生翘曲。发生大幅的翘曲会导致因接合不良使得可靠性下降以及封装体单片化时的切割困难,因此抑制从低温至高温的广范围的翘曲成为重要的课题。并且,另一方面,在对半导体封装体等进行树脂密封时,存在与半导体芯片连接的接合线在填充密封用树脂的过程中发生变形,从而引起断线或接触等的问题。然而,同时实现抑制导线偏移和抑制翘曲是非常困难的。
为了同时实现导线偏移的抑制和翘曲的抑制,本发明的发明人进行了深入研究,发现了在含有(A)环氧树脂、(B)固化剂和(C)填充材料的密封用树脂组合物中,通过形成为玻璃化转变温度Tg、线膨胀系数α2、热时弹性模量E2和矩形压力η2满足特定的关系、即式(1)的构成,得到能够同时实现上述两个课题的密封用树脂组合物,从而完成了本发明。
通过密封用树脂组合物具有上述成分、并且密封用树脂组合物满足上述式(1),能够同时实现导线偏移的抑制和翘曲的抑制,虽然其理由尚不明确,但可以推测以下方面。
上述式(1)中的“E2×(α2×10-6)×(175-Tg)”是玻璃化转变温度以上时的热时弹性模量、玻璃化转变温度以上时的线膨胀系数和固化温度与玻璃化转变温度之差的乘积,表示高温时的残留应力S2。并且,矩形压力η2表示高温时的熔融粘度。根据本实施方式所涉及的树脂组合物,可以认为通过残留应力S2与表示高温时的熔融粘度的矩形压力η2的乘积满足特定的条件,能够使高温时蓄积的内部应力和高温时的流动性达到最佳的平衡,从而能够兼顾填充时的导线偏移的抑制和该树脂组合物的固化物的经过热历程后的翘曲的抑制。
另外,如上的特性能够通过适当地调整构成本实施方式的密封用树脂组合物的各成分的种类、配合量来实现。
式(1)所示的“E2×(α2×10-6)×(175-Tg)×η2”为0.3以下,优选为0.28以下,特别优选为0.25以下。“E2×(α2×10-6)×(175-Tg)×η2”的下限没有特别限制,例如可以为0.01以上。
热时弹性模量E2(MPa)例如可以依照JISK-6911按照以下方法测定。首先,使用低压传递成型机(Kohtaki Corporation制的“KTS-15”)以模具温度175℃、注入压力6.9MPa、固化时间120秒的条件将密封用树脂组合物注射成型,得到10mm×4mm×4mm的试验片。接着,利用使用DMA测定装置(Seiko Instruments Inc.制)的三点弯曲法,以测定温度范围0℃~300℃、5℃/分钟的条件对该试验片进行升温测定,测定260℃时的固化物的热时弹性模量。其中,热时弹性模量E2的单位为MPa。
关于热时弹性模量E2,只要其与其他参数的关系满足上述式(1)就没有特别限制,但从提高固化物的强度的观点而言,优选为100MPa以上,更优选为500MPa以上,进一步优选为1000MPa以上。并且,从实现应力缓和特性优异的固化物的观点而言,上述热时弹性模量E2优选为10000MPa以下,更优选为8000MPa以下,进一步优选为6000MPa以下。
从提高固化物的强度的观点而言,按照与热时弹性模量E2相同的方法利用DMA测得的密封用树脂组合物的固化物的25℃时的常温时弹性模量E1优选为1000Pa以上,更优选为3000MPa以上,进一步优选为5000MPa以上。
并且,从实现应力缓和特性优异的固化物的观点而言,上述25℃时的储能模量E1优选为40000MPa以下,更优选为30000MPa以下,进一步优选为25000MPa以下。
玻璃化转变温度Tg(℃)、线膨胀系数α2(ppm/℃)例如可以按照以下方法测定。首先,使用传递成型机以模具温度175℃、注入压力9.8MPa、固化时间3分钟的条件将半导体密封用树脂组合物注射成型,得到15mm×4mm×4mm的试验片。接着,将所得到的试验片以175℃进行4小时后固化之后,使用热机械分析装置(Seiko Denshi industries,Ltd.制,TMA100)以测定温度范围0℃~320℃、升温速度5℃/分钟的条件进行测定。根据该测定结果算出玻璃化转变温度Tg(℃)、玻璃化转变温度以上的线膨胀系数(α2)。另外,在本实施方式中,将190℃~230℃时的线膨胀系数设为α2(ppm/℃)。其中,线膨胀系数α2的单位为ppm/℃,玻璃化转变温度的单位为℃。
关于线膨胀系数α2,只要其与其他参数的关系满足上述式(1)就没有特别限制,但从降低热历程时的线膨胀系数,例如抑制与构成半导体封装体的其他材料的膨胀量/收缩量差的观点而言,优选为75ppm/℃以下,更优选为70ppm/℃以下,进一步优选为65ppm/℃以下。上述平均线膨胀系数α2的下限值没有限定,例如可以为10ppm/℃以上。
并且,关于固化物的玻璃化转变温度,只要其与其他参数的关系满足上述式(1)就没有限制,优选为100℃以上,更优选为110℃以上,进一步优选为120℃以上,进一步更优选高于125℃。
并且,固化物的玻璃化转变温度的上限没有限制,但从提高固化物的韧性的观点而言,例如为300℃以下,更优选低于175℃,也可以为140℃以下。
例如从抑制与构成半导体封装体的其他材料的膨胀量/收缩量差的观点而言,按照与线膨胀系数α2相同的方法求出的固化物的40℃~80℃时的线膨胀系数α1优选为50ppm/℃以下,更优选为45ppm/℃以下,进一步优选为40ppm/℃以下。上述平均线膨胀系数α1的下限值没有限定,例如可以为1ppm/℃以上。
关于本实施方式的半导体密封用树脂组合物的矩形压力(向矩形的空间内的注入压力),只要其与其他参数的关系满足上述式(1)就没有限制,其上限值例如优选为2.0MPa以下,更优选为1.0MPa以下,进一步优选为0.3MPa以下,特别优选为0.2MPa以下。由此,能够更有效地提高将半导体密封用树脂组合物填充于基板与半导体元件之间时的填充性。并且,上述矩形压力的下限值优选为0.03MPa以上,更优选为0.04MPa以上,特别优选为0.05MPa以上。由此,能够防止在成型时树脂从模具间隙泄漏。
本实施方式所涉及的密封用树脂组合物中,将该密封用树脂组合物的固化物的玻璃化转变温度设为Tg(℃)、将40℃~80℃时的线膨胀系数设为α1(ppm/℃)、将25℃时的常温时弹性模量设为E1(MPa)时,以下式(2)所示的残留应力S1(MPa)优选为10MPa以上90MPa以下,更优选为20MPa以上80MPa以下,特别优选为30MPa以上70MPa以下。

在本实施方式中,从提高密封用树脂组合物的成型性、并且加快成型周期的观点而言,密封用树脂组合物的胶凝时间优选为10秒以上,更优选为20秒以上。
并且,从实现固化性优异的固化物的观点而言,密封用树脂组合物的胶凝时间优选为100秒以下,更优选为80秒以下,进一步优选为70秒以下。
胶凝时间的测定可以通过使密封用树脂组合物在加热至175℃的热板上熔融之后,一边利用刮勺搅拌一边测定直至固化为止的时间(胶凝时间)来进行。
在本实施方式中,从更有效地提高将密封用树脂组合物成型时的填充性的观点而言,密封用树脂组合物的螺旋流动长度优选为40cm以上,更优选为50cm,进一步优选为60cm。并且,螺旋流动长度的上限值没有限定,例如可以为200cm。
在本实施方式的半导体密封用树脂组合物中,以175℃进行2分钟热处理时的收缩率S1例如可以为0.05%以上2%以下,更优选为0.1%以上0.5%以下。并且,在本实施方式的半导体密封用树脂组合物中,以175℃进行4小时热处理时的收缩率S2例如可以为0.05%以上2%以下,更优选为0.1%以上0.5%以下。通过如此将半导体密封用树脂组合物的成型时的收缩率设定为特定的范围,有机基板等基板的收缩量与树脂组合物的固化时的收缩量匹配,能够稳定为半导体封装体的翘曲得到了抑制的形状。
本实施方式所涉及的密封用树脂组合物含有(A)环氧树脂、(B)固化剂和(C)填充材料。
(环氧树脂(A))
本实施方式所涉及的密封用树脂组合物中,环氧树脂(A)含有具有萘基醚骨架的环氧树脂(A-1)。
本实施方式所涉及的密封用树脂组合物含有具有萘基醚骨架的环氧树脂(A-1),可以推测具有由该包含萘骨架的结构单位带来的刚性,交联密度不会变得过高,因此能够得到熔融时的粘度特性与成为固化物时的收缩率、弹性模量的平衡优异的密封用树脂组合物。
本实施方式所涉及的密封用树脂组合物中,作为具有萘基醚骨架的环氧树脂(A-1),可以含有至少一种的以下通式(NE)所示的环氧树脂。
上述式(NE)中,R1分别独立地表示氢原子或甲基,Ar1和Ar2分别独立地表示亚萘基或亚苯基,两个基团可以分别具有碳原子数1~4的烷基或亚苯基作为取代基。R2分别独立地表示氢原子、碳原子数1~4的烷基或芳烷基,p和q分别独立地为0~4的整数,其中,p和q中的任一方为1以上,R3分别独立地表示氢原子、芳烷基或含环氧基的芳香族烃基。
式(NE)中,当R2为芳烷基时,该芳烷基可以由以下式(A)表示。
并且,式(NE)中,当R3为芳烷基时,该芳烷基可以由以下式(A)表示。
式(A)中,R4和R5分别独立地表示氢原子或甲基,Ar3表示亚苯基、1~3个环上的氢原子被碳原子数1~4的烷基取代的亚苯基、或者亚萘基、或1~3个环上的氢原子被碳原子数1~4的烷基取代的亚萘基。r平均为0.1~4的数。
式(NE)中,当R3为含环氧基的芳香族烃基时,该含环氧基的芳香族烃基可以由以下式(E)表示。
式(E)中,R6表示氢原子或甲基,Ar4表示亚萘基或者具有碳原子数1~4的烷基、芳烷基或亚苯基作为取代基的亚萘基,s为1或2的整数。
可以认为本实施方式所涉及的密封用树脂组合物通过含有上述方式的具有萘基醚骨架的环氧树脂(A-1),成为熔融时的粘度特性与成为固化物时的收缩率、弹性模量的平衡优异的密封用树脂组合物。
本实施方式所涉及的密封用树脂组合物中,环氧树脂(A)除了含有上述具有萘基醚骨架的环氧树脂(A-1)以外,优选还含有环氧树脂(A-2)。
环氧树脂(A-2)例如含有选自以下树脂中的一种或两种以上:联苯型环氧树脂;双酚A型环氧树脂、双酚F型环氧树脂、四甲基双酚F型环氧树脂等双酚型环氧树脂;茋型环氧树脂;苯酚酚醛清漆型环氧树脂、甲酚酚醛清漆型环氧树脂等酚醛清漆型环氧树脂;三酚甲烷型环氧树脂、烷基改性三酚甲烷型环氧树脂等多官能环氧树脂;具有亚苯基骨架的苯酚芳烷基型环氧树脂、具有亚联苯基骨架的苯酚芳烷基型环氧树脂等酚芳烷基型环氧树脂;异氰脲酸三缩水甘油酯、单烯丙基二缩水甘油异氰脲酸酯等含三嗪核的环氧树脂;二环戊二烯改性酚型环氧树脂等桥环烃化合物改性酚型环氧树脂。
在这些之中,从提高耐湿可靠性与成型性的平衡的观点而言,环氧树脂(A-2)更优选含有双酚型环氧树脂、联苯型环氧树脂、酚醛清漆型环氧树脂、酚芳烷基型环氧树脂和三酚甲烷型环氧树脂中的至少一种。并且,从抑制半导体装置翘曲的观点而言,特别优选含有酚芳烷基型环氧树脂和酚醛清漆型环氧树脂中的至少一种。为了进一步提高流动性,特别优选为联苯型环氧树脂;为了控制高温弹性模量,特别优选为具有亚联苯基骨架的酚芳烷基型环氧树脂。
作为环氧树脂(A-2),例如可以含有选自以下式(1)所示的环氧树脂、以下式(2)所示的环氧树脂、以下式(3)所示的环氧树脂、以下式(4)所示的环氧树脂和以下式(5)所示的环氧树脂中的至少一种。
上述式(1)中,Ar1表示亚苯基或亚萘基,当Ar1为亚萘基时,缩水甘油醚基可以与α位、β位中的任意部位键合。Ar2表示亚苯基、亚联苯基或亚萘基中的任一个基团。Ra和Rb分别独立地表示碳原子数1~10的烃基。g为0~5的整数,h为0~8的整数。n3表示聚合度,其平均值为1~3。
式(2)中,所存在的多个Rc分别独立地表示氢原子或碳原子数1~4的烃基。n5表示聚合度,其平均值为0~4。
式(3)中,所存在的多个Rd和Re分别独立地表示氢原子或碳原子数1~4的烃基。n6表示聚合度,其平均值为0~4。
式(4)中,所存在的多个Rf分别独立地表示氢原子或碳原子数1~4的烃基。n7表示聚合度,其平均值为0~4。
式(5)中,所存在的多个Rg分别独立地表示氢原子或碳原子数1~4的烃基。n8表示聚合度,其平均值为0~4。
上述之中,作为环氧树脂(A-2),作为更优选的方式之一,可以列举含有上述式(5)所示的环氧树脂的树脂。
在本实施方式中,将含有具有萘基醚骨架的环氧树脂(A-1)的环氧树脂(A)的总量设为100质量份时、或者将合并了具有萘基醚骨架的环氧树脂(A-1)和除环氧树脂(A-1)以外的环氧树脂(A-2)的环氧树脂(A)的总量设为100质量份时,环氧树脂(A-1)优选为1质量份以上70质量份以下,更优选为10质量份以上65质量份以下,特别优选为30质量份以上60质量份以下。
(固化剂(B))
关于本实施方式中的固化剂(B),只要是通常用于半导体密封用树脂组合物的固化剂就没有特别限制,例如可以列举酚系固化剂、胺系固化剂、酸酐系固化剂和硫醇系固化剂,可以含有从这些中选择的至少一种。这些之中,从耐燃性、耐湿性、电特性、固化性、保存稳定性等平衡的观点而言,优选含有酚系固化剂。
<酚系固化剂>
作为酚系固化剂,只要是通常用于半导体密封用树脂组合物的酚系固化剂就没有特别限制,例如可以列举以苯酚酚醛清漆树脂、甲酚酚醛清漆树脂为代表的使苯酚、甲酚、间苯二酚、邻苯二酚、双酚A、双酚F、苯基苯酚、氨基苯酚、α-萘酚、β-萘酚、二羟基萘等酚类与甲醛或酮类在酸性催化剂下进行缩合或共缩合而得到的酚醛清漆树脂、由上述酚类与二甲氧基对二甲苯或双(甲氧基甲基)联苯合成的具有亚联苯基骨架的苯酚芳烷基树脂、具有亚苯基骨架的苯酚芳烷基树脂等酚芳烷基树脂、具有三苯甲烷骨架的酚醛树脂等,它们可以单独使用,也可以组合两种以上使用。
<胺系固化剂>
作为胺系固化剂,可以列举二乙烯三胺(DETA)、三乙烯四胺(TETA)或间苯二甲胺(MXDA)等脂肪族多胺;二氨基二苯基甲烷(DDM)、间苯二胺(MPDA)或二氨基二苯砜(DDS)等芳香族多胺;以及包括双氰胺(DICY)或有机酸二酰肼等的多胺化合物等,它们可以单独使用,也可以组合两种以上使用。
<酸酐系固化剂>
作为酸酐系固化剂,可以列举六氢邻苯二甲酸酐(HHPA)、甲基四氢邻苯二甲酸酐(MTHPA)或马来酸酐等脂环族酸酐;偏苯三甲酸酐(TMA)、均苯四甲酸二酐(PMDA)或二苯甲酮四甲酸(BTDA)、邻苯二甲酸酐等芳香族酸酐等,它们可以单独使用,也可以组合两种以上使用。
<硫醇系固化剂>
作为硫醇系固化剂,可以列举三羟甲基丙烷三(3-巯基丁酸)酯、三羟甲基乙烷三(3-巯基丁酸)酯等,它们可以单独使用,也可以组合两种以上使用。
<其他固化剂>
作为其他固化剂,可以列举异氰酸酯预聚物或封端异氰酸酯等异氰酸酯化合物、含羧酸的聚酯树脂等有机酸类等,它们可以单独使用,也可以组合两种以上使用。
并且,也可以将上述之中不同类的固化剂的两种以上组合使用。
密封用树脂组合物可以仅含有一种固化剂(B),也可以含有两种以上。
在本实施方式中,相对于环氧树脂(A)100质量份,固化剂(B)优选含有30~70质量份,更优选含有35~65质量份,特别优选含有40~60质量份。
并且,相对于密封用树脂组合物的总固体成分100质量%,固化剂(B)的含量例如优选为0.5质量%以上,更优选为1质量%以上,进一步优选为1.5质量%以上。由此,在成型时获得优异的流动性,并且能够实现填充性和成型性的提高。
固化剂(B)的含量的上限值没有特别限定,相对于密封用树脂组合物的总固体成分100质量%,例如优选为9质量%以下,更优选为8质量%以下,进一步优选为7质量%以下。
由此,能够提高作为电子装置的耐湿可靠性和耐回流性。并且,有助于进一步抑制基材的翘曲。
(填充材料(C))
本实施方式的密封用树脂组合物含有填充材料(C)。
作为填充材料(C),具体可以列举二氧化硅、氧化铝、钛白、氢氧化铝、滑石、粘土、云母、玻璃纤维等无机填充剂。
优选填充材料(C)含有二氧化硅。作为二氧化硅,可以列举熔融破碎二氧化硅、熔融球状二氧化硅、结晶二氧化硅、二次聚集二氧化硅等。这些之中特别优选熔融球状二氧化硅。
填充材料(C)通常为颗粒。颗粒的形状优选为大致圆球状。
填充材料(C)的平均粒径没有特别限定,典型地为1~100μm,优选为1~50μm,更优选为1~20μm。通过平均粒径适当,能够确保固化时的适度的流动性等。另外,也考虑通过使平均粒径较小(例如1~20μm),例如能够提高在最前端的晶片级封装体中的狭窄间隙部分中的填充性。
填充材料(C)的平均粒径可以利用激光衍射/散射式粒径分布测定装置(例如株式会社堀场制作所制的湿式粒度分布测定机LA-950)获取体积基准的粒径分布的数据,并对该数据进行处理来求出。测定通常以湿式进行。
二氧化硅等填充材料(C)可以利用硅烷偶联剂等偶联剂进行表面修饰。由此,填充材料(C)的聚集得到抑制,能够获得更好的流动性。并且,填充材料(C)与其他成分的亲和性提升,填充材料(C)的分散性提高。可以认为这有助于提高固化物的机械强度、抑制产生微裂等。
作为用于表面修饰的偶联剂,可以使用后述的作为偶联剂(E)列举的偶联剂。
密封用树脂组合物可以仅含有一种填充材料(C),也可以含有两种以上。
填充材料(C)的含量没有特别限制,例如相对于密封用树脂组合物的总固体成分100质量%,优选含有65质量份%以上98质量份%以下,更优选含有68质量份%以上95质量份%以下,特别优选含有70质量份%以上93质量份%以下。通过适度地增加填充材料(C)的含量,能够使低吸湿性等提高,从而能够更有效地提高电子装置的耐湿可靠性和耐回流性。特别是若适度地增加填充材料(C),相对减少树脂成分(环氧树脂(A)和固化剂(B)等),则理论上固化收缩减少,因此能够进一步减轻翘曲。通过适度地减少填充材料(C)的含量,能够抑制伴随成型时流动性降低的成型性的下降等。根据本实施方式的树脂组合物,即使适度地增加填充材料(C),也能够抑制成型时的流动性降低等。
(固化促进剂)
本实施方式的密封用树脂组合物可以含有固化促进剂。固化促进剂只要能够促进热固性树脂的固化即可,可以根据热固性树脂的种类选择。
在本实施方式中,固化促进剂例如含有选自下列物质中的一种或两种以上:有机膦、四取代鏻化合物、磷酸酯甜菜碱(phosphobetaine)化合物、膦化合物与醌化合物的加合物、鏻化合物与硅烷化合物的加合物等含磷原子的化合物;2-甲基咪唑、2-乙基-4-甲基咪唑(EMI24)、2-苯基-4-甲基咪唑(2P4MZ)、2-苯基咪唑(2PZ)、2-苯基-4-甲基-5-羟基咪唑(2P4MHZ)、1-苄基-2-苯基咪唑(1B2PZ)等咪唑化合物;以1,8-二氮杂双环[5.4.0]十一碳烯-7、苄基二甲胺等为例示的脒(amidine)或叔胺、上述脒或胺的季盐等含氮原子的化合物。从提高密封用树脂组合物的固化性的观点以及提高密封材料与金属的密合性的观点而言,优选固化促进剂含有咪唑化合物。
从有效地提高树脂组合物的固化性的观点而言,密封用树脂组合物中的固化促进剂的含量相对于密封用树脂组合物整体优选为0.01质量%以上,更优选为0.03质量%以上,进一步优选为0.05质量%以上。
并且,从提高密封用树脂组合物的处理性的观点而言,密封用树脂组合物中的固化促进剂的含量相对于密封用树脂组合物整体优选为5质量%以下,更优选为3质量%以下,进一步优选为1质量%以下。
(偶联剂)
本实施方式的密封用树脂组合物可以含有偶联剂。通过密封用树脂组合物含有偶联剂,例如能够实现与基材的密合性的进一步提升和填充材料在组合物中的分散性的提升等。当填充材料的分散性提高时,最终得到的固化物的均质性提高。这能够有助于固化物的机械强度的提升等。
作为偶联剂,例如可以使用环氧硅烷、巯基硅烷、氨基硅烷、烷基硅烷、脲基硅烷、乙烯基硅烷、甲基丙烯酸硅烷等各种硅烷系化合物、钛系化合物、铝螯合物类、铝/锆系化合物等公知的偶联剂。
更具体而言例示如下。
·硅烷系偶联剂

当密封用树脂组合物含有偶联剂时,可以仅含有一种偶联剂,也可以含有两种以上的偶联剂。
偶联剂的含量的下限没有特别限定,例如相对于密封用树脂组合物整体优选为0.05质量%以上,更优选为0.1质量%以上。通过使偶联剂的含量为这些下限值以上,容易充分获得添加偶联剂所带来的效果。
偶联剂的含量的上限没有特别限定,相对于密封用树脂组合物整体优选为2.0质量%以下,更优选为1.0质量%以下。通过使偶联剂的含量为这些上限值以下,密封成型时的密封用树脂组合物的流动性变得适当,能够获得良好的填充性和成型性。
(其他成分)
根据需要,本实施方式的密封用树脂组合物可以进一步含有pH调整剂、离子捕捉剂、阻燃剂、着色剂、脱模剂、低应力剂、抗氧化剂、重金属钝化剂等各种添加剂。
作为pH调整剂,例如可以使用水滑石。通常认为水滑石能够将组合物中的pH保持在中性附近,结果难以产生Cl-等离子。
作为离子捕捉剂(也称为Ion catcher、Ion trapping agent等),例如可以使用铋氧化物或钇氧化物等。
当使用pH调整剂和/或离子捕捉剂时,可以仅使用一种,也可以同时使用两种以上。
当使用pH调整剂和/或离子捕捉剂时,其量相对于密封用树脂组合物整体例如为0.05~0.3质量%,优选为0.1~0.2质量%。
作为阻燃剂,可以列举无机系阻燃剂(例如氢氧化铝等水合金属系化合物,能够从住友化学株式会社等购入)、卤素系阻燃剂、磷系阻燃剂、有机金属盐系阻燃剂等。
当使用阻燃剂时,可以仅使用一种,也可以同时使用两种以上。
当使用阻燃剂时,含量没有特别限制,相对于密封用树脂组合物整体例如为10质量%以下,优选为5质量%以下。通过为这些上限值以下,能够保持封装体的电可靠性。
作为着色剂,具体可以列举炭黑、铁丹、氧化钛等。
当使用着色剂时,能够使用一种或组合两种以上使用。
当使用着色剂时,其量相对于密封用树脂组合物整体例如为0.1~0.5质量%,优选为0.2~0.4质量%。
作为脱模剂,可以列举天然蜡、褐煤酸酯等合成蜡、高级脂肪酸或其金属盐类、石蜡、氧化聚乙烯等。
当使用脱模剂时,可以仅使用一种,也可以同时使用两种以上。
当使用脱模剂时,其量相对于密封用树脂组合物整体例如为0.1~0.5质量%,优选为0.2~0.3质量%。
作为低应力剂,例如可以列举硅油、有机硅橡胶、聚异戊二烯、1,2-聚丁二烯、1,4-聚丁二烯等聚丁二烯、苯乙烯-丁二烯橡胶、丙烯腈-丁二烯橡胶、聚氯丁二烯、聚(氧丙烯)、聚(氧四亚甲基)二醇、聚烯烃二醇、聚-ε-己内酯等热塑性弹性体、聚硫橡胶、氟橡胶等。
当使用低应力剂时,可以仅使用一种,也可以同时使用两种以上。
当使用低应力剂时,其量相对于密封用树脂组合物整体例如可以为0.05~1.0质量%。
下面对密封用树脂组合物的制造方法进行说明。
本实施方式的密封用树脂组合物例如可以通过利用公知的方法将上述各成分混合,并利用辊、捏合机或挤出机等混炼机进行熔融混炼,冷却之后进行粉碎来获得。而且,也可以将它们打锭成型为锭状后作为密封用树脂组合物使用。由此,能够得到颗粒状或锭状的密封用树脂组合物。
通过制成这种经过打锭成型的组合物,容易使用传递成型、注射成型和压缩成型等公知的成型方法进行密封成型。
本实施方式的密封用树脂组合物能够用于通常的半导体元件或功率半导体等半导体元件的密封用树脂组合物、晶片密封用树脂组合物、模拟晶片形成用树脂组合物、车载用电子控制单元形成用密封用树脂组合物、配线基板形成用密封用树脂组合物、转子固定部件用密封用树脂组合物等各种用途。
下面,对半导体装置进行说明。
<半导体装置>
本实施方式中的半导体装置是具有通过将本实施方式中的密封用树脂组合物固化而形成的密封树脂的半导体装置。
图1是表示本实施方式所涉及的半导体装置100的结构的截面图。图1所示的半导体装置100具有搭载于基板30上的半导体元件20和将半导体元件20密封而成的密封件50。
密封件50由将本实施方式中的密封用树脂组合物固化而得到的固化物构成。
并且,图1中例示基板30为电路基板的情况。在该情况下,如图1所示,在基板30中的与搭载半导体元件20的一面相反侧的另一面例如形成有多个焊球60。半导体元件20搭载于基板30上,并且经由导线40与基板30电连接。另一方面,半导体元件20可以倒装芯片(flip chip)安装于基板30。在此,导线40例如由铜构成。
密封件50例如以覆盖半导体元件20中的与基板30对置的一面相反侧的另一面的方式将半导体元件20密封。在图1所示的例子中,密封件50以覆盖半导体元件20的上述另一面和侧面的方式形成。密封件50例如可以通过使用传递成型法或压缩成型法等公知的方法对密封用树脂组合物进行密封成型来形成。
作为上述半导体装置100的制造方法,例如可以列举包括如下工序的制造方法:
在基板30上搭载半导体元件20的工序;和
使用本实施方式所涉及的密封用树脂组合物将所述半导体元件密封的密封工序。
并且,作为用于得到使半导体装置100进一步与其他基板电接合的半导体装置的制造方法,可以列举在上述密封工序之后具有回流工序的半导体装置的制造方法。在本实施方式所涉及的制造方法中,上述回流工序中的回流温度例如可以设为200℃以上,还可以设为230℃以上,特别是可以设为260℃以上。在本实施方式中,由于密封件50使用上述的本实施方式中的密封用树脂组合物形成,因此即使经过这种高温回流,也能够抑制翘曲的产生。因此,能够提高半导体装置100的可靠性。
图2是表示本实施方式所涉及的半导体装置100的结构的截面图,表示不同于图1的例子。图2所示的半导体装置100使用导线框作为基板30。此时,半导体元件20例如搭载于基板30中的芯片焊盘32上,并且经由导线40与外部引线34电连接。并且,密封件50与图1所示的例子同样使用本实施方式所涉及的密封用树脂组合物形成。
但本发明并不限定于上述实施方式,在能够实现本发明目的的范围内的变形、改良等包括在本发明中。
实施例
以下,参考实施例对本发明进行详细说明,但本发明不受这些实施例记载的任何限定。
<实施例1~9、比较例1(密封用树脂组合物的制造)>
首先,将表1中记载的配合量(质量份)的各成分在常温下使用混合机进行混合而得到混合物。
接着,以70℃以上100℃以下的温度对该混合物进行加热混炼。
然后,冷却至常温,之后进行粉碎,得到密封用树脂组合物。

[评价项目]
(流动性(螺旋流动长度))
使用低压传递成型机(Kohtaki Corporation制造的KTS-15),以模具温度175℃、注入压力6.9MPa、保压时间120秒的条件向按照ANSI/ASTM D 3123-72的螺旋流动长度测定用模具中注入上述得到的半导体密封用树脂组合物,测定流动长度。螺旋流动长度是流动性的参数,数值越大,流动性越好。单位为cm。
(胶凝时间)
将由各实施例、比较例的密封用环氧树脂组合物构成的试样置于设定为175℃的加热板上,试样熔融后,一边利用刮勺搅拌一边测定直至固化为止的时间。该时间越短,表明固化速度越快。
将结果示于表2。
(成型收缩率)
对于实施例和比较例的各密封用环氧树脂组合物,在进行树脂密封(ASM:asMold)之后,以假设使其正式固化而制作树脂密封基板的加热条件(PMC:Post Mold Cure)评价收缩率。首先,测定圆盘状的模具的室温时的4处的尺寸,计算其平均值。接着,将密封用环氧树脂组合物投入到模具中得到圆盘状的固化物,在与利用该模具测定的部位对应的4处测定对所得到的固化物实施热处理之后的室温时的直径,计算其平均值。接着,将所得到的平均值带入下式:〔(室温时的模具尺寸-热处理后的固化物的室温时的尺寸)/室温时的模具尺寸〕×100(%),计算固化物的收缩率Sn(%)。
将结果示于表2。假设树脂密封的温度条件设为175℃、120秒,假设正式固化的温度条件设为175℃、4小时。
(常温时弹性模量、热时弹性模量)
固化物的热时弹性模量依照JISK-6911按照以下方法测定。首先,使用低压传递成型机(Kohtaki Corporation制造的“KTS-15”)以模具温度175℃、注入压力6.9MPa、固化时间120秒的条件对密封用树脂组合物进行注射成型,得到10mm×4mm×4mm的试验片。接着,利用使用DMA测定装置(Seiko Instruments Inc.制)的三点弯曲法,以测定温度范围0℃~300℃、5℃/分钟的条件对该试验片进行升温测定,测定25℃时的固化物的常温时弹性模量和260℃时的固化物的热时弹性模量。其中,单位为MPa。
(熔融粘度(矩形压力))
使用低压传递成型机(日本电气株式会社制造的40t手动冲压机),以模具温度170℃、注入流量177mm3/秒的条件向宽度15mm、厚度1mm、长度175mm的矩形的流路中注入上述得到的半导体密封用树脂组合物,利用埋设于流路的距上游前端25mm的位置的压力传感器测定压力的经时变化,测定半导体密封用树脂组合物流动时的最低压力。矩形压力是熔融粘度的参数,数值越小,表明熔融粘度越低。
(玻璃化转变温度、线膨胀系数(α1、α2))
对于各实施例和各比较例,如下所述测定所得到的半导体密封用树脂组合物的固化物的玻璃化转变温度和线膨胀系数。首先,使用传递成型机以模具温度175℃、注入压力9.8MPa、固化时间3分的条件对半导体密封用树脂组合物进行注射成型,得到15mm×4mm×4mm的试验片。接着,对所得到的试验片以175℃进行4小时后固化之后,使用热机械分析装置(Seiko Instruments&Electronics,Ltd.制造,TMA100)以测定温度范围0℃~320℃、升温速度5℃/分钟的条件进行测定。根据该测定结果,计算玻璃化转变温度Tg(℃)、玻璃化转变温度以下时的线膨胀系数(α1)、玻璃化转变温度以上时的线膨胀系数(α2)。α1为40℃~80℃时的线膨胀系数,α2为190℃~230℃时的线膨胀系数。将结果示于表2。表2中,α1和α2的单位为ppm/℃,玻璃化转变温度的单位为℃。
(封装体翘曲)
使用低压传递成型机,以模具温度175℃、注入压力6.9MPa、固化时间2分钟的条件使用实施例、比较例的密封用树脂组合物进行密封成型,制作半导体封装体。该半导体装置为球栅阵列(BGA)封装体(树脂密封部分尺寸:35mm×35mm×厚度1.2mm),芯片尺寸为7mm×7mm。另外,导线为金线,导线直径为20μm,平均导线长度为5mm。将所得到的半导体装置各4个封装体以175℃进行4小时的后固化,冷却至室温后,从封装体的栅极向对角线方向,使用表面粗糙度计测定高度方向的变动,将变动差最大的值作为翘曲量,将4个封装体的翘曲量的平均值小于150μm判定为○,将150μm以上判定为×。
并且,对于使用实施例的密封用树脂组合物的半导体封装体,进一步以260℃、10分钟的条件实施回流处理,结果确认回流处理后的4个封装体的翘曲量的平均值小于150μm。
(导线偏移)
利用软X射线透射装置观察在封装体翘曲量的评价中成型的BGA封装体。作为导线偏移量的计算方法,将1个封装体中偏移最多(变形最大)的导线的偏移量设为(F),将该导线的长度设为(L),计算偏移量=F/L×100(%),将4个封装体的平均值小于5%判定为○,将5%以上判定为×。
本申请主张基于2018年12月27日申请的日本申请特愿2018-244444号的优先权,其公开的全部内容援引于此。
Claims (11)
1.一种密封用树脂组合物,其特征在于,
含有(A)环氧树脂、(B)固化剂和(C)填充材料,
环氧树脂(A)含有具有萘基醚骨架的环氧树脂(A-1),
将所述密封用树脂组合物的固化物的玻璃化转变温度设为Tg(℃)、将所述密封用树脂组合物的固化物的190℃~230℃时的线膨胀系数设为α2(ppm/℃)、将所述密封用树脂组合物的固化物的260℃时的热时弹性模量设为E2(MPa)、将通过以下方法测得的所述密封用树脂组合物的175℃时的矩形压力设为η2(MPa)时,
满足以下式(1),
式(1):E2×(α2×10-6)×(175-Tg)×η2≤0.3
方法:
使用低压传递成型机,以模具温度170℃、注入流量177mm3/秒的条件向宽度15mm、厚度1mm、长度175mm的矩形的流路中注入所述密封用树脂组合物,利用埋设于流路的距上游前端25mm的位置的压力传感器测定压力的经时变化,测定所述密封用树脂组合物的流动时的最低压力(MPa),将其作为矩形压力。
2.根据权利要求1所述的密封用树脂组合物,其特征在于,
环氧树脂(A)含有除具有萘基醚骨架的环氧树脂(A-1)以外的环氧树脂(A-2)。
3.根据权利要求1或2所述的密封用树脂组合物,其特征在于,
相对于环氧树脂(A)100质量份,具有萘基醚骨架的环氧树脂(A-1)的含量为1质量份以上70质量份以下。
5.根据权利要求1至4中任一项所述的密封用树脂组合物,其特征在于,
相对于所述密封用树脂组合物100质量份,填充材料(C)的含量为65质量份%以上98质量份%以下。
6.根据权利要求1至5中任一项所述的密封用树脂组合物,其特征在于,
固化剂(B)含有选自酚系固化剂、胺系固化剂、酸酐系固化剂和硫醇系固化剂中的至少一种。
7.根据权利要求1至6中任一项所述的密封用树脂组合物,其特征在于,
相对于环氧树脂(A)100质量份,固化剂(B)的含量为30~70质量份。
8.一种半导体装置,其特征在于,
具有通过将权利要求1至7中任一项所述的密封用树脂组合物固化而形成的密封树脂。
9.一种半导体装置的制造方法,其特征在于,包括:
在基板上搭载半导体元件的工序;和
使用权利要求1至7中任一项所述的密封用树脂组合物将所述半导体元件密封的密封工序。
10.根据权利要求9所述的半导体装置的制造方法,其特征在于,
在所述密封工序之后具有回流工序。
11.根据权利要求10所述的半导体装置的制造方法,其特征在于,
所述回流工序中的回流温度为200℃以上。
